ミニウム合金の配線層との間の拡散を防止する層が、層

主成分とする合金またはこれらの窒化物の下部および上
部と、該下部の材料に酸素を含有させた前記中間部とか
ら成ることを特徴とする請求項1記載の半導体装置。 3、前記上部と前記下部が同一の材料からなることを特
徴とする請求項2記載の半導体装置。 4、前記上部および前記下部の材料が窒化チタンである
ことを特徴とする請求項3記載の半導体装置。 5、シリコン基板上に該基板とアルミニウムまたはアル
ミニウム合金の配線層との間の拡散を防止する層を形成
するために、 高温に加熱した該基板上に不活性ガスと窒化性ガスとの
混合ガス雰囲気中または不活性ガス雰囲気中で高融点金
属または高融点金属を主成分とする合金またはこれらの
窒化物をスパッタリングする工程、および 上記スパッタリングの途中で、上記雰囲気中に酸素を導
入した後導入を停止する工程 を行うことを特徴とする半導体装置の製造方法。 6、前記酸素導入期間中は前記スパッタリングを中断す
