移行前において半導体ウェハの表面を検査することを行
っている.
この半導体ウェハの表面検査装置として例えば第6図に
示すものが知られている.図中、!は半導体ウェハ2が
搭載されるテーブル3を回転駆動するウェハ回転用モー
タ、4はウェハ回転用モータlを一方向に直線的に移動
させるウェハ送り機構、5は所定径の光を半導体ウェハ
2の表面に照射させる光照射器、6は半導体ウェハ2の
表面上の異物によって散乱される光を受光する受光部で
ある.
光照射器5は、半導体レーザなどの光源51と、この光
源51からの出射光を半導体ウェハ2に対して集束する
図示省略の光学系とを少なくとも具備している。また、

ハ衷面の異物の大きさや個数などを判定する検出手段と
を具備した構成の半導体ウェハの表面検査装置において

以上のように、−本発明によれば、半導体ウェハの表面
のどの位置に対しても光の入射角を一定にして散乱光の
ばらつきを抑えたから、特に異物の大小の判定が正確に
行えるようになる。しかも、前記光の入射角を一定とす
る光学手段を半導体ウェハから遠く離した位置に配置す
る必要がないので、設計自由度が従来のものに比べて増
