断面構造図、第２図ａ乃至ｄは、ｐ型ベース（ゲ
ート）の高不純物密度領域の形状を種々変化した
本考案の実施例、第３図は、本考案により光トリ
ガサイリスタの動作回路例であり、ａはゲート開
放の場合、ｂは外部ゲート抵抗により感度可変型
とした例、ｃはゲートにターン・オフさせるため
のゲート電圧回路を設ける実施例、第４図ａ乃至
ｅは、本考案の別の実施例、第５図ａ乃至ｃは本
考案の光トリガサイリスタのゲート、カソード、
アノードにコンデンサをつけた動作回路実施例、
第６図ａ乃至ｆは、本考案の光トリガサイリスタ
の他の動作回路の実施例である。

    【実用新案登録請求の範囲】
  1. カソード、ゲート、高抵抗チヤンネル、アノー
    ドよりなるサイリスタにおいて、ゲート部分の不
    純物密度に不均一をつけ、該ゲートの不純物密度
    の高いところに光によつて発生したキヤリアのう
    ち少数キヤリアを蓄積させ、該ゲートの不純物密
    度の低いところはキヤリアが抜け易いようにして
    、該ゲートの不純物密度の高い所と該ゲートの不
    純物密度の低い所の電位が電気的に互いに結合せ
    しめるように構成したことを特徴とした静電誘導
    型フオトサイリスタ。
