Description

【発明の詳細な説明】[Detailed description of the invention]

〔発明の属する技術分野〕 本発明は光(ここでは広義の光であつて紫外
線、可視光線、赤外線、x線、γ線等を意味す
る。)の様な電磁波に対して感受性のある電子写
真用光受容部材に関する。 〔従来の技術の説明〕 像形成分野に於いて、電子写真用光受容部材に
於ける光受容層を形成する光導電材料としては、
高感度で、SN比〔光電流(Ip)/暗電流(Id)〕
が高く、照射する電磁波のスペクトル特性に適合
した吸収スペクトル特性を有する事、光応答性が
速く、所望の暗抵抗値を有する事、使用時に於い
て人体に対して無公害である事、等の特性が要求
される。殊に、事務機としてオフイスで使用され
る電子写真装置内に組込まれる電子写真用光受容
部材の場合には、上記の使用時に於ける無公害性
は重要な点である。 この様な点に立脚して最近注目されている光導
電材料にアモルフアスシリコン(以後A−Siと表
記す)があり、例えば、独国公開第2746967号公
報、同第2855718号公報には電子写真用光受容部
材としての応用が記載されている。 而乍ら、従来のA−Siで構成された光受容層を
有する電子写真用光受容部材は、暗抵抗値、光感
度、光応答性等の電気的、光学的、光導電的特性
及び使用環境特性の点、更には経時的安定性及び
耐久性の点に於いて、各々、個々には特性の向上
が計られているが、総合的な特性向上を計る上で
更に改良される余地が存するのが実情である。 例えば、電子写真用光受容部材に適用した場合
に、高光感度化、高暗抵抗化を同時に計ろうとす
ると従来に於いてはその使用時に於いて残留電位
が残る場合が度々観測され、この種の光受容部材
は長時間繰返し使用し続けると、繰返し使用によ
る疲労の蓄積が起こつて、残像が生ずる所謂ゴー
スト現象を発する様になる等の不都合な点が少な
くなかつた。 また、A−Si材料で光受容層を構成する場合に
は、その電気的、光導電的特性の改良を計る為
に、水素原子或いは弗素原子や塩素原子等のハロ
ゲン原子、および電気的伝導型の制御の為に硼素
原子や燐原子等が或いはその他の特性改良の為に
他の原子が、各々構成原子として光導電層中に含
有されるが、これらの構成原子の含有の仕方如何
によつては、形成した層の電気的或いは光導電的
特性や耐圧性に問題が生ずる場合があつた。 即ち、例えば、形成した光導電層中に光照射に
よつて発生したフオトキヤリアの該層中での寿命
が充分でない事や或いは転写紙に転写された画像
に俗に「白ヌケ」と呼ばれる。局所的な放電破壊
現象によると思われる画像欠陥や、クリーニング
にブレードを用いると、その摺擦によると思われ
る。俗に「白スジ」と云われている画像欠陥が生
じたり、又、例えば表面に一定の膜厚の表面層を
有しこれが使用光に対して実質的に透明である様
な場合には長時間の摺擦による摩耗によつて表面
層の反射スペクトルに変化が生じ、特に感度等に
関し好ましくない経時的な変化が生じる場合が少
なくなかつた。又、多湿雰囲気中で使用したり、
或いは多湿雰囲気中に長時間放置した直後に使用
すると俗に云う画像のボケが生ずる場合が少なく
なかつた。 従つてA−Si材料そのものの特性改良が計られ
る一方で光受容部材を設計する際に、上記した様
な問題の総てが解決される様に層構成、各層の化
学的組織、作成法などが工夫される必要がある。 〔発明の目的〕 本発明は、上述の如きA−Siで構成された従来
の光受容層を有する電子写真用光受容部材に於け
る諸問題を解決する事を目的とするものである。 即ち、本発明の主たる目的は、電気的、光学
的、光導電的特性が使用環境に殆んど依存する事
なく実質的に常時安定しており、耐光疲労に優
れ、繰返し使用に際しても劣化現象を起こさず耐
久性、耐湿性に優れ、残留電位が全くか又は殆ん
ど観測されない、A−Siで構成された光受容層を
有する電子写真用光受容部材を提供する事にあ
る。 本発明の他の目的は、支持体上に設けられる層
と支持体との間や積層される層の各層間に於ける
密着性に優れ、構造配列的に緻密で安定的であ
り、層品質の高い、A−Siで構成された光受容層
を有する電子写真用光受容部材を提供する事にあ
る。 本発明の更に他の目的は、電子写真用光受容部
材として適用させた場合、静電像形成の為の帯電
処理の際の電荷保持能力が充分であり、通常の電
子写真法が極めて有効に適用され得る優れた電子
写真特性を示す、A−Siで構成された光受容層を
有する電子写真用光受容部材を提供する事にあ
る。 本発明の別の目的は、長期の使用に於いて画像
欠陥や画像のボケが全くなく、濃度が高く、ハー
フトーンが鮮明に出て、且つ解像度の高い高品質
画像を得る事が容易にできる、電子写真用のA−
Siで構成された光受容層を有する光受容部材を提
供する事にある。 本発明の更に別の目的は、高光感度性、高SN
比特性及び高電気的耐圧性を有する、A−Siで構
成された光受容層を有する電子写真用光受容部材
を提供する事にある。 〔発明の構成〕 本発明の電子写真用光受容部材は、支持体と該
支持体上に、シリコン原子とゲルマニウム原子を
含有し、長波長光に感度を有する長波長光感光層
と、シリコン原子を母体とし、周期律表第族又
は第族に属する原子を含有する電荷注入阻止層
と、シリコン原子を母体とし、水素原子及びハロ
ゲン原子の少なくともいずれか一方を構成要素と
して含む非晶質材料で構成され、光導電性を示す
光導電層と、シリコン原子と炭素原子と水素原子
とを構成要素として含む非晶質材料で構成されて
いる表面層と、を有する光受容層とを有し、前記
表面層内において、前記表面層と前記光導電層と
の界面に向つて前記炭素原子の濃度が減少するよ
うに前記構成要素の層厚方向の濃度分布を変化さ
せてあり、かつ水素原子の層厚方向の該表面層内
最大濃度が41〜70原子%であることを特徴とす
る。 前記表面層にはハロゲン原子が含有されていて
も良く、或は前記光導電層には炭素原子、酸素原
子、窒素原子の中少なくとも1種類の原子を含有
しても良い。 帯電処理時に支持体からの電荷の注入を阻止す
る働きのある前記電荷注入阻止層には層厚方向に
均一に又は支持体側に多く分布する分布状態で構
成原子として周期律表第族や第族に属する原
子のような、伝導性を制御する物質が含有されて
も良い。 更に電荷注入阻止層には層厚方向に均一に又は
支持体側に多。前記電荷注入阻止層中の酸素原子
又は及びく分布する分布状態で構成要素として酸
素原子又は/及び窒素原子を含有してもよい窒素
原子は支持体側に内在してもよい。 又、前記光導電層は構成要素として炭素原子、
酸素原子、窒素原子及び伝導性を制御する物質
(周期律表第族または第族に属する原子)の
少なくとも一種を含有してもよい。 本発明の電子写真用光受容部材に於いては、前
記長波長光感光層が構成原子としてシリコン原子
とゲルマニウム原子と、必要に応じて水素原子と
ハロゲン原子の少なくとも1つとを含有するアモ
ルフアス材料、いわゆる水素化アモルフアスシリ
コンゲルマニウム、ハロゲン化アモルフアスシリ
コンゲルマニウム、或いはハロゲン含有水素化ア
モルフアスシリコンゲルマニウム(以後これらの
総称的表記として「A−SiGe(H,X)」を使用
する」から構成されている。 上記した様な層構成を取る様にして設計された
本発明の電子写真用光受容部材は、前記した諸問
題の総てを解決し得、極めて優れた電気的、光学
的、光導電的特性、耐圧性及び使用環境特性を示
す。 即ち、電子写真用光受容部材として適用させた
場合には、画像形成への残留電位の影響が全くな
く、その電気的特性が安定しており高感度で、高
SN比を有するものであつて、耐光疲労、繰返し
使用特性に長け、濃度が高く、ハーフトーンが鮮
明に出て、且つ解像度の高い、高品質の画像を安
定して繰返し得る事ができる。 以下、図面に従つて本発明の電子写真用光受容
部材に就て詳細に説明する。 第1図は、本発明の電子写真用光受容部材を説
明する為に模式的に示した模式的構成図である。 第1図に示す電子写真用光受容部材は、光受容
層100が光受容部材用としての支持体101の
上に設けられており、該光受容層100は、長波
長光感光層102、電荷注入阻止層103、A−
Si(H,X)から成り、光導電性を有する光導電
層104と、シリコン原子と、炭素原子と水素原
子とを構成要素とする非晶質材料で構成され、こ
れら構成要素の濃度が少なくとも前記光導電層と
の界面に於いて光学的バンドギヤツプの整合性が
得られる様な形に変化しており、且つ水素原子の
最大濃度が41〜70原子%である表面層105とか
らなる層構成を有する。 以下、第1図に示される電子写真用光受容部材
