Description

【発明の詳細な説明】[Detailed description of the invention]

本発明は、光(ここでは広義の光で、紫外光
線、可視光線、赤外光線、X線、γ線等を示す)
の様な電磁波に感受性のある光導電部材に関す
る。 固体撮像装置、或は像形成分野における電子写
真用像形成部材や原稿読取装置における光導電層
を形成する光導電材料としては、高感度で、SN
比〔光電流(Ip)/暗電流(Id)〕が高く、照射
する電磁波のスペクトル特性にマツチングした吸
収スペクトル特性を有すること、光応答性が速
く、所望の暗抵抗値を有すること、使用時におい
て人体に対して無公害であること、更には固体撮
像装置においては、残像を所定時間内に容易に処
理することができること等の特性が要求される。
移に、事務機としてオフイスで使用される電子写
真装置内に組込まれる電子写真用像形成部材の場
合には、上記の使用時における無公害性は重要な
点である。 この様な点に立脚して最近注目されている光導
電材料にアモルフアスシリコン(以後a−Siと表
記す)があり、例えば、独国公開第2746967号公
報、同第2855718号公報には電子写真用像形成部
材として、独国公開第2933411号公報には光電変
換読取装置への応用が記載されている。 而乍ら、従来のa−Siで構成された光導電層を
有する光導電部材は、暗抵抗値、光感度、光応答
性等の電気的、光学的、光導電的特性、及び使用
環境特性の点、更には経時的安定性及び耐久性の
点において、各々個々には特性の向上が計られて
いるが、総合的な特性向上を計る上で更に改良さ
れる余地が存するのが実情である。 例えば、電子写真用像形成部材に適用した場合
に、高光感度化、高暗抵抗化を同時に計ろうとす
ると従来においてはその使用時において残留電位
が残る場合が度々観測され、この種の光導電部材
は長時間繰返し使用し続けると、繰返し使用によ
る疲労の蓄積が起つて、残像が生ずる所謂ゴース
ト現象を発する様になる等の不都合な点が少なく
なかつた。 又、a−Si材料で光導電層を構成する場合に
は、その電気的、光導電的特性の改良を計るため
に、水素原子或は弗素原子や塩素原子等のハロゲ
ン原子、及び電気伝導型の制御のために硼素原子
や燐原子等が或はその他の特性改良のために他の
原子が、各々構成原子として光導電層中に含有さ
れるが、これ等の構成原子の含有の仕方如何によ
つては、形成した層の電気的或は光導電的特性や
耐圧力性更には、耐久性等に問題が生ずる場合が
あつた。 即ち、例えば電子写真用像形成部材として使用
した場合、形成した光導電層中に光照射によつて
発生したフオトキヤリアの該層中での寿命が充分
でないことや暗部において、支持体側よりの電荷
の注入の阻止が充分でないこと或は、転写紙に転
写された画像に俗に「白ヌケ」と呼ばれる、局所
的な放電破壊現象によると思われる画像欠陥や、
例えば、クリーニングに、ブレードを用いるとそ
の摺擦によると思われる、俗に「白スジ」と云わ
れている所謂画像欠陥が生じたりしていた。又、
多湿雰囲気中で使用したり、或は多湿雰囲気中に
長時間放置した直後に使用すると俗に云う画像の
ボケが生ずる場合が少なくなかつた。 更には、層厚が十数μ以上になると層形成用の
真空堆積室より取り出した後、空気中での放置時
間の経過と共に、支持体表面からの層の浮きや剥
離、或は層に亀裂が生ずる等の現象を引起し勝ち
であつた。この現象は、殊に支持体が通常、電子
写真分野に於て使用されているドラム状支持体の
場合に多く起る等、経時的安定性の点に於て解決
される可き点がある。 従つてa−Si材料そのものの特性改良が計られ
る一方で光導電部材を設計する際に、上記した様
な問題の総てが解決される様に工夫される必要が
ある。 本発明は上記の諸点に鑑み成されたもので、a
−Siに就て電子写真用像形成部材や固体撮像装
置、読取装置等に使用される光導電部材としての
適用性とその応用性という観点から総括的に鋭意
研究検討を続けた結果、シリコン原子を母体と
し、水素原子(H)又はハロゲン原子(X)のいずれ
か一方を少なくとも含有するアモルフアス材料、
所謂水素化アモルフアスシリコン、ハロゲン化ア
モルフアスシリコン、或はハロゲン含有水素化ア
モルフアスシリコン〔以後これ等の総括的表記と
して「a−Si(H,X)」を使用する〕から構成さ
れる光導電層を有する光導電部材の層構成を以後
に説明される様な特定化の下に設計されて作成さ
れた光導電部材は実用上著しく優れた特性を示す
ばかりでなく、従来の光導電部材と較べてみても
あらゆる点において凌駕していること、殊に電子
写真用の光導電部材として著しく優れた特性を有
していることを見出した点に基づいている。 本発明は電気的、光学的、光導電的特性が使用
環境に殆んど依存なく実質的に常時安定してお
り、耐光疲労に著しく長け、繰返し使用に際して
も劣化現象を起さず耐久性、耐湿性に優れ、残留
電位が全く又は殆んど観測されない光導電部材を
提供することを主たる目的とする。 本発明の他の目的は、支持体上に設けられる層
と支持体との間や積層される層の各層間に於ける
密着性に優れ、構造配列的に緻密で安定的であ
り、層品質の高い光導電部材を提供することであ
る。 本発明の他の目的は、電子写真用像形成部材と
して適用させた場合、静電像形成のための帯電処
理の際の電荷保持能力が充分であり、通常の電子
写真法が極めて有効に適用され得る優れた電子写
真特性を有する光導電部材を提供することであ
る。 本発明の更に他の目的は、濃度が高く、ハーフ
トーンが鮮明に出て且つ解像度の高い、高品質画
