〔産業上の利用分野〕 本発明は、液体噴射記録ヘッドの製造方法に関し、特に
、高密度に配列された特性の揃った多数の液体の吐出口
を有し、高速で高精細の記録が可能な液体噴射記録ヘッ
ドの製造に好適な方法に関する。

【従来の技術1 液体噴射記録方式に適用される液体噴射記録ヘッドは、
一般に微細な記録用の液体の吐出口、液路及び該液路の
一部に設けられる液体吐出エネルギー発生部とを備えて
いる。従来、このような液体噴射記録ヘッドを作成する
方法として、例えば、ガラスや金属等の板を用い、該板
に切削やエツチング等の加工手段によって微細な溝を形
成した後、該溝を形成した板を他の適当な板と接合して
液路の形成を行なう方法が知られている。 しかしながら、斯かる従来法によって作成される液体噴
射記録ヘッドでは、切削加工される液路内壁面の荒れが
大きすぎたり、エツチング率の差から波路に歪が生じた
りして、流路抵抗の一定した液路が得難く、製作後の液
体噴射記録ヘッドの記録液吐出特性にバラツキが出易い
と言った問題があった。また、切削加工の際に板の欠け
や割れが生じ易く、製造歩留りが悪いと言う欠点もあっ
た。また、エツチング加工を行なう場合には、製造工程
が多く、製造コストの上昇を招くという不利もあった。 更には、上記従来法に共通する欠点として、液路を形成
した溝付板を、記録液小滴を吐出させるための吐出エネ
ルギーを発生する圧電素子や電気熱変換体等の駆動素子
が設けられた蓋板とを貼り合せる際に、これら板の位置
合わせが困難であり、量産性に欠けると言った問題もあ
った。 また、液体噴射記録ヘッドは、通常その使用環境下にあ
っては、記録用の液体(一般には、水を主体とし多くの
場合中性ではないインク液、あるいは有機溶剤を主体と
するインク液等)と常時接触している。それ故、液体噴
射記録ヘッドを構成するヘッド構造材料は、記録液から
の影響を受けて強度低下を起こすことがなく、また逆に
記録液中に、記録液適性を低下させるような有害な成分
を与えることのないものであることが望まれるが、上記
従来法においては、加工方法等の制約もあって、必ずし
もこれら目的にかなった材料を選択することができなか
った。 斯かる従来法の問題点を解消するべく本出願人は先に特
願昭59−274689号(特開昭61−154947
号公報)として、活性エネルギー線硬化性材料な流路構
成部材として用いる液体噴射記録ヘッドの製造方法を提
唱した。 しかしながら該方法は、液路に連絡する液室の大きさや
高さなど、液室を自在に製作することにおいては必ずし
も満足のゆくものではなかった。 特に吐出口およびこれに連通ずる液路が高密度に配され
、記録用紙の紙幅いっばいに亘って同時に吐出を行なわ
しめるようなマルチアレイタイプの液体噴射記録ヘッド
においては、液供給速度を高め、記録液の安定且つ均一
な吐出を行なう上で液室容積を大きくすることは重要で
ある。 従って、より大きな液室な有する液体噴射記録ヘッドを
効率かつ精度良く製造できる方法が要望されていた。 本願出願人は、このような要望に答えるべく、第1の基
材上に少なくとも液路を形成するための固体層と、少な
くとも液路の壁の形成に利用する活性エネルギー線硬化
性材料層と、第2の基材を順次積層した後、該第2の基
材上にマスクを積層し、該マスクの上方から活性エネル
ギー線を照射して、活性エネルギー線硬化性材料層の少
なくとも液路の壁の構成部分を硬化させ、更に固体層と
活性エネルギー線硬化性材料層の未硬化部分を2つの基
材間から除去し、少なくとも液路を形成する方法を出願
(特開昭62−253457号公報参照)した。 〔発明が解決しようとする課題J 上述の特開昭62−253457号公報に開示された方