を構成する各層について記載する。 支持体 本発明に於いて使用される支持体としては、導
電性でも電気絶縁性であつても良い。導電性支持
体としては、例えば、NiCr、ステンレス、Al、
Cr、Mo、Au、Nb、Ta、V、Ti、Pt、Pd等の
金属又はこれ等の合金が挙げられる。 電気絶縁性支持体としては、ポリエステル、ポ
リエチレン、ポリカーボネート、セルロース、ア
セテート、ポリプロピレン、ポリ塩化ビニル、ポ
リ塩化ビニリデン、ポリスチレン、ポリアミド等
の合成樹脂のフイルム又はシート、ガラス、セラ
ミツク、紙等が通常使用される。これ等の電気絶
縁性支持体は、好適には少なくともその一方の表
面を導電処理され、該導電処理された表面側に他
の層が設けられるのが望ましい。 例えば、ガラスであれば、その表面に、Ni、
Cr、Al、Cr、Mo、Au、Ir、Nb、Ta、V、Ti、
Pt、Pd、In2O3、SnO2、ITO(In2O3+SnO2)等
から成る薄膜を設ける事によつて導電性が付与さ
れ、或いはポリエステルフイルム等の合成樹脂フ
イルムであれば、NiCr、Al、Ag、Pb、Zn、Ni、
Au、Cr、Mo、Ir、Nb、Ta、V、Ti、Pt等の金
属の薄膜を真空蒸着、電子ビーム蒸着、スパツタ
リング等でその表面に設け、又は前記金属でその
表面をラミネート処理して、その表面に導電性が
付与される。支持体の形状としては、円筒状、ベ
ルト状、板状等任意の形状とし得、所望によつ
て、その形状は決定されるが、例えば、連続高速
複写の場合には、無端ベルト状又は円筒状とする
のが望ましい。支持体の厚さは、所望通りの電子
写真用光受容部材が形成される様に適宜決定され
るが、電子写真用光受容部材として可撓性が要求
される場合には、支持体としての機能が十分発揮
される範囲内であれば可能な限り薄くされる。而
乍ら、この様な場合、支持体の製造上及び取扱い
上、機械的強度等の点から、通常は10μ以上とさ
れる。 特にレーザー光等の可干渉性光を用いて像記録
をなう場合には、可視画像に於いて現われる、所
謂、干渉縞模様による画像不良を解消する為に、
支持体表面に凹凸を設けてもよい。 支持体表面に設けられる凹凸は、V字形状の切
刃を有するバイトをフライス盤、旋盤等の切削加
工機械の所定位置に固定し、例えば円筒状支持体
を予め所望に従つて設計されたプログラムに従つ
て回転させながら規則的に所定方向に移動させる
事により、支持体表面を正確に切削加工する事で
所望の凹凸形状、ピツチ、深さで形成される。こ
の様な切削加工法によつて形成される凹凸が作り
出す逆V字形線状突起部は、円筒状支持体の中心
軸を中心にした螺線構造を有する。逆V字形突起
部の螺線構造は、二重、三重の多重螺線構造、又
は交叉螺線構造とされても差支えない。 或いは、螺線構造に加えて中心軸に沿つた平行
線構造を導入しても良い。 支持体表面に設けられる凹凸の凸部の縦断面形
状は形成される各層の微小カラム内に於ける層厚
の管理された不均一化と、支持体と該支持体上に
直接設けられる層との間の良好な密着性や所望の
電気的接触性を確保する為に逆V字形とされる
が、好ましくは第20図に示される様に実質的に
二等辺三角形、直角三角形或いは不等辺三角形と
されるのが望ましい。これ等の形状の中殊に二等
辺三角形、直角三角形が望ましい。 本発明に於いては、管理された状態で支持体表
面に設けられる凹凸の各デイメンジヨンは、以下
の点を考慮した上で、本発明の目的を結果的に達
成出来る様に設定される。 即ち、第1は感光層を構成するA−Si(H,X)
層は、層形成される表面の状態に構造敏感であつ
て、表面状態に応じて層品質は大きく変化する。 従つて、A−Si(H,X)層の層品質の低下を
招来しない様に支持体表面に設けられる凹凸のデ
イメンジヨンを設定する必要がある。 第2には光受容層の自由表面に極端な凹凸があ
ると、画像形成後のクリーニングに於いてクリー
ニングを完全に行なう事が出来なくなる。 又、ブレードクリーニングを行う場合、ブレー
ドのいたみが早くなるという問題がある。 上記した層堆積上の問題点、電子写真法のプロ
セス上の問題点、及び干渉縞模様を防ぐ条件を検
討した結果、支持体表面の凹部のピツチは、好ま
しくは500μm〜0.3μm、より好ましくは200μm〜
1μm、最適には50μm〜5μmであるのが望ましい。 また、凹部の最大の深さは、好ましくは0.1μm
〜5μm、より好ましくは0.3μm〜3μm、最適には
0.6μm〜2μmとされるのが望ましい。支持体表面
の凹部のピツチと最大深さが上記の範囲にある場
合、凹部(又は線上突起部)の傾斜面の傾きは、
好ましくは1度〜20度、より好ましくは3度〜15
度、最適には4度〜10度とされるのが望ましい。 又、この様な支持体上に堆積される各層の層圧
の不均一に基く層厚差の最大は、同一ピツチ内で
好ましくは0.1μm〜2μm、より好ましくは0.1μm
〜1.5μm、最適には0.2μm〜1μmとされるのが望
ましい。 又、レーザー光等の可干渉性光を用いた場合の
干渉縞模様による画像不良を解消する別の方法と
して、支持体表面に複数の球状痕跡窪みによる凹
凸形状を設けてもよい。 即ち支持体の表面が電子写真用光受容部材に要
求される解像力よりも微小な凹凸を有し、しかも
該凹凸は、複数の球状痕跡窪みによるものであ
る。 以下に、本発明の電子写真用光受容部材に於け
る支持体の表面の形状及びその好適な製造例を第
22図及び第23図により説明するが、本発明の
光受容部材に於ける支持体の形状及びその製造法
は、これによつて限定されるものではない。 第22図は、本発明の電子写真用光受容部材に
於ける支持体の表面の形状の典型的一例を、その
凹凸形状の一部を部分的に拡大して模式的に示す
ものである。 第22図に於いて、1601は支持体、160
2は支持体表面、1603は剛体真球、1604
は球状痕跡窪みを示している。 更に第22図は、該支持体表面形状を得るのに
好ましい製造方法の1例をも示すものである。即
ち、剛体真球1603を支持体表面1602より
所定の高さの位置より自然落下させて支持体表面
1602に衝突させる事により、球状窪み160
4を形成しう得る事を示している。そして、ほぼ
同一径R′の剛体真球1603を複数個用い、そ
れらを同一の高さhより、同時或いは逐次、落下
させる事により、支持体表面1602に、ほぼ同
一曲率半径R及び同一幅Dを有する複数の球状痕
跡窪み1604を形成する事ができる。 前述のごとくして、表面に複数の球状痕跡窪み
による凹凸形状の形成された支持体の典型例を第
23図に示す。 ところで、本発明の電子写真用光受容部材の支
持体表面の球状痕跡窪みによる凹凸形状の曲率半
径R及び幅Dは、こうした本発明の光受容部材に
於ける干渉縞の発生を防止する作用効果を効率的
に達成する為には重要な要因である。本発明者ら
は、各種実験を重ねた結果以下のところを究明し
た。即ち、曲率半径R及び幅Dが次式: D/R≧0.035 を満足する場合には、各々の痕跡窪み内にシエア
リング干渉によるニユートンリングが0.5本以上
存在する事になる。更に次式: D/R≧0.055 を満足する場合には、各々の痕跡窪み内にシエア
リング干渉によるニユートンリングが1本以上存
在する事になる。 こうした事から、光受容部材の全体に発生する
干渉縞を各々の痕跡窪み内に分散せしめ、光受容
部材に於ける干渉縞の発生を防止する為には、前
記D/Rを0.035、好ましくは0.055以上とする事が 望ましい。 又、痕跡窪みによる凹凸の幅Dは、大きくとも
500μm程度、好ましくは200μm以下、より好まし
くは100μm以下とするのが好ましい。 第21図は、上記方法によつて形成された凹凸
形状を有する支持体1501上にその凹凸の傾斜
面に沿つて、光受容層1500を備えた光受容部
材を示している。1502は長波長感光層150
3は電荷注入阻止層、1504は光導電層、15
05は表面層である。表面層1505は自由表面
1506を有している。 第21図に示す光受容部材の場合には、自由表
面1506並びに光受容層1500中に形成され
る界面における傾斜の程度が異なるため、自由表
面1506並びに光受容層1500中に形成され
る界面での反射光の反射角度が各々異なる。従つ
て、いわゆるニユートンリング現象に相当するシ
エアリング干渉が生起し、干渉縞は窪み内に分散
されるところとなる。これによりこうした光受容
部材と介して現出される可視画像は、ミクロ的に
は干渉縞が仮に現出されたとしても、それらは視
覚的にはとらえられない程度のものとなる。即
ち、かくなる表面形状を有する支持体の使用は、
その上に多層構成の光受容層を形成してなる光受
容部材によつて、該光受容層を通過した光が、層
界面及び支持体表明で反射し、それらが干渉する
