Description

【発明の詳細な説明】[Detailed description of the invention]

〔産業上の利用分野〕 本発明は高純度、高密度でかつ特に熱伝導性に
優れた窒化アルミニウム焼結体の製造方法に関す
る。 〔従来の技術及び発明の解決しようとする問題
点〕 窒化アルミニウム焼結体は、その耐熱性、耐食
性あるいは強度などの優れた物性の他に高熱伝導
性を有する絶縁体として最近特に注目されている
物質である。 窒化アルミニウム焼結体は、常圧焼結させる場
合、通常は窒化アルミニウム粉末と焼結助剤との
混合粉末を焼成することにより得られる。しかし
ながら、このようにして得られた窒化アルミニウ
ム焼結体の中には、焼結助剤に由来する不純物が
数%程度含まれている。従つて、これらの不純物
の影響、特に焼結体組織の結晶粒内への不純物の
拡散固溶が大なり小なり存在し、窒化アルミニウ
ム焼結体本来の優れた性質、例えば高い熱伝導性
を具備した窒化アルミニウム焼結体を得ることは
困難であつた。 〔問題点を解決するための手段〕 本発明者らは、上記の問題点を鑑み、窒化アル
ミニウム焼結体本来の優れた性質、特に高い熱伝
導性を有する窒化アルミニウム焼結体を得ること
を目的として鋭意研究を行なつてきた。その結
果、窒化アルミニウム粉末の焼結に必要な比較例
多量の焼結助剤を用いて窒化アルミニウム粉末の
焼結を行なう際に、特定の2種の焼結助剤を組合
わせて用いることによつて焼結体中に含まれる焼
結助剤の量が極めて少なくなると共に焼結体中の
酸素含有量も極めて少なくなることが判明した。
このように焼結助剤の量と酸素含有量が少ないた
めに、窒化アルミニウム焼結体の有する優れた特
性、特に高い熱伝導性を具備した窒化アルミニウ
ム焼結体が得られることを見い出し、本発明を完
成させるに至つた。 即ち、本発明は窒化アルミニウム粉末と焼結助
剤との混合粉末を焼結して、窒化アルミニウム焼
結体を製造する方法に於いて、焼結助剤として、 (A) イツトリウム、ランタン族金属及びアルカリ
土類金属からなる群より選ばれた少くとも1種
の金属の炭化物又は窒化物及び (B) イツトリウム、ランタン族金属及びアルカリ
土類金属からなる群より選ばれた少くとも1種
の金属のハロゲン化物 を用いることを特徴とする窒化アルミニウム焼結
体の製造方法である。 本発明で使用する窒化アルミニウム粉末は特に
限定されず公知の窒化アルミニウム粉末を用いう
る。焼結の際の緻密化を良好に行ない、高い熱伝
導率の焼結体を得ることを勘案すると、平均粒子
径3μm以下で5μm以下の粒子を80容量%以上の割
合で含有し、酸素含有量が3重量%以下、かつ陽
イオン不純物含有量が0.5重量%以下含まれてい
る窒化アルミニウム粉末を用いることが好まし
い。ここで言う平均粒子径とは、粉末の走査型電
子顕微鏡の写真などから計算される一次粒子の粒
子径の平均値ではなく、沈降式の粒度分布測定器
によつて実測されるような二次凝集粒子の大きさ
の平均値を言う。 本発明の最大の特徴は焼結助剤として、 (A) イツトリウム、ランタン族金属及びアルカリ
土類金属からなる群より選ばれた少くとも1種
の金属の炭化物又は窒化物(以下、焼結助剤(A)
という)及び (B) イツトリウム、ランタン族金属及びアルカリ
土類金属からなる群より選ばれた少くとも1種
の金属のハロゲン化物(以下、焼結助剤(B)とい
う) を用いる点にある。上記の焼結助剤(A)及び(B)を共
存させた場合には、焼結助剤(A)及び(B)が共に揮散
し、その結果得られる窒化アルミニウム焼結体中
の焼結助剤残存量は、焼結前に添加された焼結助
剤(A)及び(B)の量よりも極めて少ない量となつてい
る。通常、焼結体中の焼結助剤の残存量は、添加
量の1/2以下であり、場合によつては1/5以下、さ
らには1/10以下となる。また焼結助剤(A)及び(B)を
これ単独で窒化アルミニウム粉末と混合して焼成
したときと比べて、驚くべき事には、焼結助剤(A)
と(B)を同時に窒化アルミニウム粉末と混合して焼