法は、液室に対する設計上の制約がより少なく、より自
在に設計上の液室の増減を行なえるという利点がある。 この方法において、液室容量をより大きくしようとする
場合には、第2の基板の厚さを厚くする、あるいは活性
エネルギー線硬化性材料層の厚さを厚くする必要がある
。 ところが、これらの厚さが大きすぎると、活性エネルギ
ー線の照射段階で、活性エネルギー線硬化性材料層全体
に十分な強度及び量の活性エネルギー線が到達できず、
十分な硬化率が得られなくなる。 そのような場合、第1の基板と硬化層、あるいは第2の
基板と硬化層の間の接着性が不充分となり、そこに剥離
が生じやすくなる。 この方法において、活性エネルギー線硬化性材料層の硬
化率を向上させるために、活性エネルギー線の照射時間
を長くすることができるが、活性エネルギー線の照射時
間が長時間になった場合、活性エネルギー線の回折の影
響により硬化部分のパターンのエッヂ部分が不鮮明とな
り、所望の形状の液路等を得られない場合があった。 従って、上述の特開昭62−253457号公報に開示
の方法においては、液室容量を増大させるにはなお品質
上のあるいは製造上の制限があった。 本発明の目的は、液室に対する設計上の制限が更に少な
く、より大容量の液室な有する液体噴射記録ヘッドを製
造できる方法を提供することにある。 また、液室を自在に形成することができ、且つ安価、精
密であり、また信頼性も高い液体噴射記録ヘッドを供給
し得る液体噴射記録ヘッドの製造方法を提供することを
目的とする。 また、液路が精度良く正確に且つ歩留り良く微細加工さ
れた構成を有する液体噴射記録ヘッドを供給することが
可能な方法を提供することも目的とする。 また、液体との相互影響が少なく、機械的強度や耐薬品
性に優れた液体噴射記録ヘッドを供給し得る液体噴射記
録ヘッドの製造方法を提供することも目的とする。 〔課題を解決するための手段] 本発明の液体噴射記録ヘッドの製造方法は、液体の吐出
口を有する面と、該吐出口と連通する液路と、該液路を
介して前記吐出口に供給される液体を貯溜する液室と、
前記液路と対応して設けられ、前記吐出口からの液体の
吐出に利用されるエネルギーを発生するエネルギー発生
体とを有する液体噴射記録ヘッドの製造方法において、
(a)前記エネルギー発生体を有する基板上に、前記吐
出口及び液路を形成するための固体層と、該固体層を覆
うように設けられる活性エネルギー線硬化性材料層と、
第2の基材とを順次積層して積層体とする工程と、 (b)前記積層体の液室となる部分以外に位置する活性
エネルギー線硬化性材料に活性エネルギー線を照射する
工程と、 (c)工程(b)を経た積層体の液室となる部分にある
未硬化活性エネルギー線材料層を除去する工程と、 (d)工程(c)を経た積層体のエネルギー発生体より
下流部を切断し、吐出口を有する面となる切断面を形成
する工程と、 (e)工程(d)で得た切断面に活性エネルギー線を照
射する工程と、 (f)工程(e)を経た積層体から固体層及び未硬化の
活性エネルギー線硬化性材料を除去し、前記吐出口及び
液路な形成する工程と を含むことを特徴とする。 以下、必要に応じて図面を参照しつつ、本発明の詳細な
説明する。 第1図乃至第9図は、本発明の方法の基本的な工程を説
明するための模式図であり、第1図乃至第9図のそれぞ
れには、本発明の方法によって得られる液体噴射記録ヘ
ッドの構成とその製作手順の一例が示されている。尚、
本例では、2つの吐出口を有する液体噴射記録ヘッドが
示されているが、もちろんこれ以上の吐出口を有する高
密度マルチアレイ液体噴射記録ヘッドの場合あるいは1
つの吐出口を有する液体噴射記録ヘッドの場合でも同様
であることは言うまでもない。 本発明においては、例えばガラス、セラミックス、プラ
