Abstract

PURPOSE:To exactly realize a desired optical circuit function by providing stress-imparting films contg. stripe parts consisting of plural fine lines having a prescribed angle with the eight propagation direction of a core part. CONSTITUTION:Two flat plate-shaped stress imparting films 22A, 22B are loaded on the optical waveguide 1a between directional couplers 2a and 2b and are partly trimmed to a stripe shape. The flat plate-shaped stress imparting films 22A, 22B on the optical waveguides 1a, 1b between the directional couplers 2a and 2b are a-S1. The one a-S1 film 22a is partly trimmed to the stripe shape perpendicularly to the light propagation direction and the other a-S1 film 22b is previously trimmed to the stripe shape 22d parallel with the light propagation direction over the entire surface; thereafter, a part 22e thereof is trimmed perpendicularly to the light propagation direction. The desired optical circuit function is exactly attained in this way.

デバイスの実現手段として期待され′Cいる。 第12図および第13図は、このような石英系単一モー
ド光導波路を用いた従来の集積光デバイスの例としての
導波形マツハ・ツエンダ光干渉計の構成を説明するため
の、それぞれ、平面図およびそのAA’線に沿った断面
を拡大して示す断面図である。 第12図および第13図において、1はシリコン基板で
ある。1aおよび1bはシリコン基板上に石英系ガラス
材料により形成された石英系単一モード光導波路である
。光導波路1a、lbは2箇所で互いに近接して方向性
結合器2aおよび2bを構成し、その結合率は、いずれ
もほぼ50%になるよう設定されている。光導波路1a
、lbは、膜厚50μω程度のSin、系ガラスクラッ
ド層5に埋設された断面寸?fE7μmx−7μm程度
の5iOz−Ti02系またはSiO□−GeO□系ガ

る方法が従来より用いられてきたが、常時通電しておか
なければならないという問題があったため、縞状の応力
付与膜を光伝搬方向と平行にコア上部のクラッド上に装
荷し、その応力付与膜をトリ朶ングすることによって光
路長を微調節する方法が、特願昭63−283793号
に提案されている。 一方、前述したマツハ・ツエンダ光干渉計は、石英系ガ
ラスとシリコン基板との熱膨張係数の違いによりガラス
導波路部分は強い圧縮応力を受けており、これによって
光導波路は応力複屈折性を示している。その応力複屈折
値はBo=5x 10−’程度である( [1o−nt
v−nTEvここでntE:TE偏光の実効屈折率、I
’lrM:7M偏光の実効屈折率)。第15図は、第1
2図の光干渉計回路において、偏光方向の異なる光が入
射ボート3bから入射した場合の光周波数特性を示して
いる。ここで実線は7Mモード光が入射した場合、破線
はTEモード光が入射した場合である。この図から、光
導波路の応力複屈折性のために、入射光の偏光方向の違
いによって光周波数特性に位相差が生じることがわかる
。そのため、設定した偏光方向と異なる偏光が入射した
場合、前述した合分波動作が全く行われないという問題
があった。この偏波依存性を解消するために、ストリッ
プ状の応力付与膜をコア上部のクラッド上に装荷し、そ
の応力付与膜をトリミングすることにより複屈折値を調
節する方法が、特願昭63−116938号に提案され
ている。 特願昭63−283793号および特願昭63−116
938号の2つの方法は、はぼ同じ技術を用いており、
具体的にはスパッタ法等により応力付与膜、例えば非晶
質シリコン(a−5+)膜、をコア上部のクラッド上に
装荷することによりS;基板から受ける圧縮応力以外の
新たな応力をコア部へ加え、その量をArレーザやYA
Gレーザ等によるトリミングで調整することにより、複
屈折値もしくは光路長を変えるというものである。この
両方法ともに、簡便で、且つ、オンラインモニタを用い
て高精度に調節ができるため、集積光デバイスの作製方
法として極めて有効な手段である。 [発明が解決しようとする課題] しかし、前記両方法は同じ技術を用いているにもかかわ
らず、応力付与膜の形状が、応力複屈折値調整用は平板
状、光路長調整用は光伝搬方向に平行な縞状と異なるた
め、どちらか一方の調整しか行えず、設計時に、どちら
のトリくングをどの部分にどの程度行う必要があるかを
あらかじめ予測し、それに対応した応力付与膜を配置し
なければならないという問題があった。さらに、光路長
調整用応力付与膜の縞の形状は、例えば厚さ7−8μm
に対し周期lOμm程度、トリミング未処理部分の線幅
5−7μm程度と、微細かつ高アスペクト比であるため
、極めて高度な加工技術が必要であり、作製プロセスが
難しいという問題もあった。 本発明の目的は上記の問題点を解決した集積光デバイス
およびその製造方法を提供することにある。 [課題を解決するための手段1 本発明集積デバイスは、基板と、基板上C配置されたク