ことにより、形成される画像が縞模様となること
を効率的に防止する。 長波長光感光層 本発明に於ける長波長光感光層102は、A−
SiGe(H,X)で構成され、該層に含有されるゲ
ルマニウム原子は該層中に万偏無く均一に分布さ
れても良いし、或いは、層厚方向には万偏無く含
有されてはいるが分布濃度が不均一であつても良
い。而乍ら、いずれの場合にも支持体の表面と平
行な面内方向に於いては、均一な分布で万偏無く
含有されることが、面内方向に於ける特性の均一
化を計る点からも必要である。即ち、長波長光感
光層102の層厚方向には万偏無く含有されてい
て且つ前記支持体101の設けられてある側とは
反対の側(光受容層の自由表面106側)の方に
対して前記支持体101側の方に多く分布した状
態となる様にするか、或いは、この逆の分布状態
となる様に前記長波長光感光層中に含有される。 本発明の光受容部材に於いては、前記した様に
長波長光感光層中に含有されるゲルマニウム原子
の分布状態は、層厚方向に於いては、前記の様な
分布状態を取り、支持体の表面と平行な面内方向
には均一な分布状態とされるのが望ましい。 又、好ましい実施態様例の1つに於いては、長
波長光感光層中に於けるゲルマニウム原子の分布
状態は全層領域にゲルマニウム原子が連続的に万
偏無く分布し、ゲルマニウム原子の層厚方向の分
布濃度Cが支持体側より電荷注入阻止層に向つて
減少する変化が与えられているので、長波長光感
光層と電荷注入阻止層との間に於ける親和性に優
れ、且つ後述する様に、支持体側端部に於いてゲ
ルマニウム原子の分布濃度Cを極端に大きくする
事により、半導体レーザ等を使用した場合の、光
導電層では殆んど吸収し切れない長波長側の光を
長波長光感光層に於いて、実質的に完全に吸収す
る事が出来、支持体面からの反射による干渉を防
止する事が出来る。 第2図乃至第7図には、本発明に於ける光受容
部材の長波長光感光層中に含有されるゲルマニウ
ムの層厚方向の分布状態が不均一な場合の典型的
例が示される。 第2図乃至第7図に於いて、横軸はゲルマニウ
ム原子の分布濃度Cを、縦軸は、長波長光感光層
の層厚を示し、tBは支持体側の長波長光感光層の
端面の位置を、tTは支持体側とは反対側の長波長
光感光層の端面の位置を示す。即ち、ゲルマニウ
ム原子の含有される長波長光感光層はtB側よりtT
側に向つて層形成がなされる。 第2図には、長波長光感光層中に含有されるゲ
ルマニウム原子の層厚方向の分布状態の第1の典
型例が示される。 第2図に示される例では、ゲルマニウム原子の含
有される長波長光感光層が形成される表面と該長
波長光感光層の表面とが接する界面位置tBよりt1
の位置までは、ゲルマニウム原子の分布濃度Cが
C1なる一定の値を取り乍らゲルマニウム原子が
形成される長波長光感光層に含有され、位置t1
りは濃度C2より界面位置tTに至るまで徐々に連続
的に減少されている。界面位置tTに於いてはゲル
マニウム原子の分布濃度CはC3とされる。 第3図に示される例に於いては、含有されるゲ
ルマニウム原子の分布濃度Cは位置tBより位置tT
に至るまで濃度C4から徐々に連続的に減少して
位置tTに於いて濃度C5となる様な分布状態を形成
している。 第4図の場合には、位置tBより位置t2まではゲ
ルマニウム原子の分布濃度Cは濃度C6と一定値
とされ、位置t2と位置tTとの間に於いて、徐々に
連続的に減少され、位置tTに於いて、分布濃度C
は実質的に零とされている(ここで実質的に零と
は検出限界量未満の場合である。) 第5図の場合には、ゲルマニウム原子の分布濃
度Cは位置tBより位置tTに至るまで、濃度C8より
連続的に徐々に減少され、位置tTに於いて実質的
に零とされている。 第6図に示す例に於いては、ゲルマニウム原子
の分布濃度Cは、位置tBと位置t3間に於いては、
濃度C9と一定値であり、位置tTに於いては濃度
C10とされる。位置t3と位置tTとの間では、分布濃
度Cは一次関数的に位置t3より位置tTに至るまで
減少されている。 第7図に示す例に於いては、位置tBより位置tT
に至るまで、ゲルマニウム原子の分布濃度Cは濃
度C11より実質的に零に至る様に一次関数的に減
少している。 以上、第2図乃至第7図により、長波長光感光
層中に含有されるゲルマニウム原子の層厚方向の
分布状態の典型例の幾つかを説明した様に、本発
明に於いては、支持体側に於いて、ゲルマニウム
原子の分布濃度Cの高い部分を有し、界面tT側に
於いては、前記分布濃度Cは支持体側に較べて可
成り低くされた部分を有するゲルマニウム原子の
分布状態が長波長光感光層に設けられている場合
は、好適な例の1つとして挙げられる。ゲルマニ
ウム原子の層厚方向の分布状態としてゲルマニウ
ム原子の分布濃度の最大値Cmaxがシリコン原子
との和に対して、好ましくは1000原子ppm以上、
より好適には5000原子ppm以上、最適には1×
104原子ppm以上とされる様な分布状態となり得
る様に層形成されるのが望ましい。 本発明に於いて、長波長光感光層中に含有され
るゲルマニウム原子の含有量としては、本発明の
目的が効果的に達成される様に所望に従つて適宜
決められるが、シリコン原子との和に対して、好
ましくは1〜10×105原子ppm、より好ましくは
100〜9.5×105原子ppm、最適には500〜8×105
原子ppmとされるのが望ましい。 前記、長波長光感光層はさらに伝導性を制御す
る物質、酸素原子、窒素原子のうち少なくとも1
つを含有してもよい。 又、前記の伝導性を制御する物質としては、半
導体分野に於ける、所謂不純物を挙げる事が出
来、本発明に於いてはp型伝導特性を与える周期
律表第族に属する原子(以下「第族原子」と
いう。)、又はN型伝導特性を与える周期律表第
族に属する原子(以下「第族原子」という。)
を用いる。第族原子としては、具体的には、B
(硼素)、Al(アルミニウム)、Ga(ガリウム)、In
(インジウム)、Tl(タリウム)等があり、特に
B、Gaが好適である。第族原子としては、具
体的には、P(燐)、As(砒素)、Sb(アンチモン)、
Bi(ビスマス)等があり、特にP,Asが好適であ
る。 本発明に於いて、長波長光感光層中に含有され
る伝導特性を制御する物質の含有量としては、好
ましくは、0.01〜5×105原子ppm、より好まし
くは0.5〜1×104原子ppm、最適には1〜5×
103原子ppmとされるのが望ましいものである。 本発明に於いて、A−SiGe(H,X)で構成さ
れる長波長光感光層を形成するには、例えばグロ
ー放電法、マイクロ波放電法、スパツタリング
法、或いはイオンプレーテイング法等の放電現象
を利用する真空堆積法によつて成される。例え
ば、グロー放電法によつて、A−SiGe(H,X)
で構成される長波長光感光層を形成するには、基
本的にはシリコン原子(Si)を供給し得るSi供給
用の原料ガスとゲルマニウム原子(Ge)を供給
し得るGe供給用の原料ガスと、必要に応じて水
素原子(H)導入用の原料ガス又は/及びハロゲン原
子(X)導入用の原料ガスを、内部が減圧にし得る堆
積室内に所望のガス圧状態で導入して、該堆積室
内にグロー放電を生起させ、予め所定位置に設置
されてある所定の支持体表面上にA−SiGe(H,
X)からなる層を形成すれば良い。又、ゲルマニ
ウム原子を不均一な分布状態で含有させるには、
ゲルマニウム原子の分布濃度を所望の変化率曲線
に従つて制御しながらA−SiGe(H,X)からな
る層を形成させれば良い。又、スパツタリング法
で形成する場合には、例えばAr,He等の不活性
ガス又はこれ等のガスをベースとした混合ガスの
雰囲気中でSiで構成されたターゲツト、或いは、
該ターゲツトとGeで構成されたターゲツトの二
枚を使用して、又は、SiとGeの混合されたター
ゲツトを使用して、必要に応じて、He,Ar等の
稀釈ガスで稀釈されたGe供給用の原料ガスを、
必要に応じて、水素原子(H)又は/及びハロゲン原
子(X)導入用のガスをスパツタリング用の堆積室に
導入し、所望のガスのプラズマ雰囲気を形成する
事によつて成される。ゲルマニウム原子の分布を
均一にする場合には、前記Ge供給用の原料ガス
のガス流量を所望の変化率曲線に従つて制御し乍
ら、前記のターゲツトをスパツタリングしてやれ
ば良い。 イオンプレーテイング法の場合には、例えば多
結晶シリコン又は単結晶シリコンと多結晶ゲルマ
ニウム又は単結晶ゲルマニウムとを、夫々蒸発源
として蒸着ボードに収容し、この蒸発源を抵抗加
熱法、或いは、エレクトロンビーム法(FB法)
等によつて加熱蒸発させ、飛翔蒸発物を所望のガ
スプラズマ雰囲気中を通過させる以外は、スパツ
タリング法の場合と同様にする事で行う事が出来
