PURPOSE:To supply a carrier gas which contains a reaction material always in definite quantities and to stably form a thin film by a method wherein the amount of the reaction material is measured in a state that it has been diluted with an alcohol. CONSTITUTION:Ethyl alcohol-diluted liquid tetraethoxysilane TEOS inside a material tank 2 is pressure-fed to a liquid mass-flow controller 3 by means of the pressure of N2 gas. By utilizing heat is removed according to a mass flow rate at the liquid mass-flow controller 3, the mass flow rate of the ethyl alcohol-diluted liquid TEOS is measured and fed accurately. Since the amount of the reaction material is measured in a state that it has been diluted with the alcohol, the liquid mass-flow controller 3 can be used near its full scale. (発明か解決しようとする課題〕 従来の化学気相成長装置は以上のように構成されている

の一例を示すか、フルスケール(流量レンジ)はlCC
/分、精度かフルスケール±2%であり、例えばTE0
1の場合、必要量か液体状態て約0、05 c c 7

動する。このように液体TEO3の供給量が大きく変動
するため気化したTE01のガス流量か変動し各半導体

噴出面(6)より加熱保持された半導体ウェハ(7)前
記混合ガスか吹きつけられ、化学気相成長により、各半
導体ウェハに同し厚みて薄膜か形成される。なお、エチ