スチックあるいは金属等から成り、少なくともその一方
が活性エネルギー線透過性である2枚の基板が用いられ
る。第1図は固体層形成前の第1の基材の一例の模式的
斜視図である。 このような第1の基材1は、液路および液室構成材料の
一部として機能し、また後述の固体層および活性エネル
ギー線硬化性材料層積層時の支持体として機能させるも
のであり、後述する活性工ネルギー線照射の工程を該第
1の基材1側から行なう場合は、活性エネルギー線透過
性であることが必要であるが、その他の場合は、その形
状、材質等、特に限定されることなく使用することがで
きる。 第1の基材1上には、電気熱変換体あるいは圧電素子等
の吐出口からの液体の吐出に利用されるエネルギーを発
生するエネルギー発生体2が所望の個数配設される(第
1図では2個)。このような液体吐出エネルギー発生素
子2によって記録用液体の小滴を吐出させるための吐出
エネルギーが液体に与えられ、記録が行なわれる。因に
、例えば上記エネルギー発生体2として電気熱変換体が
用いられるときには、それが、近傍の液体が加熱される
ことにより、吐出口から液体が吐出される。また、例え
ば圧電素子が用いられるときは、その機械的振動によっ
て、液体の吐出が行なわれる。 なお、これ等のエネルギー発生体2には、これらを動作
させるための制御信号入力用電極等(不図示)が接続さ
れている。また、一般にはこれらエネルギー発生体の耐
用性の向上等を目的として、保護層等の各種の機能層が
設けられるが、もちろん本発明においてもこのような機
能層を設けることは一向に差しつかえない。 次いで、上記エネルギー発生体2を含む第1の基材l上
の液路形成部位およびそれと連絡する液室形成部位に、
例えば第2図(A)に示されるような固体層3を積層す
る。 尚、本発明においては液路および液室形成部位の双方に
固体層を設けることは必ずしも必要ではなく、固体層は
少なくとも液路形成部位に設ければよい。また、説明が
前後するが、第2図(B)に第2の基材の一例を示す1
本例では、第2の基材4は、液室形成予定部位に凹部5
及び2ケの液供給口6を有したものとして構成されてい
る。以後、第3図乃至第6図のそれぞれ(A)は、第2
図のA−A’線に沿った第1および第2の基板の模式的
断面図を示し、第3図乃至第6図のそれぞれ(8)は、
第2図のB−B’線に沿った第1および第2の基板の模
式的断面図を示すものとする。 上記固体層3は、後述する各工程を経た後に除去され、
該除去部分にその一端が吐出口として形成された液路お
よび液室が構成される。もちろん、液路および液室の形
状は所望のものとすることが可能であり、固体層3も該
液路および液室の形状に応じたものどすることができる
。因に、本例では、2つの吐出エネルギー発生素子に対
応して設けられる2つの吐出口のそれぞれから液体の小
滴を吐出させることが可能なように、液路は2つに分散
され、液室は該液路の各々に液体を供給し得るようにこ
れらと連通したものとされている。 このような固体N3を構成するに際して用いられる材料
および手段としては、例えば下記に列挙するようなもの
が具体的なものとして挙げられる。 ■感光性ドライフィルムを用い、所謂ドライフィルムの
画像形成プロセスに従って固体層を形成する。 ■基材l上に所望の厚さの溶剤可溶性ポリマー層および
フォトレジスト層を順に積層し、該フォトレジスト層の
パターン形成後、溶剤可溶性ポリマー層を選択的に除去
する。 ■樹脂を印刷する。 ■に挙げた感光性ドライフィルムとしては、ポジ型のも
のもネガ型のものも用いることができるが、例えばポジ
型ドライフィルムであれば、活性エネルギー線照射によ
って、現像液に可溶化するポジ型ドライフィルム、また