像を得ることが容易にできる電子写真用の光導電
部材を提供することである。 本発明の光導電部材は、光導電部材用の支持体
と、シリコン原子を母体とし、構成原子として1
×10-3atomic%以上、25atomic%までの窒素原
子と、水素原子とを有する非晶質材料で構成され
た補助層と、シリコン原子を母体とし、周期律表
第族に属する原子を構成原子として含有する非
晶質材料で構成された電荷注入防止層と、シリコ
ン原子を母体とし、構成原子として水素原子又は
ハロゲン原子のいずれか一方を少なくとも含有す
る非晶質材料で構成され、光導電性を示す第一の
非晶質層と、該非晶質層上に設けられ、シリコン
原子と炭素原子と水素原子とを構成原子として含
む非晶質材料で構成された第二の非晶質層と、を
有することを特徴とする。 上記した様な層構成を取る様にして設計された
本発明の光導電部材は、前記した諸問題の総てを
解決し得、極めて優れた電気的、光学的、光導電
的特性、耐圧性及び使用環境特性を示す。 殊に、電子写真用像形成部材として適用させた
場合には、画像形成への残留電位の影響が全くな
く、その電気的特性が安定しており高感度で、高
SN比を有するものであつて、耐光疲労、繰返し
使用特性に長け、濃度が高く、ハーフトーンが鮮
明に出て、且つ解像度の高い、高品質の画像を安
定して繰返し得ることができる。 又、本発明の光導電部材は支持体上に形成され
る非晶質層が層自体が強靭であつて、且つ支持体
の密着性に著しく優れており、高速で長時間連続
的に繰返し使用することができる。 以下、図面に従つて、本発明の光導電部材に就
て詳細に説明する。 第1図は、本発明の第1の実施態様例の光導電
部材の層構成を説明するために模式的に示した模
式的構成図である。 第1図に示す光導電部材100は、光導電部材
用としての支持体101の上に、補助層102、
電荷注入防止層103、光導電性を有する第一の
非晶質層(I)104、シリコン原子と炭素原子
と水素原子とを構成原子とする非晶質材料(以後
「a−SiXC1-X)yH1-y」と記す)で構成される第
二の非晶質層()105を具備し、非晶質層
()105は自由表面106を有している。 補助層102は主に、支持体101と電荷注入
防止層103との間の密着性を計る目的の為に設
けられ、支持体101と電荷注入防止層103の
両方と親和性がある様に、後述する材質で構成さ
れる。 電荷注入防止層103は、支持体101側より
非晶質層104中へ電荷が入注されるのを効果的
に防止する機能を主に有する。 非晶質層()104は、感受性の光の照射を
受けて該層104中でフオトキヤリアを発生し、
所定方向に該フオトキヤリアを輸送する機能を主
に有する。 非晶質層()105は、主に耐湿性、連続繰
返し使用特性、耐圧性、使用環境特性、耐久性に
於て本発明の目的を達成する為に設けられる。 本発明に於ける補助層は、シリコン原子(Si)
を母体とし、構成原子として窒素原子と、水素原
子とを含有し、窒素原子の含有量Cco1が25atomic
%未満である非晶質材料(以後a−(SiaN1−a)
bH1−bと記す。但し、0.6<a、0.65≦b)で構
成される。 a−(SiaN1−a)bH1−bで構成される補助
層の形成はグロー放電法、スパツターリング法、
イオンインプランテーシヨン法、イオンブレーテ
イング法、エレクトロンビーム法等によつて成さ
れる。これ等の製造法は、製造条件、設備資本投
下の負荷程度、製造規模、作成される光導電部材
に所望される特性等の要因によつて適宜選択され
て採用されるが、所望する特性を有する光導電部
材を製造する為の作製条件の制御が比較的容易で
あるが、シリコン原子と共に窒素原子及び水素原
子を作製する補助層中に導入するのが容易に行え
る等の利点からグロー放電法或はスパツターリン
グ法が好適に採用される。 更に、本発明に於いては、グロー放電法とスパ
ツターリング法とを同一装置内で併用して中間層
102を形成しても良い。 グロー放電法によつて補助層を形成するには、
a−(SiaN1−a)bH1−b形成用の原料ガスを、
必要に応じて稀釈ガスと所定量の混合比で混合し
て、支持体の設置してある真空堆積用の堆積室に
導入し、導入されたガスをグロー放電を生起させ
ることでガスプラズマ化して前記支持体上にa−
(SiaN1−a)bH1−bを堆積させれば良い。 本発明に於いてa−(SiaN1−a)bH1−b形
成用の原料ガスとしては、Si、N、Hの中の少な
くとも1つを構成原子とするガス状の物質又はガ
ス化し得る物椎をガス化したものの中の大概のも
のが使用され得る。 Si、N、Hの中の1つとしてSiを構成原子とす
る原料ガスを使用する場合は、例えばSiを構成原
子とする原料ガスと、Nを構成原子とする原料ガ
スと、Hを構成原子とする原料ガスとを所望の混
合比で混合して使用するか、又は、Siを構成原子
とする原料ガスと、N及びHを構成原子とする原
料ガスとを、これも又所望の混合比で混合して使
用することができる。 又、別にはSiとHとを構成原子とする原料ガス
にNを構成原子とする原料ガスを混合して使用し
ても良い。 本発明に於いて、補助層形成用の原料ガスに成
り得るものとして有効に使用される出発物質は、
SiとHとを構成原子とするSiH4、Si2H6、Si3H8
Si4H10等のシラン(Silane)類等の水素化硅素、
Nを構成原子とする或はNとHとを構成原子とす
る例えば窒素(N2)、アンモニア(NH3)、ヒド
ラジン(H2NNH2)、アジ化水素(NH3)、アジ
化アンモニウム(NH4N3)等のガス状の又はガ
