クトロニクス素子の分野にかかわり、とくに高速デ、イ
シクル回路、高周波アナログ回路の分野に応用される酸

【従来の技術J
ジョセフソン接合や超電導三端子素子等の超電導エレク
トロニクス素子を高臨界温度の酸化物超電導4A料によ
って構成する場合、酸化物超電導材料のコヒーレンス長
さに対応した素子寸法が要求される。代表的な酸化物超
電導材料であるY−Ba−Cu酸化物のコヒーレンス長
さは0.3〜1.4nmである。このような短い距離に
対応した素子寸法を実現するために、例えばジョセフソ
ン接合に対してはY−Ba−Cu酸化物等の結晶粒界を
接合部に用いた例がアプライド・フィジックス・レター
ズ51巻200頁(1987年)(Applied P
hysics Lette「s、 Vol、51. p
、200゜+987)に記載されている。この例ではY
−Ba−Cu酸化物薄膜の幅がくびれだ部分の結晶粒界
をジョセフソン接合部とし、ループ状薄膜の2カ所にこ
のような接合部を設けて直流スクイドを構成している。
【発明が解決しようとする課題I
前記従来技術を用いて酸化物系の超電導材料を用いて超
電導三端子素子あるいはジョセフソン接合等の超電導素
子を得ようとする場合、つぎのような問題点が発生し、
素子の作製を困難にするとともに、酸化物系エレクトロ
ニクス素子に対する将来の発展性を阻害することになる
。すなわち従来技術及び知識によればジョセフソン接合
の接合部等の素子寸法を酸化物超電導材料のコヒーレン
ス長さであるInm程度の極めて短い寸法にする必要が
あった。このような短い=1法は超電導酸化物の結晶粒
界で実現された。
結晶粒界では多結晶体の結晶が境界を接する部分であり
、!原子層あるいは2原子層のレベルでの原子配列の乱
れが存在する。結晶粒界のこれより内側では超電導酸化
物本来の結晶格子、原子配列、および組成を有する。し
たがって、結晶粒界は酸化物薄膜の作製時にすでに形成
されたものであるが、ナノメートルレベルの常伝導領域
の実現を可能にした。
しかしながら上記従来技術は以下の問題点を有する。す
なわち、ナノメートルレベルのパタンを酸化物超電導材
料に対して人工的に形成することは、現在の微細加工技
術をもってしても不可能である。上記従来技術にがかる
lnmの寸法は自然現象の助力をもってして始めて実現
されたものである。したがって、あらかじめ設計された
通りにこのような微細寸法を形成し、素子作製を行うこ
とは不可能である。
このことは、素子特性の設定されたとおりに制御された
素子を得ることができないだけでなく、特性の揃った多
数の素子を同一基板上に集積化することが不可能である
ことを意味する。さらに従来例のような2端子素子であ
れば作製可能であるが、構造が複雑化した三端子素子の
ような超電導素子を従来技術によって作製することはき
わめて困難である。
そこで本発明の目的は高臨界温度を有する酸化物超電導
材料を電極とする超電導素子において、素子作製を可能
にする寸法領域で設計し、作製することを可能にならし
める常伝導層用の材料およびその仕様を提供することに
ある。
【課題を解決するための手段】
」二記課題を解決するために、本発明においては酸化物
系の超電導材料を電極と、例えば2個のこれらの超電導
電極をCuを成分として含む酸化物等の常伝導材料等を
介して接続するための能動領域とを有し、超電導電極に
よって該酸化物常伝導部が挾まれた領域の超電導電極間
距離をクリーンリミットによって決まる超電導電子対の
存在確率振幅の減衰長より長く、減衰長の10倍より短
くする。クリーンリミットによって決まる長さとは、す
なわちクリーンリミットにおいて与えられる常伝導層中
における超電導電子対の存在確率振幅に対する減衰長d
nに相当する。超電導電極間の距離をこの減衰長dnと
同等、あるいはこれより大きくする。なおりリーンリミ
ットにおける超電導減衰長dnはh−v/4π2kTで
与えられる。
ここで11はプランク定数、kはボルツマン定数、■は
キャリアのフェルミ速度であり、キャリア質量をm、h
= h / 2π、nをフリーキャリア密度として、
ニ(3工2n)+3
で与えられる。また、Tは動作温度である。この値をた
とえば酸化物常伝導材料であるL a −B a−Cu
酸化物に適用すれば10 Kにおいて、50nmとなる
。したがってこの値は素子を動作させようとする温度に
よって決定される。
酸化物常伝導部としては酸化物超電導材料と結晶構造の
基本形を同じくし、かつ反強磁性的な磁気特性を有する
酸化物材料をもちいると良い。あるいは酸化物超電導材