ネガ型ドライフィルムであれば、光重合型であるが塩化
メチレンあるいは強アルカリで溶解あるいは剥離除去し
得るネガ型ドライフィルムが適している。 ポジ型ドライフィルムとしては、具体的には、例えばr
OZATEc  R225J  [商品名、ヘキストジ
ャパン■]等、またネガ型ドライフィルムとしては、r
OZATEc Tシリーズ」 [商品名、ヘキストジャ
バン■〕、rPHOTEc PHTシリーズ」 〔商品
名、日立化成工業用〕、rRIsTONJ  [商品名
、デュ・ボン・ド・ネモアース・Co)等が用いられる
。 もちろん、これらの市販材料のみならず、ボミティブに
作用する樹脂組成物、例えばナフトキノンジアト誘導体
とノボラック型フェノール樹脂委主体とする樹脂組成物
、及びネガティブに作用する樹脂組成物、例えばアクリ
ルエステルを反応者とするアクリルオリゴマーと熱可塑
性高分子化そ物および増感剤を主体とする組成物、ある
いはオリチオールとポリエン化合物および増感剤とから
成る組成物等が同様に用いることができる。 ■に挙げた溶剤可溶性ポリマーとしては、そわを溶解す
る溶剤が存在し、コーティングによって被膜形成し得る
高分子化合物であればいずれでも用い得る。ここで用い
得るフォトレジスト層としては、典型的にはノボラック
型フェノール樹脂とナフトキノンジアジドから成るポジ
型液状フォトレジスト、ポリビニルシンナメートから成
るネガ型液状フォトレジスト、環化ゴムとビスアジドか
ら成るネガ型液状フォトレジスト、ネガ型感光性ドライ
フィルム、熱硬化型および紫外線硬化型のインキ等が挙
げられる。 ■に挙げた印刷法によって固体層を形成する材料として
は、例えば蒸発乾燥型、熱硬化型あるいは紫外線硬化型
等のそれぞれの乾燥方式で用いられている平板インキ、
スクリーンインキならびに転写型の樹脂等が用いられる
。 以上に挙げた材料群の中で、加工精度や除去の容易性あ
るいは作業性等の面から見て、■の感光性ドライフィル
ムを用いる手段が好ましく、その中でもポジ型ドライフ
ィルムを用いるのが特に好ましい。すなわち、ポジ型感
光性材料は、例えば解像度がネガ型の感光性材料よりも
優れている、レリーフパターンが垂直かつ平滑な側壁面
を持つ、あるいはテーバ型ないし逆テーパ型の断面形状
が容易につくれるという特長を持ち、液路な形づくる上
で最適である。また、レリーフパターンを現像液や有機
溶剤で溶解除去できる等の特長を有しており、本発明に
おける固体層形成材料として好ましいものである。特に
、例えば先に挙げたナフキノンジアジドとノボラック型
フェノール樹脂を用いたポジ型感光性材料では、弱アル
カリ水溶液あるいはアルコールで完全溶解できるので、
吐出エネルギー発生体の損傷を何ら与えることがなく、
かつ後工程での除去もきわめて速やかである。このよう
なポジ型感光性材料の中でも、ドライフィルム状のもの
は10〜100μmの厚膜のものが得られる点で、最も
好ましい材料である。 上記固体層3が形成された第1の基板1には、例えば第
3図(A)および(B)に示されるように、該固体層3
を覆うように活性エネルギー線硬化性材料層7が積層さ
れる。 活性エネルギー線硬化性材料としては、上記固体層を覆
設し得るものであれば好適に使用することができるが、
該材料は、液路および液室を形成して液体噴射記録ヘッ
ドとしての構造材料と成るものであるので、基板との接
着性、機械的強度、寸法安定性、11ij蝕性の面で優
れたものを選択し用いることが好ましい。そのような材
料を具体的に示せば、液状で、紫外線硬化および電子ビ
ーム硬化などの活性エネルギー線硬化性材料が適してお
り、中でもエポキシ樹脂、アクリル樹脂、ジグリコール
