Description
(技術分野)
本発明はフアクシミリ等の装置において光情報
を読み取るのに用られる等倍イメージセンサに関
し、特にアモルフアスシリコンを光導電材料とし
て使用するイメージセンサに関する。
(従来技術とその門題点)
アモルフアスシリコンを光導電材料とし、光照
射に伴なうその光導電材料の抵抗変化を検出して
情報の読出しを行なうイメージゼンサの一種とし
て、第1図に示される平面型のものが知られてい
る。第1図は1素子の断面を表わし、アモルフア
スシリコンにてなる光導電層1が基板2上にパタ
ーン化して形成されており、その光導電層1の表
面に電極3,4が対向して設けられている。5は
このイメージセンサを保護するための保護層で、
透明で絶縁性の層が使用されている。
読み取られる情報を表わすイメージ光は保護層
5の上方から入射して対向電極3,4間の光導電
層1に到達し、その抵抗値を下げる。
この抵抗値変化を読み取るには、例えば第2図
に示されるように一方の電極から光導電層1に電
圧Eを印加し、光照射による光導電層1の抵抗値
変化に伴なう電流値を増幅器6で電圧に変換して
出力電圧Voutとして検出すればよい。
第1図に示されるイメージセンサは、読取り幅
と密度に応じて素子が紙面垂直方向に多数個配列
されて形成される。例えば256mm幅を8本/mmの
密度で読み取る1次元イメージセンサの場合に
は、2048個の素子が配列されている。
ところで、このようなイメージセンサにおいて
は、光導電層1の暗時の抵抗値と光照射時の抵抗
値の比は、太陽光などの場合には105〜106が得ら
れたときの報告もなされてはいるが、フアクシミ
リなどの入射光量である数100Lxの場合には102
〜103以下であり、そのためS/N比が小さく、
また明暗間のダイナミツクレンジが小さく中間調
の読取りは困難であるという問題を有している。
また、アモルフアスシリコンの光導電層1には
温度上昇により抵抗値が低下する性質があり、周
囲温度が数10℃上昇すると暗時の抵抗値が1桁程
度低下する。そのため、環境の変化やフアクシミ
リのランプからの発熱により光導電層1の温度が
数10℃上昇すれば、暗時と光照射時の抵抗値比が
102〜103であつたものが10〜102程度に低下して
しまい、その結果S/N比が低下する問題もあ
る。
(目的)
本発明はアモルフアスシリコン層を光導電層と
するイメージセンサの暗時と光照射時との抵抗値
比を増大させることを目的とする。
(構成)
本発明は一実施例として第3図A及びB(同図
Bでは保護層5を省略)に示されるように、光導
電層1の表面に対向電極3,4が形成されている
点は第1図と同じであるが、裏面には絶縁層10
を介して更に電極11が形成され、この電極11
は表面の対向電極3,4間の間隙12の少なくと
も一部と対向するように配置されて、バイアス電
圧が印加されるように構成されたものである。
第3図に示されるような1次元イメージサンセ
の場合には、同図Bのように複数のセンサ素子1
3−1,13−2,−−について電極11は共通
に1ライン形成しておけばよい。また、この実施
例では電極11は光導電層1の表面の対向電極間
隙12の領域より幅広で、その間隙領域の全面に
わたつて対向するように配置されているが、この
電極11の幅Wは間隙12の間隔Lと同じか、そ
れ以下であつてもよく、間隙12の領域の少なく
とも1部と対向するように形成されていればよ
い。
このように構成された本発明のイメージセンサ
の電極11に一定のバイアス電圧を印加する場合
には、第4図に示されるように読出し用電源電圧
Eに対して負の電圧Egを印加する。これにより、
光導電層1の暗時の抵抗値が増大して、暗時と光
照射時との抵抗値比が増大する。
また、本発明を温度上昇による抵抗値比の減少
を防止するためにも使用する場合には、第5図に
示されるように電極11には温度上昇に従つて負
に増大する電圧を印加するバイアス電圧印加手段
14を設ければよい。バイアス電圧印加手段14
としては、例えば熱電対の出力電圧を増幅して印
加するようにしたもの、あるいは一定電圧をサー
ミスタと固定抵抗で分圧して印加するようにした
ものなどがある。
第3図の実施例において、基板2にはガラスや
セラミツクスを用いることができ、その表面には
光導電層へのアルカリイオンなどの侵入防止層を
形成しておいてもよい。
電極11はNi,Cr,Mo,NiCr,Alなどの金
