【発明の詳細な説明】[Detailed description of the invention]

本発明は、光(ここでは広義の光で、紫外光
線、可視光線、赤外光線、X線、γ線等を示す)
の様な電磁波に感受性のある光導電部材に関す
る。 固体撮像装置、或いは像形成分野における電子
写真用像形成部材や原稿読取装置における光導電
層を形成する光導電材料としては、高感度で、
SN比〔光電流(IP)/暗電流(Id)〕が高く、照
射する電磁波のスペクトル特性にマツチングした
吸収スペクトル特性を有すること、光応答性が速
く、所望の暗抵抗値を有すること、使用時におい
て人体に対して無公害であること、更には固体撮
像装置においては、残像を所定時間内に容易に処
理することができること等の特性が要求される。
殊に、事務機としてオフイスで使用される電子写
真装置内に組込まれる電子写真用像形成部材の場
合には、上記の使用時における無公害性は重要な
点である。 この様な点に立脚して最近注目されている光導
電材料にアモルフアスシリコン(以後a−Siと表
記す)があり、例えば、独国公開第2746967号公
報、同第2855718号公報には電子写真用像形成部
材として、独国公開第2933411号公報には光電変
換読取装置への応用が記載されている。 而乍ら、従来のa−Siで構成された光導電層を
有する光導電部材は、暗抵抗値、光感度、光応答
性等の電気的、光学的、光導電的特性、及び耐湿
性等の使用環境特性の点、更には経時的安定性の
点において、総合的な特性向上を計る必要がある
という更に改良される可き点が存するのが実情で
ある。 例えば、電子写真用像形成部材に適用した場合
に、高光感度化、高暗抵抗化を同時に計ろうとす
ると、従来においては、その使用時において残留
電位が残る場合が度々観測され、この種の光導電
部材は長時間繰返し使用し続けると、繰返し使用
による疲労の蓄積が起つて、残像が生ずる所謂ゴ
ースト現象を発する様になる、或いは、高速で繰
返し使用すると応答性が次第に低下する、等の不
都合な点が生ずる場合が少なくなかつた。 更には、a−Siは可視光領域の短波長側に較べ
て、長波長側の波長領域よりも長い波長領域の吸
収係数が比較的小さく、現在実用化されている半
導体レーザとのマツチングに於いて、通常使用さ
れているハロゲンランプや蛍光灯を光源とする場
合、長波長側の光を有効に使用し得ていないとい
う点に於いて、夫々改良される余地が残つてい
る。 又、別には、照射される光が光導電層中に於い
て、充分吸収されずに支持体に到達する光の量が
多くなると、支持体自体が光導電層を透過して来
る光に対する反射率が高い場合には、光導電層内
に於いて多重反射による干渉が起つて、画像の
「ボケ」が生ずる一要因となる。 この影響は、解像度を上げる為に、照射スポツ
トを小さくする程大きくなり、殊に半導体レーザ
を光源とする場合には大きな問題となつている。 或いは又、a−Si材料で光導電層を構成する場
合には、その電気的、光導電的特性の改良を計る
ために、水素原子或いは弗素原子や塩素原子等の
ハロゲン原子、及び電気伝導型の制御のために硼
素原子や燐原子等が或いはその他の特性改良のた
めに他の原子が、各々構成原子として光導電層中
に含有されるが、これ等の構成原子の含有の仕方
如何によつては、形成した層の電気的或いは光導
電的特性や耐圧性に問題が生ずる場合があつた。 即ち、例えば、形成した光導電層中に光照射に
よつて発生したフオトキヤリアの該層中での寿命
が充分でないことや暗部において、支持体側より
の電荷の注入阻止が充分でないこと、或いは、転
写紙に転写された画像に俗に「白ヌケ」と呼ばれ
る、局所的な放電破壊現象によると思われる画像
欠陥や、例えば、クリーニングに、ブレードを用
いるとその摺擦によると思われる、俗に「白ス
ジ」と云われている所謂画像欠陥が生じたりして
いた。又、多湿雰囲気中で使用したり、或いは多
湿雰囲気中に長時間放置した直後に使用すると俗
に云う画像のボケが生ずる場合が少なくなかつ
た。 更には、層厚が十数μ以上になると層形成用の
真空堆積室より取り出した後、空気中での放置時
間の経過と共に、支持体表面からの層の浮きや剥
離、或いは層に亀裂が生ずる等の現象を引起し勝
ちになる。この現象は、殊に支持体が通常、電子
写真分野に於いて使用されているドラム状支持体
の場合に多く起る等、経時的安定性の点に於いて
解決される可き点がある。 従つてa−Si材料そのものの特性改良が計られ
る一方で光導電部材を設計する際に、上記した様
な問題の総てが解決される様に工夫される必要が
ある。 本発明は上記の諸点に鑑み成されたもので、a
−Siに就て電子写真用像形成部材や固体撮像装
置、読取装置等に使用される光導電部材としての
適用性とその応用性という観点から総括的に鋭意
研究検討を続けた結果、シリコン原子(Si)とゲ
ルマニウム原子(Ge)とを母体とし、水素原子
(H)又はハロゲン原子(X)のいずれか一方を
少なくとも含有するアモルフアス材料、所謂水素
化アモルフアスシリコンゲルマニウム、ハロゲン
化アモルフアスシリコンゲルマニウム、或いはハ
ロゲン含有水素化アモルフアスシリコンゲルマニ
ウム〔以後これ等の総称的表記として「a−
SiGe(H,X)」を使用する〕から構成される光
導電性を示す非晶質層を有する光導電部材の構成
を以後に説明される様な特定化の下に設計されて
作成された光導電部材は実用上著しく優れた特性
を示すばかりでなく、従来の光導電部材と較べて
みてもあらゆる点において凌駕していること、殊
に電子写真用の光導電部材として著しく優れた特
性を有していること、及び長波長側に於ける吸収
スペクトル特性に優れていることを見出した点に
基いている。 本発明は電気的、光学的、光導電的特性が常時
安定していて、殆んど使用環境に制限を受けない
全環境型であり、長波長側の光感度特性に優れる
と共に耐光疲労に著しく長け、繰返し使用に際し
ても劣化現象を起さず、残留電位が全く又は殆ん
ど観測されない光導電部材を提供することを主た
る目的とする。 本発明の別の目的は、全可視光域に於いて光感
度が高く、殊に半導体レーザとのマツチングに優
れ、且つ光応答の速い光導電部材を提供すること
である。 本発明の他の目的は、電子写真用の像形成部材
として適用させた場合、通常の電子写真法が極め
て有効に適用され得る程度に、静電像形成の為の
帯電処理の際の電荷保持能が充分ある光導電部材
を提供することである。 本発明の更に他の目的は、濃度が高く、ハーフ
トーンが鮮明に出て且つ解像度の高い、高品質画
像を得る事が容易に出来る電子写真用の光導電部
材を提供することである。 本発明の更にもう1つの目的は、高光感度性、
高SN比特性を有する光導電部材を提供すること
でもある。 本発明の他の目的は、支持体上に設けられる層
と支持体との間や積層される層の各層間に於ける
密着性に優れ、構造配列的に緻密で安定的であ
り、層品質の高い光導電部材を提供することであ
る。 本発明の更に他の目的は、長期の使用に於いて
画像欠陥や画像のボケが全くなく、濃度が高く、
ハーフトーンが鮮明に出て且つ解像度の高い、高
品質画像を得ることが容易にできる電子写真用の
光導電部材を提供することである。 光導電部材用の支持体と、シリコン原子とゲル
マニウム原子とを母体とする非晶質材料で構成さ
れた、光導電性を示す第1の非晶質層と、シリコ
ン原子と炭素原子とを母体とする非晶質材料で構
成された第2の非晶質層とを前記支持体側よりこ
の順で有し、前記第1の非晶質層における酸素原
子の分布濃度が支持体側において500atomic
ppm以上の高い部分を有し該第1の非晶質層の前
記第2の非晶質層側において該支持体側に較べて
可成り低くされた部分を有することを特徴とす
る。 上記した様な層構成を取る様にして設計された
本発明の光導電部材は、前記した諸問題の総てを
解決し得、極めて優れた電気的、光学的、光導電
的特性、耐圧性及び使用環境特性を示す。 殊に、電子写真用像形成部材として適用させた
場合には、画像形成への残留電位の影響が全くな
く、その電気的特性が安定しており高感度で、高
SN比を有するものであつて、耐光疲労、繰返し
使用特性に長け、濃度が高く、ハーフトーンが鮮
明に出て、且つ解像度の高い、高品質の画像を安
定して繰返し得ることができる。 又、本発明の光導電部材は支持体上に形成され
