An intake port is provided above the rotor, a filter box is provided above the intake port, and an exhaust port is provided at an appropriate position on the circumferential wall of the globe. As the rotor rotates, air is filtered through the filter box, sucked into the rotor through the intake port, passed through the rotor, and exhausted from the exhaust port, and the wafer is dried by such air flow. .

As a result, a droplet forms in the central area of the lower surface of the ceiling plate 2, and minute dust that has passed through the filter box adheres and accumulates there, and the dust occasionally peels off from there and falls, causing it to enter the rotor. There was a problem that it adhered to the set wafer and contaminated the wafer.

Since the center portion 11a of the lower surface of the ceiling plate 11 protrudes, air flows in contact with the surface of the center portion and does not form a pool. Therefore, dust is prevented from accumulating in the center of the lower surface.

FIG. 1 shows the entire spin dryer equipped with a filter box 10 according to the present invention, and as shown, the filter box is installed on the main body of the spin dryer. In the figure, 3 is the rotor of the spin dryer, and 4 is a glove surrounding it. An intake port 5 is provided above the rotor 3, and an exhaust port 6 is provided on the peripheral wall of the globe 4. The rotor 3 is mounted on a vertical main shaft 7 and is driven by a motor or the like via the main shaft. As shown by the arrow in the figure, the air being sucked in is the same as before.
After passing through the filter box 10, the intake port 5
It passes through the rotor 3 and flows out from the exhaust port 6.

Air passes through the cylindrical filter medium 12 and is introduced from the surroundings to the inside, descends, and reaches the rotor 3. Inflow. Usually, an outer frame 13 made of plywood or aluminum is installed on the outside of the filter medium 12, and as shown in FIG. Ru. A cover plate 14 is placed on top of the ceiling plate 11 if desired. 15 is a member that connects the ceiling plate or cover plate and the outer frame 13. Further, an annular mounting plate 16 is provided on the bottom surface of the filter medium 12, and the mounting plate is fixed to the outer frame 13 with screws 17.

Since 1 is often made of metal such as aluminum alloy or stainless steel, its convex shape can be formed by deep drawing. FIG. 3 shows an example of a ceiling plate 11 formed by deep drawing. It goes without saying that when the ceiling board 11 is made of resin, the convex portion 11a can be formed at the same time as the ceiling board is molded.

A is bent into a serpentine shape with a separator 12b interposed therebetween to form a cylindrical shape. Glass fiber paper is usually used as the fiber material 12a, and the separator 12b is made of kraft paper, aluminum, or the like. Note that FIG. 5 shows an example of the filter medium 12, and it goes without saying that the filter medium may have other configurations.

At this time, the air that has passed through the filter medium 12 is guided along the convex surface of the lower surface of the ceiling plate 11 and flows into the intake port 5. Therefore, air stagnation or pooling does not occur in the center of the lower surface of the ceiling plate of the filter box, and air can circulate properly. The wafer set on the rotor is dried by the air flow passing through the rotor 3.

ができる。(Effects of the invention) Therefore, according to the invention, there is no stagnation or accumulation of air in the center of the lower surface of the ceiling plate of the filter box, so there is no possibility of dust adhering to and accumulating there. Therefore, unlike the conventional method, there is no drawback that accumulated dust falls and contaminates the wafer, and the wafer can always be drained and dried properly.
