本発明は、白色発光の窒化ガリウム系化合物半導体発光

このようなGaN系の化合物半導体を用いた発光ダイオ
ードは、サファイア基板上に直接又は窒化アルミニウム
から成るバッファ層を介在させて、n型のGaN系の化
合物半導体から成るn層を成長させ、そのn層の上にi
型のGaN系の化合物半導体から成るi層を成長させた
構造をとっている(特開昭62−119196号公報、

する発光ダイオードは知られていない。従って、3対の
ドツトで1点を表示するカラーデイスプレィを構成する
場合に、同一基板に3対のドツトを集積化させることは
困難である。
そこで、本発明の目的は、GaN系の化合物半導体では
、通常、青色を発光するが、それに、加えて、赤色発光

以下、本発明を具体的な実施例に基づいて説明する。
まず、本実施例に係る発光ダイオードの製造装置につい
て説明する。
第2図は本発明の窒化ガリウム発光ダイオードを製造す
る気相成長装置の断面図である。
石英管10はその左端でOIJソング5でシールされて
フランジ14に当接し、緩衝材38と固定具39を用い
、ボルト46.47とナツト48゜49等により数箇所
にてフランジ14に固定されている。又、石英管10の
右端は0リング40でシールされてフランジ27に螺子
線固定具41゜42により固定されている。
石英管10で囲われた内室11には、反応ガスを導くラ
イナー管12が配設されている。そのライナー管12の
一端13はフランジ14に固設された保持プレート17
で保持され、その他端16の底部18は保持脚19で石
英管10に保持されている。
ライナー管12の平面形状は第7図に示すように、下流
程拡がっており、石英管1oの長軸(X軸)に垂直なラ
イナー管12の断面は、第3図〜第6図に示すように、
X軸方向での位置によって異なる。即ち、反応ガスはX
軸方向に流れるが、ガス流の上流側では第2図に示すよ
うに円形であり、下流側(X軸止方向)に進むに従って
、Y軸方向を長軸とし、長軸方向に拡大され、短軸方向
に縮小された楕円形状となり、サセプタ20を載置する
やや上流側のA位置では第5図に示すように上下方向(
Z軸)方向に薄くY軸方向に長い偏平楕円形状となって
いる。A位置における第5図に示すIV−IV矢視方向
断面図における開口部のY軸方向の長さは7 cmであ
り、Z軸方向の長さは1゜2 amである。
ライナー管12の下流側には、サセプタ20を載置する
X軸に垂直な断面形状が長方形の試料載置室21が一体
的に連設されている。その試料載置室21の底部22に
サセプタ20が載置される。
そのサセプタ20はX軸に垂直な断面は長方形であるが
、その上面23はX軸に対して緩やかにZ軸止方向に傾
斜している。そのサセプタ20の上面23に試料、即ち
、長方形のサファイア基板51が載置されるが、そのサ
ファイア基板51とそれに面するライナー管12の上部
管壁24との間隙は、上流部で12mm、下流部4mm
である。
サセプタ20には操作棒26が接続されており、フラン
ジ27を取り外してその操作棒26により、サファイア
基板51を載置したサセプタ20を試料載置室21へ設
置したり、結晶成長の終わった時に、試料載置室21か
らサセプタ20を取り出せるようになっている。
又、ライナー管12の上流側には、第1ガス管28と第
2ガス管29とが開口している。第1ガス管28は第2
ガス管29の内部にあり、それらの両管28,29は同
軸状に2重管構造をしている。第1ガス管28の第2ガ
ス管29から突出した部分の周辺部には多数の穴30が
開けられており、又第2ガス管29にも多数の穴30が
開けられている。そして、第1ガス管28により導入さ
れた反応ガスはライナー管12内へ吹出し、その場所で
、第2ガス管29により導入されたガスと初めて混合さ
れる。
その第1ガス管28は第1マニホールド31に接続され
、第2ガス管29は第2マニホールド32に接続されて
いる。そして、第17二ホールド31にはキャリアガス
の供給系統■とトリメチルガリウム(以下「TMG」と
記す)の供給系統Jとトリメチルアルミニウム(以下r
TMA」と記す)の供給系統にとジエチル亜鉛(以下r
DEZ」と記す)の供給系統りとシラン(SIH4)の
供給系統Mが接続されている。第2マニホールド32に
はNH,の供給系統Hとキャリアガスの供給系統■とが
接続されている。
又、石英管10の外周部には冷却水を循環させる冷却管
33が形成され、その外周部には高周波電界を印加する
ための高周波コイル34が配設されている。
又、ライナー管12はフランジ14を介して外部管35
と接続されており、その外部管35からはキャリアガス
が導入されるようになっている。
又、試料載置室21には、側方から導入管36がフラン
ジ14を通過して外部から伸びており、その導入管36
内に試料の温度を測定する熱電対43とその導線44.