る非晶質層が、層自体が強靱であつて、且つ支持
体との密着性に著しく優れており、高速で長時間
連続的に繰返し使用することができる。 更に、本発明の光導電部材は、全可視光域に於
いて光感度が高く、殊に半導体レーザとのマツチ
ングに優れ、且つ光応答が速い。 以下、図面に従つて、本発明の光導電部材に就
て詳細に説明する。 第1図は、本発明の第1の実施態様例の光導電
部材の層構成を説明するために模式的に示した模
式的構成図である。 第1図に示す光導電部材100は、光導電部材
用としての支持体101の上に、a−SiGe(H,
X)から成る光導電性を有する第1の非晶質層
()102と、第2の非晶質層()103と
を有する。第1の非晶質層()102中に含有
されるゲルマニウム原子は、該第1の非晶質層
()102の層厚方向及び支持体101の表面
と平行な面内方向に連続的に均一に分布した状態
となる様に前記第1の非晶質層()102中に
含有される。 本発明の光導電部材に於いては、ゲルマニウム
原子の含有される第1の非晶質層()には伝導
特性を支配する物質(C)を含有させた層領域
(PN)を支持体側に設けることにより、該層領
域(PN)の伝導特性を所望に従つて任意に制御
することが出来る。 この様な物質(C)としては、所謂、半導体分野で
云われる不純物を挙げることが出来、本発明に於
いては、形成される第1の非晶質層()を構成
するa−SiGe(H,X)に対して、P型伝導特性
を与えるP型不純物及びn型伝導特性を与えるn
型不純物を挙げることが出来る。具体的には、P
型不純物としては周期律表第族に属する原子
(第族原子)、例えば、B(硼素)、Al(アルミニ
ウム)、Ga(ガリウム)、In(インジウム)、Tl(タ
リウム)等があり、殊に好適に用いられるのは、
B,Gaである。n型不純物としては、周期律表
第族に属する原子(第族原子)、例えば、P
(燐)、As(砒素)、Sb(アンチモン)、Bi(ビスマ
ス)等であり、殊に、好適に用いられるのは、
P,Asである。 本発明に於いて、第1の非晶質層()中に設
けられる層領域(PN)に含有される伝導特性を
制御する物質の含有量は、該層領域(PN)に要
求される伝導特性、或いは該層領域(PN)が直
に接触して設けられる支持体との接触界面に於け
る特性との関係等、有機的関連性に於いて、適宜
選択することが出来る。 又、前記層領域に直に接触して設けられる他の
層領域の特性や、該他の層領域との接触界面に於
ける特性との関係を考慮されて、伝導特性を制御
する物質の含有量が適宜選択される。 本発明に於いて、層領域(PN)中に含有され
る伝導特性を制御する物質(C)の含有量としては、
通常の場合、0.01〜5×104atomic ppm、好適に
は0.5〜1×104atomic ppm、最適には1〜5×
103atomic ppmとされるのが望ましいものであ
る。 本発明に於いて、伝導性を支配する物質(C)が含
有される層領域(PN)に於ける該物質(C)の含有
量を、通常は30atomic ppm以上、好適には
50atomic ppm以上、最適には、100atomic ppm
以上することによつて、例えば該含有させる物質
(C)が前記のP型不純物の場合には、第2の非晶質
層()の自由表面が極性に帯電処理を受けた
際に支持体側からの第1の非晶質層()中への
電子の注入を効果的に阻止することが出来、又、
前記含有させる物質(C)が前記のn型不純物の場合
には、第2の非晶質層()の自由表面が極性
に帯電処理を受けた際に支持体側から第1の非晶
質層()中への正孔の注入を効果的に阻止する
ことが出来る。 上記の様な場合には前記層領域(PN)を除い
た部分の層領域(Z)には、層領域(PN)に含
有される伝導特性を支配する物質の極性とは別の
極性の伝導特性を支配する物質を含有させても良
いし、或いは、同極性の伝導特性を支配する物質
を、層領域(PN)に含有される実際の量よりも
一段と少ない量にして含有させても良いものであ
る。この様な場合、前記層領域(Z)中に含有さ
れる前記伝導特性を支配する物質(C)の含有量とし
ては、層領域(PN)に含有される前記物質の極
性や含有量に応じて所望に従つて適宜決定される
ものであるが、通常の場合、0.001〜1000atomic
ppm、好適には0.05〜500atomic ppm、最適には
0.1〜200atomic ppmとされるのが望ましいもの
である。 本発明に於いて、層領域(PN)及び層領域
(Z)に同種の伝導性を支配する物質(C)を含有さ
せる場合には、層領域(Z)に於ける含有量とし
ては、好ましくは、30atomic ppm以下とするの
が望ましいものである。 上記した場合の他に、本発明に於いては、第1
の非晶質層()中に一方の極性を有する伝導性
を支配する物質を含有させた層領域と、他方の極
性を有する伝導性を支配する物質を含有させた層
領域とを直に接触する様に設けて、該接触領域に
所謂空乏層を設けることも出来る。詰り、例え
ば、第1の非晶質層()中に、前記のP型不純
物を含有する層領域と前記のn型不純物を含有す
る層領域とを直に接触する様に設けて所謂P−n
接合を形成して、空乏層を設けることが出来る。 本発明において、第1の非晶質層()中に含
有されるゲルマニウム原子の含有量としては、本
発明の目的が効果的に達成される様に所望に従つ
て適宜決められるが、通常は1〜9.5×105atomic
ppm、好ましくは100〜8.0×105atomic ppm、最
適には、500〜7×105atomic ppmとされるのが
望ましいものである。 本発明の光導電部材に於いては、高光感度化と
高暗抵抗化、更には、支持体と第1の非晶質層
()との間の密着性の改良を計る目的の為に、
第1の非晶質層()中には、酸素原子が含有さ
れる。非晶質層中に含有される酸素原子は、第1
の非晶質層()の全層領域に或いは第1の非晶
質層()の一部の層領域のみに含有させて偏在
させても良い。酸素原子の分布状態は分布濃度C
(O)が第1の非晶質層()の層厚方向に分布
濃度C(O)が層厚方向には不均一であつても良
い。 本発明に於いて、第1の非晶質層()に設け
られる酵素原子の含有されている層領域(O)
は、光感度と暗抵抗の向上を主たる目的とする場
合には、第1の非晶質層()の全層領域を占め
る様に設けられ、支持体と第1の非晶質層()
との間の密着性の強化を計るのを主たる目的とす
る場合には、第1の非晶質層()の支持体側端
部層領域を占める様に設けられる。前者の場合、
層領域(O)中に含有される酸素原子の含有量
は、高光感度を維持する為に比較的少なくされ、
後者の場合には、支持体との密着性の強化を確実
に計る為に比較的多くされるのが望ましい。又、
前者と後者の両方を同時に達成する目的の為に
は、支持体側に於いて比較的高濃度に分布させ、
第1の非晶質層()の自由表面側に於いて比較
的低濃度に分布させるか、或いは、第1の非晶質
層()の自由表面側の表層領域には、酸素原子
を積極的には含有させない様な酸素原子の分布状
態を層領域(O)中に形成すれば良い。 本発明に於いて、第1の非晶質層()に設け
られる層領域(O)に含有される酸素原子の含有
量は、層領域(O)自体に要求される特性、或い
は該層領域(O)が支持体に直に接触して設けら
れる場合には、該支持体との接触界面に於ける特
性との関係等、有機的関連性に於いて、適宜選択
することが出来る。又、前記層領域(O)に直に
接触して他の層領域が設けられる場合には、該他
の層領域の特性や、該他の層領域との接触界面に
於ける特性との関係も考慮されて、酸素原子の含
有量が適宜選択される。層領域(O)中に含有さ
れる酸素原子の量は、形成される光導電部材に要
求される特性に応じて所望に従つて適宜決められ
るが、通常の場合、0.001〜50atomic%、好まし
くは、0.002〜40atomic%、最適には0.003〜
30atomic%とされるのが望ましいものである。 本発明に於いて、層領域(O)が第1の非晶質
層()の全域を占めるか、或いは、第1の非晶
質層()の全域を占めなくとも、層領域(O)
の層厚TOの第1の非晶質層()の層厚Tに占
める割合が充分多い場合には層領域(O)に含有
される酸素原子の含有量の上限は、前記の値より
充分少なくされるのが望ましい。 本発明の場合には、層領域(O)の層厚TO