料と結晶構造の基本形を同じくし、かつ半導体的な電気
特性を有する酸化物材料を酸化物常伝導部として用いる
と良い。
このような材料としては酸素濃度を欠乏させたY−B’
a−Cu酸化物、Pr−Ba−Cu酸化物、La−Ba
−Cu酸化物、Y−Ba−Cu酸化物にFe、Co、A
I、Ga等の磁性元素や、金属元素が不純物として含ま
れた常伝導酸化物等が含まれる。ただし、これら酸化物
材料によりなる常伝導層の厚み、すなわち超電導電極間
距離は上記等式で与えられる減衰長、すなわちフェルミ
速度によって個別に決定づけられる寸法より大きく取る
ものとする。
以上述べた超電導−常伝導−超電導接合は超電導三端子
素子の基本部分である。この常伝導層に流れる超電導電
流を制御する電極を設けることにより、三端子素子が得
られる。制御電極の一例としては常伝導層に積層化して
、層間絶縁膜を介してゲート電極を設ける方法が有る。
この制御電極に電圧を印加することにより、超電導電流

以上の本発明に係る課題を解決するための手段が酸化物
系の超電導三端子の作製に有効であることの根拠は本発
明を裏づける新しい実験事実、および以下に述べる理由
によるものである。
新しい実験事実を第1図を用いて説明する。本発明者等
はY−Ba−Cu酸化物薄膜3を電極とし、L a −
B a −Cu酸化物薄膜2を常伝導層とするプレーナ
型の素子を作製した。Y−Ba−Cu酸化物電極間の距
離は0.1μmから0゜811mまでの範囲で異なった
寸法のものを作製した。Y−Ba−Cu酸化物電極間の
距離が0,2μmの素子の場合について、電圧−電流特
性の一例を第2図に示した。図に示されるごとく、超電
導電流が得られた。超電導電流はやく70Kまで検出さ
れた。他の素子でも同様に超電導電流が得られた。ここ
で作製した素子の電極間距離は酸化物系のコヒーレンス
長さとして考えられている値、すなわち約1nmの10
0〜1000倍である。
実験事実から、酸化物常伝導材料として酸化物超電導材
料と結晶構造の基本形を同じくし、場合により更に反強
磁性的な磁気特性を有する酸化物材料か、あるいは酸化
物超電導材料と結晶構造の基本形を同じくし、更に半導
体的な電気特性を有する酸化物材料を用いると良いこと
が分かった。
超電導体と常伝導体の界面において、原子配列および構
成元素の不連続な変化に起因して、超電導電子は連続的
な密度分布をするのではない。一般に、界面において超
電導電子密度は常伝導層に向かって不連続に減衰する。
この減衰割合は超電導材料と常伝導材料の種類が異なる
ほど大きい。たとえば酸化物超電導材料と金属常伝導材
料を接続する場合等がこれに当る。
界面において超電導電子密度を不連続に減衰させないた
めには、構造的に同種の超電導材料と常伝導材料を組み
合わせるのが好ましい。とくにCu系酸化物超電導材料
に対してはCu系酸化物常伝導材料を組み合わせた場合
に超電導電子密度の減衰を充分に抑えることができる。
Cu系酸化物常伝導材料はCu系酸化物超電導材料のキ
ャリアを低減させることにより、反強磁性的性質をもた
せたもの、あるいは半導体的な電気特性を持たせたもの
が適している。一般に金属系超電導材料においては磁性
と超電導性は共存せず、磁性不純物の存在によって超電
導特性が失われる。
一方、酸化物系超電導材料においては超電導性を担う部
分はCuO2原子面である。CuOは本来反強磁性材料
である。しかるにCu系酸化物超電導イA料の場合、C
uの価数が2より大きくなることによってキャリア、す
なわちホールが発生し、電子系の波動関数の局在性が弱
められる。これとともに反強磁性的な性質は薄めらでく
る。このことは酸化物常伝導材料において磁気的性質が
超電導の発現を抑えているのではなく、キャリアが存在
するかどうかで超電導になるか否かが決まることを意味
している。
酸化物常伝導材料におけるミクロなメカニズムは明らか
ではないが、現象論的にはCuO2面に超電導の起源と
なるキャリア間の引力相互作用となる機構を内在してい
る。このために酸化物超電導材料において、超電導的性
質と反強磁性的性質が共存するのである。これらのこと
を考慮することにより、超電導電極から常伝導層に染み
だす超電導電子対の距離が臨界磁場等の測定により決定
されるコヒーレンス長さではなく、より大きな−」法で
あることが分かる。
ホール係数と抵抗率から、ダーティリミットで割算され
るL a−13a −Cu酸化物等の酸化物常伝導材料
の減衰長は約1nmである。この減衰長は見かけ上、酸
化物材料の短い平均自由行程を反映したものである。酸
化物イ1料の抵抗発生原因は格子振動による散乱ではな
