- 【実用新案登録請求の範囲】 ＩｎＰの化合物単結晶からなる基板上に、Ｉｎ
ＧａＡｓＰの四元化合物からなるガイド層及び活
性層、並びにＩｎＰの化合物単結晶からなるクラ
ツド層を順次積層し、基板上のガイド層とクラツ
ド層間で活性層を挾み込んだものにおいて、 上記ガイド層の活性層側界面を軸方向に沿つて
連続な凹凸形状にした回折格子を形成したことを
特徴とする半導体レーザダイオード。