成して得た焼結体の熱伝導率は著しく高いものと
なつている。 本発明で使用される焼結助剤(A)は、マグネシウ
ム、カルシウム、ストロンチウム、バリウム等の
アルカリ土類金属又はイツトリウム、ランタン族
金属等の希土類金属の炭化物又は窒化物である。
これらの焼結助剤は、得られる窒化アルミニウム
焼結体の熱伝導率を良好にするという効果を有す
る。 これらの金属の炭化物としては、通常、アセチ
リドとして公知の化合物が特に制限なく用いられ
る。本発明で特に好適に用いられる炭化物を示せ
ば、例えば、MgC2,CaC2,SrC2,BaC2,YC2,
LaC2,CeC2,PrC2,NdC2,SmC2等が挙げられ
る。 また、前記の金属の窒化物として、本発明に於
いて好適に用いられるものを具体的に示すと、例
えば、次のとおりである。 Mg3N2,Ca3N2,Sr3N2,Ba3N2,YN,
LaN,CeN,PrN,NdN,ErN等を挙げること
ができる。 本発明で用いる焼結助剤(B)は、イツトリウム、
ランタン族金属及びアルカリ土類金属からなる群
より選ばれた少くとも1種の金属のハロゲン化物
である。イツトリウム、ランタン族金属及びアル
カリ土類金属は特に限定されず使用出来る。例え
ばイツトリウム(Y)、ランタン(La)、セリウ
ム(Ce)、プラセオジム(Pr)、ネオジム(Nd)、
プロメシウム(Pm)、サマリウム(Sm)、ユー
ロピウム(Eu)、ガドリニウム(Gd)、テルビウ
ム(Tb)、ジスプロシウム(Dy)、ホルミウム
(Ho)、エルビウム(Er)、ツリウム(Tm)、イ
ツテルビウム(Yb)、ルテチウム(Lu)、ベリリ
ウム(Be)、マグネシウム(Mg)、カルシウム
(Ca)、ストロンチウム(Sr)及びバリウム
(Ba)が、いずれも使用出来る。特に工業的に
は、Y,La,Ce,Pr,Nd,Sm,Eu,Gd,Dy,
Ca,Sr,Ba、等が好適に使用される。またこれ
らのハロゲン化物としては、フツ化物、塩化物、
臭化物、ヨウ化物等が何ら制限されずに使用され
る。特に、工業的には、フツ化物、臭化物、ヨウ
化物等が好適に使用される。 本発明で好適に使用されるイツトリウム、ラン
タン族金属及びアルカリ土類金属のハロゲン化物
を具体的に例示すると、例えばフツ化イツトリウ
ム、フツ化ランタン、フツ化セリウム、フツ化プ
ラセオジム、フツ化ネオジム、フツ化サマリウ
ム、フツ化ユーロピウム、フツ化ガドリニウム、
フツ化ジスプロシウム、臭化イツトリウム、臭化
ランタン、臭化セリウム、臭化プラセオジム、臭
化ネオジム、臭化サマリウム、臭化ユーロピウ
ム、臭化ガドリニウム、臭化ジスプロシウム、ヨ
ウ化イツトリウム、ヨウ化ランタン、ヨウ化セリ
ウム、ヨウ化プラセオジム、ヨウ化ネオジム、ヨ
ウ化サマリウム、ヨウ化ユーロピウム、ヨウ化ガ
ドリニウム、ヨウ化ジスプロシウム、フツ化カル
シウム、フツ化バリウム、フツ化ストロンチウ
ム、臭化カルシウム、臭化バリウム、臭化ストロ
ンチウム、ヨウ化カルシウム、ヨウ化バリウム、
ヨウ化ストロンチウム等が挙げられる。就中、フ
ツ素化物は得られる窒化アルミニウム焼結体の熱
伝導性がより優れたものとなるために好適に使用
される。 本発明に於ける上記焼結助剤(A)及び(B)の使用量
は、焼結体に要求される性状に応じて異なり一概
に限定できないが、一般には窒化アルミニウム粉
末、焼結助剤(A)及び焼結助剤(B)の混合粉末中に含
まれる量が、焼結助剤(A)の場合は0.02〜5重量
%、好ましくは、0.1〜4重量%、焼結助剤(B)の
場合は0.02〜10重量%、好ましくは、0.1〜6重
量%の範囲となるように選べば好適である。焼結
助剤(A)と(B)の添加量は上記の範囲であれば、これ
らの量比は何ら制限されないが、焼結後に残留す
る焼結助剤の量や焼結体中の酸素含有率を少なく
するためには、焼結助剤(A)〜焼結助剤(B)の重量比
が1/10〜5、好ましくは1/5〜3の範囲であ
ることが好適である。 本発明における前記窒化アルミニウム粉末と焼
結助剤との混合は特に限定されず、乾式混合であ
つても湿式混合であつてもよい。特に好適な実施