ス化し得る窒素、窒化物及びアジ化物等の窒素化
合物を挙げることが出来る。これ等の補助層形成
用の出発物質となるものの他、H導入用原料ガス
としては勿論H2も有効なものとして使用される。 スパツターリング法によつて補助層を形成する
には、単結晶又は多結晶のSiウエーハー又は
Si3N4ウエーハー又はSiとSi3N4が混合されて含
有されているウエーハーをターゲツトとして、こ
れ等を種々のガス雰囲気中でスパツターリングす
ることによつて行えば良い。 例えば、Siウエーハーをターゲツトとして使用
すれば、NとHを導入する為の原料ガス、例えば
H2とN2、又はNH3を、必要に応じて稀釈ガスで
稀釈して、スパツター用の堆積室中に導入し、こ
れ等のガスのガスプラズマを形成して前記Siウエ
ーハーをスパツターリングすれば良い。 又、別には、SiとSi3Nとは別々のターゲツト
として、又はSiとSi3N4の混合して形成した一枚
のターゲツトを使用することによつて、少なくと
もH原子を含有するガス雰囲気中でスパツターリ
ングすることによつて成される。 N又はH導入用の原料ガスと成り得るものとし
ては、先述したグロー放電の例で示した補助層形
成用の出発物質のガスがスパツターリングの場合
にも有効なガスとして使用され得る。 本発明に於いて、補助層をグロー放電法又はス
パツターリング法で形成する際に使用される稀釈
ガスとしては、所謂・希ガス、例えばHe、Ne、
Ar等が好適なものとして挙げることが出来る。 本発明の補助層を構成するa−(SiaN1−a)
bH1−bは補助層の機能が、支持体と電荷注入防
止層との間の密着を強固にし、加えてそれ等の間
に於ける電気的接触性を均一にするものであるか
ら補助層に要求される特性が所望通りに与えられ
る様にその作成条件の選択が厳密に成されて注意
深く形成される。 本発明の目的に適つた特性を有するa−
(SiaN1−a)bH1−bが作成される為の作成条
件の中の重要な要素として、作成時の支持体温度
を挙げる事が出来る。 即ち、支持体の表面にa−(SiaN1−a)bH1
−bから成る補助層を形成する際、層形成中の支
持体温度は、形成される層の構造及び特性を左右
する重要な因子であつて、本発明に於いては、目
的とする特性を有するa−(SiaN1−a)bH1
bが所望通りに作成され得る様に層作成時の支持
体温度が厳密に制御される。 本発明に於ける目的が効果的に達成される為の
補助層を形成する際の支持体温度としては補助層
の形成法に併せて適宜最適範囲が選択されて、補
助層の形成が実行されるが、通常の場合、50℃〜
350℃、好適には100℃〜250℃とされるものが望
ましいものである。 補助層の形成には、同一系内で補助層から電荷
注入防止層、非晶質層、更には必要に応じて非晶
質層上に形成される他の層まで連続的に形成する
事が出来る、各層を構成する原子の組成比の微妙
な制御や層厚の制御が他の方法に較べて比較的容
易である事等の為に、グロー放電法やスパツター
リング法の採用が有利であるが、これらの層形成
法で補助層を形成する場合には、前記の支持体温
度と同様に層形成の際の放電パワー及びガス圧が
作成されるa−(SiaN1−a)bH1−bの特性を
左右する重要な因子として挙げられる。 本発明に於ける目的が達成される為の特性を有
するa−(SiaN1−a)bH1−bが生産性良く効
果的に形成される為の放電パワー条件としては、
通常1〜300W、好適には2〜100Wである。堆積
室内のガス圧は通常グロー放電にて層形成を行う
場合に於いて0.01〜5Torr、好適には0.1〜
0.5Torr程度に、スパツタリング法にて層形成を
行う場合に於いては、通常10-3〜5×10-2Torr、
好適には8×10-3〜3×10-2Torr程度とされの
が望ましい。 本発明の光導電部材に於ける補助層に含有され
る窒素原子(N)及び水素原子(H)の量は、補助層
の作製条件と同様、本発明の目的を達成する所望
の特性が得られる補助層が形成される重要な因子
である。 本発明に於ける補助層に含有される窒素原子
(N)の量C(N)は、通常は前記した値の範囲とさ
れるが、atomic%で表示すれば好適には、1×
10-3≦C(N)<25、より好ましくは1≦C(N)<25、最
適には10≦C(N)<25とされるのが望ましい。又、
水素原子(H)の量としては、好適には2〜
35atomic%、最適には5〜30atomic%とされる
のが望ましい。a−(SiaN1−a)bH1−bに於
けるa,bの表示で示せばaの値としては、好適
には0.6<a≦0.9999、より好ましくは、0.6<a
≦0.99、最適には0.6<a≦0.9、bの値としては、
好適には0.65≦b≦0.98、より好適には0.7≦b≦
0.95とされるのが望ましい。 本発明に於ける補助層の層厚の数値範囲は、本
発明の目的を効果的に達成する様に所望に従つ
て、適宜決定される。 本発明の目的を効果的に達成する為の補助層の
層厚としては、通常の場合30Å〜2μ、好適には
40Å〜1.5μ、最適には50Å〜1.5μとされるのが望
ましいものである。 本発明の光導電部材を構成する電荷注入防止層
は、シリコン原子(Si)を母体とし、周期律表第
族に属する原子(第族原子)と、好ましく
は、水素原子(H)又はハロゲン原子(X)、或いは
この両者とを構成原子とする非晶質材料(以後
「a−Si(、H、X)」と記す)で構成され、そ
の層厚t及び層中の第族原子の含有量C()は、
本発明の目的が効果的に達成される様に所望に従
つて適宜決められる。 本発明に於ける電荷注入防止層の層厚tとして