属やSnO2,In2O3などの金属酸化物を基板2上に
真空蒸着法、スパツタリング法などの手段により
成膜し、通常のフオトリソグラフイ法によりパタ
ーン化して得られる。
絶縁層10はSiO2,SiN,Al2O3などの絶縁体
層であり、グロー放電分解法(プラズマ分解法又
はプラズマCVD法とも称される)や低圧CVD法
により、又は電極11をプラズマ法もしくは陽極
酸化法による酸化法により形成され、通常のフオ
トリソグラフイ法によりパターン化して得られ
る。
光導電層1はアモルフアスシリコン層であり、
水素やハロゲン原子(Cl,Fなど)などを含有し
ていてもよい。これは例えばシラン(SiH4)の
グロー放電分解法などにより形成される。含有さ
せる場合、シランを用いたグロー放電分解法では
水素が含有されることは知られているし、適当な
ドーピングガス、例えばPH3、B2H6、SiH2Cl2、
SiF4などを混入させて成膜を実行すればよい。こ
れも通常のフオトリソグラフイ法によりパターン
化して得られる。
電極3,4はAl,NiCr,Cr,Moなどの金属
にてなり、真空蒸着法やスパツタリング法による
全面被着の後に通常のフオトリソグラフイ法によ
り光導電層1の表面に対向間隙12をもつように
パターン化して形成してもよく、あるいはリフト
オフ法、すなわち電極3及び4を形成しない領域
に予めフオトレジストなどの感光性樹脂をパター
ン化して形成しておき、その後金属層を全面に被
着して上記の感光性樹脂を除去する手段、により
形成してもよい。
保護層5はイメージ光が入射してくるので透明
であり、かつ絶縁性の層である。この保護層5と
しては、窒素ガスもしくはアンモニアガスをシラ
ンと共にグロー放電分解して形成されるSiN膜、
スパツタリング法で形成されるSiO2膜、又は樹
脂類を溶剤に溶解して塗布し、乾燥・硬化させた
被膜などを用いることができる。
次に、実施例により本発明を一層具体的に示
す。
実施例 1
基板2として石英ガラスを用い、その表面に真
空蒸着法によりNiCr層を0.1μmの厚さに形成し、
フオトリングラフイ法によりパターン化して電極
11を形成した。このときのエツチヤントとして
は硝酸第2セリウムアンモニウムと過塩素酸の水
溶液を用いた。次にその上に、SiH4ガスと酸素
ガスを用い、0.5Torrの圧力下での低圧CVD法に
よりSiO2層を0.3μmの厚さに形成し、フオトリソ
グラフイ法によりパターン化して絶縁層10を形
成した。このときはエツチヤントとしてフツ酸と
フツ化アンモニウムを使用した。次に基板温度
300℃でSiH4ガス1Torrの圧力下でのグロー放電
分解法によりアモルフアスシリコン層を0.8μmの
厚さに形成し、フオトリソグラフイ法によりパタ
ー化して光導電層1を形成した。このときはエツ
チヤントとしてフツ酸、硝酸及び酢酸の混酸を使
用した。最後に電極3,4を形成するために真空
蒸着法によりAl層を0.8μmの厚さに形成し、フオ
トリソグラフイ法によりパターン化した。このと
きはエツチヤントとしてリン酸、硝酸及び酢酸の
混酸を使用した。なお、本実施例では保護層5は
省略した。
本実施例において、対向電極3と4の間隙12
の間隔Lを30μm、電極11の幅Wを50μmとし、
第3図の如く電極11は12の全面と対向するよ
うにした。
以上のように作成したイメージセンサに読出し
用の電源電圧Eとして10Vを印加し、1素子の特
性を微小電流計で測定した結果は下表の通りであ
つた。

について光照射時と暗時との抵抗値比が向上する
ことが確められた。ただし、それぞれの場合のバ
イアス電圧Egの最適値は異なつたものとなる。
実施例 2
実施例1と同様にして作成したイメージセンサ
において、電極11に20℃で−3Vのバイアス電
圧を印加し、その後第5図に示されるようにバイ
アス電圧印加手段14により光導電層1又はその
周囲の温度上昇に比例して約−0.3V/℃の勾配
でバイアス電圧が負に増大するようにしたとこ
ろ、40℃位までほぼ一定の抵抗値比が得られた。
(効果)
以上のように本発明によれば、光照射時と暗時
との抵抗値比が向上し、結果としてノイズの低減
あるいはダイナミツクレンジが拡大したことによ
る中間調の読取りが可能なイメージセンサを達成
することができる。
また、更にバイアス電圧を温度変化(特に上昇
に追随させた場合には、光照射時と暗時との抵抗
値比の変化(特に減少)の少ない信頼性の高いイ