る。 本発明に於いて使用されるSi供給用の原料ガス
と成り得る物質としては、SiH4,Si2H6,Si3H8
Si4H10等のガス状態の又はガス化し得る水素化硅
素(シラン類)が有効に使用されるものとして挙
げられ、殊に、層作成作業時の取扱い易さ、Si供
給効率の良さ等の点でSiH4,Si2H6が好ましいも
のとして挙げられる。 Ge供給用の原料ガスと成り得る物質としては、
GeH4,Ge2H6,Ge3H8,Ge4H10,Ge5H12
Ge6H14,Ge7H16,Ge8H18,Ge9H20等のガス状
態の又はガス化し得る水素化ゲルマニウムが有効
に使用されるものとして挙げられ、殊に、層作成
作業時の取扱い易さ、Ge供給効率の良さ等の点
で、GeH4,Ge2H6,Ge3H8が好ましいものとし
て挙げられる。 本発明に於いて使用されるハロゲン原子導入用
の原料ガスとして有効なのは、多くのハロゲン化
合物が挙げられ、例えばハロゲンガス、ハロゲン
化物、ハロゲン間化合物、ハロゲンで置換された
シラン誘導体等のガス状態の又はガス化し得るハ
ロゲン化合物が好ましく挙げられる。 又、更には、シリコン原子とハロゲン原子とを
構成要素とするガス状態の又はガス化し得るハロ
ゲン原子を含む水素化硅素化合物も有効なものと
して本発明に於いては挙げる事が出来る。 本発明に於いて好適に使用し得るハロゲン化合
物としては、具体的には、フツ素、塩素、臭素、
ヨウ素のハロゲンガス,BrF,ClF,ClF3
BrF5,BrF3,IF3,IF7,ICl,IBr等のハロゲン
間化合物を挙げる事が出来る。 ハロゲン原子を含む硅素化合物、所謂、ハロゲ
ン原子で置換されたシラン誘導体としては、具体
的には例えばSiF4,Si2F6,SiCl4,SiBr4等のハ
ロゲン化硅素が好ましいものとして挙げる事が出
来る。 この様なハロゲン原子を含む硅素化合物を採用
してグロー放電法によつて本発明の特徴的な光導
電部材を形成する場合には、Ge供給用の原料ガ
スと共にSiを供給し得る原料ガスとしての水素化
硅素ガスを使用しなくとも、所望の支持体上にハ
ロゲン原子を含むA−SiGeから成る長波長光感
光層を形成する事が出来る。 グロー放電法に従つてハロゲン原子を含む長波
長光感光層を製造する場合、基本的には、例えば
Si供給用の原料ガスとなるハロゲン化硅素とGe
供給用の原料ガスとなる水素化ゲルマニウムと
Ar,H2,He等のガス等を所定の混合比とガス流
量になる様にして長波長光感光層を形成する堆積
室に導入し、グロー放電を生起してこれ等のガス
のプラズマ雰囲気を形成する事によつて、所望の
支持体上に長波長光感光層を形成し得るものであ
るが、水素原子の導入割合の制御を一層容易にな
る様に図る為にこれ等のガスに更に水素ガス又は
水素原子を含む硅素化合物のガスも所望量混合し
て層形成しても良い。 又、各ガスは単独種のみでなく所定の混合比で
複数種混合して使用しても差支えないものであ
る。 スパツタリング法、イオンプレーテイング法の
何れの場合にも形成される層中にハロゲン原子を
導入するには、前記のハロゲン化合物又は前記の
ハロゲン原子を含む硅素化合物のガスを堆積室中
に導入して該ガスのプラズマ雰囲気を形成してや
れば良いものである。 又、水素原子を導入する場合には、水素原子導
入用の原料ガス、例えば、H2、或いは前記した
シラン類又は/及び水素化ゲルマニウム等のガス
類をスパツタリング用の堆積室中に導入して該ガ
ス類のプラズマ雰囲気を形成してやれば良い。 本発明に於いては、ハロゲン原子導入用の原料
ガスとして上記されたハロゲン化合物、或いはハ
ロゲンを含む硅素化合物が有効なものとして使用
されるものであるが、その他に、HF,HCl,
HBr,Hi等のハロゲン化水素、SiH2F2,SiH2I2
SiH2Cl2、SiHCl3,SiH2Br2,SiHBr2等のハロゲ
ン置換水素化硅素、及びGeHF3,GeH2F2
GeH2F,GeHCl3,GeH2Cl2,GeH3Cl,
GeHBr3,GeH2Br2,GeH2Br,GeHI2
GeH2I2,GeH3I等の水素化ハロゲン化ゲルマニ
ウム、等の水素原子を構成要素の1つとするハロ
ゲン化物、GeF4,GeCl4,GeBr4,GeI4,GeF2
GeCl2,GeBr2,GeI2等のハロゲン化ゲルマニウ
ム、等々のガス状態の或いはガス化し得る物質も
有効な長波長光感光層形成用の出発物質として挙
げる事が出来る。 これ等の物質の中、水素原子を含むハロゲン化
物は、長波長光感光層形成の際に層中にハロゲン
原子の導入と同時に電気的或いは光電的特性の制
御に極めて有効な水素原子も導入されるので、本
発明に於いては好適なハロゲン導入用の原料とし
て使用される。 水素原子を長波長光感光層中に構造的に導入す
るには、上記の他にH2、或いはSiH4,Si2H6
Si3H8,Si4H10等の水素化硅素をGeを供給するた
めのゲルマニウム又はゲルマニウム化合物と、或
いは、GeH4,Ge2H6,Ge3H8,Ge4H10
Ge5H12,Ge6H14,Ge7H16,Ge8H18,Ge9H20
の水素化ゲルマニウムとSiを供給する為のシリコ
ン又はシリコン化合物と、を堆積室中に共存させ
て放電を生起させる事でも行う事が出来る。 本発明の好ましい例に於いて、形成される光受
容部材の長波長光感光層中に含有される水素原子
(H)の量又はハロゲン原子(X)の量又は水素原子とハ
ロゲン原子の量の和(H+X)は、好ましくは
0.01〜40原子%、より好ましくは0.05〜30原子
%、最適には0.1〜25原子%とされるのが望まし
い。 長波長光感光層中に含有される水素原子(H)又
は/及びハロゲン原子(X)の量を制御するには、例
えば支持体温度又は/及び水素原子(H)、或いはハ
ロゲン原子(X)を含有させる為に使用される出発物
質の堆積装置系内へ導入する量、放電々力等を制
御してやれば良い。 本発明に於いて、長波長光感光層に窒素原子を
含有させるには、長波長光感光層の形成の際に窒
素原子導入用の出発物質を前記した長波長光感光
層形成用の出発物質と共に使用して、形成される
層中にその量を制御し乍ら含有してやれば良い。 グロー放電法によつて長波長光感光層を形成す
るには窒素原子導入用の出発物質としては、少な
くとも窒素原子を構成原子とするガス状の物質又
はガス化し得る物質をガス化したものの中の大概
のものが使用され得る。 例えばシリコン原子(Si)を構成原子とする原
料ガスと、窒素原子(N)を構成原子とする原料ガス
と、必要に応じて水素原子(H)又は及びハロゲン原
子(X)を構成原子とする原料ガスとを所望の混合比
で混合して使用するか、又は、ハロゲン原子
(Si)を構成原子とする原料ガスと、窒素原子(N)
及び水素原子(H)を構成原子とする原料ガスとを、
これも又所望の混合比で混合するか、或いはシリ
コン原子(Si)を構成原子とする原料ガスと、シ
リコン原子(Si)、窒素原子(N)及び水素原子(H)の
3つを構成原子とする原料ガスとを混合して使用
する事が出来る。 又、別には、シリコン原子(Si)と水素原子(H)
とを構成原子とする原料ガスに、窒素原子(N)を構
成原子とする原料ガスを混合して使用しても良
い。 窒素原子(N)導入用の原料ガスに成り得るものと
して有効に使用される出発物質は、Nを構成原子
とする或いはNとHとを構成原子とする例えば窒
素(N2)、アンモニア(NH3)、ヒドラジン
(H2NNH2)、アジ化水素(HN3)、アジ化アンモ
ニウム(NH4N3)等のガス状の又はガス化し得
る窒素、窒化物及びアジ化物等の窒素化合物を挙
げる事が出来る。この他に窒素原子(N)の導入に加
えて、ハロゲン原子(X)の導入も行えるという点か
ら、三弗化窒素(F3N)、四弗化窒素(F4N2)等
のハロゲン化窒素化合物を挙げる事が出来る。 本発明に於いては、長波長光感光層中には窒素
原子及び/又は酸素原子を含有する事が出来る。
酸素原子を長波長光感光層に導入する為の酸素原
子導入用の原料ガスとしては、例えば酸素
(O2)、オゾン(O3)、一酸化窒素(NO)、二酸化
窒素(NO2)、一二酸化窒素(N2O)、三二酸化
窒素(N2O3)、四二酸化窒素(N2O4)、五二酸化
窒素(N2O5)、三酸化窒素(NO3)、シリコン原
子(Si)と酸素原子(O)と水素原子(H)とを構成原子
とする、例えば、ジシロキサン(H3SiOSiH3)、
トリシロキサン(H3SiOSiH2OSiH3)等の低級
シロキサン等を挙げる事が出来る。 スパツタリング法によつて長波長光感光層を形
成するには、長波長光感光層形成の際、単結晶又
は多結晶のSiウエーハー又はSi3N4ウエーハー、
又はSiとSi3N4が混合されて含有されているウエ
ーハーをターゲツトとして、これ等を種々のガス
雰囲気中でスパツタリングする事によつて行えば
