【特許請求の範囲】 1 ワイヤをワイヤ繰り出し部から導出し、クラ
ンパを介しキヤピラリーに挿通し被接合部材に圧
着してボンデイングする装置において、上記クラ
ンパおよびキヤピラリー間のワイヤ走行路に、冷
却可能に構成された熱遮蔽板を設けたことを特徴
とするワイヤボンデイング装置。 2 上記ワイヤは、卑金属ワイヤであることを特
徴とする特許請求の範囲第1項記載のワイヤボン
デイング装置。 3 上記熱遮蔽板はエア又は不活性ガス又は還元
性ガスにより冷却されるものであることを特徴と
する特許請求の範囲第1項記載のワイヤボンデイ
ング装置。 4 上記熱遮蔽板にはワイヤが走行する貫通孔が
設けられていることを特徴とする特許請求の範囲
第1項記載のワイヤボンデイング装置。
[Scope of Claims] 1. In an apparatus for leading out a wire from a wire feeding portion, inserting it into a capillary via a clamper, and crimping it onto a member to be bonded for bonding, a wire running path between the clamper and the capillary is configured to be coolable. A wire bonding device characterized by being provided with a heat shield plate. 2. The wire bonding apparatus according to claim 1, wherein the wire is a base metal wire. 3. The wire bonding apparatus according to claim 1, wherein the heat shield plate is cooled by air, an inert gas, or a reducing gas. 4. The wire bonding apparatus according to claim 1, wherein the heat shield plate is provided with a through hole through which the wire runs.