第1の非晶質層()の層厚Tに対して占める割
合が5分の2以上となる様な場合には、層領域
(O)中に含有される酸素原子の量の上限として
は、通常は、30atomic%以下、好ましくは
20atomic%以下、最適には10atomic%以下とさ
れるのが望ましいものである。 第2図乃至第10図には、本発明における光導
電部材の層領域(O)中に含有される酸素原子の
層厚方向の分布状態の典型的例が示される。 第2図乃至第10図において、横軸は酸素原子
の分布濃度Cを、縦軸は、層領域(O)の層厚を
示し、tBは支持体側の層領域(O)の端面の位置
を、tTは支持体側とは反対側の層領域(O)の端
面の位置を示す。即ち、酸素原子の含有される層
領域(O)はtB側よりtT側に向つて層形成がなさ
れる。 第2図には、層領域(O)中に含有される酸素
原子の層厚方向の分布状態の第1の典型例が示さ
れる。 第2図に示される例では、酸素原子の含有され
る層領域(O)が形成される表面と該層領域
(O)の表面とが接する界面位置tBよりt1の位置
までは、酸素原子の分布濃度CがC1なる一定の
値を取り乍ら酸素原子が形成される層領域(O)
に含有され、位置t1よりは濃度C2より界面位置tT
に至るまで徐々に連続的に減少されている。界面
位置tTにおいては酸素原子の分布濃度CはC3とさ
れる。 第3図に示される例においては、含有される酸
素原子の分布濃度Cは位置tBより位置tTに至るま
で濃度C4から徐々に連続的に減少して位置tTにお
いて濃度C5となる様な分布状態を形成している。 第4図の場合には、位置tBより位置t2までは酸
素原子の分布濃度Cは濃度C6と一定値とされ、
位置t2と位置tTとの間において、徐々に連続的に
減少され、位置tTにおいて、分布濃度Cは実質的
に零とされている(ここで実質的に零とは検出限
界量未満の場合である)。 第5図の場合には、酸素原子の分布濃度Cは位
置tBより位置tTに至るまで、濃度C8より連続的に
徐々に減少され、位置tTにおいて実質的に零とさ
れている。 第6図に示す例においては、酸素原子の分布濃
度Cは、位置tBと位置t3間においては、濃度C9
一定値であり、位置tTにおいては濃度C10される。
位置t3と位置tTとの間では、分布濃度Cは一次関
数的に位置t3より位置tTに至るまで減少されてい
る。 第7図に示される例においては、分布濃度Cは
位置tBより位置t4までは濃度C11の一定値を取り、
位置t4より位置tTまでは濃度C12より濃度C13まで
一次関数的に減少する分布状態とされている。 第8図に示す例においては、位置tBより位置tT
に至るまで、酸素原子の分布濃度Cは濃度C14
り実質的に零に至る様に一次関数的に減少してい
る。 第9図においては、位置tBより位置t5に至るま
では酸素原子の分布濃度Cは、濃度15より濃度
C16まで一次関数的に減少され、位置t5と位置tT
の間においては、濃度C16の一定値とされた例が
示されている。 第10図に示される例においては、酸素原子の
分布濃度Cは位置tBにおいて濃度17であり、位置
t6に至るまではこの濃度C17より初めはゆつくり
と減少され、t6の位置付近においては、急激に減
少されて位置t6では濃度C18とされる。 位置t6と位置t7との間においては、初め急激に
減少されて、その後は、緩かに徐々に減少されて
位置t7で濃度C19となり、位置t7と位置t8との間で
は、極めてゆつくりと徐々に減少されて位置t8
おいて、濃度C20に至る。位置t8と位置tTの間にお
いては、濃度C20より実質的に零になる様に図に
示す如き形状の曲線に従つて減少されている。 以上、第2図乃至第10図により、層領域
(O)中に含有される酸素原子の層厚方向の分布
状態の典型例の幾つかを説明した様に、本発明に
おいては、支持体側において、酸素原子の分布濃
度Cの高い部分を有し、界面tT側においては、前
記分布濃度Cは支持体側に較べて可成り低くされ
た部分を有する酸素原子の分布状態が層領域
(O)に設けられている。 本発明において、第1の非晶質層()を構成
する酸素原子の含有される層領域(O)は、上記
した様に支持体側の方に酸素原子が比較的高濃度
で含有されている局在領域(B)を有するものとして
設けられるのが望ましく、この場合には、支持体
と第1の非晶質層()との間の密着性をより一
層向上させることが出来る。 上記局在領域(B)は、第2図乃至第10図に示す
記号を用いて説明すれば、界面位置tBより5μ以内
に設けられるのが望ましい。 本発明においては、上記局在領域(B)は、界面位
置tBより5μ厚までの全層領域(LT)とされる場合
もあるし、又、層領域(LT)の一部とされる場
合もある。 局在領域を層領域(LT)の一部とするか又は
全部とするかは、形成される非晶質層に要求され
る特性に従つて適宜決められる。 局在領域(B)はその中に含有される酸素原子の層
厚方向の分布状態として酸素原子の分布濃度の最
大値Cmaxが通常は500atomic ppm以上、好適に
は800atomic ppm以上、最適には1000atomic
ppm以上とされる様な分布状態となり得る様に層
形成されるのが望ましい。 即ち、本発明においては、酸素原子の含有され
る層領域(O)は、支持体側からの層厚で5μ以
内(tBから5μ厚の層領域)に分布濃度の最大値
Cmaxが存在する様に形成されるのが望ましい。 本発明において、必要に応じて、第1の非晶質
層()中に含有されるハロゲン原子(X)とし
ては、具体的にはフツ素、塩素、臭素、ヨウ素が
挙げられ、殊にフツ素、塩素を好適なものとして
挙げることが出来る。 本発明において、a−SiGe(H,X)で構成さ
れる第1の非晶質層()を形成するには例えば
グロー放電法、スパツタリング法、或いはイオン
プレーテイング法等の放電現象を利用する真空堆
積法によつて成される。例えば、グロー放電法に
よつて、a−SiGe(H,X)で構成される非晶質
層を形成するには、基本的にはシリコン原子
(Si)を供給し得るSi供給用の原料ガスとゲルマ
ニウム原子(Ge)を供給し得るGe供給用の原料
ガスと、必要に応じて水素原子(H)導入用の原
料ガス又は/及びハロゲン原子(X)導入用の原
料ガスを、内部が減圧にし得る堆積室内に所望の
ガス圧状態で導入して、該堆積室内にグロー放電
を生起させ、予め所定位置に設置されてある所定
の支持体表面上にa−SiGe(H,X)からなる層
を形成させれば良い。又、スパツタリング法で形
成する場合には、例えばAr,He等の不活性ガス
又はこれ等のガスをベースとした混合ガスの雰囲
気中でSiで構成されたターゲツト、或いは、該タ
ーゲツトとGeで構成されたターゲツトの二枚を
使用して、又は、SiとGeの混合されたターゲツ
トを使用して、必要に応じて、He,Ar等の稀釈
ガスで稀釈されたGe供給用の原料ガスを、必要
に応じて、水素原子(H)又は/及びハロゲン原
子(X)導入用のガスをスパツタリング用の堆積
室に導入し、所望のガスのプラズマ雰囲気を形成
すると共に、前記Ge供給用の原料ガスのガス流
量を所望の変化率曲線に従つて制御し乍ら、前記
のターゲツトをスパツタリングしてやれば良い。
イオンプレーテイング法の場合には、例えば多結
晶シリコン又は単結晶シリコンと多結晶ゲルマニ
ウム又は単結晶ゲルマニウムとを、夫々蒸発源と
して蒸着ボートに収容し、この蒸発源を抵抗加熱
法、或いは、エレクトロンビーム法(EB法)等
によつて加熱蒸発させ、飛翔蒸発物を所望のガス
プラズマ雰囲気中を通過させる以外は、スパツタ
リング法の場合と同様にする事で行うことが出来
る。 本発明において使用されるSi供給用の原料ガス
と成り得る物質としては、SiH4,Si2H6,Si3H8
Si4H10等のガス状態の又はガス化し得る水素化硅
素(シラン類)が有効に使用されるものとして挙
げられ、殊に、層作成作業時の取扱い易さ、Si供
給効率の良さ等の点でSiH4,Si2H6が好ましいも
のとして挙げられる。Ge供給用の原料ガスと成
り得る物質としては、GeH4,Ge2H6,Ge3H8
Ge4H10,Ge5H12,Ge6H14,Ge7H16,Ge8H18
Ge9H20等のガス状態の又はガス化し得る水素化
ゲルマニウムが有効に使用されるものとして挙げ
られ、殊に、層作成作業時の取扱い易さ、Ge供
給効率の良さ等の点で、GeH4,Ge2H8,Ge3H8
