【発明が解決しようとする課題】
2個のICチップを接着剤で貼り付ける方法は複数のチ
ップを3次元的に接続できる長所がある反面、熱膨張係
数の異なる半導体チップ、例えばシリコン半導体チップ
とGaAs等の化合物半導体チップとの接続には使えな
い欠点がある。又、チップ表面からの放熱に関する考慮
がなされていない為、発熱の大きいバイポーラ素子等を
含んだ回路では信頼性が低下する欠点もある。
一方、シリコン基板にICチップを埋め込む方法では熱
膨張係数の異なるICチップを複合できる長所がある反
面、全部のチップを2次元的に複合する為、大きな面積
が必要とされる欠点がある。
そこで本発明は、化合物半導体チップとシリコン半導体
チップとを3次元的に組み込む方法を提供することを目

上記目的を達成する為、半導体基板同士を接合する代わ
りに互いの配線層だけを接続することにし、半導体基板
同士を接着しないことで熱膨張係数の差が緩和できるよ
うにするものである。互いの配線層の接続手段として、
チップの任意の位置からボンディング可能なAuバンプ
方式を用いるものである。従来、ICチップをプリント
基板に実装する方法として使われているAuバンプ方式
をチップ間接続に採用する為には、ポンディングパッド
を基板上ではなく、配線層上に形成するものである。
1作用】
低消費電力の化合物半導体回路は、論理演算部、記憶部
等の用途に用い、負荷駆動能力が大きいSiのECL回
路は入出力部、A/D、D/A変換部等に用いることで
、互いの長所を生かした半導体装置を実現できる。
化合物半導体装置とシリコン半導体装置はチップ同士を
接続する為、各々に最適なプロセス設計が可能となる。
接続は互いの配線層で行う為、基板の熱膨張係数の違
いが問題となることはない。
又、互いの基板は隔てられる為、ECL回路から化合物
半導体回路への熱伝達は減じられる。
化合物半導体装置とシリコン半導体装置は配線が直接接
続している為、インピーダンス不整合が小さく、高速な

(実施例1)
以下、本発明の一実施例を第1図により説明する。
p型のシリコン基板11にECL回路を形成した後、ポ
リサイド電極5を形成し、Alによる多層配線を行う。
この時、チップ表面の最上層には通常の電源線やアース
線以外に、化合物半導体装置と接続する為の配線を引き
出しておく、ECL回路チップを実装する為のポンディ
ングパッド16と、化合物半導体チップと接続する為の
ポンディングパッド2を設けた後、チップをウェハがら
スクライブする。チップサイズは15X15mm”、ポ
ンディングパッド2の大きさは 120X120μm2
、ポンディングパッド16は200X200μm2であ
る。 化合物半導体にはGaAsを用い、半絶縁性G
a A s基板15上のn型の動作層13上にショット
キー電極6を形成して、M E S F E T (M

を作製し、その他の素子(抵抗、コンデンサ、ダイオー
ド等)と組み合わせ、配線を行って化合物半導体回路を
構成する。チップ表面にはシリコン半導体と接続する為
の配線を引出しておく、ポンディングパッド2を設けた
後、ウェハからスクライブする。チップサイズは4X4
mm”である。
化合物半導体回路チップ17とECL回路チップ18の
ポンディングパッド2をAuバンプと接着剤(導電ペー
スト)とで接続し、パッケージ、又はフィルムに実装す
ることで本発明は完成する。
完成した複合半導体装置を第2図に示す。
なお、本実施例では半絶縁性G a A s基板15に
GaAs MESFETからなる回路を形成して用い
たが、GaAs、AlGaAs、I nAs、InGa
As。
InP、InSb等の化合物半導体をGaAs、或いは
他の化合物半導体基板、シリコン基板、ガラス基板、セ
ラミックス基板に成長させて作製する化合物半導体装置
を用いることも可能である。 デバイス構造についても