ジアルキルカーボネート樹脂、不飽和ポリエステル樹脂
、ポリウレタン樹脂、ポリイミド樹脂、メラミン樹脂、
フェノール樹脂、尿素樹脂等が用いられる。特に、光に
よってカチオン重合を開始することのできるエポキシ樹
脂、光によってラジカル重合できるアクリルエステル基
を持ったアクリルオリゴマー類、ポリチオールとポリエ
ンを用いた光付加重合型樹脂、不飽和シクロアセクール
樹脂等は、重合速度が大きく、重合体の物性も優れてお
り、構造材料として適している。 活性エネルギー線硬化性材料のgIN方法としては、例
えば基板形状に即したノズルを用いた吐出器具、アプリ
ケータ、カーテンコータ、ロールコータ、スプレコータ
、スピンコータ等の手段で積層する方法が具体的なもの
として挙げられる。 尚、液状の硬化性材料を積層する場合には、該材料の脱
気を行った後、気泡の混入を避けながら行うのが好まし
い。 次に、第4図(A)および(B)に示すように、第1の
基材1の活性エネルギー線硬化性材料層7上に第2の基
板4を積層する。この際、該第2の基板4には、所望の
液室容積を得るための凹部を必要に応じて液室形成部位
に設けてもよい。もちろん第2の基板4も第1の基板1
と同様に、ガラス、プラスチック、感光性樹脂、金属、
セラミックス等の所望の材質のものを用いることができ
るが、活性エネルギー線照射の工程を該第2の基板4側
から行なう場合は、活性エネルギー線透過性であること
が必要である。また、第2の基板4には、液体供給用の
供給口が予め設けられていてもよい。 尚、上記においては特に示さなかったが、活性エネルギ
ー線硬化性材料層7の積層は、第2の基材を固体層に積
層した後に行なってもよい。この場合の積層方法として
は、第2の基材4を第1の基材】と圧着した後、内部を
減圧にし、その後、該硬化性材料を注入する等の方法が
好ましく用いられる。また、第2の基板4を積層するに
際しては、活性エネルギー線硬化性材料層を所要の厚さ
にするべく、例えば基板間にスペーサーを設けたり、第
2の基材4の端部に凸部を設ける等の工夫をしてもよい
。 こうして第1の基材、固体層、活性エネルギー線硬化性
材料層および第2の基材が順次積層された積層体を得た
後、第5図(A)および(B)に示すように、液室形成
予定部位に対して、それを活性エネルギー線9から遮蔽
するように、活性エネルギー線透過性の基板側(本例で
は第2の基材4)にマスク8を積層し、該マスク8の上
方から活性エネルギー線9を照射する(図中に示したマ
スク8の黒塗りの部分が活性エネルギー線を透過しない
部分であり、黒塗り部組外が活性エネルギー線を透過す
る部分である)。この活性エネルギー線9の照射により
、該照射部分の活性エネルギー線硬化性材料(図中に符
号10にて示す斜線部分)が硬化して硬化樹脂層が形成
されるとともに、該硬化によって第1の基材lと第2の
基材4の接合も行なわれる。 活性エネルギー線としては、紫外線、電子線、可視光線
等が利用できるが、基材を透過させての露光であるので
紫外線、可視光線が好ましく、また重合速度の面から紫
外線が最も適している。紫外線の線源としては、高圧水
銀灯、超高圧水銀灯、ハロゲンランプ、キセノンランプ
、メタルハライドランプ、カーボンアーク等のエネルギ
ー密度の高い光源が好ましく用いられる。光源からの光
線は、平行性が高く、熱の発生が少ないもの程精度の良
い加工が行なえるが、印刷製版ないしプリント配線板加
工あるいは光硬化型塗料の硬化に一般に用いられている
紫外線光源であれば概ね利用可能である。 活性エネルギー線に対するマスクとしては、特に紫外線
もしくは可視光線を用いる場合、メタルマスク、銀塩の
エマルジョンマスク、ジアゾマスク等が挙げられ、その
他、単に液室形成部位に黒色のインクの印刷もしくはシ
