Abstract

【特許請求の範囲】 1、金属ベースの両面に形成すべき配線パターンにした
がって、表面層が非エッチング性金属からなるめっき層
を設け、前記金属ベースに半導体チップ等の所要の回路
部品を搭載し、金属ベースの前記回路部品を搭載する片
側面を樹脂モールドし、前記めっき層をエッチングの際
の保護膜として金属ベースをエッチングすることにより
封止樹脂上に配線パターンを形成することを特徴とする
半導体装置の製造方法。 2、前記配線パターンの上層にさらに電気的な絶縁層を
介して1もしくは2以上の導体層を設けることを特徴と
する請求項1記載の半導体装置の製造方法。 3、金属ベースの両面に形成すべき配線パターンにした
がって、表面層が非エッチング性金属からなるめっき層
を設け、前記金属ベースに半導体チップ等の所要の回路
部品を搭載し、金属ベースの前記回路部品を搭載する片
側面を、外部接続用のピンを挿通する挿通孔を設けて樹
脂モールドし、封止樹脂の前記金属ベースが接合した面
とは逆側の面に導体薄膜を形成し、前記めっき層をエッ
チングの際の保護膜として金属ベースをエッチングする
と共に前記導体薄膜を所定パターンに従ってエッチング
し、前記挿通孔にピンを嵌入して金属ベースと導体薄膜
とを接続することを特徴とする半導体装置の製造方法。 4、外部接続端子として、配線パターンの端部を封止樹
脂の側方に延出させることを特徴とする請求項1または
2記載の半導体装置の製造方法。 5、外部接続端子として配線パターンに接続してピンを
立設することを特徴とする請求項1または2記載の半導
体装置の製造方法。 6、外部接続端子として配線パターンに接続してバンプ
を形成することを特徴とする請求項1または2記載の半