良い。 例えば、Siウエーハーをターゲツトとして使用
すれば、窒素原子と必要に応じて水素原子又は/
及びハロゲン原子を導入する為の原料ガスを、必
要に応じて稀釈ガスで稀釈して、スパツタ用の堆
積室中に導入し、これ等のガスのガスプラズマを
形成して前記Siウエーハーをスパツタリングすれ
ば良い。 又、別には、SiとSi3N4とは別々のターゲツト
として、又はSiとSi3N4の混合した一枚のターゲ
ツトを使用する事によつて、スパツタ用のガスと
しての稀釈ガスの雰囲気中で又は少なくとも水素
原子(H)又は/及びハロゲン原子(X)を構成原子とし
て含有するガス雰囲気中でスパツタリングする事
によつて成される。 酸素原子導入用の原料ガスとしては、先述した
グロー放電の例で示した原料ガスの中の窒素原子
導入用の原料ガスが、スパツタリングの場合にも
有効なガスとして使用され得る。 本発明に於いて、長波長光感光層の形成の際
に、該層に含有される窒素原子の分布濃度C(N)を
層厚方向に変化させて、所望の層厚方向の分布状
態(depth profile)を有する層を形成するには、
グロー放電の場合には、分布濃度C(N)を変化させ
るべき窒素原子導入用の出発物質のガスをそのガ
ス流量を所望の変化率曲線に従つて適宜変化させ
ながら、堆積室内に導入する事によつて成され
る。 例えば手動或いは外部駆動モータ等の通常用い
られている何らかの方法により、ガス流路系の途
中に設けられた所定のニードルバルブの開口を適
宜変化させる操作を行えば良い。 スパツタリング法によつて形成する場合、窒素
原子の層厚方向の分布濃度C(N)を層厚方向で変化
させて、窒素原子の層厚方向の所望の分布状態
(depth profile)を形成するには、第一には、グ
ロー放電法による場合と同様に、窒素原子導入用
の出発物質をガス状態で使用し、該ガスを堆積室
中へ導入する際のガス流量を所望に従つて適宜変
化させることによつて成される。 第二にはスパツタリング用のターゲツトを、例
えばSiとSi3N4との混合されたターゲツトを使用
するのであれば、SiとSi3N4との混合比を、ター
ゲツトの層厚方向に於いて、あらかじめ変化させ
ておく事によつて成される。 長波長光感光層中に含有される窒素原子(N)の
量、又は酸素原子(O)の量又は窒素原子と酸素原子
の量の和(N+O)は、より好ましくは0.01〜40
原子%、より好ましくは0.05〜30原子%、最適に
は0.1〜25原子%とされるのが望ましい。 長波長光感光層中に、伝導特性を制御する物
質、例えば、第族原子或いは第族原子を構造
的に導入するには、層形成の際に、第族原子導
入用の出発物質或いは第族原子導入用の出発物
質をガス状態で堆積室中に、長波長光感光層を形
成する為の他の出発物質と共に導入してやれば良
い。このような第族原子導入用の出発物質と成
り得るものとしては、常温常圧でガス状の又は、
少なくとも層形成条件下で容易にガス化し得るも
のが採用されるのが望ましい。その様な第族原
子導入用の出発物質として具体的には硼素原子導
入用としては、B2H6,B4H10,B5H9,B5H10
B6H10,B6H12,B6H14等の水素化硼素、BF3
BCl2,BBr3等のハロゲン化硼素等が挙げられる。
この他、AlCl3,GaCl3,Ga(CH33,InCl2
TlCl3等も挙げる事が出来る。 第族原子導入用の出発物質として、本発明に
おいて有効に使用されるのは、燐原子導入用とし
ては、PH3,P2H4等の水素化燐、PH4I,PF3
PF5,PCl3,PCl5,PBr3,PBr5,PI3等のハロゲ
ン化燐が挙げられる。この他、AsH3,AsF3
AsCl3,AsBr3,AsF5,SbH3,SbF3,SbF5
SbCl3,SbCl5,BiH3,BiCl3,BiBr3等も第族
原子導入用の出発物質の有効なものとして挙げる
事が出来る。 本発明において長波長光感光層の層厚は、好ま
しくは30Å〜50μm、より好ましくは40Å〜
40μm、最適には50Å〜30μmとされるのが望まし
い。 電荷注入阻止層 本発明における電荷注入阻止層103は、A−
Si(H,X)で構成され、該層103の全層領域
に伝導性を制御する物質を均一に又は好ましくは
支持体側に多く分布するように不均一状態で含有
する。さらに必要に応じて該層103の全層領域
又は一部の層領域に酸素原子又は/及び窒素原子
を均一に、又は好ましくは支持体側に多く分布す
るように不均一状態で含有させることで、該層1
03と長波長光感光層102との間の密着性の改
善や、ハンドギヤツプの調整を計る事が出来る。 電荷注入阻止層103に含有される前記の伝導
性を制御する物質としては、半導体分野に於け
る、所謂不純物を挙げる事が出来、本発明に於い
ては、p型伝導特性を与える周期律表第族に属
する原子(以下「第族原子」という。)、又はN
型伝導特性を与える周期律表族に属する原子
(以下「第族原子」という。)を用いる。第族
原子としては、具体的には、B(硼素)、Al(アル
ミニウム)、Ga(ガリウム)、In(インジウム)、Tl
(タリウム)等があり、特にB,Gaが好適であ
る。第族原子としては、具体的には、P(燐)、
As(砒素)、Sb(アンチモン)、Bi(ビスマス)等
があり、特にP,Asが好適である。 第8図乃至第12図には電荷注入阻止層103
に含有される第族原子又は第族原子の層厚方
向の分布状態の典型的例が示される。第8図乃至
第12図の例に於いて横軸は第族原子又は第
族原子の分布濃度Cを、縦軸は電荷注入阻止層1
03の層厚tを示し、tBは支持体側101の界面
位置を、tTは支持体側101とは反対側の界面の
位置を示す。即ち、電荷注入阻止層103はtB
よりtT側に向つて層形成がなされる。 第8図には電荷注入阻止層103中に含有され
る第族原子又は第族原子の層厚方向に分布状
態の第一の典型例が示される。 第8図に示される例では界面位置tBよりもt4
位置までは、第族原子又は第族原子の含有濃
度CがC12なる一定の値を取り乍ら含有され、位
置t4より分布濃度Cは界面位置tTに至るまでC13
り徐々に連続的に減少されている。界面位置tT
於いては分布濃度CはC14とされる。 第9図に示される例に於いては、含有される第
族原子又は第族原子の分布濃度Cは位置tB
り位置tTに至るまでC15から徐々に連続的に減少
して位置tTに於いてC16となる様な分布状態を形
成している。 第10図に示す例に於いては、第族原子又は
第族原子の分布濃度Cは、位置tBと位置t5間に
於いては、C17と一定値であり、位置tTに於いて
はC18とされる。位置t5と位置tTとの間では、分布
濃度Cは一次関数的に位置t5より位置tTに至るま
で減少されている。 第11図に示される例に於ては、分布濃度Cは
位置tBより位置t6まではC19の一定値を取り、位置
t6より位置tTまではC20よりC21まで一次関数的に
減少する分布状態とされている。 第12図に示される例に於いては、分布濃度C
は位置tBより位置tTまでC22の一定値を取る。 本発明に於いて電荷注入阻止層が第族原子又
は第族原子を支持体側に於いて多く分布する分
布状態で含有する場合、第族原子又は第族原
子の分布濃度値の最大値が好ましくは50原子ppm
以上、より好適には80原子ppm以上、最適には
100原子ppm以上とされる様な分布状態となり得
る様に層形成されるのが望ましい。 本発明に於いて電荷注入阻止層中に含有される
第族原子又は第族原子の含有量としては、本
発明の目的が効果的に達成される様に所望に従つ
て適宜決められるが好ましくは30〜5×104原子
ppm、より好ましくは50〜1×104原子ppm、最
適には1×102〜5×103原子ppmとされるのが望
ましいものである。 電荷注入阻止層103は前記したように酸素原
子又は/及び窒素原子の含有によつて、重点的に
長波長光感光層102と電荷注入阻止層103と
の間の密着性の向上及び電荷注入阻止層103と
光導電層104との間の密着性の向上又は、該層
103のハンドギヤツプの調整が図られる。 第13図乃至第19図には電荷注入阻止層10

厚方向の分布状態の典型的例が示される。第13
図乃至第19図の例に於いて横軸は酸素原子又
は/及び窒素原子の分布濃度Cを、縦軸は電荷注
入阻止層103の層厚tを示し、tBは支持体側1
01の界面位置を、tTは支持体側101とは反対
側の界面の位置を示す。即ち、電荷注入阻止層1
03はtB側よりtT側に向つて層形成がなされる。 第13図には電荷注入阻止層103中に含有さ
れる酸素原子又は/及び窒素原子の層厚方向の分
布状態の第一の典型例が示される。 第13図に示される例では界面位置tBよりt7
位置までは、酸素原子又は/及び窒素原子の含有