態様は湿式混合すなわち液体分散媒体を使用する
湿式状態での混合である。該液体分散媒体は特に
限定されず、一般に使用される水、アルコール類
炭化水素類またはこれらの混合物が好適に使用さ
れる。特に工業的に量も好適に採用されるのは、
メタノール、エタノール、ブタノールなどの炭素
原子数4以下の低級アルコール類である。 また、前記原料の混合に使用する湿式混合装置
としては、特に限定されず公知のものが使用され
るが、材質に基因する不純物成分を生じないもの
を選ぶのが好ましい。例えば、材質としては窒化
アルミニウム自身あるいはポリエチレン、ポリウ
レタン、ナイロンなどのプラスチツク材料あるい
はこれらで被覆された材質などを限定すればよ
い。 また更に、窒化アルミニウム粉末、焼結助剤(A)
及び焼結助剤(B)の混合順序は特に限定されるもの
ではなく、3成分を調合し一度で混合する方法
や、いずれか2成分をまず調合、混合し、しかる
後に該混合物と残りの1成分を調合し混合する方
法などが採用される。しかしながら主成分である
窒化アルミニウム粉末中に、微量な2種の粉末を
均一に分散混合するためには、先ず焼結助剤(A)と
焼結助剤(B)を調合混合し、しかる後に該混合物と
窒化アルミニウム粉末とを調合、混合する方法が
好適に採用される。 本発明における焼成の具体的な態様としては、
前記窒化アルミニウム粉末に焼結助剤(A)及び焼結
助剤(B)を添加した混合粉末を適当な成形手段、例
えば乾式プレス法、ラバープレス、押出し法、射
出法、ドクターブレードシート成形法などによつ
て目的の形状に成形した後これを適当なるつぼ、
サヤ材などの上に設置して真空又は大気圧の非酸
化性雰囲気下、例えば、窒素ガス、ヘリウムガ
ス、アルゴンガス等の雰囲気下又は2〜100気圧
程度の窒素ガス加圧下に高温で焼成する方法が挙
げられる。あるいは前記混合粉末を直接、20〜
500Kg/cm2程度の機械的圧力を加えつつ真空又は
大気圧の非酸化性雰囲気下あるいは2〜100気圧
程度の窒素ガス加圧下、高温で焼成する方法が採
用される。焼成温度としては真空又は大気圧の非
酸化性雰囲気の場合は1700〜2100℃、好ましくは
1750〜2050℃の温度が好適に採用され、2〜100
気圧の窒素ガス加圧下では1700〜2400℃、好まし
くは1750〜2300℃の温度が好適に採用される。
尚、本発明に於ける温度は、混合粉末を入れた黒
鉛るつぼの表面を放射温度計により測定し、黒鉛
るつぼ内のガス温度を示すように補償した値であ
る。 本発明に於いては、得られる窒化アルミニウム
焼結体を高熱伝導性でち密なものとするために
は、焼成時に於いて、少なくとも1300〜1700℃の
温度範囲の平均昇温速度を1℃/min〜40℃/
minの範囲とすることが好ましい。さらに5〜30
℃/minの範囲で昇温することがより好ましい。 上記の平均昇温速度は、添加される焼結助剤(A)
及び(B)の種類及び量によつて最適な範囲があるた
め、焼結助剤に応じて適宜決定すれば良い。 昇温速度の決定に於いて肝要な事は昇温の過程
で焼結助剤の過度の蒸発がなく、又焼結後にはで
きるだけ焼結助剤成分が残存しないような昇温条
件を選定する事である。前記昇温の方法としては
1300〜1700℃の範囲で単一に昇温速度を設定する
ことが工業的には好ましいか、その他にも2段あ
るいは3段の速度勾配をもつ昇温プログラムを選
ぶことも可能である。 1300℃に達する迄の昇温速度、及び1700℃から
焼成温度に昇温する必要のある場合の昇温速度
は、特に限定されず、どのような昇温速度であつ
ても良い。しかし、得られる焼結体の密度及び熱
伝導性を勘案すると1200〜1300℃の温度領域に於
いても、前記した平均昇温速度が維持されている
ことが好ましい。また、工業的には焼成温度まで
の全温度領域にわたつて、単一の平均昇温速度を
とることが好ましい。 このようにして昇温された後引き続き、好まし
くは1700〜2400℃の焼成温度で焼成される。焼成
時間は、焼成温度、焼結助剤の種類と量、及び平
