Abstract
Description
この発明は電解コンデンサに用いられるアルミニウム電
極の製造方法に関し、さらに詳しくは表面に誘電体層が
形成された陽極用電極に用いられる高純度アルミニウム

電解コンデンサは、小型、大容量、安価で整流出力の平
滑用などの用途に優れた特性を示し、各種の電気・電子
機器の重要な構成要素の一つである。
電解コンデンサは、一般にアルミニウム等の絶縁性酸化
皮膜が形成され得る、いわゆる弁金属を陽極に用い、前
記絶縁性酸化皮膜を誘電体層として用い、集電用の陰極
電極との間に電解液を介在させてコンデンサ素子が作成
され、この素子を外装容器内に収納し、電極と外部との
電気的接続を得るためのリード線を設けた構造を有する
。
陽極材料は前述したように、アルミニウムをはじめ、タ
ンタル、ニオブ、チタンなどが使用される。また集電の
ための陰極電極材料には、通常陽極材料と同種の金属が
用いられる。
陽極用の弁金属は、電解コンデンサの小型化、大容量化
を図るために、単位電極面積あたりの静電容量値を高め
る必要がある。
従来から電極の静電容量値を高めるために、電極表面を
エツチング処理して表面積を拡大する方法がある。しか
しこの表面積を拡大する技術は、現在では高度に洗練さ
れているが、この技術のみによって電解コンデンサの静
電容量を飛躍的に増加させるのは次第に困難になりつつ
ある。
そこで静電容量を増大させるためには、電極表面に形成
された誘電体酸化皮膜の比誘電率を上げることが考えら
れる。しかし通常は、陽極材料である弁金属の酸化物固
有の比誘電率によってその値は決まってしまい、変更の
余地は殆どない。
陽極表面の誘電体酸化皮膜層の被誘電率を上げるために
は、基材である陽極金属とは異なる高い比誘電率を持つ
物質を、陽極の絶縁酸化皮膜の一部もしくは全部に代え
て形成することが考えられる。
このような基材と異なる物質を基材上に形成するものと
して、例えば特開平1−175714号公報にあるよう
に、誘電体フィルム表面に蒸着、スパッタリング、プラ
ズマCVDなどの手法によってチタン酸ストロンチウム
の薄膜を形成するもの、特開昭59〜167009号公
報のように不活性ガス中で金属を蒸着した後化成処理を
行うもの、特開昭63−306614号公報のごとくイ
オンブレーティングによりアルミニウムーチタン合金層
を形成し陽極酸化(化成)処理を行うものなどが提案さ
れている。
しかしながら、前述した方法では、アルミニウム表面へ
の薄膜の密着性は必ずしも十分ではなく、特に蒸着技術
を改良してより優れた電解コンデンサ用アルミニウム陽
極電極を製造する余地が残されていた。
また前記した蒸着技術を用いる方法では、処理時間が長

The valve metal for the anode needs to have a high capacitance value per unit electrode area in order to miniaturize and increase the capacity of electrolytic capacitors. Conventionally, in order to increase the capacitance value of an electrode, there is a method of enlarging the surface area by etching the electrode surface. However, although this technique for increasing surface area is now highly sophisticated, it is becoming increasingly difficult to dramatically increase the capacitance of electrolytic capacitors using this technique alone. Therefore, in order to increase the capacitance, it is possible to increase the dielectric constant of the dielectric oxide film formed on the electrode surface. However, normally, the value is determined by the specific dielectric constant of the oxide of the valve metal that is the anode material, and there is little room for change. In order to increase the dielectric constant of the dielectric oxide film layer on the anode surface, a substance with a high dielectric constant different from that of the base anode metal is formed in place of part or all of the anode's insulating oxide film. It is possible to do so. In order to form a substance different from the base material on the base material, for example, as disclosed in Japanese Patent Application Laid-open No. 1-175714, strontium titanate is formed on the surface of the dielectric film by methods such as vapor deposition, sputtering, and plasma CVD. Those that form a thin film, those that perform chemical conversion treatment after vapor deposition of metal in an inert gas as in JP-A-59-167009, and those that form aluminum-titanium by ion blating as in JP-A-63-306,614. A method has been proposed in which an alloy layer is formed and anodized (chemical conversion) treatment is performed. However, with the method described above, the adhesion of the thin film to the aluminum surface is not necessarily sufficient, and there is still room to improve the vapor deposition technique to produce a better aluminum anode electrode for an electrolytic capacitor. Further, the method using the above-mentioned vapor deposition technique requires a long processing time, and therefore is insufficient in terms of production efficiency.

