When the film thickness and refractive index were evaluated using an ellipsometer, they were ~5200 Å and 2.40 (wavelength 6328 Å), respectively.

力を200Wとして、30分間反応させると、基板上
に干渉色を持つ膜が得られた。干渉色は、基板全
域で同一で、平坦な膜であつた。エリプソメータ
ーで測定すると膜厚〜6500Å、屈折率2.42(波長
6328Å)であつた。透過電子顕微鏡及びラマン分
光分析によると、この膜は、ダイヤモンド単一相
であることが判明した。クリーステツプによる表
面荒さ測定を行なうと、シリコン研摩面と同程度
の値が得られ、平担性が確認された。引つかき法
によつて付着力を測定すると、〜450gとなり、
付着力大であつた。

で、この膜は、ダイヤモンドであることが判明し
た。走査型電子顕微鏡による表面観察では、わず
かに凹凸が観察される所が一部にある程度で、ほ
とんど平担な膜であつた。引つかき法による付着
力は〜600gで、密着性は良好であつた。

とした。実際に測定を行なつた結果、ダイヤモン
ド状薄膜の付着力は直流グロー放電法のみでは、
約100〜200g高周波グロー放電法のみでは、約50
〜100gであつた。

(本発明の効果) 本発明により合成したダイヤモンド膜は、付着
力が大きく、工具等へ表面保護膜として製膜すれ
ば、耐摩耗性を大きく加善できる。更に、可視
域・赤外線で透明であるので、光学的用途も広い
が、従来技術で合成したダイヤモンド膜の表面
は、荒く、凹凸が激しい為、光学的途は制限され
てきた。本発明により合成したダイヤモンド膜は
平坦であり、この制限をなくすことができ応用性
に富んでいる。また従来技術では基板を高温に加
熱しなければ、ダイヤモンドを合成できなかつた
が、本発明により、基板温度を室温にまで低下さ
せることができた。この結果、ダイヤモンド膜の
量産性を大きく改善でき、しかも基板温度の低温
下により、半導体分野への応用も拡げることがで
き、その工業的価値は極めて大きい。