45が配設されており、試料温度を外部から測定できる
ように構成されている。
このような装置構成により、第1ガス管28で導かれた
TMGとTMAとH2とDEZとシランとの混合ガスと
、第2ガス管29で導かれたNH3とH2との混合ガス
がそれらの管の出口付近で混合され、その混合反応ガス
はライナー管12により試料載置室21へ導かれ、サフ
ァイア基板51とライナー管12の上部管壁24との間
で形成された間隙を通過する。この時、サファイア基板
51上の反応ガスの流れが均一となり、場所依存性の少
ない良質な結晶が成長する。
n型のA ll 、G a 、−XN薄膜を形成する場
合には、DEZとシランの供給を停止して第1ガス管2
8と第2ガス管29とから混合ガスを流出させれば良く
、i型のA 1 xG a 1−XN薄膜を形成する場
合には、DEZとシランとを供給して第1ガス管28と
第2ガス管29とからそれぞれの混合ガスを流出させれ
ば良い。i型のA 12 xG a +−XN薄膜を形
成する場合には、DEZとシランはサファイア基板51
に吹き付けられ熱分解し、ドーパント元素は成長するA
Il xG a +−XNにドーピングされて、i型
のA Il xG a +−XNが得られる。
次に本装置を用いて、第1図に示す構成の発光ダイオー
ド50を製造する方法について説明する。
まず、有機洗浄及び熱処理により洗浄したa面を主面と
する単結晶のサファイア基板51をサセプタ20に装着
する。次に、反応室11の圧力をlx 1O−5Tor
rに減圧した後、H2を21/分で、第1ガス管28及
び第2ガス管29及び外部管35を介してライナー管1
2に流しながら、温度1100℃でサファイア基板51
を気相エツチングした。
次に温度を400℃まで低下させて、第1ガス管28か
らH2を10I2/分、15℃のTMA中をバブリング
したH2を5011Z分、第2ガス管29からH2を1
01分、NH,を10β/分で2分間供給した。この成
長工程で、AINのバッファ層52が約500への厚さ
に形成された。
次に、2分経過した時にTMAの供給を停止して、サフ
ァイア基板51の温度を1150℃に保持し、第1ガス
管28からH2を101/分、−15℃のTMG中をバ
ブリングしたH2を200nl/分、H2でlppmに
希釈したシラン(Sil14)を200m1.7分、第
2ガス管29からH2を10β/分、NH3を10β/
分で15分間供給して、膜厚約2.5帆、キャリア濃度
2X10′8/c++tのGaNから成る高キヤリア濃
度n層53を形成した。
続いて、サファイア基板51の温度を1150℃に保持
し、同様に、第1ガス管28、第2ガス管29から、H
2を201/分、−15℃のTMG中をバブリングした
H2を100mI2/分、NH3を101/分の割合で
20分間供給し、膜厚約1.5卿、キャリア濃度1XI
Q”/crdのGaNから成る低キヤリア濃度n層54
を形成した。
次に、サファイア基板51を900℃にして、同様に、
第1ガス管28、第2ガス管29から、それぞれ、H2
を1011/分、−15℃のTMG中をバブリングした
H2を10On+j! 7分、5℃のDEZ中をバブリ
ングしたH 2500m j? 7分、H2でippm
に希釈したシラン(SIH4)を10ml1/分、NH
3を1017分の割合で1分間供給して、膜厚75〇へ
のGaNから成る1層55を形成した。この時、1層5
5における亜鉛の密度は1 xlQ20/ cn!で、
シリコンの密度は1×1017/Cl11であった。
このようにして、第8図に示すような多層構造が得られ
た。
次に、第9図に示すように、1層55の上に、スパッタ
リングによりSiO□層61層上100への厚さに形成
した。次に、その5層02層61上にフォトレジスト6
2を塗布して、フォトリソグラフにより、そのフォトレ
ジスト62を高キヤリア濃度n層53に対する電極形成
部位のフォトレジストを除去したパターンに形成した。
次に、第10図に示すように、フォトレジスト62によ
って覆われていない5in2層61をフッ化水素酸系エ
ツチング液で除去した。
次に、第11図に示すように、フォトレジスト62及び
SiO□層61層上1て覆われていない部位の1層55
とその下の低キヤリア濃度n層54と高キヤリア濃度n
層53の上面一部を、真空度0゜04Torr、高周波
電力0.44111/cil 、流速10cc/分のC
Cβ2F2ガスでエツチングした後、Arでドライエツ
チングした。