が好ましいものとして挙げられる。 本発明において使用されるハロゲン原子導入用
の原料ガスとして有効なのは、多くのハロゲン化
合物が挙げられ、例えばハロゲンガス、ハロゲン
化物、ハロゲン間化合物、ハロゲンで置換された
シラン誘導体等のガス状態の又はガス化し得るハ
ロゲン化合物が好ましく挙げられる。 又、更には、シリコン原子とハロゲン原子とを
構成要素とするガス状態の又はガス化し得る、ハ
ロゲン原子を含む水素化硅素化合物も有効なもの
として本発明においては挙げることが出来る。 本発明において好適に使用し得るハロゲン化合
物としては、具体的には、フツ素、塩素、臭素、
ヨウ素のハロゲンガス、BrF,ClF,ClF3
BrF5,BrF3,IF3,IF7,ICl,IBr等のハロゲン
間化合物を挙げることが出来る。 ハロゲン原子を含む硅素化合物、所謂、ハロゲ
ン原子で置換されたシラン誘導体としては、具体
的には例えばSiF4,Si2F6,SiCl4,SiBr4等のハ
ロゲン化硅素が好ましいものとして挙げることが
出来る。 この様なハロゲン原子を含む硅素化合物を採用
してグロー放電法によつて本発明の特徴的な光導
電部材を形成する場合には、Ge供給用の原料ガ
スと共にSiを供給し得る原料ガスとしての水素化
硅素ガスを使用しなくとも、所望の支持体上にハ
ロゲン原子を含むa−SiGeから成る第1の非晶
質層()を形成する事が出来る。 グロー放電法に従つて、ハロゲン原子を含む第
1の非晶質層()を製造する場合、基本的に
は、例えばSi供給用の原料ガスとなるハロゲン化
硅素とGe供給用の原料ガスとなる水素化ゲルマ
ニウムとAr,H2,He等のガス等を所定の混合比
とガス流量になる様にして第1の非晶質層()
を形成する堆積室に導入し、グロー放電を生起し
てこれ等のガスのプラズマ雰囲気を形成すること
によつて、所望の支持体上に非晶質層を形成し得
るものであるが、水素原子の導入割合の制御を一
層容易になる様に計る為にこれ等のガスに更に水
素ガス又は水素原子を含む硅素化合物のガスも所
望量混合して層形成しても良い。 又、各ガスは単独種のみでなく所定の混合比で
複数種混合して使用しても差支えないものであ
る。 スパツタリング法、イオンプレーテイング法の
何れの場合にも形成される層中にハロゲン原子を
導入するには、前記のハロゲン化合物又は前記の
ハロゲン原子を含む硅素化合物のガスを堆積室中
に導入して該ガスのプラズマ雰囲気を形成してや
れば良いものである。 又、水素原子を導入する場合には、水素原子導
入用の原料ガス、例えば、H2、或いは前記した
シラン類又は/及び水素化ゲルマニウム等のガス
類をスパツタリング用の堆積室中に導入して該ガ
ス類のプラズマ雰囲気を形成してやれば良い。 本発明においては、ハロゲン原子導入用の原料
ガスとして上記されたハロゲン化合物或いはハロ
ゲンを含む硅素化合物が有効なものとして使用さ
れるものであるが、その他に、HF,HCl,
HBr,HI等のハロゲン化水素、SiH2F2,SiH2
I2,SiH2Cl2,SiHCl3,SiH2Br2,SiHBr3等のハ
ロゲン置換水素化硅素、及びGeHF3,GeH2F2
GeH3F,GeHCl3,GeH2Cl2,GeH3Cl,
GeHBr3,GeH2Br2,GeH3Br,GeHI3,GeH2
I2,GeH3I等の水素化ハロゲン化ゲルマニウム、
等の水素原子を構成要素の1つとするハロゲン化
物、GeF4,GeCl4,GeBr4,GeI4,GeF2
GeCl2,GeBr2,GeI2等のハロゲン化ゲルマニウ
ム、等々のガス状態の或いはガス化し得る物質も
有効な第1の非晶質層()形成用の出発物質と
して挙げる事が出来る。 これ等の物質の中水素原子を含むハロゲン化物
は、第1の非晶質層()形成の際に層中にハロ
ゲン原子の導入と同時に電気的或いは光電的特性
の制御に極めて有効な水素原子も導入されるの
で、本発明においては好適なハロゲン導入用の原
料として使用される。 水素原子を第1の非晶質層()中に構造的に
導入するには、上記の他にH2、或いはSiH4,Si2
H6,Si3H8,Si4H10等の水素化硅素をGeを供給
する為のゲルマニウム又はゲルマニウム化合物
と、或いは、GeH4,Ge2H6,Ge3H8,Ge4H10
Ge5H12,Ge6H14,Ge7H16,Ge8H18,Ge9H20
の水素化ゲルマニウムとSiを供給する為のシリコ
ン又はシリコン化合物と、を堆積室中に共存させ
て放電を生起させる事でも行う事が出来る。 本発明の好ましい例において、形成される光導
電部材の第1の非晶質層()中に含有される水
素原子(H)の量又はハロゲン原子(X)の量又
は水素原子とハロゲン原子の量の和(H+X)は
通常の場合0.01〜40atomic%、好適には0.05〜
30atomic%、最適には0.1〜25atomic%とされる
のが望ましい。 第1の非晶質層()中に含有される水素原子
(H)又は/及びハロゲン原子(X)の量を制御
するには、例えば支持体温度又は/及び水素原子
(H)、或いはハロゲン原子(X)を含有させる為
に使用される出発物質の堆積装置系内へ導入する
量、放電々力等を制御してやれば良い。 第1の非晶質層()を構成する層領域中に伝
導特性を制御する物質、例えば、第族原子或い
は第族原子を構造的に導入するには、層形成の
際に第族原子導入用の出発物質或いは第族原
子導入用の出発物質をガス状態で堆積室中に非晶
質層を形成する為の他の出発物質と共に導入して
やれば良い。この様な第族原子導入用の出発物
質と成り得るものとしては、常温常圧でガス状の
又は、少なくとも層形成条件下で容易にガス化し
得るものが採用されるのが望ましい。その様な第
族原子導入用の出発物質として具体的には硼素
原子導入用としては、B2H6,B4H10,B5H9,B5
H11,B6H10,B6H12,B6H14等の水素化硼素、
BF3,BCl3,BBr3等のハロゲン化硼素等が挙げ
られる。この他、AlCl3,GaCl3,Ga(CH33
InCl3,TlCl3等も挙げることが出来る。 第族原子導入用の出発物質として、本発明に
おいて有効に使用されるのは、燐原子導入用とし
ては、PH3,P2H4等の水素化燐、PH4I,PF3
PF5,PCl3,PCl5,PBr3,PBr5,PI3等のハロゲ
ン化燐が挙げられる。この他、AsH3,AsF3
AsCl3,AsBr3,AsF5,SbH3,SbF3,SbF5
SbCl3,SbCl5,BiH3,BiCl3,BiBr3等も第族
原子導入用の出発物質の有効なものとして挙げる
ことが出来る。 本発明の光導電部材に於ける第1の非晶質層
()の層厚は、第1の非晶質層()中で発生
されるフオトキヤリアが効率良く輸送される様に
所望に従つて適宜決められ、通常は、1〜100μ、
好適には1〜80μ、最適には2〜50μとされるの
が望ましい。 本発明に於いて、第1の非晶質層()を構成
し、伝導特性を支配する物質を含有して支持体側
に偏在して設けられる層領域の層厚としては、該
層領域と該層領域上に形成される第1の非晶質層
()を構成する他の層領域とに要求される特性
に応じて所望に従つて適宜決定されるものである
が、その下限としては、通常の場合には30Å以
上、好適には40Å以上、最適には、50Å以上とさ
れるのが望ましいものである。 又、上記層領域中に含有される伝導特性を制御
する物質の含有量が30atomic ppm以上とされる
場合には、該層領域の層厚の上限としては、通常
5μ以下、好適には4μ以下、最適には3μ以下とさ
れるのが望ましい。 本発明に於いて、第1の非晶質層()に酸素
原子の含有された層領域(O)を設けるには、第
1の非晶質層()の形成の際に酸素原子導入用
の出発物質を前記した第1の非晶質層()形成
用の出発物質と共に使用して、形成される層中に
その量を制御し乍ら含有してやれば良い。 層領域(O)を形成するのにグロー放電法を用
いる場合には、前記した第1の非晶質層()形
成用の出発物質の中から所望に従つて選択された
ものに酸素原子導入用の出発物質が加えられる。
その様な酸素原子導入用の出発物質としては、少
なくとも酸素原子を構成原子とするガス状の物質
又はガス化し得る物質をガス化したものの中の大
概のものが使用され得る。 例えばシリコン原子Siを構成原子とする原料ガ
スと、酸素原子(O)を構成原子とする原料ガス
