びドレイン領域の間の低不純物密度の一導電型半
導体領域からなるチヤンネル領域と、該チヤンネ
ル領域に隣接して設けられた反対導電型半導体領
域からなる第一及び第二のゲート領域とを有する
静電誘導型トランジスタから構成されており、且
つ、前記第二のゲート領域は信号読出し時の第一
のゲート領域の電位の基準を与え、前記第一のゲ
ート領域の少なくとも一部に絶縁層を介して透明
電極からなるゲート電極が設けられ、入射光によ
つて生じた電子正孔対の一方のキヤリアが前記第
一のゲート領域に蓄積され、これにより該ソース
領域及びドレイン領域の間を流れる電流を制御す
る半導体光検出装置において、 前記第二のゲート領域と前記チヤンネル領域と
の境界には急峻なポテンシヤル障壁が設けられ、
該ポテンシヤル障壁により前記キヤリアの第二の
ゲート領域への蓄積を抑制することを特徴とする
半導体光検出装置。 2 特許請求の範囲第1項記載の装置において、
前記急峻なポテンシヤル障壁は、前記第二のゲー
ト領域と前記チヤンネル領域との境界に形成され
た、前記チヤンネル領域よりも禁制帯幅の大きな
物質によるバンド構造におけるエネルギーの不連
続によつて形成されていることを特徴とする半導
体光検出装置。 3 特許請求の範囲第2項記載の装置において、
前記チヤンネル領域よりも禁制帯幅の大きな物質
は絶縁物であることを特徴とする半導体光検出装
置。 4 特許請求の範囲第3項記載の装置において、
前記ポテンシヤルの障壁には、第二のゲート領域
に近接して配置されているソース及びドレイン領
域のうちの一方によつて形成されるポテンシヤル
の障壁が付加されていることを特徴とする半導体
光検出装置。 5 特許請求の範囲第3項記載の装置において、
前記ポテンシヤルの障壁には、電圧の印加によつ
て形成される第二のゲート領域のポテンシヤルが
付加されていることを特徴とする半導体光検出装
置。 6 特許請求の範囲第5項記載の装置において、
前記電圧はパルス状であり、かつ第二のゲート領
域はチヤンネル領域と同様の導電型であることを
特徴とする半導体光検出装置。 7 特許請求の範囲第3項ないし第5項のいずれ
かに記載の装置において、第二のゲート領域に
は、入射光をしや断するしや光層が被覆して形成
されていることを特徴とする半導体光検出装置。 8 特許請求の範囲第1項ないし第7項のいずれ
かに記載の装置において、前記静電誘導型トラン
ジスタが一次元的に複数個配列されていることを
特徴とする半導体光検出装置。 9 特許請求の範囲第1項ないし第7項のいずれ
かに記載の装置において、前記静電誘導型トラン
ジスタが、二次元的に複数個配列されていること
を特徴とする半導体光検出装置。 10 特許請求の範囲第8項又は第9項記載の装
置において、前記第二のゲート領域は、隣接する
静電誘導型トランジスタに対して共通に設けられ

領域に対峙してチヤンネル領域内に過剰キヤリア
の吸収手段が付加されて成ることを特徴とする半

て、前記吸収手段は、第一のゲート領域と同様の
導電型から成ることを特徴とする半導体光検出装
