Abstract

PURPOSE:To form a high-quality polycrystal silicon thin film without using an expensive heat-resisting glass substrate by forming the polycrystal silicon thin film on a light penetrable substrate at low temperatures, using the specified film formation gas and etching gas, not using hydrogen for a dilution gas. CONSTITUTION:In the manufacture of a polycrystal silicon thin film transistor, a light penetrable substrate 1 is used. いコーニング7059ガラスを基板として使用しても良
好な特性が達成された。

以上のように本発明によれば、透光性基板、特に低歪点
ガラスを使用しても(100)配向の割合か大きい薄膜
を得ることがてきる。そして、基板が透光性であり、薄
膜は微細加工に適しているのて、薄膜トランジスタの形
成も容易てあり、液晶駆動回路を容易に構成てき、液晶
テレビへの適用も可能である。また、薄膜は水素含有量
、フッ素含育量を少なくてきるとともに、結晶粒径を大
きくすることかできるので、電気的特性も格段に向上さ
せることか可能である。さらに、不純物を含有する基板
を使用しても、低温プロセスであるので形成されるシリ
コン薄膜中に基板中の不純物が拡散するのを防ぐことが
容易で、安価な基板を用いることによって薄膜半導体素
子の製造コストを大幅に引き下げることができるのみな
らず、この低コスト化に伴って薄膜の用途を大幅に拡大
することができる。

Claims (3)

【特許請求の範囲】[Claims] (1)(100)配向が30%以上、膜中の水素含有量
が2.5原子%以下、フッ素含有量が3原子%以下であ
る多結晶シリコン薄膜にソース電極、ドレイン電極を設
け、両電極間の多結晶シリコン薄膜の上または下に絶縁
膜を介してゲート電極を設けたことを特徴とする多結晶
シリコン薄膜トランジスタ。