濃度CがC23なる一定の値を取り乍ら含有され位
置t7より分布濃度Cは界面位置tTに至るまでC24
り徐々に連続的に減少されている。界面位置tT
於いては分布濃度CはC25とされる。 第14図に示される例に於いては、含有される
酸素原子又は/及び窒素原子の分布濃度Cは位置
tBより位置tTに至るまでC26から徐々に連続的に減
少して位置tTに於いてC27となる様な分布状態を
形成している。 第15図の場合には、位置tBより位置t8までは
酸素原子又は/及び窒素原子の分布濃度CはC28
と一定値とされ、位置t8と位置tTとの間に於い
て、徐々に連続的に減少され、位置tTに於いて、
実質的に零とされている。 第16図の場合には、酸素原子又は/及び窒素
原子は位置tBより位置tTに至るまで、分布濃度C
はC30より連続的に徐々に減少され、位置tTに於
いて実質的に零とされている。 第17図に示す例に於いては、酸素原子又は/
及び窒素原子の分布濃度Cは位置tBより位置t9
ではC31の一定値を取り、位置t7より位置tTまでは
C31よりC32まで一次関数的に減少する分布状態と
されている。 第18図に示す例に於いては、酸素原子又は/
及び窒素原子の分布濃度Cは、位置tBと位置t10
に於いては、C33と一定値であり、位置tTに於い
てはC35とされる。位置t10と位置tTとの間では、
分布濃度Cは一次関数的に位置t10より位置tTに至
るまで減少されている。 第19図に示される例に於いては、分布濃度C
は位置tBより位置tTまではC36の一定値を取る。 本発明に於いて電荷注入阻止層103が酸素原
子又は/及び窒素原子を支持体101側に於いて
多く分布する分布状態で含有する場合、酸素原子
又は/及び窒素原子の分布濃度値又は両原子の和
の最大値が、好ましくは500原子ppm以上、より
好適には800原子ppm以上、最適には1000原子
ppm以上とされる様な分布状態となり得る様に層
形成されるのが望ましい。 本発明に於いて電荷注入阻止層103中に含有
される酸素原子又は/及び窒素原子の含有量又は
両者の和としては、本発明の目的が効果的に達成
される様に所望に従つて適宜決められるが、好ま
しくは0.001〜50原子%、より好ましくは0.002〜
40原子%、最適には0.003〜30原子%とされるの
が望ましい。 本発明に於いて電荷注入阻止層103の層厚は
所望の電子写真特性が得られること及び経済的効
果等の点から、好ましくは0.01〜10μ、より好ま
しくは0.05〜8μ、最適には0.1〜5μとされるのが
望ましい。 光導電層 本発明に於ける光導電層104は、A−Si(H,
X)で構成され所望の電子写真特性を満足する光
導電特性を有する。 尚、該層104の全層領域に伝導性を制御する
物質を該層104に要求される特性を損なわない
範囲に於いて含有してもよい。 又、該層104の全層領域に該層104に要求
される特性を損なわない範囲に於いて炭素原子、
酸素原子及び窒素原子の少なくとも一種を含有し
てもよい。 前記の伝導性を制御する物質としては前述の電
荷注入阻止層103と同様に、第族原子や第
族原子を用いる事が出来る。 本発明に於ける光導電層104の全層領域に第
族原子又は第族原子を含有する場合は主とし
て伝導型及び/又は伝導率を制御する効果を奏
し、前記第族原子又は第族原子の含有量は比
較的少量であり、好適には1×10-3〜3×102
子ppm、より好適には5×10-3〜102原子ppm、
最適には1×10-2〜50原子ppmとされるのが望ま
しい。 又、本発明に於ける光導電層104の全層領域
に酸素原子又は窒素原子を含有する場合は、主と
して高暗抵抗化と、電荷注入阻止層と光導電層と
の間の密着性の向上等の効果を奏するが、殊に該
層104の光導電特性を劣化させない為に酸素原
子の含有量は比較的少量とされるがの望ましい。 窒素原子の場合は、上記の点に加えて、例えば
第族原子、殊にBとの共存に於いて光感度の向
上を計る事が出来る。 本発明に於いて、その目的を効果的に達成する
為に、支持体101上に形成され、光受容層100
の一部を構成する光導電層104は下記に示す半
導体特性を有し、照射される光に対して光導電性
を示すA−Si(H,X)で構成される。 p型A−Si(H,X)……アクセプターのみ
を含むもの。或いはドナーとアクセプターとの
両方を含み、アクセプターの相対的濃度が高い
もの。 p−型A−Si(H,X)……のタイプに於
いてアクセプターの濃度(Na)が低いか、又
はアクセプターの相対的濃度が低いもの。 n型A−Si(H,X)……ドナーのみを含む
もの。或いはドナーとアクセプターの両方を含
み、ドナーの相対的濃度が高いもの。 n−型A−Si(H,X)……のタイプに於
いてドナーの濃度(Nd)が低いか、又はドナ
ーの相対的濃度が低いもの。 i型A−Si(H,X)……NaNdOのも
の又は、NaNdのもの。 本発明に於いて、電荷注入阻止層103又は/
及び光導電層104中に含有されるハロゲン原子
(X)として好適なものはF,Cl,Br,Iであり、
殊にF,Clが望ましいものである。 本発明に於いて、A−Si(H,X)で構成され
る電荷注入阻止層103又は/及び光導電層10
4を形成するには、例えばグロー放電法、マイク
ロ波放電法、スパツタリング法、或いはイオンプ
レーテイング法等の放電現象を利用する真空堆積
法によつて成される。例えば、グロー放電法によ
つて、A−Si(H,X)で構成される非晶質層を
形成するには、基本的にはシリコン原子(Si)を
供給し得るSi供給用の原料ガスと共に、水素原子
(H)導入用の又は/及びハロゲン原子(X)導入用の原
料ガスを、内部が減圧にし得る堆積室内に導入し
て、該堆積室内にグロー放電を生起させ、予め所
定位置に設置されてある所定の支持表面上にA−
Si(H,X)からなる層を形成させれば良い。又、
スパツタリング法で形成する場合には、例えば
Ar,He等の不活性ガス又はこれ等のガスをベー
スとした混合ガス雰囲気中でSiで構成されたター
ゲツトをスパツタリングする際、水素原子(H)又
は/及びハロゲン原子(X)導入用のガスをスパツタ
リング用の堆積室に導入してやれば良い。 本発明に於いて使用されるSi供給用の原料ガス
としては、SiH4,Si2H6,Si3H8,Si4H10等のガ
ス状態の又はガス化し得る水素化硅素(シラン
類)が有効に使用されるものとして挙げられ、殊
に、層作成作業の扱い易さ、Si供給効率の良さ等
の点でSiH4,Si2H6が好ましいものとして挙げら
れる。 本発明に於いて使用されるハロゲン原子導入用
の原料ガスとして有効なのは、多くのハロゲン化
合物が挙げられ、例えばハロゲンガス、ハロゲン
化物、ハロゲン間化合物、ハロゲンで置換された
シラン誘導体等のガス状態の又はガス化し得るハ
ロゲン化合物が好ましく挙げられる。 又、更には、シリコン原子とハロゲン原子とを
構成要素とするガス状態の又はガス化し得る、ハ
ロゲン原子を含む硅素化合物も有効なものとして
本発明に於いては挙げる事が出来る。 本発明に於いて好適に使用し得るハロゲン化合
物としては、具体的には、フツ素、塩素、臭素、
ヨウ素のハロゲンガス、BrF,ClF,ClF3
BrF5,BrF3,IF3,IF7,ICl,IBr等のハロゲン
間化合物を挙げる事が出来る。 ハロゲン原子を含む硅素化合物、所謂、ハロゲ
ン原子で置換されたシラン誘導体としては、具体
的には例えばSiF4,Si2F6,SiCl4,SiBr4等のハ
ロゲン化硅素が好ましいものとして挙げる事が出
来る。 この様なハロゲン原子を含む硅素化合物を採用
してグロー放電法によつて本発明の特徴的な光導
電部材を形成する場合には、Siを供給し得る原料
ガスとしての水素化硅素ガスを使用しなくとも、
所定の支持体上にハロゲン原子を構成要素として
含むA−Si:Hから成る層を形成する事が出来
る。 グロー放電法に従つて、ハロゲン原子を含む層
を製造する場合、基本的にはSi供給用の原料ガス
であるハロゲン化硅素ガスとAr,H2,He等のガ
ス等を所定の混合比とガス流量になる様にして所
望の層を形成する堆積室に導入し、グロー放電を
生起してこれ等のガスのプラズマ雰囲気を形成す
る事によつて、所定の支持体上に所望の層を形成
し得るものであるが、水素原子の導入を計る為に
これ等のガスに更に水素原子を含む硅素化合物の
ガスを所定量混合して層形成しても良い。 又、各ガスは単独種のみでなく所定の混合比で
複数種混合して使用しても差支えないものであ
る。 反応スパツタリング法或いはイオンプレーテイ
ング法に依つてA−Si(H,X)から成る層を形
成するには、例えばスパツタリング法の場合には
Siから成るターゲツトを使用して、これを所定の