は、好ましくは0.3〜5μ、より好ましくは0.5〜2μ
とされるのが望ましく、第族原子の含有量C()
としては、好ましくは1×102〜1×105atomic
ppm、より好ましくは、5×102〜1×105atomic
ppmとされるのが望ましい。 本発明において、電荷注入防止層中に含有され
る周期律表第族に属する原子として使用される
のは、B(硼素)、Al(アルミニウム)、Ga(ガリウ
ム)、In(イジウム)、Tl(タリウム)等であり、
殊に好適に用いられるのはB、Gaである。 本発明において、必要に応じて電荷注入防止層
中に含有されるハロゲン原子(X)としては、具
体的にはフツ素、塩素、臭素、ヨウ素が挙げら
れ、殊にフツ素、塩素を好適なものとして挙げる
ことが出来る。 a−Si(、H、X)で構成される電荷注入防
止層の形成には、補助層の形成の場合と同様に、
例えばグロー放電法、スパツタリング法、或いは
イオンプレーテイング法等の放電現象を利用する
真空堆積法が採用される。これ等の製造法は、製
造条件、設備資本投下の負荷程度、製造規模、作
製される光導電部材に所望される特性等の要因に
よつて適宜選択されて採用されるが、所望する特
性を有する光導電部材を製造する為の作製条件の
制御が比較的容易である、シリコン原子と共に第
族原子、必要に応じて水素原子(H)やハロンゲン
原子(X)を作製する電荷注入防止層中に導入す
るのが容易に行える等の利点からグロー放電法或
いはスパツターリング法が好適に採用される。 更に、本発明に於いては、グロー放電法とスパ
ツターリング法とを同一装置系内で併用して電荷
注入防止層を形成しても良い。 例えば、グロー放電法によつて、a−Si(、
H、X)で構成される電荷注入防止層を形成する
には、基本的にはシリコン原子(Si)を供給し得
るSi供給用の原料ガスと共に、第族原子を供給
し得る第族原子導入用の原料ガス、必要に応じ
て水素原子(H)導入用の又は/及びハロゲン原子
(X)導入用の原料ガスを、内部が減圧にして得
る堆積室内に導入して、該堆積室内にグロー放電
を生起させ、予め所定位置に設置され、既に補助
層の設けてある所定の支持体の補助層表面上にa
−Si(、H、X)からなる層を形成させれば良
い。又、スパツタリング法で形成する場合には、
例えばAr、He等の不活性ガス又はこれ等のガス
をベースとした混合ガスの雰囲気中でSiで構成さ
れたターゲツトをスパツタリングする際、第族
原子導入用の原料ガスを、必要に応じて水素原子
(H)又は/及びハロゲン原子(X)導入用のガスと
共にスパツタリング用の堆積室に導入してやれば
良い。 本発明において電荷注入防止層を形成するのに
使用される原料ガスとなる出発物質としては、次
のものが有効なものとして挙げることが出来る。 先ず、Si供給用の原料ガスとなる出発物質とし
ては、SiH4、Si2H6、Si3H8、Si4H10等のガス状
態の又はガス化し得る水素化硅素(シラン類)が
有効に使用されるものとして挙げられ、殊に、層
作成作業の扱い易さ、Si供給効率の良さ等の点で
SiH4、Si2H6が好ましいものとして挙げられる。 これ等の出発物質を使用すれば層形成条件を適
切に選択することによつて形成される補助層中に
Siと共にHも導入し得る。 Si供給用の原料ガスとなる有効な出発物質とし
ては、上記の水素化硅素の他にハロゲン原子
(X)を含む硅素化合物、所謂、ハロゲン原子で
置換されたシラン誘導体、具体的には例えば
SiF4、Si2H6、SiCl4、SiBr等のハロゲン化硅素
が好ましいものとして挙げることが出来、更に
は、SiH2F2、SiH2I2、SiH2Cl2、SiHCl3
SiH2Br2、SiHBr3等のハロゲン置換水素化硅素、
等々のガス状態の或いはガス化し得る、水素原子
を構成要素の1つとするハロゲン化物も有効な電
荷注入防止層形成の為のSi供給用の出発物質とし
て挙げる事が出来る。 これ等のハロゲン原子(X)を含む硅素化合物
を使用する場合にも前述した様に、層形成条件の
適切な選択によつて形成される電荷注入防止層中
にSiと共にXを導入することが出来る。 上記した出発物質の中、水素原子を含むハロゲ
ン化硅素化合物は、補助層形成の際に層中にハロ
ゲン原子(X)の導入と同時に電気的或いは光電
的特性の制御に極めて有効な水素原子(H)も導入さ
れるので、本発明においては好適なハロゲン原子
(X)導入用の出発物質として使用される。 本発明において補助層を形成する際に使用され
るハロゲン原子(X)導入用の原料ガスとなる有
効な出発物質としては、上記したものの他に、例
えば、フツ素、塩素、臭素、ヨウ素のハロゲンガ
ス、BrF、ClF、ClF3、BrF5、BrF3、IF3、IF7
ICl、IBr等のハロゲン間化合物HF、HCl、HBr、
HI等のハロゲン化水素を挙げることが出来る。 電荷注入防止層中に第族原子を構造的に導入
するには、層形成の際に第族原子導入用の出発
物質をガス状態で堆積室中に電荷注入防止層を形
成する為の他の出発物質と共に導入してやれば良
い。この様な第族原子導入用の出発物質と成り
得るものとしては、常温常圧でガス状の又は、少
なくとも層形成条件下で容易にガス化し得るもの
が採用されるのが望ましい。その様な第族原子
導入用の出発物質として具体的には硼素原子導入
用としては、B2H6、B4H10、B5H9、B5H11
B6H10、B6H12、B6H14等の水素化硼素、BF3
BCl3、BBr3、等のハロゲン化硼素等が挙げられ
る。この他、AlCl3、GaCl3、Ga(CH33、InCl3
TlCl3等も挙げることが出来る。 本発明に於いては電荷注入防止特性を与える為