く、隣同志の原子間で波動関数が充分に重なっていない
ことによるものである。
すでに述べたように、Cu系酸化物では常伝導材料であ
ろうと、超電導的な性質を内在している。
常伝導層に染みだした超電導電子χjは見が11・の散
乱を受けるとしても、超電導的な性質は失わないのであ
る。このような点において、超電導電子対の染みだし距
離はダーティリミットにょって決まる減衰長ではなく、
むしろクリーンリミットによって規定される。超電導電
極間の距離はクリーンリミットによって決まる定数、す
なわち先に掲げた減衰長dnで指数関数的に減衰してい
く。従ってジョセフソンカップリングを生じさせるのに
好適な電極間距離はcanの値からその十倍までの範囲
である。この範囲に電極間距離を限定するのはdnの匝
より小さくすれば電極間で超電導波動関数の位相がずれ
なくなり、dnO値より10倍以」二大きければ素子の
超電導電流密度が実用上必要な値105A/m2より小

Although the microscopic mechanism in normal oxide materials is not clear, phenomenologically, the CuO2 surface contains a mechanism of attractive interaction between carriers, which is the origin of superconductivity. For this reason, superconducting properties and antiferromagnetic properties coexist in oxide superconducting materials. By taking these into consideration, it can be seen that the distance between superconducting electron pairs leaking from the superconducting electrode to the normal conducting layer is not the coherence length determined by measurements such as the critical magnetic field, but is a larger method. From the Hall coefficient and resistivity, the attenuation length of a normal oxide material such as L a-13a -Cu oxide, divided by the dirty limit, is about 1 nm. This decay length apparently reflects the short mean free path of the oxide material. The cause of resistance in the oxide I1 material is not scattering due to lattice vibration, but is due to insufficient overlap of wave functions between adjacent atoms. As already mentioned, Cu-based oxides have superconducting properties even if they are normal conductive materials. Even though the superconducting electrons χj seeping into the normal conductive layer are subjected to scattering of 11·, they do not lose their superconducting properties. The distance between the superconducting electrodes is attenuated exponentially by a constant determined by the clean limit, that is, the attenuation length dn listed above. Therefore, the distance between the electrodes