ガスプラズマ雰囲気中でスパツタリングし、イオ
ンプレーテイング法の場合には、多結晶シリコン
又は単結晶シリコンを蒸発源として蒸着ボートに
収容し、このシリコン蒸発源を抵抗加熱法、或い
はエレクトロンビーム法(EB法)等によつて加
熱蒸発させ飛翔蒸発物を所定のガスプラズマ雰囲
気中を通過させる事で行う事が出来る。 この際、スパツタリング法、イオンプレーテイ
ング法の何れの場合にも形成される層中にハロゲ
ン原子を導入するには、前記のハロゲン化合物又
は前記のハロゲン原子を含む硅素化合物のガスを
堆積室中に導入して該ガスのプラズマ雰囲気を形
成してやれば良いものである。 又、水素原子を導入する場合には、水素原子導
入用の原料ガス、例えば、H2、或いは前記した
シラン類等のガスをスパツタリング用の堆積室中
に導入して該ガスのプラズマ雰囲気を形成してや
れば良い。 本発明に於いては、ハロゲン原子導入用の原料
ガスとして上記されたハロゲン化合物或いはハロ
ゲンを含む硅素化合物が有効なものとして使用さ
れるものであるが、その他に、HF,HCl,
HBr,HI等のハロゲン化水素、SiH2F2
SiH2I2,SiH2Cl2,SiHCl3,SiH2Br2,SiHBr3
のハロゲン置換水素化硅素、等々のガス状態の或
いはガス化し得る、水素原子を構成要素の1つと
するハロゲン化物も有効な電荷注入阻止層及び光
導電層形成用の出発物質として挙げる事が出来
る。 これ等の水素原子を含むハロゲン化物は、層形
成の際に形成される層中にハロゲン原子の導入と
同時に電気的或いは光電的特性の制御に極めて有
効な水素原子も導入されるので、本発明に於いて
は好適なハロゲン原子導入用の原料として使用さ
れる。 水素原子を、形成される層中に構造的に導入す
るには、上記の他にH2、或いはSiH4,Si2H6
Si3H8,Si4H10等の水素化硅素のガスをSiを供給
する為のシリコン化合物と堆積室中に共存させて
放電を生起させる事でも行う事が出来る。 例えば、反応スパツタリング法の場合には、Si
ターゲツトを使用し、ハロゲン原子導入用のガス
及びH2ガスを必要に応じてHe,Ar等の不活性ガ
スを含めて堆積室内に導入してプラズマ雰囲気を
形成し、前記Siターゲツトをスパツタリングする
事によつて、基板上にA−Si(H,X)から成る
層が形成される。 更には不純物のドーピングも兼ねてB2H6等の
ガスを導入してやる事も出来る。 本発明に於いて、形成される電子写真用光受容
部材の電荷注入阻止層及び光導電層中に含有され
る水素原子(H)の量又はハロゲン原子(X)の量又は水
素原子とハロゲン原子の量の和は好ましくは1〜
40原子%、より好適には5〜30原子%とされるの
が望ましい。 形成される層中に含有される水素原子(H)又は/
及びハロゲン原子(X)の量を制御するには、例えば
支持体温度又は/及び水素原子(H)、或いはハロゲ
ン原子(X)を含有させる為に使用される出発物質の
堆積装置系内へ導入する量、放電電力等を制御し
てやれば良い。 電荷注入阻止層や光導電層に、第族原子又は
第族原子、及び炭素原子、酸素原子、又は窒素
原子を含有させるには、グロー放電法や反応スパ
ツタリング法等による電荷注入阻止層や光導電層
の形成の際に、第族原子又は第族原子導入用
の出発物質、及び酸素原子導入用、窒素原子導入
用,炭素原子導入用の出発物質を夫々前記した電
荷注入阻止層や光導電層形成用の出発物質と共に
使用して、形成される層中にその量を制御し乍ら
含有してやる事によつて成される。 その様な炭素原子導入用の、酸素原子導入用の
又は/及び窒素原子導入用の出発物質、又は第
族原子又は第族原子導入用の出発物質として
は、少なくとも炭素原子、酸素原子及び窒素原子
のいずれか、或いは第族原子又は第族原子を
構成原子とするガス状の物質又はガス化し得る物
質をガス化したものの中の大概のものが使用され
得る。 例えば酸素原子を含有させるのであればシリコ
ン原子(Si)を構成原子とする原料ガスと、酸素
原子(O)を構成原子とする原料ガスと、必要に応じ
て水素原子(H)又は及びハロゲン原子(X)を構成原子
とする原料ガスとを所望の混合比で混合して使用
するか、又は、シリコン原子(Si)を構成原子と
する原料ガスと、酸素原子(O)及び水素原子(H)を構
成原子とする原料ガスとを、これも又所望の混合
比で混合するか、或いは、シリコン原子(Si)を
構成原子とする原料ガスと、シリコン原子(Si)、
酸素原子(O)及び水素原子(H)の3つを構成原子とす
る原料ガスとを混合して使用する事が出来る。 又、別には、シリコン原子(Si)と水素原子(H)
とを構成原子とする原料ガスに酸素原子(O)を構成
原子とする原料ガスを混合して使用しても良い。 酸素原子導入用の及び窒素原子導入用の出発物
質となるものとして具体的には、例えば酸素
(O2)、オゾン(O3)、一酸化窒素(NO)、二酸化
窒素(NO2)、一二酸化窒素(N2O)、三二酸化
窒素(N2O3)、四二酸化窒素(N2O4)、五二酸化
窒素(N2O5)、三酸化窒素(NO3)、窒素(N2)、
アンモニア(NH3)、アジ化水素(HN3)、ヒド
ラジン(NH2NH2)、シリコン原子(Si)と酸素
原子(O)と水素原子(H)とを構成原子とする、例え
ば、ジシロキサン(H3SiOSiH3)、トリシロキサ
ン(H3SiOSiH2OSiH3)等の低級シロキサン等
を挙げる事が出来る。 炭素原子導入用の原料となる炭素原子含有化合
物としては、例えば炭素数1〜4の飽和炭化水
素、炭素数2〜4のエチレン系炭化水素、炭素数
2〜3のアセチレン系炭化水素等が挙げられる。 具体的には、飽和炭化水素としては、メタン
(CH4)、エタン(C2H6)、プロパン(C3H8)、n
−ブタン(n−C4H10)、ペンタン(C5H12)、エ
チレン系炭化水素としては、エチレン(C2H4)、
プロピレン(C3H6)、ブテン−1(C4H8)、ブテ
ン−2(C4H8)、イソブチレン(C4H8)、ペンテ
ン(C5H10)、アセチレン系炭化水素としては、
アセチレン(C2H2)、メチルアセチレン
(C3H4)、ブチン(C4H6)等が挙げられる。 SiとCとHとを構成原子とする原料ガスとして
は、Si(CH34,Si(C2H44等のケイ化アルキルを
挙げる事が出来る。 第族原子又は第族原子の含有される電荷注
入阻止層及び光導電層を形成するのにグロー放電
法を用いる場合、該層形成用の原料ガスとなる出
発物質は、前記したA−Si(H,X)で構成され
る電荷注入阻止層及び光導電層形成用の出発物質
の中から適宜選択したものに、第族原子又は第
族原子導入用の出発物質が加えられたものであ
る。その様な第族原子又は第族原子導入用の
出発物質としては第族原子又は第族原子を構
成原子とするガス状態の物質又はガス化しうる物
質をガス化したものであれば、いずれのものであ
つてもよい。 本発明に於いて第族原子導入用の出発物質と
して有効に使用されるものとしては、具体的には
硼素原子導入用として、B2H6,B4H10,B5H9
B5H11,B6H10,B6H12,B6H14等の水素化硼素、
BF3,BCl3,BBr3等のハロゲン化硼素等を挙げ
ることができるが、この他、AlCl3,GaCl3
InCl3,TlCl3等も挙げる事が出来る。 本発明に於いて第族原子導入用の出発物質と
して有効に使用されるのは、具体的には燐原子導
入用としては、PH3,P2H4等の水素化燐、
PH4I,PF3,PF5,PCl3,PCl5,PBr3,PBr5
PI3等のハロゲン化燐が挙げられる。この他、
AsH3,AsF3、AsCl3,AsBr3,AsF5,SbH3
SbF3,SbF5,SbCl3,SbCl5,BiH3,BiCl3
BiBr3等も挙げる事が出来る。 第族原子又は第族原子を含有する電荷注入
阻止層及び光導電層導入される第族原子又は第
族原子の含有量は、堆積室中に流入される第
族原子又は第族原子導入用の出発物質のガス流
量、ガス流量比、放電パワー、支持体温度、堆積
室内の圧力等を制御する事によつて任意に制御さ
れうる。 本発明に於ける目的が効果的に達成される為の
支持体温度は、適宜最適範囲を選択するが通常の
場合50℃〜350℃、好適には100℃〜300℃とする
のが望ましい。 本発明に於ける電荷注入阻止層及び光導電層の
形成には、層を構成する原子の組成比の微妙な制
御や層厚の制御が他の方法に比較して容易である
事から、グロー放電法やスパツタリング法の採用
が望ましいが、これ等の層形成法で電荷注入阻止
層及び光導電層を形成する場合には、前記の支持
体温度と同様に、層の形成の際の放電パワー、ガ
ス圧が作成される電荷注入阻止層や光導電層の特
性を左右する重要な要因である。 本発明の目的を達成しうる特性を有する電荷注
入阻止層及び光導電層を生産性良く且つ効率的に
