Description

【発明の詳細な説明】[Detailed description of the invention]

本発明は、アルミニウムなどの金属電極等を有
する半導体封止用に適したエポキシ樹脂組成物に
関するものである。 近年トランジスタ素子や集積回路素子などの半
導体素子は、エポキシ樹脂などの熱硬化性樹脂系
組成物を用いて封止することが広く採用されてい
る。これは、従来の金属やセラミツクス材料を用
いるハーメチツク方式に比べ、封止操作が簡単
で、さらに、経済性があるなどの利点があるため
である。しかしその反面、樹脂封止方式は、ハー
メチツク方式に比べ、高温高湿時に信頼性が劣る
という欠点がある。 すなわち、高温高湿時に信頼性が劣る理由とし
ては、次の様に考えられる。エポキキシ樹脂成形
体は、それ自体に透水性があるため、成形体中に
浸入した水分は、樹脂封止した半導体素子の表面
まで透過し、アルミニウムなどの金属電極等を腐
食、劣化させる。また、その際水分は、エポキシ
樹脂成形体中に含まれるNa+やCl-などの腐食性
のイオン性不純物を溶解し、半導体素子の表面ま
で運び、金属の腐食を促進させる。このイオン性
不純物は、エポキシ樹脂などの製造中に生成また
は混入するものであるが、これらを完全に除くこ
とは工程上難しい。これらの腐食性のイオン性不
純物の他に、エポキシ樹脂には、加水分解性塩素
が、イオン性不純物の塩素の10〜1000倍程度存在
している。これらは水分の浸入だけでは容易に脱
離しないが、熱や触媒の作用でイオン化して溶出
するので、アルミニウム電極等の腐食の一因とな
つている。 この様に、エポキシ樹脂封止方式には、耐湿
性、耐食性に問題があるので、現在までに樹脂封
止の信頼性を上げるために、様々な試みがなされ
てきた。例えば、不純物の少ない、樹脂組成物の
材料を選択するとか(特開昭56−26926号)、成形
体の耐湿、耐食性を向上させるような硬化促進剤
を検討するとか(特開昭56−158461号)、樹脂組
成物に腐食抑制剤を加える(特開昭56−72045号、
特開昭56−72046号、特開昭56−104926号、特開
昭56−160056号、特開昭56−16005号)などが挙
げられるが、顕著な効果は認められていない。 これに対して本発明者らは、樹脂封止の耐湿信
頼性を向上させるため、様々な検討を行なつてき
た結果、エポキシ樹脂、フエノール樹脂などの硬
化剤、触媒あるいはワツクスなどの有機材料中に
不純物として含まれたり、あるいは加熱時や混練
り時に分解して遊離してくるような、例えばフエ
ノール類やアミン類あるいはカルボン酸類のよう
な有機物質(以下遊離有機物質という)も耐湿信
頼性に大きな悪影響を与えており、そしてこのよ
うな遊離有機物を吸着して系から除去するアクリ
ル酸エステルの重合体を母体とする吸着樹脂又は
スチレンとジビニルベンゼンの重合体を母体とす
る吸着樹脂(以下有機物質吸着樹脂という)を含
有するエポキシ樹脂組成物を用いてアルミニウム
電極等を有する半導体を封止した場合、従来の製
品に比べ、飛躍的に耐湿信頼性が向上することを
見出した。つまり有機物質吸着樹脂を添加すると
高温、高圧水蒸気中での加速耐湿試験において
も、アルミニウム電極の腐食による断線率や、ア
ルミニウム電極間のリーク電流の不良率が従来の
製品よりも大幅に低減および抑制され、長時間に
亘つて所望の性能を維持、発揮できる。この効果
は、有機材料からの遊離有機物質が、浸透してく
る水分により半導体素子表面まで運ばれることに
よつて、金属の腐食を促進したり、電極間の電導
度を高め、リーク電流を増大させたりすること
が、有機物質吸着樹脂によつて除去されることに
より防止されるためと考えられる。 本発明は、上記知見に基づいてエポキシ樹脂、
硬化剤および無機充填剤を主成分とする組成物
と、有機物質吸着樹脂(アクリル酸エステルの重
合体を母体とする吸着樹脂又はスチレンとジビニ
ルベンゼンの重合体を母体とする吸着樹脂)との
エポキシ樹脂組成物を用いることによつて、アル
ミニウムなどの金属電極等に対して高度な耐湿性
と耐食性を有する、半導体装置封止用エポキシ樹
脂組成物を提供しようとするものである。 すなわち本発明は、エポキシ樹脂、硬化剤およ
び無機充填剤を主成分とする組成物100重量部と、
有機物質吸着樹脂(アルリル酸エステルの重合体
を母体とする吸着樹脂及び/又はスチレンとジビ
ニルベンゼンの重合体を母体とする吸着樹脂)
0.5〜30重量部とからなることを特徴とする半導

類の混合物または異種の混合物のいずれかでもよ

テルの重合体を母体とする吸着樹脂及び/又はス
チレンとジビニルベンゼンの重合体を母体とする
吸着樹脂0.5〜30重量部とからなることを特徴と
する半導体装置封止用エポキシ樹脂組成物。