次に、第12図に示すように、1層55上に残っている
SlO□層61をフッ化水素酸で除去した。
次に、第13図に示すように、試料の上全面に、Aβ層
63を蒸着により形成した。そして、そのA1層63の
上にフォトレジスト64を塗布して、フォトリソグラフ
により、そのフォトレジスト64が高キヤリア濃度n層
53及び1層55に対する電極部が残るように、所定形
状にパターン形成した。
次に、第13図に示すようにそのフォトレジスト64を
マスクとして下層のAn層63の露出部を硝酸系エツチ
ング液でエツチングし、フォトレジスト64をアセトン
で除去し、高キヤリア濃度n層53の電極8.1層55
の電極7を形成した。
このようにして、第1図に示すMis (Metal−
1nsulater−Semiconductor)構
造の窒化ガリウム系発光素を製造することができる。
このようにして製造された発光ダイオード10の発光強
度を測定したところ、0.1mcd であった。
又、この1層55のエレクトロルミネッセンス強度を測
定した。その結果を第14図において曲線Bで示す。
即ち、波長480nm (青色と波長550nm (緑
色)のEL強度は小さく、逆に、波長700nm (赤
色)のEL強度は大きい。又、発光ダイオードの人間の
目に感じる色は、赤色であった。
又、1層55における亜鉛密度を5 X 10 ” /
cnt〜3X1021/cntの範囲で変化させ、その
範囲の亜鉛密度に対するシリコン密度の割合を1/20
0〜1/1000とする発光ダイオードを複数製造した
。そして、その発光ダイオードの1層55のエレクトロ
ルミネッセンス強度を測定した。その測定結果は、第1
4図の曲線Bとほぼ同様な曲線となった。又、それらの
発光ダイオードの人間によって判断される色は赤色であ
った。
又、比較のために、1層55における亜鉛密度をlXl
0”/cn!、シリコン密度を1.5 X 10 ”
/cJとする発光ダイオードを製造した。そして、その
発光ダイオードの1層55のエレクトロルミネッセンス
強度を測定した。その測定結果は、第14図の曲線Aと
なった。
曲線Aでは、曲線Bに対して、波長480nm (青色
)でのEL強度が大きくなり、波長550nm (緑色
)のBL強度は同程度となり、波長700nm (赤色
)のEl。
強度は小さくなっている。そして、スペクトルは全体に
広がっている。人間の目で視認したこの発光ダイオード
の発光色は白色であった。
又、1層55におけるシリコンの密度を、亜鉛密度I
X 10.”/ cn+に対して、1/100〜1/2
00の割合で変化させて、同様に発光ダイオードを製造
した。1層55のエレクトロルミネッセンス強度を測定
したが、第14図の曲線Aと同様になった。
又、発光ダイオードの発光色は、白色であった。
又、1層55における亜鉛密度を5X10′97cnt
〜3X10”/cnlの範囲で変化させ、その亜鉛密度
に対して、シリコン密度を1/20〜1/100の割合
で変化させて、同様に発光ダイオードを製造した。
i 層55のエレクトロルミネッセンス強度を測定した
が、第14図の曲線Aとほぼ同様な曲線が得られた。又
、それらの発光ダイオードの発光色は、白色であった。
更に、比較のために、亜鉛密度をI X 10”/ c
++tとし、シリコンをドープしない発光ダイオードを
製造した。そして、その発光ダイオードの1層55のエ
レクトロルミネッセンス強度を測定した。
第14図の曲線Cに示す特性が得られた。即ち、曲線B
に比べて、波長480nm (青色)の[!し強度は遥
かに大きく、波長550nm (緑色)のBL強度は同
じ位に現れ、逆に、波長700nm (赤色)のBL強
度は筋かに小さくなっている。これらの発光ダイオード
の人間によって認識される発光色は、青色であった。
以上のことから、次のことが結論される。
(1)1層55に亜鉛だけドープした場合の発光ダイオ
ードの発光色は、青色である。
(2)1層55に亜鉛とシリコンとをドープし、シリコ
ンのドープ量が、その亜鉛密度に対する割合が1/20
0〜1/1000で比較的少ない場合には、発光ダイオ
ードの発光色は赤色となる。
(3)1層55に亜鉛とシリコンとをドープし、シリコ
ンのドープ量が、その亜鉛密度に対する割合が1/10
0〜1/200で比較的多い場合には、発光ダイオード
の発光色は白色となる。
尚、上記実施例では、シリコンの原料にシランを用いた
がテトラエチルシラン((C211s> 48t :T