干渉計回路であり、2個の方向性結合器6a、fib間
の2木の導波路上に形状の等しい平板状応力付与用a−
5 I膜24a、24bが装荷されている。導波路6a
上のa−51膜24aは、第5図では、その一部24c
が光伝搬方向と垂直に、且つ、縞状にトリミングされて
いる。一方、第6図では、導波路6aおよび6b上のa
−5l膜24a、24bかあらかじめ光伝搬方向と平行
な縞状(24d)にトリミングされた後、導波路6a上
のa−5I膜24aのみその一部24eが光伝搬方向と
垂直にトリミングされている。導波路断面構造、a−5
、膜の形状、そしてトリミング縞の形状は第1図〜第4
図の場合と同じであり、第5図および第6図において、

5μmにわたり断面に垂直にトリミングした場合を示す

ザビームが照射されたa−5t部分23の応力がほとん
ど無くなり、応力をもつ部分、つまりトリミング未処理
部分、が5μm程度の細い縞状となっていることを示し
ている。 この結果から、レーザビーム等によってa−5xllI
22をトリミングし、上記程度の細い縞状にした場合、
応力付与膜の下部20μ−の位置にあるコアにはトリミ
ング方向に垂直な面内方向の応力がばとんど及ばないが
、組方向には十分な長さが存在しているため、応力は表
面付近に留まらずコア付近にも及ぶと結論できる。もち
ろん、第7図(a)の様に十分な幅および長さがある場
合は、組方向と垂直な断面内方向および組方向の応力が
コア部に作用する。ここで、組方向の応力は第7図(a

に縞状にトリミングされたa−5L膜24aを光伝搬方
向と垂直にトリミングすることによって光路長だけが変
わる。 上記の作用の効果は、第5図および第6図におけるマツ
ハ・ツエンダ光干渉計の対称性が導波路6a上のa−5
I膜24aをトリミングすることによって崩れることで
確かめられ、それは入射ボート3bから光が入射した場
合に方向性結合器2bにおける導波路6aと6bを伝搬
してきた光の位相差△φとして現れる。入射ボート3b

る位相変化量、を含んでおり、この分を差し引いた量が
光伝搬方向に垂直な面内方向の応力の変化によって生じ
た位相変化量である。 第3図の様に、光伝搬方向に対してQ−9θ°の間の角
度で縞状にトリミングした場合は、トリミング長に対す
る位相変化が第8図と第9図の中間の傾斜をもつことに
なる。したがって、トリミングの角度を適切に選択する
ことで、所望の位相変化量を得ることができる。 以上、本発明で重要な役割を担う応力付与膜とこの応力
付与膜を縞状にトリミングしたことによって得られる効
果について説明したが、次にこの縞状にトリミングする
方法を用いて、如何に複屈折値と光路長を同時に調節す
るかを説明する。 このレーザ・トリミングは、第1図において、例えば入
射ボート3bにモニター光を入射し、集積光デバイス(
ここではマツハ・ツエンダ光干渉計回路)の光特性を監
視しつつ、いわゆるオンラインモニター手法で実行でき
るので、光導波路や応力付与膜の作製誤差によらず、正
確な調節ができることが特徴である。 第1図〜第4図示のマツハ・ツエンダ光干渉計の偏波依
存性(第15図の光の偏光方向による光周波数のずれ)
を解消する2つの方法について説明する。 第1図は、あらかじめ光路長調節用領域を作っておく方
法であり、まず応力付与用a−5+韻22bの一部を光
伝搬方向と平行な縞状にトリミングし光路長調節用領域
を作った後、−様な膜22aの一部22cを光伝搬方向
と垂直にトリミングすることにより偏波依存性を解消し
、その後あらかじめ作っておいた光路長調節用領域を光
伝搬方向と垂直にトリミングしく22e) 、導波路1
aとlbの光路長差△Lを調節することで光周波数を所
望の値に合わせる。この場合、光路長調節トリミングと
偏波依存性解消トリミングの順序を逆にしても実行でき
るが、偏波依存性解消トリミングでは光路長も変化シて
しまうため、偏波依存性解消トリミングを先に行う方法
が極めて実用的である。また、偏波依存性解消トリミン
グを行う場合、光路長のずれをヒータ21の熱光学効果
Cよって調節しながら実行することが、光源の波長が不
可変なとき、または可変範囲が不足のεきなどに有効で
あることも付記しておく。 第3図は、応力付与用a−51膜22aの一部を光伝搬
方向に対しある角度をもって縞状にトリよングすること
により、光路長と複屈折値を同時に調節する方法であり
、所望の光路長と複屈折値の変化量の比はこの角度を調
節することによって得ることができる。この方法は、第
1図の方法の様に前もって光路長調節用領域を作る必要
もなく、且つ、−回のトリミングで実行できるのでトリ
ミング時間の短縮が可能である。ただし、これは、前も
ってト、リミングによって変化させる複屈折値と光路長
の量および応力付与用a−51膜のトリよング量に対す
る位相変化量(例えば第8図、第9図に示す)、もしく
は複屈折値と光路長の変化量が正確にわかっている場合
に適用できる方法である、。 上記の多量が正確ではないがおおかたわかっている場合
や、同一サンプルで数量が多く、上記の量に各サンプル
で個体差はあるがほぼ近い値をとっている場合などでは
、第1図と第3図の方法を組み合わせることが有効であ
る。具体的には、第3図の方法で複屈折値と光路長を同
時におおかた調節しておき、最後の微調節だけを第1図
の方法で行う。これによってトリよング時間は第1図の
方法よりも短縮できる。 実施例2 第10図および第11図は、それぞれ本発明の第2実施
例としてモード・スプリッタの作製方法を示した平面図
である。本例は結合率50%の方向性結合器2a、26
間の導波路6a、6bの長さが等しい(ΔL−0)マツ
ハ・ツエンダ光干渉計回路の方向性結合器2a、2b間
の導波路上に装荷されたa−5,膜の一部を縞状にトリ
ミングすることによって集積光デバイスを作製する方法
を示している。ここで、導波路断面構造、a−51膜の
形状、そしてトリミング縞の形状は第1図〜第4図と同
じである。 モード・スプリッタは、例えば第10図、第11図にお
いて人力ボート3bから入射した入力光PinのうちT
Eモード成分を出力ポート4aから、TMモード成分を

