る矢印は不純物のイオンビームを表している。不純物濃

を有する薄膜半導体装置の製造方法において、絶縁基板
上に非単結晶半導体薄膜を形成する工程と、ゲート絶縁
膜を形成する工程と、該ゲート絶縁膜上に水素化非晶質
シリコン薄膜を成膜し、続いて水素の拡散係数が二酸化
珪素よりも低い膜を成膜する工程と、300℃〜600
℃の温度範囲で熱処理することにより前記非単結晶半導
体薄膜を水素化するとともに前記水素化非晶質シリコン
薄膜を固相成長させる工程と、前記水素の拡散係数が二
酸化珪素よりも低い膜を除去する工程と、前記水素化非
晶質シリコン薄膜をパターニングしてゲート電極とする
工程を少なくとも含むことを特徴とする薄膜半導体装置
の製造方法。