と、必要に応じて水素原子(H)又は及びハロゲ
ン原子(X)を構成原子とする原料ガスとを所望
の混合比で混合して使用するか、又は、シリコン
原子(Si)を構成原子とする原料ガスと、酸素原
子(O)及び水素原子(H)を構成原子とする原
料ガスとを、これも又所望の混合比で混合する
か、或いは、シリコン原子(Si)を構成原子とす
る原料ガスと、シリコン原子(Si)、酸素原子
(O)及び水素原子(H)の3つを構成原子とす
る原料ガスとを混合して使用することが出来る。 又、別には、シリコン原子(Si)と水素原子
(H)とを構成原子とする原料ガスに酸素原子
(O)を構成原子とする原料ガスを混合して使用
しても良い。 具体的には、例えば酸素(O2)、オゾン(O3)、
一酸化窒素(NO)、二酸化窒素(NO2)、一二酸
化窒素(N2O)、三二酸化窒素(N2O3)、四二酸
化窒素(N2O4)、五二酸化窒素(N2O5)、三酸化
窒素(NO3)、シリコン原子(Si)と酸素原子
(O)と水素原子(H)とを構成原子とする、例
えば、ジシロキサン(H3SiOSiH3)、トリシロキ
サン(H3SiOSiH2OSiH2)等の低級シロキサン
等を挙げることが出来る。 スパツタリング法によつて、酸素原子を含有す
る第1の非晶質層()を形成するには、単結晶
又は多結晶のSiウエーハー又はSiO2ウエーハー、
又はSiとSiO2が混合されて含有されているウエ
ーハーをターゲツトとして、これ等を種々のガス
雰囲気中でスパツタリングすることによつて行え
ば良い。 例えば、Siウエーハーをターゲツトとして使用
すれば、酸素原子と必要に応じて水素原子又は/
及びハロゲン原子を導入する為の原料ガスを、必
要に応じて稀釈ガスで稀釈して、スパツタ用の堆
積室中に導入し、これ等のガスのガスプラズマを
形成して前記Siウエーハーをスパツタリングすれ
ば良い。 又、別には、SiとSiO2とは別々のターゲツト
として、又はSiとSiO2の混合した一枚のターゲ
ツトを使用することによつて、スパツタ用のガス
としての稀釈ガスの雰囲気中で又は少なくとも水
素原子(H)又は/及びハロゲン原子(X)を構
成原子として含有するガス雰囲気中でスパツタリ
ングすることによつて成される。酸素原子導入用
の原料ガスとしては、先述したグロー放電の例で
示した原料ガスの中の酸素原子導入用の原料ガス
が、スパツタリングの場合にも有効なガスとして
使用され得る。 本発明に於いて、第1の非晶質層()の形成
の際に、酸素原子の含有される層領域(O)を設
ける場合、該層領域(O)に含有される酸素原子
の分布濃度C(O)を層厚方向に変化させて所望
の層厚方向の分布状態(depth profile)を有す
る層領域(O)を形成するには、グロー放電の場
合には、分布濃度C(O)を変化させるべき酸素
原子導入用の出発物質のガスを、そのガス流量を
所望の変化率曲線に従つて適宜変化させ乍ら、堆
積室内に導入することによつて成される。 例えば手動あるいは外部駆動モータ等の通常用
いられている何らかの方法により、ガス流路系の
途中に設けられた所定のニードルバルブの開口を
漸次変化させる操作を行えば良い。このとき、流
量の変化率は線型である必要はなく、例えばマイ
コン等を用いて、あらかじめ設計された変化率曲
線に従つて流量を制御し、所望の含有率曲線を得
ることもできる。 層領域(O)をスパツタリング法によつて形成
する場合、酸素原子の層厚方向の分布濃度C(O)
を層厚方向で変化させて、酸素原子の層厚方向の
所望の分布状態(depth profile)を形成するに
は、第一には、グロー放電法による場合と同様
に、酸素原子導入用の出発物質をガス状態で使用
し、該ガスを堆積室中へ導入する際のガス流量を
所望に従つて適宜変化させることによつて成され
る。第2にはスパツタリング用のターゲツトを、
例えばSiとSiO2との混合されたターゲツトを使
用するのであれば、SiとSiO2との混合比をター
ゲツトの層厚方向に於いて、予め変化させておく
ことによつて成される。 第1図に示される光導電部材100に於いては
第1の非晶質層()102上に形成される第2
の非晶質層()103は自由表面を有し、主に
耐湿性、連続繰返し使用特性、耐圧性、使用環境
特性、耐久性に於いて本発明の目的を達成する為
に設けられる。 又、本発明に於いては、第1の非晶質層()
102と第2の非晶質層()103とを構成す
る非晶質材料の各々がシリコン原子という共通の
構成要素を有しているので、積層界面に於いて化
学的な安定性の確保が充分成されている。 本発明に於ける第2の非晶質層()は、シリ
コン原子(Si)と炭素原子(C)と、必要に応じ
て水素原子(H)又は/及びハロゲン原子(X)
とを含む非晶質材料(以後、「a−(SixC1-xy
(H,X)1-y」、但し、O<x,y<1、と記す)
で構成される。 a−(SixC1-xy(H,X)1-yで構成される第2
の非晶質層()の形成はグロー放電法、スパツ
タリング法、イオンプランテーシヨン法、イオン
プレーテイング法、エレクトロンビーム法等によ
つて成される。これ等の製造法は、製造条件、設
備資本投下の負荷程度、製造規模、作製される光
導電部材に所望される特性等の要因によつて適宜
選択されて採用されるが、所望する特性を有する
光導電部材を製造する為の作製条件の制御が比較
的容易である。シリコン原子と共に炭素原子及び
ハロゲン原子を、作製する第2の非晶質層()
中に導入するのが容易に行える等の利点からグロ
ー放電法或はスパツタリング法が好適に採用され
る。 更に、本発明に於いては、グロー放電法とスパ
ツタリング法とを同一装置系内で併用して第2の
非晶質層()を形成しても良い。 グロー放電法によつて第2の非晶質層()を
形成するには、a−(SixC1-xy(H,X)1-y形成
用の原料ガスを、必要に応じて稀釈ガスと所定量
の混合比で混合して、支持体の設置してある真空
堆積用の堆積室に導入し、導入されたガスを、グ
ロー放電を生起させることでガスプラズマ化し
て、前記支持体上に既に形成されてある第1の非
晶質層()上にa−(SixC1-xy(H,X)1-y
堆積させれば良い。 本発明に於いて、a−(SixC1-xy(H,X)1-y
形成用の原料ガスとしては、シリコン原子(Si)、
炭素原子(C)、水素原子(H)、ハロゲン原子(X)
の中の少なくとも1つを構成原子とするガス状の
物質又はガス化し得る物質をガス化したものの中
の大概のものが使用され得る。 Si,C,H,Xの中の1つとしてSiを構成原子
とする原料ガスを使用する場合は、例えばSiを構
成原子とする原料ガスと、Cを構成原子とする原
料ガスと、必要に応じてHを構成原子とする原料
ガス又は/及びXを構成原子とする原料ガスとを
所望の混合比で混合して使用するか、又はSiを構
成原子とする原料ガスと、C及びHを構成原子と
する原料ガス又は/及びC及びXを構成原子とす
る原料ガスとを、これも又、所望の混合比で混合
するか、或いは、Siを構成原子とする原料ガス
と、Si,C及びHの3つを構成原子とする原料ガ
ス又は、Si,C及びXの3つを構成原子とする原
料ガスとを混合して使用することが出来る。 又、別には、SiとHとを構成原子とする原料ガ
スにCを構成原子とする原料ガスを混合して使用
しても良いし、SiとXとを構成原子とする原料ガ
スにCを構成原子とする原料ガスを混合して使用
しても良い。 本発明に於いて、第2の非晶質層()中に含
有されるハロゲン原子(X)として好適なのは
F,Cl,Br,Iであり、殊にF,Clが望ましい
ものである。 本発明に於いて、第2の非晶質層()を形成
するのに有効に使用される原料ガスと成り得るも
のとしては、常温常圧に於いてガス状態のもの又
は容易にガス化し得る物質を挙げることが出来
る。 本発明に於いて、第2の非晶質層()形成用
の原料ガスとして有効に使用されるのは、SiとH
とを構成原子とするSiH4,Si2H6,Si3H8,Si4
H10等のシラン(Silane)類等の水素化硅素ガ
ス、CとHとを構成原子とする、例えば炭素数1
〜4の飽和炭化水素、炭素数2〜4のエチレン系
炭化水素、炭素数2〜3のアセチレン系炭化水
素、ハロゲン単体、ハロゲン化水素、ハロゲン間
化合物、ハロゲン化硅素、ハロゲン置換水素化硅
素、水素化硅素等を挙げる事が出来る。 具体的には、飽和炭化水素としてはメタン
