の上に15mm×5mm×5mmの成形物が接着(接着
面は15mm×5mm)するようにして試験体を作製し
、引張り接着力を測定した。なお、硬化条件は上記試験
(a)と同様とした。
(d)吸湿時の耐クラック性(PKGクラック発生時)
10.0mm×8.0mm×0.3mmの大きさのシリ
コンチップを64PIN−QFPフレーム(42アロイ
)に接着し、これにエポキシ樹脂組成物を成形した後、
85℃,85%RHの恒温恒湿槽中に12時間放置した
ものを215℃の半田浴に30秒間浸漬し、樹脂クラッ
ク発生率を調べた(サンプル数n=20)。なお、硬化
条件は上記試験(a)と同様とした。
(e)LSIの耐湿性(LSI不良発生率)256kビ
ットDRAMメモリーLSIを50個を成形し、85℃
,85%RHの恒温恒湿槽中に12時間放置したものを
