〔発明の技術分野〕
本発明は、半導体レーザ技術に係わり、特に低
しきい値電流化をはかつた半導体レーザ装置に関

ザの応用が開けるにつれ、半導体レーザの量産化
技術が必要となつている。従来、半導体レーザ用
の薄膜多層ヘテロ接合結晶製作技術としては、ス
ライデイング・ボート方式による液相エピタキシ
ヤル成長法(LPE法)が用いられているが、
LPE法ではウエハ面積の大型化に限度がある。
このため、大面積で均一性及び制御性に優れた有
機金属気相成長法(MOCVD法)や分子線エピ
タキシ−法(MBE法)等の結晶成長技術が注目
されている。

な構造のレーザにおいては、電極面に垂直な断面
について見たとき、電流阻止層が欠損したストラ
イプ部分には単なるPN接合があるのみであるの
ち対し、ストライプ部分両側にはPNPN接合が
形成されている。このため、順方向電圧を印加し
たとき、PNPN接合の1つのPN接合には逆バイ
アスが印加されることになり、PNPN接合部を
通して電流が流れることは殆んどなく、ストライ

-3)、厚さ0.1〔μm〕のアンドープga0.85Al0.15As
活性層13、厚さ2〔μm〕のP−Ga0.55Al0.45As
クラツド層14(Znドープ4×1018cm-3)及び厚
さ2〔μm〕のN−GaAs電流阻止層15(Seド
ープ5×1018cm-3)を順次成長形成した。この第
1回目の結晶成長にはMOCVD法を用い、成長
条件は基板温度750〔℃〕、V/=20、キヤリア
ガス(H2)の流量〜10〔/min〕、原料はトリ
メチルガリウム(TMG:(CH)3Ga)、トリメチ
ルアルミニウム(TMA:(CH3)3Al)、アルミン
(AsH3)、pドーパント:ジエチル亜鉛(DEZ:
(C2H5)2Zn)、nドーパント:セレン化水素
(H2Se)で、成長速度は0.25〔μm/min〕であつ
た。なお、第1回目の結晶成長では必ずしもM−
CVD法を用いる必要はないが、大面積で均一性
の良い結晶成長が可能なMO−CVD法に用いる
ことは、量産化を考えた場合LPE法に比べて有

第2回目の結晶成長に先立ち、As圧雰囲気下750
〔℃〕で90分高温熱処理した。これにより、P型
クラツド層14中のP型不純物がN型クラツド層
12中に拡散し、第3図cに示す如くストライプ
状溝部下を除きN型クラツド層12の活性層13
と接する部分がP型に反転しP型反転層19が形
成される。ここで、ストライプ状溝部下の領域に
上記P型反転層19が形成されないのは、ストラ
イプ状溝部下ではP型クラツド層14高のP型不
純物が気相中に拡散するためである。この後、第
2回目の結晶成長をMOCVD法で行つた。すな
わち、第3図cに示す如く全面に厚さ2〔μm〕
のN−Ga0.55Al0.45As被覆層16(Seドープ1×
1018cm-3)及び厚さ8〔μm〕のN−GaAsコンタ
クト層17(Seドープ1×1018)を順次成長形成

30〔mA〕と極めて低いものであつた。この値は
前記第1図に示す構造に比べても極めて低いもの
であり、本発明による無効電流低減の著しい効果

階で、N型不純物濃度を越えない範囲でP型不純
物も一緒にドープしておく方法がある。この場
合、ストライプ状溝部の両側の領域ではN型電流
阻止層のP型不純物がP型クラツド層からのP型
不純物の拡散を抑制するため、熱処理プロセスに
おけるP型クラツド層からN型クラツド層への不
純物拡散をより効果的に行うことができる。さら
に、別の例としては、N型クラツド層の活性層に
接する領域に予めP型不純物を十分にドープして
おき、第1回目の結晶成長時点でP型反転層を形
成しておく方法がある。この場合、第2回目の結
晶成長に先立つ熱処理プロセス中に、P型不純物
がストライプ状溝部を通して気相中に蒸発してい
くことにより、ストライプ状溝部下のP型不純物
濃度が低下し、P型不純物がドープされたN型ク
ラツド層の導電型も本来のN型に反転することに
なる。以上説明した2つの方法であつても前記実
施例と同様な効果が得られるのは勿論のことであ

形成され、第1のクラツド層を構成する第1のN
型半導体層、活性層及び第2のクラツド層を構成
する第1のP型半導体層からなるダブルヘテロ接
合構造部と、前記第1のP型半導体層上に形成さ
れ、この第1のP型半導体層まで至るストライプ
状の溝部を有する電流阻止層を構成する第2のN
型半導体層と、前記溝部を含み前記第2のN型半
導体層上に形成された第2のP型半導体層とを具
備し、前記ダブルヘテロ接合構造のうちストライ
プ状の溝部に対応する領域のPN接合が活性層の
内部もしくは活性層と第1または第2クラツド層
との接合部分に形成され、前記第1のN型半導体
層のうち前記活性層に接し且つ前記ストライプ状
の溝部に対応する領域を除く部分がP型に反転さ
れており、このP型に反転された領域に対応する
前記活性層もP型に反転されていることを特徴と
する半導体レーザ装置。 2 前記第1のN型半導体層のP型に反転された
