It is polycrystalline silicon forming a channel source, the gate electrode being connected to the gate line 7 and the source electrode being connected to the source line 8. Further, as can be seen from the figure, if the liquid crystal drive electrode 11 is provided by extending the polycrystalline silicon of the drain of the thin film transistor, the manufacturing process will be simplified. However, in the case of a light transmission type liquid crystal display device, the liquid crystal drive electrode 11
must be a transparent electrode with electrical conductivity, but the polycrystalline silicon used as the material for the thin film transistor 6 does not allow much light to pass through even if it is made as thin as 1000 angstroms, and is colored by interference color, making it difficult to drive. It cannot be used as an electrode. Currently, the common method for display devices using liquid crystals is to use tin oxide, indium oxide, or indium oxide containing a small amount of tin oxide, which is known as an ITO film, as a conductive transparent material. It has excellent stability, conductivity, and light transmittance, making it ideal as a transparent electrode.

1 and the polycrystalline silicon 6 must be in electrical ohmic contact, but even if the contact hole 9 is opened in the insulating layer on the drain electrode and the polycrystalline silicon 6 and the transparent electrode 11 are brought into direct contact, no electrical contact will occur. It was difficult to make physical contact with the liquid crystal display device, making it impossible to put it into practical use as a liquid crystal display device.

晶駆動用電極を得る。 FIG. 3a shows a cross section of a polycrystalline silicon thin film 13 formed on the surface of a glass plate 12 and etched away in areas other than the drain, channel, and source regions of a thin film transistor. Highly concentrated impurities are diffused into the drain and source regions of the thin film transistor. Next, as shown in FIG. 3b, a silicon oxide film 14 is formed to cover the surface of the polycrystalline silicon thin film 13.
This silicon oxide film may be obtained by thermally oxidizing the surface of polycrystalline silicon 13, or may be obtained by vapor phase growth. Furthermore, other insulating films such as silicon nitride film, alumina film, etc. may be used instead of the silicon oxide film. Next, a contact hole is opened in the silicon oxide film 14 above the drain region to form a drain electrode extraction window. Next, using an indium-tin alloy target as shown in Figure 3c,
An indium-tin thin film of about 100 Å is sputtered, followed by sputtering of an indium oxide film containing tin oxide of about 1000 Å. Next, a desired pattern of liquid crystal driving electrodes is obtained using photolithography technology.

Next, as another example of the method for forming the indium-tin thin film of the previous example, first, sputtering was performed for a short time in an argon atmosphere containing no oxygen using only an indium oxide target containing tin oxide. After forming an indium-tin thin film of about 10 Å to 100 Å on the polycrystalline silicon surface, the inside of the sputter chamber was heated to an oxygen gas pressure of 7.
×10 -5 torr., and the argon gas pressure is adjusted to 5 × 10 -3 torr., and the ITO film is continuously sputtered. This method has the advantage that only one type of target is required compared to the previous embodiment. Note that the indium-tin thin film and the ITO film can be dry-etched using photolithography technology or simultaneously etched using a mixed solution of hydrochloric acid and nitric acid.

て簡略化出来その効果は大きい。 As described above, according to the present invention, by interposing a thin film of indium, tin, or indium-tin alloy between the Si semiconductor layer and the transparent electrode, it is possible to easily establish ohmic contact between the two with low resistance. , the area of the contact can be reduced, and therefore the aperture ratio of the liquid crystal display device can be improved and images with higher density can be obtained. Moreover, the presence of the indium-tin thin film has no effect on the characteristics of the display device, and the process can be simplified compared to the conventional method, which is highly effective.