に電荷注入防止層中に含有される第族原子は、
電気注入防止層の層厚方向に実質的に平行な面
(支持体の表面に平行な面)内及び層厚方向に於
いては、実質的に均一に分布されるのが良いもの
である。 又、スパツタリング法で電荷注入防止層を形成
する場合には、例えばAr、He等の不活性ガス又
はこれ等のガスをベースとした混合ガスの雰囲気
中でSiで構成されたターゲツトをスパツタリング
ずる際、第族原子導入用の原料ガスを、必要に
応じて水素原子(H)導入用の又は/及びハロゲン原
子(X)導入用の原料ガスと共にスパツタリング
を行う真空堆積室内に導入してやれば良い。 本発明に於いて、電荷注入防止層中に導入され
る第族原子の含有量は、堆積室中に流入される
第族原子導入用の出発物質のガス流量、ガス流
量比、放電パワー、支持体温度、堆積室内の圧力
等を制御することによつて任意に制御され得る。 本発明に於いて、電荷注入防止層中に必要に応
じて含有されるハロゲン原子(X)としては、補
助層の説明の際に記したのと同様のものが挙げら
れる。 本発明に於いて、電荷注入防止層をグロー放電
法又はスパツターリング法で形成する際に使用さ
れる稀釈ガスとしては、所謂、希ガス、例えば
He、Ne、Ar等が好適なものとして挙げること
が出来る。 本発明において、a−Si(H,X)で構成され
る第一の非晶質層(I)を形成するには例えばグ
ロー放電法、スパツタリング法、或いはイオンプ
レーテイング法等の放電現象を利用する真空堆積
法によつて成される。例えば、グロー放電法によ
つて、a−Si(H,X)で構成される非晶質層を
形成するには、基本的にはシリコン原子(Si)を
供給し得るSi供給用の原料ガスと共に、水素原子
(H)導入用の又は/及びハロゲン原子(X)導入用
の原料ガスを、内部が減圧にし得る堆積室内に導
入して、該堆積室内にグロー放電を生起させ、予
め所定位置に設置されてある所定の支持体表面上
に既に形成されてある電荷注入防止層上にa−Si
(H,X)から成る層を形成させれば良い。又、
スパツタリング法で形成する場合には、例えば
Ar、He等の不活性ガス又はこれ等のガスをベー
スとした混合ガスの雰囲気中でSiで構成されたタ
ーゲツトをスパツタリングする際、水素原子(H)又
は/及びハロゲン原子(X)導入用のガスをスパ
ツタリング用の堆積室に導入してやれば良い。 本発明において、必要に応じて非晶質層()
中に含有されるハロゲン原子(X)としては、補
助層の場合に挙げたのと同様のものを挙げること
が出来る。 本発明において非晶質層()を形成するのに
使用されるSi供給用の原料ガスとしは、補助層や
電荷注入防止層に就いて説明する際に挙げた
SiH4、Si2H6、Si3H8、Si4H10等のガス状態の又
はガス化し得る水素硅素(シラン類)が有効に使
用されるものとして挙げられ、殊に、層作成作業
の扱い易さ、Si供給効率の良さ等の点で
SiH4Si2H6が好ましいものとして挙げられる。 本発明において非晶質層()を形成する際に
使用されるハロゲン原子導入用の原料ガスとして
有効なのは、補助層の場合と同様に多くのハロゲ
ン化合物が挙げられ、例えばハロゲンガス、ハロ
ゲン化合物、ハロゲン間化合物、ハロゲンで置換
されたシラン誘導体等のガス状態の又はガス化し
得るハロゲン化合物が好ましく挙げられる。 又、更には、シリコン原子(Si)とハロゲン原
子(X)とを構成要素とするガス状態の又はガス
化し得るハロゲン原子を含む硅素化合物も有効な
ものとして本発明に於ては挙げることが出来る。 本発明において、形成される光導電部材の電荷
注入防止層及び非晶質層()中に含有される水
素原子(H)の量又はハロゲン原子(X)の量又は水
素原子は(H)とハロゲン原子(X)の量の和(H+
X)は通常の場合1〜40atomic%、好適には5
〜30atomic%とされるのが望ましい。 電荷注入防止層又は非晶質層()中に含有さ
れる水素原子(H)又は/及びハロゲン原子(X)の
量を制御するには、例えば支持体温度又は/及び
水素原子(H)、或いはハロゲン原子(X)を含有さ
せる為に使用される出発物質の堆積装置系内へ導
入する量、放電々力等を制御してやれば良い。 本発明において、非晶質層()をグロー放電
法で形成する際に使用される稀釈ガス、或いはス
パツターリング法で形成される際に使用されるス
パツターリング用のガスとしては、所謂稀ガス、
例えばHe、Ne、Ar等が好適なものとして挙げ
ることが出来る。 本発明に於いて、非晶質層()の層厚として
は、作成される光導電部材に要求される特性に応
じて適宜決められるものであるが通常は、1〜
100μ、好ましくは1〜80μ、最適には2〜50μと
されるのが望ましいものである。 本発明の光導電部材に於いては、第一の非晶質
層()上に設けられる第二の非晶質層()
は、シリコン原子と炭素原子と水素原子とで構成
される非晶質材料〔a−(SixC1-xyH1-y但し0<
x,y<1〕で形成されるので非晶質層()を
構成する第一の非晶質層()と第二の非晶質層
()とを形成する非晶質材料の各々がシリコン
原子という共通の構成要素を有しているので、積
層界面に於いて化学的な安定性の確保が充分成さ
れている。 a−(SixC1-xyH1-yで構成される第二の非晶質
層()の形成はグロー放電法、スパツターリン
グ法、イオンインプランテーシヨン法、イオンプ
レーテイング法、エレクトロンビーム法等によつ
て成される。これ等の製造法は、製造条件、設備
資本投下の負荷程度、製造規模、作成される光導
電部材に所望される特性等の要因によつて適宜選