(CH4)、エタン(C2H6)、プロパン(C3H8)、n
−ブタン(n−C4H10)、ペンタン(C5H12)、エ
チレン系炭化水素としては、エチレン(C2H4
プロピレン(C3H6)、ブテン−1(C4H8)、ブテ
ン−2(C4H8)、イソブチレン(C4H8)、ペンテ
ン(C5H10)、アセチレン系炭化水素としては、
アセチレン(C2H2)、メチルアセチレン(C3
H4)、ブチン(C4H6)、ハロゲン単体としては、
フツ素、塩素、臭素、ヨウ素のハロゲンガス、ハ
ロゲン化水素としては、FH,HI,HCl,HBr、
ハロゲン間化合物としては、BrF,ClF,ClF3
ClF5,BrF5,BrF3,IF7,IF5,ICl,IBrハロゲ
ン化硅素としてはSiF4,Si2F6,SiCl4,SiCl3Br,
SiCl2Br2,SiClBr3,SiCl3I,SiBr4、ハロゲン
置換水素化硅素としては、SiH2F2,SiH2Cl2
SiHCl3,SiH3Cl、SiH3Br,SiH2Br2,SiHBr3
水素化硅素としては、SiH4,Si2H8,Si4H10等の
シラン(Silane)類、等等を挙げることができ
る。 これ等の他に、CF4,CCl4,CBr4,CHF3
CH2F2,CH3F,CH3Cl,CH3Br,CH3I,C2
H5Cl等のハロゲン置換パラフイン系炭化水素、
SF4,SF6等のフツ素化硫黄化合物、Si(CH34
Si(C2H54、等のケイ化アルキルやSiCl(CH33
SiCl2(CH32,SiCl3CH3等のハロゲン含有ケイ化
アルキル等のシラン誘導体も有効なものとして挙
げることが出来る。 これ等の第2の非晶質層()形成物質は、形
成される第2の非晶質層()中に、所定の組成
比でシリコン原子、炭素原子及びハロゲン原子と
必要に応じて水素原子とが含有される様に、第2
の非晶質層()の形成の際に所望に従つて選択
されて使用される。 例えば、シリコン原子と炭素原子と水素原子と
の含有が容易に成し得て且つ所望の特性の層が形
成され得るSi(CH34と、ハロゲン原子を含有さ
せるものとしてのSiHCl3,SiH2Cl2,SiCl4、或
いはSiH3Cl等を所定の混合比にしてガス状態で
第2の非晶質層()形成用の装置内に導入して
グロー放電を生起させることによつてa−(Six
C1-xy(Cl+H)1-yから成る第2の非晶質層
()を形成することが出来る。 スパツターリング法によつて第2の非晶質層
()を形成するには、単結晶又は多結晶のSiウ
エーハー又はCウエーハー又はSiとCが混合され
て含有されているウエーハーをターゲツトとし
て、これ等を必要に応じてハロゲン原子又は/及
び水素原子を構成要素として含む種々のガス雰囲
気中でスパツターリングすることによつて行えば
良い。 例えば、Siウエーハーをターゲツトとして使用
すれば、CとH又は/及びXを導入する為の原料
ガスを、必要に応じて稀釈ガスで稀釈して、スパ
ツター用の堆積室中に導入し、これ等のガスのガ
スプラズマを形成して前記Siウエーハーをスパツ
ターリングすれば良い。 又、別には、SiとCとは別々のターゲツトとし
て、又はSiとCの混合した1枚のターゲツトを使
用することによつて、必要に応じて水素原子又
は/及びハロゲン原子を含有するガス雰囲気中で
スパツターリングすることによつて成される。
C,H及びXの導入用の原料ガスとなる物質とし
ては先述したグロー放電の例で示した第2の非晶
質層()形成用の物質がスパツターリング法の
場合にも有効な物質として使用され得る。 本発明に於いて、第2の非晶質層()をグロ
ー放電法又はスパツターリング法で形成する際に
使用される稀釈ガスとしては、所謂・希ガス、例
えばHe,Ne,Ar等が好適なものとして挙げる
ことが出来る。 本発明に於ける第2の非晶質層()は、その
要求される特性が所望通りに与えられる様に注意
深く形成される。 即ち、Si,C、必要に応じてH又は/及びXを
構成原子とする物質は、その作成条件によつて構
造的には結晶からアモルフアスまでの形態を取
り、電気物性的には、導電性から半導体性、絶縁
性までの間の性質を、又光導電的性質から非光導
電的性質までの間の性質を、各々示すので本発明
に於いては、目的に応じた所望の特性を有するa
−(SixC1-xy(H,X)1-yが形成される様に、所
望に従つてその作成条件の選択が厳密に成され
る。例えば、第2の非晶質層()を耐圧性の向
上を主な目的として設けるにはa−(SixC1-xy
(H,X)1-yは使用環境に於いて電気絶縁性的挙
動の顕著な非晶質材料として作成される。 又、連続繰返し使用特性や使用環境特性の向上
を主たる目的として第2の非晶質層()が設け
られる場合には上記の電気絶縁性の度合はある程
度緩和され、照射される光に対してある程度の感
度を有する非晶質材料としてa−(SixC1-xy
(H,X)1-yが作成される。 第1の非晶質層()の表面にa−(SixC1-xy
(H,X)1-yから成る第2の非晶質層()を形
成する際、層形成中の支持体温度は、形成される
層の構造及び特性を左右する重要な因子であつ
て、本発明に於いては、目的とする特性を有する
a−(SixC1-xy(H,X)1-yが所望通りに作成さ
れ得る様に層作成時の支持体温度が厳密に制御さ
れるのが望ましい。 本発明に於ける、所望の目的が効果的に達成さ
れる為の第2の非晶質層()の形成法に併せて
適宜最適範囲が選択されて、第2の非晶質層
()の形成が実行されるが、通常の場合、20〜
400℃、好適には50〜350℃、最適には100〜300℃
とされるのが望ましいものである。第2の非晶質
層()の形成には、層を構成する原子の組成比
の微妙な制御や層厚の制御が他の方法に較べて比
較的容易である事等の為に、グロー放電法やスパ
ツターリング法の採用が有利であるが、これ等の
層形成法で第2の非晶質層()を形成する場合
には、前記の支持体温度と同様に層形成の際の放
電パワーが作成されるa−(SixC1-xy(H,X)1
−yの特性を左右する重要な因子の1つである。 本発明に於ける目的が達成される為の特性を有
するa−(SixC1-xy(H,X)1-yが生産性良く効
果的に作成される為の放電パワー条件としては通
常10〜300W、好適には20〜250W、最適には50W
〜200Wとされるのが望ましいものである。 堆積室内のガス圧は通常0.01〜1Torr、好適に
は、0.1〜0.5Torr程度とされるのが望ましい。 本発明に於いては第2の非晶質層()を作成
する為の支持体温度、放電パワーの望ましい数値
範囲として前記した範囲の値が挙げられるが、こ
れ等の層作成フアクターは、独立的に別々に決め
られるものではなく、所望特性のa−(SixC1-xy
(H,X)1-yから成る第2の非晶質層()が形
成される様に相互的有機的関連性に基づいて各層
作成フアクターの最適値が決められるのが望まし
い。 本発明の光導電部材に於ける第2の非晶質層
()に含有される炭素原子の量は、第2の非晶
質層()の作成条件と同様、本発明の目的を達
成する所望の特性が得られる第2の非晶質層
()が形成される重要な因子である。 本発明に於ける第2の非晶質層()に含有さ
れる炭素原子の量は、第2の非晶質層()を構
成する非晶質材料の種類及びその特性に応じて適
宜所望に応じて決められるものである。 即ち、前記一般式a−(SixC1-xy(H,X)1-y
で示される非晶質材料は、大別すると、シリコン
原子と炭素原子とで構成される非晶質材料(以
後、「a−SiaC1-a」と記す。但し0<a<1)、
シリコン原子と炭素原子と水素原子とで構成され
る非晶質材料(以後、「a−(SibC1-bcH1-c」と
記す。但し、0<b,c<1)、シリコン原子と
炭素原子とハロゲン原子と必要に応じて水素原子
とで構成される非晶質材料(以後、「a−(Sid
C1-de(H,X)1-e」と記す。但し、0<d,e
<1)に分類される。 本発明に於いて、第2の非晶質層()がa−
SiaC1-aで構成される場合、第2の非晶質層()
に含有される炭素原子の量は通常としては、1×
10-3〜90atomic%、好適には1〜80atomic%、
最適には10〜75atomic%とされるのが望ましい
ものである。即ち、先のa−SiaC1-aのaの表示
で行えば、aが通常は0.1〜0.99999、好適には0.2