suitable for producing Josephson coupling is in the range from the value of can to ten times the value of can. The reason for limiting the interelectrode distance to this range is that if it is smaller than the dn value, the phase of the superconducting wave function will not shift between the electrodes, and if it is at least 10 times larger than the dnO value, the superconducting current density of the device is practically necessary. 以下本発明の実施例を以下に述べる。
第3図に示すごとく、Sr’1riChの(110)面
方位単結晶を超電導三端子素子用の基板1として用いる
。基板」二に常伝導層2としてLa−Ba−Cu酸化物
薄膜を形成する。成膜は高周波マグネトロンスパッタリ
ング法によって行う。雰囲気ガスはArと濃度50%の
酸素ガスとし、全圧力は0.4Paとする。ターゲツト
材はLa−Ba−Cu酸化物の円板状焼結体とする。電
源として]、 3 、 56MI(zの高周波を用い、
投入電力は100Wとする。膜形成時の基板温度は55
0℃−700℃の範囲とする。このような成膜条件によ
って半導体的な電気抵抗特性を有するLa−BaCu酸
化物薄膜を得る。
つぎにY、Ba、およびCu金属を蒸発源とする酸素雰
囲気中での反応性蒸着法によりY −T3 a−Cu酸
化物薄膜をLa−Ba−Cu酸化物薄膜2上に形成し、
超電導電極膜3とする。Y −B a−Cu酸化物薄膜
の膜厚は80nmとする。)r−Ba−Cu酸化物薄膜
は80にの超電導臨界温度を有する。
つぎに電子線描画法により有機性レジスト膜に幅0.2
71mの溝パタンを形成する。この上からArあるいは
Arと酸素の混合ガスを用いた反応性イオンビームエッ
ヂフグ法によりY−Ba−Cu酸化物薄膜を加工するこ
とにより溝を形成する。加工工程によりY−Ba −C
u酸化物薄膜が2個の電極部に分かたれ、かつ電極間距
離が0.211mに保たれる。これにより2個の超電導
電極膜3が得られる。
つぎに高周波マグネトロンスパッタリング法によって3
rTi03薄膜の形成を行い、ゲート絶縁膜4とする。
雰囲気ガスはArと濃度50%の酸素の混合ガスとする
。さらにY−Ba−Cu酸化物電極溝部直上にAu薄膜
を形成し、ゲート電極膜5とする。
以上の方法により作製された酸化物系超電導三端子素子
は第4図に示されるごとく、Y−Ba−Cu酸化物電極
間で超電導電流が流れ、Auケ=1・電極に電圧を印加
することにより、超電導電流の1直を制御することがで
きる。すなわち、ゲ−1・に正の電圧を印加することに
より、常伝導層のキャリア濃度が減少する。この結果、
実効的な減衰長か短くなることにより、超電導電流を低
下させることかできる。これにより、本素子が超電導三
端子素子として動作することが示される。
Y−Ba−Cu酸化物薄膜の電極間距離として0.2I
Jm以外に0.11Jmから1.0μmまでの範囲で異
なった寸法を有する超電導三端子素子の作製を行い、こ
の素子特性を測定することにより、やはりゲート電圧に
よって超電導電流を制御できることが示される。電極間
距離が長い場合、零ゲート電圧下では超電導電流値が低
いので、負のゲート電圧を印加することにより蓄積層を
常伝導層に形成し、キーヤリア濃度を増加させて、超電
導電流を増大させる。
さらに超電導電極をY −13a −Cu酸化物、酸化
物常伝導層としてP r −B a −Cu酸化物薄膜
、ゲート絶縁層として5rTi03薄膜、グー1〜電極
としてAu薄膜を用いた超電導三端子素子も同様の方法
により作製される。この超電導三端子素子−はやはりY
−B a −Cu酸化物電極間で超電導電流が流れ、
Auゲート電極に電圧を印加することにより超電導電流
のレベルを調節することができ、三端子としての動作が
有効に働いていることを示す。
酸化物常伝導層として」二記La−Ba−Cu酸化物、
Pr−Ba−Cu酸化物以外に、ペロソスカイ)・型結
晶構造を有し、Cuを含む酸化物であるL a −Cu
酸化物、B i −3r−Cu酸化物、酸素濃度を欠乏