ード・スプリッタ動作に最も近ずく光路長差)が存在し
、常にその光路長差を実現させながら、制御を行う必要
がある。そのためには、トリミングによって光路長制御
と複屈折値制御を同時に行うか、ヒータ21による熱光
学効果を用いて光路長差を与える方法があるが、トリミ
ングの煩雑さを防ぐ意味では後者が実用的な方法と思わ
れる。 第11図は、第3図と同様に、応力付与用a−5 、膜
24aの一部24fを光伝搬方向に対しある角度をもっ
て縞状にトリくングすることにより、光路長と複屈折値
とを同時に調節する方法である。所望の光路長と複屈折
値の変化量の比はこの角度を調節することによって得る
ことができる。この方法は、第1O図の方法の様に前も
って光路長調節用領域を作る必要もなく、且つ、−回の
トリミングだけで実行できるのでトリミング時間の短縮
が可能である。ただし、これは、前もってトリミングに
よって変化させる複屈折値と光路長の量および応力付与
用a−51膜のトリくング量に対する位相変化量(例え
ば第8図、第9図に示す)もしくは複屈折値と光路長の
変化量が正確にわかっている場合に適用できる方法であ
る。 上記の多量が正確ではないがほぼわかっている場合や、
同一サンプルで数量が多く、上記の量(各サンプルで個
体差はあるがほぼ近い値をとっている場合などでは、第
10図と第11図の方法を組み合わせるのが有効である
。具体的には、第11図の方法で複屈折値と光路長を同
時におおかた調節しておき、最後の微調節だけを第10
図の方法で行う。これによってトリミング時間は第10
図の方法よりも短縮できる。 以上の実施例では、トリミング未処理部分の縞の幅をコ
ア深さよりも小さくし、縞の方向に垂直な断面内の応力
がコア付近へ及ばないようにしていたが、トリミング未
処理部分の幅を広くし、且つ、その幅を微妙に変えるこ
とにより断面内方向のコア付近へ及ぶ応力を微調節でき
、微妙な複屈折値ft1lJ御が可能となる。 また、上記実施例では、トリミングする応力付与膜が直
線状の光導波路上に設置されていたが、場合によっては
、曲線状光導波路上に設置することもある。このような
場合でも、導波路とトリミング縞との角度が常に所定の
角度をなすようにすることによって、同様の効果を得る
ことができる。したがって、トリミング縞が曲線となる
こともありうる。 更に、以上の実施例では、トリミング縞と導波路との角
度は常に一定の角度をなしていたが、連続的に、または
、非連続的にその角度を変えても同様の効果を得ること
ができる。 また、上記実施例では、応力付与膜のトリク:ノブ手段
として、連続発振アルゴン(Ar)レーザを用いていた
が、Q−スイッチYAGレーザを用いてもよい。後者の

りも適しているが、これは、非晶質膜では、結晶転移な

・ツエンダ先干渉計回路をとりあげて説明したが、本発
明はこの光干渉計回路に限定されるものではなく、他の
集積光デバイス回路、例えば、光リング共振回路、ファ
ブリペロ共振回路、導波路形波長板等の、光路長制御抵
よひ偏波制御が必要な単一モード集積光デバイスの広い