択されて採用されるが、所望する特性を有する光
導電部材を製造する為の作製条件の制御が比較的
容易である、シリコン原子と共に炭素原子及び水
素原子を作製する第二の非晶質層()中に導入
するが容易に行える等の利点からグロー放電法或
いはスパツターリング法が好適に採用される。 更に、本発明に於いては、グロー放電法とスパ
ツターリング法とを同一装置系内で併用して第二
の非晶質層()を形成しても良い。 グロー放電法によつて第二の非晶質層()を
形成するには、a−(SixC1-xyH1-y形成用の原料
ガスを、必要に応じて稀釈ガスと所定量の混合比
で混合して、支持体の設置してある真空堆積用の
堆積室に導入し、導入されたガスをグロー放電を
生起させることでガスプラズマ化して前記支持体
101上に既に形成されてある第一の非晶質層
()上にa−(SixC1-xyH1-yを堆積させれば良
い。 本発明に於いてa−(SixC1-xyH1-y形成用の原
料ガスとしては、Si、C、Hの中の少なくとも1
つを構成原子とするガス状の物質又はガス化し得
る物質をガス化したものの中の大概のものが使用
され得る。 Si、C、Hの中の1つとしてSiを構成原子とす
る原料ガスを使用する場合は例えばSiを構成原子
とする原料ガスと、Cを構成原子とする原料ガス
と、Hを構成原子とする原料ガスとを所望の混合
比で混合して使用するか、又は、Siを構成原子と
する原料ガスと、C及びHを構成原子とする原料
ガスとを、これも又所望の混合比で混合するが、
或いは、Siを構成原子とする原料ガスと、Si、C
及びHの3つを構成原子とする原料ガスとを混合
して使用することが出来る。 又、別には、SiとHとを構成原子とする原料ガ
スにCを構成原子とする原料ガスを混合して使用
しても良い。 本発明に於いて、第二の非晶質層()形成用
の原料ガスとして有効に使用されるのは、SiとH
とを構成原子とするSi2H6、Si3H8、SiH4
Si4H10等のシラン(Silane)類等の水素化硅素ガ
ス、CとHとを構成原子とする、例えば炭素数1
〜4の飽和炭化水素、炭素数2〜4のエチレン系
炭化水素、炭素数2〜3のアセチレン系炭化水素
等が挙げられる。 具体的には、飽和炭化水素としては、メタン
(CH4)、エタン(C2H6)、プロパン(CH8)、n
−ブタン(n−C4H10)、ペンタン(C5H12)、エ
チレン系炭化水素としては、エチレン(C2H4)、
プロピレン(C3H6)、ブテン−1(C4H8)、ブテ
ン−2(C4H8)、イソブチレン(C4H8)、ペンテ
ン(C5H10)、アセチレン系炭化水素としては、
アセチレン(C2H2)、メチルアセチレン
(C3H4)、ブチン(C4H6)等が挙げられる。 SiとCとHとを構成原子とする原料ガスとして
は、Si(CH34、Si(C2H54等のケイ化アルキルを
挙げることが出来る。これ等の原料ガスの他、H
導入用の原料ガスとしては勿論H2も有効なもの
として使用される。 スパツターリング法によつて第二の非晶質層
()を形成するには、単結晶又は多結晶のSiウ
エーハー又はCウエハー又はSiとCが混合されて
含有されているウエーハーをターゲツトとして、
これ等を種々のガス雰囲気中でスパツターリング
することによつて行えば良い。 例えば、Siウエーハーをターゲツトとして使用
すれば、CとHを導入する為の原料ガスを、必要
に応じて稀釈ガスで稀釈して、スパツター用の堆
積室中に導入し、これ等のガスのガスプラズマを
形成して前記Siウエーハーをスパツターリングす
れば良い。 又、別には、SiとCとは別々のターゲツトとし
て、又はSiとCの混合した一枚のターゲツトを使
用することによつて、少なくとも水素原子を含有
するガス雰囲気中でスパツターリングすることに
よつて成される。 C又はH導入用の原料ガスとしては、先述した
グロー放電の例で示した原料ガスが、スパツター
リングの場合にも有効なガスとして使用され得
る。 本発明に於いて、第二の非晶質層()をグロ
ー放電法又はスパツターリング法で形成する際に
使用される稀釈ガスとしては、所謂、希ガス、例
えばHe、Ne、Ar等が好適なものとして挙げる
ことができる。 本発明に於ける第二の非晶質層()は、その
要求される特性が所望通りに与えられる様に注意
深く形成される。 即ち、Si、O、及びHを構成原子とする物質は
その作成条件によつて構造的には結晶からアモル
フアスまでの形態を取り、電気物性的には導電性
から半導体性、絶縁性までの間の性質を、又光導
電的性質から非光導電的性質までの間の性質を、
各々示すもので、本発明に於いては、目的に応じ
た所望の特性を有するa−SixC1-xが形成される
様に、所望に従つてその作成条件の選択が厳密に
成される。 例えば、第二の非晶質層()を耐圧性の向上
を主な目的として設けるには、a−(SixC1-xy
H1-yは使用条件下に於いて電気絶縁性的挙動の
顕著な非晶質材料として作成される。 又、連続繰返し使用特性や使用環境特性の向上
を主たる目的として第二の非晶質層()が設け
られる場合には、上記の電気絶縁性の度合はある
程度緩和され、照射される光に対してある程度の
感度を有する非晶質材料としてa−(SixC1-xy
H1-yが作成される。 第一の非晶質層()の表面にa−(SixC1-xy
H1-yから成る第二の非晶質層()を形成する
際、層形成中の支持体温度は、形成される層の構
造及び特性を左右する重要な因子であつて、本発
明に於いては、目的とする特性を有するa−(Six
C1-xyH1-yが所望通りに作成され得る様に層作成
時の支持体温度が厳密に制御されるのが望まし
