含むソース領域及びドレイン領域と、該ソース領域と該
ドレイン領域を結ぶチャンネル領域とを構成する半導体
膜と、少なくとも該チャンネル領域を被覆するように形
成されたゲート絶縁膜と、該ゲート絶縁膜上に設けられ
たゲート電極とを具備したMIS型電界効果トランジス
タを構成する薄膜半導体装置において、 該チャンネル領域の半導体膜は、少なくとも二種類の異
なった膜厚を有する部分により形成されていることを特
徴とする薄膜半導体装置。1.
