本発明は、半導体産業にて使用されるリードフレームに
関し、さらに詳細には、銅合金リードフレーム材の表面

従来、これらの銅合金リードフレームのめっき処理は、
0.1μmから0.3μm程度の極薄い銅ストライク処
理をリードフレーム全面に行なった後、パッドおよびリ
ード先端におけるボンディングの必要な部分にのみ、ジ
ェット流法を用いた高速部分めっき装置にて部分銀めっ
きが行なわれていた。
このようにしてめっき処理されたリードフレームは、半
導体組立1稈にて、ダイボンディング、ワイヤーボンデ
ィング、樹脂モールドが行なわれ、その後モールドより
はみ出した、いわゆるアウターリードと呼ばれる部分に
、半田めっきまたは溶融半田デイツプにより半田層の形
成が行なわれ、1つの機能を持った半導体部品として完
成される。
しかし、このような仕様で作成されたリードフレーム(
例えば、C194材よりなるリードフレームに全面銅ス
トライクを0.2μm行なった後、パッドおよびリード
先端に部分銀めっきを4μm行なったもの)では、溶融
半田デイプ1を行な7た場合、アウターリード部分にデ
ウェッティングと呼ばれる半田付は不良が出やすいとい
う問題があった。
特に最近では、後洗浄において対公害的な面および作業
の安全衛生面より、WWロジン系フラックスに代えて、
有機溶剤を使用しない水溶性フラックスが多く使用され
るようになってきており、水溶性フラックスの表面被覆

また、前記光沢銅めっきが、青化銅(シアンアルカリ銅
)より析出されたものであり、かつ該光沢銅めっきの厚
みが0.5μmから3μmの範囲にある。
本発明に従うリードフレームの作製に際しては、リード
フレーム形状に成形された銅合金板材に、全面光沢銅め
っきを行なった後、上記光沢銅めっき上のボンディング

本発明のリードフレームを図面に従って説明する。
第1図は、−船釣な14ビンICリードフレームを示す
部分平面図である。
第2図は、第1図の14ビンICリードフレームのA−
A’に沿う概略断面図であり、左側にリード部が、右側
にパッド部が現れている。
第1図に示すように、パッド1が部分銀めっきエリア2
内に配置され、部分銀めっきエリア2は樹脂モールドエ
リア3内に位置している。
複数のアウターリード4の一端が部分銀めっきエリア2
内でそれぞれパッド1に近接している。
パッド1及びアウターリード4は銅合金材料5で作られ
ている。ここで言う銅合金材とは、C194材・リン青
銅材・すす入り鋼材等、一般にリードフレーム材料とし
て使用されているものを指す。
本発明では、第2図に示すように、銅合金材料5には全
面光沢銅めっき6が施されている。
光沢銅めっきは、樹脂モールド後、溶融半田デイツプが
行なわれる部分がアウターリード(通常は銅ストライク
面)であること、またパッド1等における部分銀めっき
の下地めっきとしても良好であることを考慮して、リー
ドフレーム全面に行なうのが良い。
光沢銅めっきを得るめっき浴としては、青化銅(シアン
アルカリ銅)に光沢剤としてチオシアン酸カリウムを添
加しためっき浴が良好に使用される。
一般に、銅めっき浴としては、青化銅浴の他、硫酸銅浴
・ビロリン酸銅浴等が一般に知られているが、半導体組
立工程で受ける様々な熱履歴により発生する酸化膜の密
着性は、青化銅めっき浴が最良である。他の浴より得ら
れる銅めっき皮膜は、熱履歴により容易にはがれる酸化
膜を生成し、半導体組立工程では使用できないことがあ
る。したがって、光沢銅めっき浴としては、青化銅浴が
よい。
又、光沢めっきは無光沢めっきと比べ、比較的薄いめっ
き厚で良好な半田付は性能を有する事、および溶融半田
デイツプ浴への銅の溶は込みが少なく、半田浴の汚染が
少ないと言う利点がある。
光沢銅めっきの厚みは、半導体組立工程における熱履歴
および溶融半田デイツプ前に行なわれる酸活性化処理の
条件により多少変わるが、この工程を経た後も半田付は
性の良好な光沢銅めっき皮膜が残っている最低条件以上
であればよく、その範囲は0.5μm〜3μmであり、
さらに好ましくは1〜2μmである。0.5μm未満で
は本発明の特徴である半田付は性の安定が得られず、逆
に、3μmを越えても膜厚の増大による半田付は牲の向
上が期待できないから不必要なだけでなく、製造コスト
を上げる要因ともなり、好ましくない。
光沢銅めっきは一般に層状結晶をなすものと言われてお
り、その金属表面の化学的反応性は低いと言われている
。
鋼材を溶融半田デイツプ浴に入れると、まずその表面に
は銅−すすの中間金属層ができる事は知られているが、
光沢銅めっきの場合にはその厚みが比較的薄いものであ
り、その結果鋼−すず中間金属層の外側に不活性な鉛過
多な層ができず、良好な半田付けが行なわれるものと推
察された。
本発明では、前述のように光沢銅めっきを行った上で、
バッド1およびパッド1に近接しているアウターリード
4の先端部分には部分銀めつき7か施されている。
部分銀めっきは、ダイボンディング・ワイヤーボンディ
ングの必要な部分にのみ、ジェット流法を用いた高速部
分めっき装置で行なわれるが、通常これらの部分銀めっ
きエリアは、樹脂モールドエリアの内側であり、直接半

