性に変化させた。次いで超高圧水銀灯(35onmフィ
ルタ)を用いて5 0 0 mJ/ cm2の露光量で
全面照射し、露光部分以外の所を.アルカリ可溶性に変
化させた。市販現像液を水で2倍に希釈した現像液で現
像し、0.lμmから100μmまでの設計パタンをネ