(実施例2)
本発明はチップ同士の接合の他に、チップとウェハとの
接合も可能であり、その場合の一実施例を第3図に示す
、シリコンウェハ上に複数の集積回路を形成し、多層配
線によって回路間の配線を行ってウェハスケール回路1

ンディングパッド2をウェハ表面に設けるe GaAs
ICをチップとしてスクライブした後、Auバンプ1
によってシリコンのウェハスケール回路19に接続し、

ることも可能であり、複数の種類の化合物半導体装置を
接続することも可能である。
(実施例3)
実施例1.2では化合物半導体側に多層配線を行って、
シリコン回路に接続したが、化合物半導体側の配線をシ
リコン回路側に形成することも可能であり、この場合の
一実施例を第4図に示す。
化合物半導体ICにはGaAs ME S F E T
を用いて説明す′るが、ゲート電極はパターン反転法で
形成し、ゲート材料にはA u / P t / T
i (200150150n鵬)を用いる。オーミック
電極にもAu/Pt/T i (200150150n
m)を用い、ゲート電極と同時に形成する。電極材料に
は、この他にTi、AI/Ti、A l / M o等
を用いることができ、ゲート電極とオーミック電極は異
なる材料を用いることも可能である。
Mo/ A u/ Mo(100/800/10100
nをリフトオフ法で蒸着して1層目の配線とポンディン
グパッド2を形成し、 In合金(Au)バンプ1で
シリコンのパイ−0M08回路に接続する。GaAs回
路の2層目以降の配線はシリコン回路側の多層配線層領
域に設けである。
本実施例の場合、化合物半導体装置にはモノリシック、
或いは低集積の回路しか使えない欠点がある反面、熱C
VD(化学気相堆積)法による層間絶縁膜の形成工程や
バイアス・スパッタ法による配線金属被着工程が必要な
く、化合物半導体装置側のプロセス工程を低温化できる
利点がある。
なお、本実施例ではGaAsMESFETを用いて説明
したが、InAs、InGaAs、GaSb、InP等
の他の化合物半導体を用いることは可能であり、HEM
T等のデバイスを用いることも可能である。
(実施例4)
化合物半導体に光集積回路を用いた場合の一実施例を第
5図に示す。InP基板に埋め込み構造レーザ・ダイオ

なお、本実施例ではInPからなる光集積回路を用いた
が、GaP−GaAs、GaSb、AlGaAs、In
AlAs等の他の■−V族化合物半導体、或いはZn5
e、CdS等の■−■族化合物半導体を用いて光集積回

ケージ、或いはモジュールにチップを実装する場合に比
べて遅延時間を大きく減らすことができる。
化合物半導体は、発光、受光素子としても使用できる為
、本発明によれば光集積回路をECL回路に組み込むこ
とができる。
シリコンのECL回路は、CMO8回路を混在させるこ
とでパイーCMO8回路として用いることもできる。更
にICチップとして用いるだけではなく、ウェハスケー

Claims (1)
物半導体からなる動作層を有する第2の半導体装置とを
対向して配置し、該第1の半導体装置の配線と該第2の
半導体装置の配線とを低融点金属で接続することによっ
て構成することを特徴とする複合半導体装置。 2、上記第1の半導体装置の配線と上記第2の半導体装
置の電極を、或いは上記第1の半導体装置の電極と上記
第2の半導体装置の配線を低融点金属で接続することに
よって構成することを特徴とする特許請求の範囲第1項
記載の複合半導体装置。 3、上記第2の半導体装置が複数個の半導体装置である
特許請求の範囲第1項、第2項記載の複合半導体装置。 4、上記第2の半導体装置が化合物半導体よりなる活性
層を有する半導体装置である特許請求の範囲第1項、第
2項、第3項記載の複合半導体装置。 5、上記第1の半導体装置が複数個の半導体装置を組込
んだシリコン・ウェハである特許請求の範囲第1項、第
