を引」二げる部位に、原料を連続的もしくは断続的に補
給して、単結品用上げ操作を通じて、前記坩堝内におけ
るシリコン単結晶体を引上げる部位の融液中の硫黄、錫
または錫濃度を前記所定範囲内に制御することを特徴と
するシリコン単結晶体の製造方法であるから、得られる
単結晶体は上記所望範囲内の濃度の硫黄、錫あるいは鉛
をS有し、かつこの硫黄、錫あるいは鉛の濃度の軸方向
におけるばらつきか前記所定濃度の±20%以内のもの
となる。従って、該シリコン単結晶体より製造される6
シリコンウエハは、いずれも良好な強度を発揮すること
となり、品質のばらつきが少なくなり製品歩留りが向ト
するものである。

_bで割った値の±20%以内となる値に設定し、さら
に単結晶の引上げ量に応じて、前記坩堝内におけるシリ
コン単結晶体を引上げる部位に、原料を連続的もしくは
断続的に補給して、単結晶引上げ操作を通じて、前記坩
堝内におけるシリコン単結晶体を引上げる部位の融液中
の硫黄、錫または鉛濃度を前記所定範囲内に制御するこ
とを特徴とするシリコン単結晶体の製造方法。
