In such an image reading apparatus, an image signal detected by each photoelectric conversion element is generally read by a reading unit (switch, matrix, etc.) provided corresponding to each element. ..

An IC formed of single crystal silicon having a circuit is used. Also, I
When C is used, matrix type wiring is used to reduce the number of ICs required for reading. In the latter case, the cost can be reduced as compared with the former, but there are problems such as an increase in mutual noise and a decrease in signal voltage due to an increase in wiring capacitance.

However, unlike a liquid crystal display device that has been put into practical use using the same a-Si switching device, the resolution and reading speed required for line sensors are high, so the mobility of a-Si cannot support it, and The load on the circuit is increasing.

A lot of researches have been done to increase the reading speed of the switch part and to reduce the cost of the driving circuit by using a poly-crystallized (poly-Si) film of a-Si.

It was necessary to use a costly quartz substrate or the like. (For example, Technical Report of Television Society ED9
(See “A-Si: H Contact Image Sensor Integrated with Poly-Si Thin-Film Transistor Scanning Circuit” on page 17-22) for more information on high energy beam such as laser in recent research. The crystallization process is becoming lower in temperature. According to this method, only a minute area to be polycrystallized can be heat-treated, and a low-cost substrate that does not need heat resistance can be used. Considered to be advantageous. However, even in this case, since the photoelectric conversion element portion does not need to be polycrystallized, it is necessary to prevent the influence of the beam on the photoelectric conversion element region at the time of polycrystallization by the high energy beam of the switch element and the drive circuit region, It is disadvantageous for further cost reduction.

The following three methods are possible. (1) A protective film is formed on the photoelectric conversion element region. (2) A sufficient distance is provided between the photoelectric conversion element area and the switch element and drive circuit area. (3) The photoelectric conversion element, the switch element, and the drive circuit are formed in separate steps.

いという不都合があった。As described above, the formation of each element portion is separate and the process is complicated. Further, after polycrystallizing, an electrode for connecting the photoelectric conversion element P and the switch element S is required. However, this electrode causes a problem such as disconnection of wiring at the end of the photoelectric conversion element P or the switch element S. This is a decrease in signal voltage due to parasitic capacitance. Furthermore, when applied to a perfect contact type line sensor like this conventional example, since incident light enters the substrate from the element side, a transparent electrode is required for at least a part of this connection electrode, which complicates the process. To do. (For details of this conventional example, refer to the description of Japanese Patent Application Laid-Open No. 56-138967.) To summarize the above problems of the prior art, a polycrystalline semiconductor film capable of high speed operation is used as a switch element and a drive circuit of a line sensor. When applied, high-temperature heat treatment is required, but heat treatment is difficult with the conventional photoelectric conversion element structure, and the photoelectric conversion element P and the switch element S must be formed in separate steps even though the same material is used. There was the inconvenience of foolishness.

Although only the complete contact type line sensor using the i-junction type is described, this example does not necessarily limit the present invention, and other types of photoelectric conversion devices, such as lower electrodes, are used.
/ Insulation film / ia-Si / p-poly-Si or other MIS structure, or a normal contact type line sensor where light is incident from the glass surface, the lower electrode is a transparent electrode such as ITO. It is obvious that the same effect can be obtained also in a structure in which a Schottky structure such as -Si / n-poly-Si is used and n-poly-Si serves as the contact layer of the switch element.

Moreover, since such an integrated structure is realized, a high-energy beam (for example, a laser beam of a short wavelength that is absorbed only by the film surface) that polycrystallizes only the thickness of the contact layer is also applied to the photoelectric conversion element. By using it, it becomes possible to perform heat treatment by beam irradiation at the same time as the switch element and the drive circuit section.