均昇温速度によつて異なるが、通常は、10分〜20
時間の範囲から選択される。 (効果) 本発明の方法で得られた窒化アルミニウム焼結
体は、窒化アルミニウム粉末の焼結に必要な数重
量%の焼結助剤を添加したにもかかわらず、焼結
後に含まれる焼結助剤の量が添加量の1/2以下又
好ましくは1/5以下更に好ましくは1/10以下とい
う著しく少ない量となつている。 即ち、窒化アルミニウム焼結体中に残存する焼
結助剤の量は、焼結助剤(A)及び(B)それぞれ金属と
して0.5重量%以下、場合によつては0.3重量%以
下、さらには0.1重量%以下である。 さらに、本発明の方法によれば、焼結助剤の他
に焼結体の酸素含有量も減少する。即ち、窒化ア
ルミニウム粉末及び焼結助剤に由来する酸素量の
合計よりも、焼結体中の酸素含有量は、1/2以下、
さらに1/5以下に減少し、0.5重量%以下、さらに
0.2重量%以下となつている。 このように、本発明の方法によつて得られた窒
化アルミニウム焼結体は、焼結助剤や酸素含有量
が少ないために、熱伝導性が極めて良好である。
通常は150w/m・k以上のものが得られ、好ま
しくは160W/m・k以上の高い熱伝導性の焼結
体が得られる。さらに、焼成条件によつては
170w/m・k以上という極めて優れた熱伝導性
の焼結体を得る事ができる。しかも、優れた透光
性を有する窒化アルミニウム焼結体とすることも
できる。即ち、Lambert−Beerの式において
6μmの波長の光に対する吸収係数が60cm-1以下の
焼結体が得られる。 勿論、本発明の方法により得られる窒化アルミ
ニウム焼結体は、焼結密度が3.2g/cm3以上の緻
密な焼結体である。 以上のように優れた性状を示す窒化アルミニウ
ム焼結体の製造方法を提供する本発明は、新素材
を提供する方法として工業的にも極めて重要であ
り、また高い価値を有するものである。 実施例 1 平均粒子径が1.42μmで3μm以下が87重量%を
占め、且つ表1に示す組成の窒化アルミニウム粉
末に、CaC2を1重量%、YF3を2重量%添加し、
エタノール中で均一に混合した。混合物を乾燥後
その約1.0gを内径15mmの金型を用いて200Kg/cm2
の圧力で一軸プレス、次いで1500Kg/cm2の圧力で
ラバープレスし、密度が1.60g/cm3の粉末成形体
を作成した。この成形体を窒化ホウ素粉末でコー
テイングした黒鉛製るつぼ中に設置し、1気圧の
窒素中で1100℃まで40分で昇温し、次いで1100℃
から1800℃まで15℃/minの昇温速度で昇温し、
1800℃で10時間保持した。得られた焼結体は密度
が3.26g/cm3であつた。この焼結体を厚さ3mmに
研削してレーザーフラツシユ法により1n−Sb赤
外線センサーを用いた非接触法で熱伝導率を測定
したところ203w/m・kの値を得た。 この焼結体の酸素含有率を放射化分析法で測定
したところ0.03重量%であつた。 更に該焼結体をアルカリ溶融し、溶融物中の
Ca,Y,Mg,Cr,Si,Zn,Fe,Cu,Mn,Ni,
Ti,Coの各含有率を誘導結合プラズマ発光分光
分析法で測定したところ焼結体中の濃度に換算し
て、Ca=210ppm,Y=320ppm,Mg<5ppm,
Cr<10ppm,Si=89ppm,Zn<10ppm,Fe<
10ppm,Cu<10ppm,Mn<5ppm,Ni=19ppm,
Ti=14ppm,Co<10ppmであり、焼結助剤とし
て添加した、Ca,Yを除く10元素の含有率を合
計すると182ppm以下であつた。 同様にして焼結した別の焼結体を0.5mmの厚さ
まで研削し、両面を鏡面研磨したものについて光
透過率を測定したところ5.5μmの波長に対して31
%の直線透過率が得られた。 比較として、表1の粉末にCaC2のみを1重量
%添加し、全く同様の方法により焼結体を合成し
た。この焼結体の密度は3.23g/cm3であり、また
この焼結体を厚さ3mmに研削してレーザーフラツ
シユ法によりIn−Sb赤外線センサーを用いた非
接触法で熱伝導率を測定したところ130w/m・
kの値を得た。