沢剤としてチオシアン酸カリウムを10 g’/ l加
え、浴温70℃、陰極電流密度7A / d m ’の
条件で、C194材のテストピースにOttm、0.5
μm、1μm、2μm、 3czmの厚さに光沢銅めっ
きを行なった。
光沢銅めっきを行なったテストピースは、170℃で6
時間、空気中で加熱を行なった。生成した酸化膜を15
%硫酸−15%硝酸よりなる酸洗液により常温で10秒
間洗浄した後、水溶性フラックス(アルファメタルズ社
製:#2668F)に5秒浸せきし、さらに溶融半田デ
イツプ浴(270℃)に5秒間浸せきして、半田付は性
の評価を行なった。
光沢鋼めっき0μm(C194材の面)のものは、多量
のデウェッティングを起こしていたが、光沢銅めっきを
0.5μm以上行なったものは良好な半田付は性を示し
、デウェッティングは観察されなかった。
[実施例2]
光沢剤としてセレン(Se )1.5mg/eをシアン
化セレンカリウムの形で加えた以外は実施例1と同じで
ある光沢前化銅めっき浴を作成した。
浴温70℃、陰極電流密度14 A / d m 2の
条件で0194材のテストピースにOAzm、0.5μ
m、1μm、2μm、3μmの厚さに光沢銅めっきを行
ない、実施例1と同じ条件で加熱し、半田付けの試験を
行なった。
結果は実施例1と全く同じで、光沢銅めっきを0.5μ
m以上行なったものは良好な半田付は牲を示した。
[比較例1]
C194材のテストピースに、光沢銅めっきを行わずに
銅ストライクを行なったものの比較試験を行なった。
すなわち、C194材のテストピースに銅ストライク0
.2μmを行ない、実施例1と同じ条件で加熱し、半田
付けの試験を行なった。
銅ストライク0.2μmを行なったものは重度のデウェ
ティングを起こしていた0、
[比較例2〕
C194材のテストピースに光沢銅めっきを行わずに無
光沢銅めっきを行なったものの比較試験を行なった。
すなわち、C194材のテストピースに無光沢鋼めっき
を0.5μmを行ない、実施例1と同じ条件で加熱し、
半田付けの試験を行なった。
無光沢鋼めっきを0.5μmを行なったものは、比較例
1、すなわち銅ストライク0.2μmを行なったものと
比べ良好ではあるが、軽微のデウェティングが観察され
た。
上記の結果より、光沢銅めっきが半田付は性の改良に大