い。 本発明に於ける目的が効果的に達成される為の
第二の非晶質層()を形成する際の支持体温度
としては第二の非晶質層()の形成法に併せて
適宜最適範囲が選択されて、第二の非晶質層
()の形成が実行されるが、通常の場合、50℃
〜350℃好適には100℃〜250℃とされるのが望ま
しいものである。第二の非晶質層()の形成に
は、層を構成する原子の組成比の微妙な制御や層
厚の制御が他の方法に較べて比較的容易である事
等の為に、グロー放電法やスパツターリング法の
採用が有利であるが、これ等の層形成法で第二の
非晶質層()を形成する場合には、前記の支持
体温度と同様に層形成の際の放電パワー、ガス圧
が作成されるa−(SixC1-xyH1-yの特性を左右す
る重要な因子の1つである。 本発明に於ける目的が達成される為の特性を有
するa−(SixC1-xyH1-yが生産性良く効果的に作
成される為の放電パワー条件としては、通常、10
〜300W、好適には20〜200Wとされるのが望まし
い。堆積室内のガス圧は通常0.01〜1Torr、好適
には0.1〜0.5Torr程度とされるのが望ましい。 本発明に於いては、第二の非晶質層()を作
成する為の支持体温度、放電パワーの望ましい数
値範囲として前記した範囲の値が挙がれるが、こ
れ等の層作成フアクターは、独立的に別々に決め
られるものではなく、所望特性のa−(SixC1-xy
H1-yから成る第二の非晶質層()が形成され
る様に相互的有機的関連性に基づいて、各層作成
フアクターの最適値が決められるの望ましい。 本発明の光導電部材に於ける第二の非晶質層
()に含有される炭素原子及び水素原子の量は、
第二非晶質層()の作製条件と同様、本発明の
目的を達成する所望の特性が得られる第二の非晶
質層()が形成される重要な因子である。 本発明に於ける第二の非晶質層()に含有さ
れる炭素原子の量は通常は1×10-3〜90atomic
%とされ、好ましくは1〜90atomic%、最適に
は10〜80atomic%とされるのが望ましいもので
ある。水素原子の含有量としては、通常の場合1
〜40atomic%、好ましくは2〜35atomic%、最
適には5〜30atomic%とされるのが望ましく、
これ等の範囲に水素含有量がある場合に形成され
る光導電部材は、実際面に於いて優れたものとし
て充分適用させ得るものである。 即ち、先のa−(SixC1-xyH1-yの表示で行えば
xが通常は0.1〜0.99999、好適には0.1〜0.99、最
適には0.15〜0.9、yが通常0.6〜0.99、好適には
0.65〜0.98、最適には0.7〜0.95であるのが望まし
い。 本発明に於ける第二の非晶質層()の層厚の
数値範囲は、本発明の目的を効果的に達成する為
の重要な因子の1つである。 本発明に於ける第二の非晶質層()の層厚の
数値範囲は、本発明の目的を効果的に達成する様
に所期の目的に応じて適宜所望に従つて決められ
る。 又、第二の非晶質層()の層厚は、該層
()中に含有される炭素原子や水素原子の量、
第一の非晶質層()の層厚等との関係に於いて
も、各々の層領域に要求される特性に応じて有機
的な関連性の下に所望に従つて適宜決定される必
要がある。更に加え得るに、生産性や量産性を加
味した経済性の点に於いても考慮されるのが望ま
しい。 本発明に於ける第二の非晶質層()の層厚と
しては、通常0.003〜30μ、好適には0.004〜20μ、
最適には0.005〜10μとされるのが望ましいもので
ある。 本発明に於いて使用される支持体としては、導
電性でも電気絶縁性であつても良い。導電性支持
体としては、例えば、NiCr、ステンレス、Al、
Cr、Mo、Au、Nb、Ta、V、Ti、Pt、Pd等の
金属又はこれ等の合金が挙げられる。 電気絶縁性支持体としては、ポリエステル、ポ
リエチレン、ポリカーボネート、セルローズ、ア
セテート、ポリプロピレン、ポリ塩化ビニル、ポ
リ塩化ビニリデン、ポリスチレン、ポリアミド等
の合成樹脂のフイルム又はシート、ガラス、セラ
ミツク、紙等が通常使用される。これ等の電気絶
縁性支持体は、好適には少なくともその一方の表
面を導電処理され、該導電処理された表面側に他
の層が設けられるのが望ましい。 例えば、ガラスであれば、その表面に、NiCr、
Al、Cr、Mo、Au、Ir、Nb、Ta、V、Ti、Pt、
Pd、In2O3、SnO2、ITO(In2O3+SnO2)等から
成る薄膜を設けることによつて導電性が付与さ
れ、或いはポリエステルフイルム等の合成樹脂フ
イルムであれば、NiCr、Al、Ag、Pb、Zn、Ni、
Au、Cr、Mo、Ir、Nb、Ta、V、Ti、Pt等の金
属の薄膜を真空蒸着、電子ビーム蒸着、スパツタ
リング等でその表面に設け、又は前記金属でその
表面をラミネート処理して、その表面に導電性が
付与される。支持体の形状としては、円筒状、ベ
ルト状、板状等任意の形状として得、所望によつ
て、その形状は決定されるが、例えば、第1図の
光導電部材100を電子写真用像形成部材として
使用するのであれば連続高速複写の場合には、無
端ベルト状又は円筒状とするのが望ましい。支持
体の厚さは、所望通りの光導電部材が形成される
様に適宜決定されるが、光導電部材として可撓性
が要求される場合には、支持体としての機能が充
分発揮される範囲内であれば可能な限り薄くされ
る。而乍ら、この様な場合支持体の製造上及び取
扱い上、機械的強度等の点から、通常は、10μ以
上とされる。 第2図には、本発明の光導電部材の他の好適な
実施態様例の層構成が示される。 第2図に示される光導電部材200が、第1図