化物あるいはこれらの複合酸化物の存在が知られている
。そこでこの発明は、高純度アルミニウムの表面に、蒸
着によりタングステンを酸化物蒸着膜として形成し、こ
れを誘電体層として利用しようというものである。
そして、蒸着膜の形成方法を改良することで、処理時間
を大幅に短縮させ、かつ高い比誘電率に基づく高静電容
量を有する電解コンデンサ用の陽極アルミニウム電極を

この発明は、電解コンデンサ用アルミニウム電極を製造
するに際し、高純度アルミニウム表面に、酸素を含んだ
全圧がlXl0−”〜1. X 10−2〜1×10−
4Torrの雰囲気中で、タングステンの酸化物からな
る蒸着層を陰極アーク蒸着法によって形成することを特
徴とする電解コンデンサ用アルミニウム電極の製造方法
である。
陰極アーク蒸着法は、ターゲット側を陰極とした陰極ア
ーク放電現象を利用して、ターゲット材料を局所的に溶
融蒸発させ、被処理材料表面に蒸着を行うもので、陰極
アーク放電の特性として、陰極側(ターゲット)に非常
に小さな陰極輝点を生じ、大きなアーク電流がこの小さ
い点に流れ込むことから、陰極点の近傍は極めて高温に
熱せられて、タングステン等の高融点材料も瞬時に溶融
蒸発させる。
そして溶融蒸発した、ターゲツト材は同時に金属イオン
となり、真空中に放出される。この際バイアス電圧を被
処理材料に印加することにより、この金属イオンは、加
速された反応ガス粒子と共に被処理材料の表面に密着し
、緻密な蒸着膜を生成する。
通常の陰極アーク蒸着法によれば、蒸着処理を行うチャ
ンバ内は、アルゴン、窒素等の不活性ガスが僅かに存在
する雰囲気中で蒸着を行うが、この発明においては、タ
ングステンを酸化させ、酸化物として蒸着膜を形成する
必要があることから、チャンバ内に微量の酸素ガスを存
在させて蒸着処理を行うものである。
チャンバ内の酸素ガスの量は、酸化反応が充分行われ、
しかも遊離した金属イオンが被処理材表面に蒸着形成さ
れるのを妨げない範囲で選択されるべきで、その好まし
い範囲は酸素を含む全圧でI X 10−”〜I X
10−2〜1×10−4Torrである。
この発明によれば、被処理材料としては、通常の電解コ
ンデンサの陰極に用いる高純度で箔状あるいは板状のア
ルミニウムを用いることができる。
このアルミニウム表面は、あらかじめ脱脂処理等にをよ
り表面を清浄化しておくことが望ましい。
またアルミニウム表面はエツチング処理を施しても良い
し、ブレーンのままであっても良い。
この発明における、陰極アーク蒸着の他の好ましい条件
としては、チャンバ内の圧力については、前述したとお
り酸素ガスを含む全圧が、lXl0−2〜I X 10
−2〜1×10−4Torrの範囲に設定すれば良いが
、上記範囲において圧力の調整のため酸素以外に不活性
ガスとしてアルゴン、ヘリウム、窒素ガス等を混合して
も差し支えない。また蒸発距離は50ないし400m1
程度で行うが、装置構造に依存することでもあり必ずし
もこの範囲に限定されるものではない。更に蒸着膜の厚
さは、0.05ないし5μm、蒸着速度は0.01〜0
.5μm/分、蒸着時間は、0゜05分ないし30分程
度で行えば良い。
またこの発明では、蒸着されるタングステンが被処理材
である高純度アルミニウム表面での酸化反応が円滑に行
われるために、被処理材を加熱し、蒸着面での酸化反応
を促進させることも好ましいことである。この温度は酸
化反応促進の見地から言えば、比較的高い温度が良いが
、被処理材が高純度のアルミニウムであることから、そ

