〔発明が解決しようとする問題点1
サーマルヘツド等における発熱抵抗体においても、近年
の電子工業の発展とともに、その精度、安定性の向上が
望まれている。しがしながら、従来から用いられている
抵抗体材料においては、比抵抗率そのものや温度による
比抵抗率の変化、さらに再現性、信頬性などにも問題が
あった。たとえば、ニクロム、タンクルなどの金属ある
いは窒化タンタル、炭化チタンなどの侵入型金属化合物
では、金X型の電気伝導を示すため、比抵抗率が低いた
めに薄膜抵抗として用いる場合、膜厚を薄くするか、ま
たは、配線を細く、長くする必要があった。このため、
抵抗体を作製する場合における歩留まりの低下をきたし
、信頼性をも低下させていた。さらに、このような抵抗
体材料では、電力を加えることによる温度上昇のために

の小さな抵抗体とすることができる。炭化ケイ素は、室
温付近では、炭化チタンの10”〜lO?倍の比抵抗率

[発明の効果]
この発明によれば、炭化チタンの金属的電気伝導性と炭
化ケイ素の半導体的電気伝導性を共に活かすことが出来
るため、比抵抗率そのものを高めることを可能にし、か
つ、温度に対する比抵抗率の依存性を゛小さくすること
が可能になった。これにより、サーマルヘッド等の微細
な発熱抵抗体に対して、極めて信頼性が高く、かつ、安
定した抵抗体材料として適用することが出来る。すなわ
ち、比抵抗率を高くなったことにより、発熱部である薄
膜抵抗体の膜厚を厚(、また、配線幅を故意に細くする
必要がなくなり、信頼性を高めることが出来るのに加え
、量産面においても従来に比べ、フォトリソグラフィー
工程などにおいて格段の歩留まりの向上を図ることを可
能にできる。さらに、比抵抗率の温度依存性が小さいの

が考えられるが、いずれも実施例にあげた方法と同様の