〜0.99、最適には0.25〜0.9である。 本発明に於いて、第2の非晶質層()がa−
(SibC1-bcH1-cで構成される場合、第2の非晶質
層()に含有される炭素原子の量は、通常1×
10-3〜90atomic%とされ、好ましくは1〜
90atomic%、最適には10〜80atomic%とされる
のが望ましいものである。水素原子の含有量とし
ては、通常の場合1〜40atomic%、好ましくは
2〜35atomic%、最適には5〜30atomic%とさ
れるのが望ましく、これ等の範囲に水素含有量が
ある場合に形成される光導電部材は、実際面に於
いて優れたものとして充分適用させ得るものであ
る。 即ち、先のa−(SibC1-bcH1-cの表示で行えば
bが通常は0.1〜0.99999、好適には0.1〜0.99、最
適には0.15〜0.9、cが通常0.6〜0.99、好適には
0.65〜0.98、最適には0.7〜0.95であるのが望まし
い。 第2の非晶質層()が、a−(SidC1-de
(H,X)1-eで構成される場合には、第2の非晶
質層()中に含有される炭素原子の含有量とし
ては、通常、1×10-3〜90atomic%、好適には
1〜90atomic%、最適には10〜80atomic%とさ
れるのが望ましいものである。ハロゲン原子の含
有量としては、通常の場合、1〜20atomic%好
適には1〜18atomic%、最適には2〜15atomic
%とされるのが望ましく、これ等の範囲にハロゲ
ン原子含有量がある場合に作成される光導電部材
を実際面に充分適用させ得るものである。必要に
応じて含有される水素原子の含有量としては、通
常の場合19atomic%以下、好適には13atomic%
以下とされるのが望ましいものである。 即ち、先のa−(SidC1-de(H,X)1-eのd,
eの表示で行えば、dが通常、0.1〜0.99999、好
適には0.1〜0.99、最適には0.15〜0.9,eが通常
0.8〜0.99、好適には0.82〜0.99、最適には0.85〜
0.98であるのが望ましい。 本発明に於ける第2の非晶質層()の層厚の
数範囲は、本発明の目的を効果的に達成する為の
重要な因子の1つである。 本発明の目的を効果的に達成する様に所期の目
的に応じて適宜所望に従つて決められる。 又、第2の非晶質層()の層厚は、該層
()中に含有される炭素原子の量や第1の非晶
質層()の層厚との関係に於いても、各々の層
領域に要求される特性に応じた有機的な関連性の
下に所望に従つて、適宜決定される必要がある。 更に加え得るに、生産性や量産性を加味した経
済性の点に於いても考慮されるのが望ましい。 本発明に於ける第2の非晶質層()の層厚と
しては、通常0.003〜30μ、好適には0.004〜20μ、
最適には0.005〜10μとされるのが望ましいもので
ある。 本発明において使用される支持体としては、導
電性でも電気絶縁性であつても良い。導電性支持
体としては、例えば、NiCr、ステンレス、Al,
Cr,Mo,Au,Nb,Ta,V,Ti,Tt,Pb等の
金属又はこれ等の合金が挙げられる。 電気絶縁性支持体としては、ポリエステル、ポ
リエチレン、ポリカーボネート、セルロースアセ
テート、ポリプロピレン、ポリ塩化ビニル、ポリ
塩化ビニリデン、ポリスチレン、ポリアミド等の
合成樹脂のフイルム又はシート、ガラス、セラミ
ツク、紙等が通常使用される。これ等の電気絶縁
性支持体は、好適には少なくともその一方の表面
を導電処理され、該導電処理された表面側に他の
層が設けられるのが望ましい。 例えば、ガラスであれば、その表面に、NiCr,
Al,Cr,Mo,Au,Ir,Nb,Ta,V,Ti,Pt,
Pd,In2O3,SnO2,ITO(In2O3+SnO2)等から
成る薄膜を設けることによつて導電性が付与さ
れ、或いはポリエステルフイルム等の合成樹脂フ
イルムであれば、NiCr,Al,Ag,Pb,Zn,Ni,
Au,Cr,Mo,Ir,Nb,Ta,V,Ti,Pt等の金
属の薄膜を真空蒸着、電子ビーム蒸着、スパツタ
リング等でその表面に設け、、又は前記金属でそ
の表面をラミネート処理して、その表面に導電性
が付与される。支持体の形状としては、円筒状、
ベルト状、板状等任意の形状とし得、所望によつ
て、その形状は決定されるが、例えば、第1図の
光導電部材100を電子写真用像形成部材として
使用するのであれば連続高速複写の場合には、無
端ベルト状又は円筒状とするのが望ましい。支持
体の厚さは、所望通りの光導電部材が形成される
様に適宜決定されるが、光導電部材として可撓性
が要求される場合には、支持体としての機能が充
分発揮される範囲内であれば可能な限り薄くされ
る。而乍ら、この様な場合支持体の製造上及び取
扱い上、機械的強度等の点から、通常は、10μ以
上とされる。 次に本発明の光導電部材の製造方法の1例の概
略について説明する。 第11図に光導電部材の製造装置の1例を示
す。 図中の1102〜1106のガスボンベには、
本発明の光導電部材を形成するための原料ガスが
密封されており、その1例としてたとえば110
2は、Heで稀釈されたSiH4ガス(純度99.999%、
以下SiH4/Heと略す。)ボンベ、1103はHe
で稀釈されたGeH4ガス(純度99.999%、以下
GeH4/Heと略す。)ボンベ、1104はHeで稀
釈されたSiF4ガス(純度99.99%、以下SiF4/He
と略す。)ボンベ、1105はNOガス(純度
99.999%)ボンベ、1106はC2H4ガス(純度
99.999%)ボンベである。 これらのガスを反応室1101に流入させるに
はガスボンベ1102〜1106のバルブ、11
22〜1126リークバルブ1135が閉じられ
ていることを確認し、又、流入バルブ1112〜
1116、流出バルブ1117〜1121、補助
バルブ1132〜1133が開かれていることを
確認して先づメインバルブ1134を開いて反応
室1101、及び各ガス配管内を排気する。次に
真空計1136の読みが約5×10-6torrになつた
時点で補助バルブ1132,1133、流出バル
ブ1117〜1121を閉じる。 次にシリンダー状基体1137上に第1の非晶
質層()を形成する場合の1例をあげると、ガ
スボンベ1102よりSiH4/Heガス、ガスボン
ベ1103よりGeH4/Heガス、ガスボンベ11
05よりNOガスをバルブ1122,1123,
1124を開いて出口圧ゲージ1127,112
8,1129の圧を1Kg/cm2に調整し、流入バル
ブ1112,1113,1114を徐々に開け
て、マスフロコントローラ1107,1108,
1109内に夫々流入させる。引き続いて流出バ
ルブ1117,1118,1119、補助バルブ
1132を徐々に開いて夫々のガスを反応室11
01に流入させる。このときの、SiH4/Heガス
流量とGeH4/Heガス流量とNOガス流量との比
が所望の値になるように流出バルブ1117,1
118,1119を調整し、又、反応室1101
内の圧力が所望の値になるように真空計1136
の読みを見ながらメインバルブ1134の開口を
調整する。そして基体1137の温度が加熱ヒー
タ1138により50〜400℃の範囲の温度に設定
されていることを確認された後、電源1140を
所望の電力に設定して反応室1101内にグロー
放電を生起させ、同時に予め設計された変化率曲
線に従つてNOガスの流量を手動或いは外部駆動
モータ等の方法によつてバルブ1119の開口を
漸次変化させる操作を行なつて形成される層中に
含有される酸素原子の分布濃度を制御する。 この様にして、基体1137上に酸素原子が不
均一に分布されている、a−SiGe(H,X)から
成る第1の非晶質層()を形成する。 第1の非晶質層()中にハロゲン原子を含有
させる場合には、上記のガスに、例えばSiF4ガス
を更に付加して、グロー放電を生起させれば良
い。 又、第1の非晶質層()中に水素原子を含有
させずにハロゲン原子を含有させる場合には、先
のSiH4/Heガス及びGeH4/Heガスの代りに、
SiF4/Heガス及びGeF4/Heガスを使用すれば
良い。 上記の様にして所望層厚に形成された第1の非
晶質層()上に第2の非晶質層()を形成す
るには、第1の非晶質層()の形成の際と同様
なバルブ操作によつて、例えばSiH4ガス、C2H4