この発明の陰極アーク蒸着法によりタングステン蒸着層

タングステン酸化物は、W2C、W Oz 、W O3
のほか、ホモロガス酸化物と呼ばれる存在等がある。こ
れらの構造のものは、蒸着条件によって、2種あるいは
それ以上の構造のものが混在することになる。特にWO
3構造のものは、常温で10’程度の高い誘電率を呈し
、アルミニウム表面の誘電率を高め、静電容量の増大に
寄与する。したがって蒸着条件については、WO3構造
の酸化物が蒸着層に主として形成されるように条件を選
ぶことが好ましい。
ただ、タングステン酸化物は、高誘電率を有すると同時
に前記のWO3構造のものを含め、比較的高い電導度を
示す。そこで、タングステンの酸化物の蒸着層を形成後
、基材のアルミニウムに陽極酸化処理等の酸化処理を行
い、絶縁性の酸化アルミニウム層を形成することが望ま
しい。
この発明の方法によれば、粒子のイオン化率が高いため
、イオンボンバード効果が強く、またコーティング中の
バイアス効果も強いため、被処理材との密着性が極めて
高い皮膜となる。
この発明の陰極アーク蒸着法と、従来のイオンブレーテ
ィング法およびスパッタリング法について、−船釣な金
属の被処理材上のイオン化率および粒子エネルギーを比
較したものを、以下の表に示す。
このように、陰極アーク蒸着法によれば、イオン化率が
他の方法に比べて著しく大きく、高イオンエネルギーで
あるため、反応効率が向上し、アルミニウム電極と蒸着
金属もしくはその酸化物との密着性ならびに緻密性を顕
著に向上させることができる。
また処理時間についても、この発明の陰極アーク蒸着法
によれば長くともIO分程度で処理が終わるのに対し、
イオンブレーティング法では20分程度、スパッタリン
グ法によれば50分程度と、何れもこの発明の方法に比

Regarding the processing time, according to the cathodic arc evaporation method of the present invention, the processing can be completed in about IO minutes at the longest.

以下実施例に基づいて、この発明を説明する。
(実施例)
まずこの発明の実施例として、交流による電気化学的な
エツチング処理が施された高純度のアルミニウム箔(純
度99 、95%)を50X 100mmに切断したも
のを被処理材として使用し、この表面にタングステンの
酸化物を蒸着した。
図面は、陰極アーク蒸着に使用する装置の概略を説明し
たものである。この発明は図面の装置により、タングス
テンからなる金属ターゲット(蒸発源)10庖陰極とし
てアーク放電を起こすと、アークは金属夕・・〜ゲソ1
−10の表面にアークスポットを形成し、4アークスボ
ントに集中するアーク電流のエネルギーにより、金属タ
ーゲット10の表面は瞬時に溶融蒸発すると同時に金属
イオン12となり、真空中に放出される。
この際5、高純度のアルミニウムからなる被処理材14
に対しバイアス電圧を印加することにより、この金属イ
オン12は5加速された反応ガス粒子16と共に被処理
材14の表面に密着し、緻密な膜を生成する。なお、図
面中で、18および20はアーク電源、22はバイアス
電源、24は回転テーブル、26はガス入L]、28は
ガス出目、30は真空チャンバである。
実施例では、被処理材のアルミニウムを400℃に加熱
しておき、。酸素ガスを含むチャンバ内の圧ツノを2
X 101〜iox 1O−3Torrの範囲に設定し
、か発距離200m、アークt#iの電流値はいずれも
10、OA、蒸発速度 0゜05μm/分とし、4分間
陰極アーク蒸着を行い、0.2μmの蒸着膜厚のタング
ステン酸化物薫着膜を形成し7た。
また蒸着膜形成後1、被処理材であるアルミニウムを8
■の電圧で陽極酸化処理を行った。
この結果1.得られた皮膜は、耐圧が8■、静電容量が
0.102m F /cdであった。
(比較例)
被処理材の高純度°アルミニウムは、実施例と同一のも
のを用いた5、この比較例では、表面に蒸着膜を形成せ
す′、常法によって°フルミニラム箔表面を陽極酸化処
理しこ、酸化アルミニウムの皮膜を形成した。陽極酸化
電圧を8■に設定して得られた皮膜の静電容量は、O,
043rn F / cdであった。
この結果から明らかなよ・)に、この発明の方法により
作成された電極を電解」ンデンガに用いれば、高い静電