ールを貼りつける等の方法でもかまわない。 次に、活性エネルギー線照射処理を終了した積層体から
、液室形成部位にある未硬化の活性エネルギー線硬化性
材料を除去し、液室の一部を形成する。 このとき、液室形成部位にある固体層を同時にもしくは
順次溶解除去すると、工程上効率が良く好ましい。 固体層及び未硬化の活性エネルギー線硬化性材料を除去
した場合には、第6図(A)及び(B)に示すように液
室が形成された状態を得ることができる。 なお、未硬化の活性エネルギー線硬化性材料の除去には
、有機溶剤、水を主体とする液体混合物等から、用いた
材料の種類に応じて適宜選択されたものが使用される。 上述の除去操作では、液室形成予定部位(そこに接する
部分の固体層も除去されても良い)は、容易に溶解除去
されるが、微細な液路形成予定部位内の固体層は、容易
に溶解除去されない、しかしながら、後述するように、
このことは後工程に有利に作用する。液室12の一部若
しくは全部の形成が終了した積層体のエネルギー発生体
2の下流部の吐出口13を有する面を形成できる位置(
例えば第2図C′に相当する部分)で切断し、必要に応
じて形成された切断面を研磨して、吐出口13を有する
面を形成する。 この切断及び研磨にあたっては、エネルギー発生体2の
設置部から所定の距離を正確に有する吐出口13が得ら
れるように、切断位置及び研磨の程度を選択する。 以上のような研磨および他の処理工程を行なう際には液
路内は固体層3が充填されており、その研磨および他の
処理は流路の内壁に影響を与えることがない。なお、必
要ならば他の部分の切断を行なってもよいし、必要がな
ければ上記研磨および他の処理を行なわなくともよい。 また、上記切断には、例えば半導体製造用の精密切断装
置などを用いることが望ましい。 次に、吐出口13を有する面を露出した積層体に、第7
図に示すように、吐出口13を有する面から活性エネル
ギー線9を照射し、活性エネルギー線硬化性材料[10
を完全に硬化させる。活性エネルギー線としては前述し
たのと同様のものが使用できる。 次に液路内に充填されている固体層3を、第8図(A)
に示すように溶解除去し、その内部を洗浄することによ
り、液路を完成する。固体N3の溶解除去および洗浄処
理は、特に限定されるものではないが具体的には、例え
ば固体層3を溶解する液体に浸漬して除去する等の方法
が好ましい。この際、必要に応じて超音波処理、加熱、
振どう、加圧循環その他の除去促進手段を用いることに
より、短時間に溶解除去および洗浄を完了させることが
できる。 上記除去手段に対して用いられる液体としては、例えば
含ハロゲン炭化水素、ケトン、エステル、芳香族炭化水
素、エーテル、アルコール、N−メチルピロリドン、ジ
メチルホルムアミド、フェノール、水、酸あるいはアル
カリを含む水、等が挙げられる。これら液体には、必要
に応じて界面活性剤を加えてもよい。 以上説明した本発明の方法により、第9図に示した液体
噴射記録ヘッドを得ることができる。 〔実施例〕 以下、実施例により本発明の方法を更に詳細に説明する
。 なお、下記実施例の主要操作は、上述の第1図〜第9図
に示した手順に準じて行い、第9図の構成を有する液体
噴射記録ヘッドを得た。 まず、エネルギー発生体としての電気熱変換体(材質H
fB2)を、第1の基材としてのガラス基板(厚さ1.
!mm)上に形成、配置した後、該第1の基材上にポジ
型ドライフィルムrOZATEc R225J[ヘキス
ト■1から成る厚さ25μmの感光層をラミネーション
によって形成した。この感光層にパターンのマスクを重
ね、液路および液室形成予定部位を除く部分に560 
mJ/cm”の紫外線照射を行なった。液路の寸法は、