に示される光導電部材100と異なるところは、
電荷注入防止層203と光導電性を示す非晶質層
205との間に上部補助層204を有することで
ある。 即ち、光導電部材200は、支持体201、該
支持体201上に順に積層された、下部補助層2
02、電荷注入防止層203、上部補助層20
4、第一の非晶質層()205及び第二の非晶
質層()206とを具備し、非晶質層()2
06は自由表面207を有する。上部補助層20
4は、電荷注入防止層203と非晶質層()2
05との間の密着を強固にし、両層の接触界面に
於ける電気的接触を均一にしていると同時に、電
荷注入防止層203の上に直に設けることによつ
て電荷注入防止層203の層質を強靭なものとし
ている。 第2図に示される光導電部材200を構成する
下部補助層202及び上部補助層204は、第1
図に示した光導電部材100を構成する補助層1
02の場合と同様の非晶質材料を使用して、同様
の特性が与えられる様に同様な層作成手順を条件
によつて形成される。電荷注入防止層203及び
非晶質層()205、非晶質層()206も
夫々、第1図に示す電荷注入防止層103及び非
晶質層()104、非晶質層()105と同
様の特性及び機能を有し、第1図の場合と同様な
層作成手順と条件によつて形成される。 次にグロー放電分解法によつて形成される光導
電部材の製造方法について説明する。 第3図にグロー放電分解法による光導電部材の
製造装置を示す。 図中の302,303,304,305,30
6のガスボンベには、本発明の夫々の層を形成す
るための原料ガスが密封されており、その1例と
して、たとえば、302はHeで稀釈されたSiH4
ガス(純度99.999%、以下SiH4/Heと略す。)ボ
ンベ、303はHeで稀釈されたB2H6ガス(純度
99.999%、以下B2H6/Heと略す。)ボンベ、3
04はNH3ガス(純度99.9%)、ボンベ、305
はHeで稀釈されたSiF4ガス(純度99.999%、以
下SiF4/Heと略す。)ボンベ、306はC2H4
ス(純度99.999%)ボンベである。 これ等のボンベ中に充填されるガスの種類は、
形成される層の種類に併せて、適宜代えることは
云うまでもない。 これらのガスを反応室301に流入させるには
ガスボンベ302〜306のバルブ322〜32
6、リークバルブ335が閉じられていることを
確認し又、流入バルブ312〜316、流出バル
ブ317〜321、補助バルブ332,333が
開かれていることを確認して先ずメインバルブ3
34を開いて反応室301、及びガス配管内を排
気する。次に真空計336の読みが約5×
10-6torrになつた時点で、補助バルブ332,3
33、流出バルブ317〜321を閉じる。 その後、反応室301内に導入すべきガスのボ
ンベに接続されているガス配管のバルブを所定通
り操作して、所望するガスを反応室301内に導
入する。 次に、第1図に示す構成の光導電部材を作成す
る場合の一例の概要を述べる。 ガスボンベ302よりSiH4/Heガスを、ガス
ボンベ304よりNH3ガスを夫々、バルブ32
2,324を開いて出口圧ゲージ327,329
の圧がそれぞれ、1Kg/cm2になる様に調整し、次
いで流入バルブ312,314を夫々徐々に開け
て、マスフローコントローラ307,309内に
夫々流入させる。引き続いて流出バルブ317,
319、補助ボルブ332を徐々に開いて夫々の
ガスを反応室301内に流入させる。この時
SiH4/Heガス流量とNH3ガス流量との比が所望
の値になる様に流出バルブ326,329の開口
を調整し、又、反応室内の圧力が所望の値になる
様に真空計336の読みを見ながらメインバルブ
334の開口を調整する。 そして、支持体337の温度が加熱ヒータ33
8により50〜400℃の範囲の温度に設定されてい
ることを確認された後、電源340を所望の電力
に設定して反応室301内にグロー放電を生起さ
せ、所望時間のグロー放電を維持して、所望層厚
の補助層を支持体上に作成する。 補助層上に電荷注入防止層を作成するには、例
えば次の様に成される。 補助層の形成終了後、電源340をOFFにし
て放電を中止し一旦装置のガス導入用の配管の全
系のバルブを閉じ、反応室301内に残存するガ
スを反応室301外に排出して所定の真空度にす
る。その後、ガスボンベ302よりSiH4/Heガ
スを、ガズボンベ303よりB2H6/Heガスを
夫々バルブ322,323を開いて出口圧ゲージ
327,328の圧を夫々1Kg/cm2に調整し、流
入バルブ312,313を夫々徐々に開けて、マ
スフロコントローラ307,308内に夫々流入
させる。引き続いて流出バルブ317,318補
助バルブ332を徐々に開いて夫々のガスを反応
室301に流入させる。このときのSiH4/Heガ
ス流量とB2H6/Heガス流量との比が所望の値に
なるように流出バルブ327,328を調整し、
又、反応室内の圧力が所望の値になるように真空
計336の読みを見ながらメインバルブ334の
開口を調整する。そして支持体337の温度が加
熱ヒーター338により50〜400℃の範囲の温度
に設定されていることを確認された後、電源34
0を所望の電力に設定して反応室301内にグロ
ー放電を生起させ、所定時間グロー放電を維持し
て、所望層厚の電荷注入防止層を補助層上に形成
する。 第一の非晶質層()の形成は、例えばボンベ
302内に充填されているSiH4/Heガスを使用
し、前記した補助層や電荷注入防止層の場合と同
様の手順によつて行うことが出来る。第一の非晶