ガスの夫々を、必要に応じてHe等の稀釈ガスで
稀釈して、所望の条件に従つて、グロー放電を生
起させることによつて成される。 第2の非晶質層()中にハロゲン原子を含有
させるには、例えばSiF4ガスとC2H4ガス、或い
は、これにSiH4ガスを加えて上記と同様にして
第2の非晶質層()を形成することによつて成
される。 夫々の層を形成する際に必要なガスの流出バル
ブ以外の流出バルブは全て閉じることは言うまで
もなく、又夫々の層を形成する際、前層の形成に
使用したガスが反応室1101内、流出バルブ1
117〜1121から反応室1101内に至るガ
ス配管内に残留することを避けるために、流出バ
ルブ1117〜1121を閉じ、補助バルブ11
32,1133を開いてメインバルブ1134を
全開して系内を一旦高真空に排気する操作を必要
に応じて行う。 第2の非晶質層()中に含有される炭素原子
の量は例えば、グロー放電による場合はSiH4
スと、C2H4ガスの反応室1101内に導入され
る流量比を所望に従つて変えるか、或いは、スパ
ツターリングで層形成する場合には、ターゲツト
を形成する際シリコンウエハとグラフアイトウエ
ハのスパツタ面積比率を変えるか、又はシリコン
粉末とグラフアイト粉末の混合比率を変えてター
ゲツトを成型することによつて所望に応じて制御
することが出来る。第2の非晶質層()中に含
有されるハロゲン原子(X)の量は、ハロゲン原
子導入用の原料ガス、例えばSiF4ガスが反応室1
101内に導入される際の流量を調整することに
よつて成される。 又、層形成を行つている間は層形成の均一化を
計るため基体1137はモータ1139により一
定速度で回転させてやるのが望ましい。 以下実施例について説明する。 実施例 1 第11図に示した製造装置により、シリンダー
状のAl基体上に第1表乃至第4表に示す各条件
で第12図乃至第15図に示すガス流量比の変化
率曲線に従つてNOと(SiH4+GeH4)とのガス
流量比を層作成経過時間と共に変化させて各基体
上に各第1の非晶質層()を形成し、次いで、
第5表に示す条件で第2の非晶質層()を各第
1の非晶質層()上に形成して電子写真用像形
成部材の夫々(試料No.101〜104)を得た。 こうして得られた各像形成部材を、帯電露光実
験装置に設置し5.0kVで0.3sec間コロナ帯電を
行い、直ちに光像を照射した。光像はタングステ
ンランプ光源を用い、2lux・secの光量を透過型
のテストチヤートを通して照射させた。 その後直ちに、荷電性の現像剤(トナーとキ
ヤリアを含む)を像形成部材表面をカスケードす
ることによつて、像形成部材表面上に良好なトナ
ー画像を得た。像形成部材上のトナー画像を、
5.0kVのコロナ帯電で転写紙上に転写した所、解
像力に優れ、階調再現性のよい鮮明な高濃度の画
像が得られた。 実施例 2 第11図に示した製造装置により、シリンダー
状のAl基体上に第6表に示す条件で第12図に
示すガス流量比の変化率曲線に従つて、NOと
(SiH4+GeH4)とのガス流量比を層作成経過時
間と共に変化させて第1の非晶質層()を形成
し、次いで第5表に示す条件で該第1の非晶質層
()上に第2の非晶質層()を形成して電子
写真用像形成部材を得た。 こうして得られた像形成部材を、帯電露光実験
装置に設置し5.0kVで0.3sec間コロナ帯電を行
い、直ちに光像を照射した光像はタングステンラ
ンプ光源を用い、2lux・secの光量を透過型のテ
ストチヤートを通して照射させた。 その後直ちに、荷電性の現像剤(トナーとキ
ヤリアを含む)を像形成部材表面をカスケードす
ることによつて、像形成部材表面上に良好なトナ
ー画像を得た。像形成部材上のトナー画像を、
5.0kVのコロナ帯電で転写紙上に転写した所、解
像力に優れ、階調再現性のよい鮮明な高濃度の画
像が得られた。 実施例 3 実施例1の第2表の層作成条件に於いて、第1
層の層厚を第7表に示す如く変えた以外は、第2
表の条件と同様にして第1の非晶質層()を形
成し、次いで第5表に示す条件で第2の非晶質層
()を形成して電子写真用像形成部材の夫々
(試料No.301〜305)を得た。 こうして得られた各像形成部材に就いて、実施
例1と同様の条件及び手順で転写紙上に画像を形
成したところ第7表に示す結果が得られた。 実施例 4 実施例1の第2表の層作成条件に於いて、B2
H6/Heガスの流量比を第8表に示す如く変えた
以外は第2表の条件と同様にして第1の非晶質層
()を形成し、次いで第5表の条件に従つて第
2の非晶質層()を形成して電子写真用像形成
部材の夫々(試料No.401〜405)を得た。 こうして得られた各像形成部材に就いて、実施
例1と同様の条件及び手順で転写紙上に画像を形
成したところ第8表に示す結果が得られた。 実施例 5 実施例1に於いて光源をタングステンランプの
代りに810nmのGaAs系半導体レーザ(10mw)
を用いて、静電像の形成を行つた以外は、実施例
1と同様のトナー画像形成条件にして、実施例1
と同様の条件で作成した電子写真用像形成部材に
就いてトナー転写画像の画質評価を行つたとこ
ろ、解像力に優れ、階調再現性の良い鮮明な高品
位の画像が得られた。 実施例 6 第2の非晶質層()の作成条件を第9表に示
す各条件にし、第1の非晶質層()は、実施例
1の第1表乃至第4表に示す作成条件として電子
写真用像形成部材の夫々(試料No.12−201〜12−
208,12−301〜12−308,12−401〜12−402,12
−501〜12−508の32個の試料)を作成した。 こうして得られた各電子写真用像形成部材の
夫々を個別に複写装置に設置し、5kVで0.2sec
間コロナ帯電を行い、光像を照射した。光源はタ
ングステンランプを用い、光量は1.0lux,secと
した。潜像に荷電性の現像剤(トナーとキヤリ
ヤを含む)によつて現像され、通常の紙に転写さ
れた。転写画像は、極めて良好なものであつた。
転写されないで電子写真用像形成部材上に残つた
トナーは、ゴムブレードによつてクリーニングさ
れた。このような工程を繰り返し10万回以上行つ
ても、いずれの場合も画像の劣化は見られなかつ
た。 各試料の転写画像の総合画質評価と、繰返し連
続作用による耐久性の評価の結果を第9A表に示
す。 実施例 7 非晶質層()の作成条件は実施例1の第1表
に示す条件とし、非晶質層()の形成時の際
に、スパツターリング法を採用し、シリコンウエ
ハとグラフアイトのターゲツト面積比を変えて、
非晶質層()に於けるシリコン原子と炭素原子
の含有量比を変化させる以外は、実施例1と全く
同様な方法によつて像形成部材の夫々を作成し
た。こうして得られた像形成部材の夫々につき、
実施例1に述べた如き、作像、現像、クリーニン
グの工程を約5万回繰り返した後画像評価を行つ
たところ第10表の如き結果を得た。 実施例 8 非晶質層()の層の形成時、SiH4ガスとC2
H4ガスの流量比を変えて、非晶質層()に於
けるシリコン原子と炭素原子の含有量比を変化さ
せる以外は実施例7と全く同様な方法によつて像
形成部材の夫夫を作成した。こうして得られた各
像形成部材につき、実施例1に述べた如き方法で
転写までの工程を約5万回繰り返した後、画像評
価を行つたところ、第11表の如き結果を得た。 実施例 9 非晶質層()の層の形成時、SiH4ガス、
SiF4ガス、C2H4ガスの流量比を変えて、非晶質
層()に於けるシリコン原子と炭素原子の含有
量比を変化させる以外は、実施例9と全く同様な
方法によつて像形成部材の夫々を作成した。こう
して得られた各像形成部材につき実施例1に述べ
た如き作像、現像、クリーニングの工程を約5万
回繰り返した後、画像評価を行つたところ第12表
の如き結果を得た。 実施例 10 非晶質層()の層厚を変える以外は、実施例
1に於ける試料No.103の場合と全く同様な方法に
よつて像形成部材の夫々を作成した。実施例1に
述べた如き、作像、現像、クリーニングの工程を
繰り返し第13表の結果を得た。

The photoconductive member according to claim 1, wherein the amount of germanium atoms contained in the first amorphous layer is 1 to 9.5×10 5 atomic ppm. 9.
