電流は増幅器10を経てAD変換器11でデジタ
ル化されデータ処理装置12に取り込まれ、デー
タ処理装置12はDA変換器13、デフレクタ電
源14を経デフレクタ4で一次イオンビームをコ
ントロールできるようになつている。

ば、エツチングされた部分の壁面から放出される
イオンの為に正しい深さ方向の濃度分布を得るこ
とはできないといつた欠点を有する。

無視できなくなるものであつた。

度の向上を図つたイオンマイクロアナライザを提
供するものである。

連続的に領域を縮小することは、縮小速度が深さ
方向の限界を定めてしまう為実用的でない。第4
図aに示すように、試料5上において、128点×
128点の掃引をしようとする。このとき、掃引領
域のうち周辺2点が壁面の影響を受けていると
し、また測定対象領域を前記掃引領域内であつて
64点×64点の中心部とした場合、壁面の影響を受
ける周辺部とラスタ掃引エリアとの比は 1282−1242/1282=0.06 となる。

である。この狭めるタイミングは以下の手法で行
なえば良い。エツチング周辺部と壁面部の二次イ
オン電流値を計測し、この両者の比が定められた
レベルを越えたときに掃引領域を縮小してやれば
良い。前述の例を掲げて説明すると周辺部と中心
の計測エリアの比は 0.06×1/0.25=0.24 であるからもし均一濃度のとき周辺部のイオン電
流値は中心部の0.24附近のにある。仮りにこの比
が2.4,24と大きくなれば周辺部に濃度の高い成
分が露出し逆に中心部にはこの成分が無くなつて
いることを示している。そこである定められたレ
ベルを越えて比が大きくなつた場合掃引領域を縮
小すれば、壁面の影響は避けられることになる。
第7図は上記方法によつて測定した際の試料5の
エツチングされた断面図を示す。同図において、
不純物質22が露出し終つた段階で、掃引エリア
を狭めている状態が判る。また、第8図は、周辺
部のプロフアイルを破線a―a′で実線b―b′を中
心部の濃度プロフアイルを示している。P1点で
両者の比があるレベルを越えたとする。ここで掃
引領域を縮小すれば周辺部のプロフアイルはa″に
移行する。再びP2点でレベルを越えれば、また
領域を制限してやれば良い。これによりb―b′の
ように高いダイナミツクレンジを持つプロフアイ
ル測定ができることになる。

発振器17から出力される信号により掃引器16
でXY掃引信号が作られるようになつている。こ
のXY掃引信号はデフレクタ電源15を経てデフ
レクタ4に送られこのデフレクタ4によつて一次
イオンビームを掃引するようになつている。前記
掃引信号は一次イオン位置識別器18にも送られ
この一次イオン位置識別器18によつて一次イオ
ンが周辺部かあるいは計測領域となる中心部かの
識別を行うようになつている。一方、二次イオン
は検出器9で検出されカウンタ19で計測される
ようになつている。この計測の際、前記一次イオ
ン位置識別器18から送られるゲート信号により
周辺部と中心部にそれぞれ別個に計測されるよう
になつている。ここにより求められる2つの計測
値は比較器20に送られてその比が求められ、か
つ予め定められたレベル値と比較されるようにな
つている。仮に求めた比がレベルを越えた場合に
は掃引領域を縮小すべく信号が掃引器16へ送ら
れるようになつている。そしてカウンタ19から
出力される信号は記録計21に送られ記録される
ようになつている。