作成するに当つては、放電パワー条件について
は、通常10〜1000W、好適には20〜500Wとする
のが望ましく、又、堆積室内のガス圧について
は、通常0.01〜1Torr、好適には0.1〜0.5Torr程
度とするのが望ましい。 本発明に於いては、電荷注入阻止層及び光導電
層を作成する為の支持体温度、放電パワーの望ま
しい数値範囲として前記した範囲が挙げられる
が、これらの層形成フアクターは、通常は独立的
に別々に決められるものではなく、所望の特性を
有する電荷注入阻止層及び光導電層を形成すべ
く、相互的且つ有機的関連性に基づいて、各層作
成フアクターの最適値を決めるのが望ましい。 本発明に於いて、形成される光導電層中に含有
される炭素、酸素又は窒素の量は、形成される電
子写真用光受容部材の特性を大きく左右するもの
であつて、所望に応じて適宜決定されねばならな
いが、前記3者の和の含有量は好ましくは0.0005
〜30原子%、より好適には0.001〜20原子%、最
適には0.002〜15原子%とされるのが望ましい。 光導電層104の層厚は、所望のスペクトル特
性を有する光の照射によつて発生されるフオトキ
ヤリアが効率良く輸送される様に所望に従つて適
宜決められ、通常は1〜100μ、好適には2〜50μ
とされるのが望ましい。 表面層 光導電層104上に形成される表面層105
は、自由表面106を有し、主に耐湿性、連続繰
返し使用特性、電気的耐圧性使用環境特性、耐久
性に於いて本発明の目的を達成する為に設けられ
る。 そして本発明の光受容部材にあつては表面層1
05と光導電層104との界面に於いて量層の光
学的バンドギヤツプが整合するか又は表面層10
5と光導電層104との界面に於ける入射光の反
射を実質的に防止しうる程度には少なくとも整合
する様に構成される事が極めて重要なポイントで
あると同時にこれが水素含有率との相関に於いて
極めて特異な好適条件を現出せしめる事も又、重
要なポイントである。更に、本発明に於いては、
表面層105の表面に近い領域、少なくとも最表
面に於いて含有水素量を所定の濃度に設定する事
が必要である。以上の諸条件を満たす上で、表面
層105内の構成要素の分布状態は、厳密な条件
制御のもとに決定づけられる必要がある。 更に、上述の条件に加えて、表面層105の自
由表面側の端部に於いては、表面層の下に設けら
れている光導電層104に到達する入射光の光量
が充分に確保出来る様にする為、表面層105の
自由表面側の端部に於いては、表面層の有する光
学的バンドギヤツプEoptを充分に大きくする様
に構成される事も考慮すべき点である。そして、
表面層105と光導電層104との界面に於いて
光学的バンドギヤツプEoptが整合する様に構成
するとともに、表面層の自由表面側の端部に於い
て光学的バンドギヤツプEoptを充分に大きくす
る様に構成する場合、表面層の有する光学的バン
ドギヤツプが、表面層の層厚方向に於いて連続的
に変化する領域を少なくとも含む様に構成され
る。 表面層の光学的バンドギヤツプEoptの層厚方
向に於ける値を前述のごとく制御するには、代表
的には光学的バンドギヤツプの主な調整原子であ
るところの炭素原子(C)の表面層に含有せしめる量
を制御する事によつて行なえば良く。 又、バンドギヤツプの変化に応じた形で表面層
のその他の特性を最適条件にマツチングさせる働
きを持つ水素に関しても特定の分布状態になる様
に含有量を制御する。 以下、表面層に於ける炭素原子及び水素原子の
分布状態の典型的な例のいくつかを第25図乃至
第28図によつて説明するが、本発明はこれらの
例のよつて限定されるものではない。 第25図乃至第28図に於いて横軸は原子
(C,Si)及び原子(H)の分布濃度C、縦軸は表面
層の層厚tを示しており、図中、tTは感光層と表
面層との界面位置、tFは自由表面位置、実線は炭
素原子(C)の分布濃度の変化、二点鎖線はシリコン
原子(Si)の分布濃度の変化又、一点鎖線は水素
原子(H)の分布濃度の変化をそれぞれ示している。 第25図は、表面層中に含有せしめる炭素原子
(C)とシリコン原子(Si)及び水素原子(H)の層厚方
向の分布状態の第一の典型例を示している。該例
では、界面位置tTより位置t11まで、炭素原子(C)の
分布濃度Cがゼロより濃度C37となるまで一次関
数的に増加し、一方、シリコン原子の分布濃度
は、濃度C38から濃度C39となるまで一次関数的に
減少し、又水素原子の分布濃度はC40からC41とな
るまで一次関数的に増加し、位置t11から位置tF
いたるまでは、炭素原子(C)及びシリコン原子及び
水素原子の分布濃度Cは各々濃度C37及び濃度C39
及び濃度C41の一定値を保つ、尚ここでは、説明
の便宜上、各成分とも分布状態の変曲点をt11
したが、互いにずれても実質上何ら支障ない。 第26図に示す例では、位置tTから位置tFで、
炭素原子(C)はゼロから濃度C42まで又、シリコン
原子(Si)はC43からC44まで、又、水素原子(H)は
C45からC46まで、それぞれ一次関数的に変化させ
ている。この例の場合は表面層全域にわたつて成
分が変化する為、成分の不連続に起因する弊害を
尚一層改善する事が可能である。 又例えば第27図乃至第28図の様に成分の変
化率が刻々と変わるようなパターン及び第25図
から第28図で述べた典型例の組合せも可能で、
所望の膜特性又は製造装置上の条件等に応じて適
宜選択され得る。更に界面に於けるバンドギヤツ
プの整合性は前述した通り実質的に充分な値であ
れば良くその意味に於いてtTに於ける炭素量を0
とは限らずある有限の値を有しても良く、又分布
領域に於いて成分の変化が一定区間停滞する事も
この観点から許され得る。表面層の形成はグロー
放電法、マイクロ波放電法、スパツタリング法、
イオンインプランテーシヨン法、イオンプレーテ
イング法、エレクトロンビーム法等によつて成さ
れる。これ等の製造法は、製造条件、設備資本投
下の負荷程度、製造規模、作製される電子写真用
光受容部材に所望される特性等の要因によつて適
宜選択されて採用されるが、所望する特性を有す
る電子写真用光受容部材を製造する為の作成条件
の制御が比較的容易である。シリコン原子と共に
炭素原子及び水素原子を作製する表面層105中
に導入するが容易に行える等の利点からグロー放
電法或はスパツタリング法が好適に採用される。 更に本発明に於いては、グロー放電法とスパツ
タリング法とを同一装置系内で併用して表面層1
05を形成しても良い。 グロー放電法によつて表面層105を形成する
には、A−(SixC1-Xy:H1-y形成用の原料ガス
を、必要に応じて稀釈ガスと所定量の混合比で混
合して、支持体101の設置してある真空堆積用
の堆積室に導入し、導入されたガスをグロー放電
を生起させる事でガスプラズマ化して前記支持体
101上に既に形成されてある光導電層104上
にA−(SixC1-xy:H1-yを堆積させれば良い。分
布領域の形成は、変化させる成分、例えば炭素原
子含有ガス及びシリコン原子含有ガス及び水素原
子等を夫々スタート時流量から所望の分布パター
ンになる様に設定された特定のシーケンスに従つ
て増減させれば用意になされる。 本発明に於てA−(SiXC1-Xy:H1-y形成用の原
料ガスとしては、Si,C,Hの中の少なくとも1
つを構成原子とするガス状の物質又はガス化し得
る物質をガス化したものの中の大概のものが使用
され得る。 Si,C,Hの中の1つとしてSiを構成原子とす
る原料ガスを使用する場合は、例えばSiを構成原
子とする原料ガスと、Cを構成原子とする原料ガ
スと、Hを構成原子とする原料ガスとを所望の混
合比で混合して使用するか、又は、Siを構成原子
とする原料ガスと、C及びHを構成原子とする原
料ガスとを、これも又所望の混合比で混合する
か、或いはSiを構成原子とする原料ガスと、Si,
C及びHの3つを構成原子とする原料ガスとを混
合して使用する事が出来る。 又、別には、SiとHとを構成原子とする原料ガ
スにCを構成原子とする原料ガスを混合して使用
しても良い。又、分布領域に於いては、上記混合
率を所定のシーケンスに従つて変化させればよ
い。 本発明に於いて、表面層105形成用の原料ガ
スとして有効に使用されるのは、SiとHとを構成
原子とするSiH4,Si2H6,Si3H3,Si4H10等のシ
ラン(Silane)類等の水素化硅素ガス、CとHと
を構成原子とする、例えば炭素数1〜4の飽和炭
化水素、炭素数2〜4のエチレン系炭化水素、炭
素数2〜3のアセチレン系炭化水素等が挙げられ
る。 具体的には、飽和炭化水素としては、メタン
(CH4)、エタン(C2H6)、プロパン(C3H8)、n
−ブタン(n−C4H10)、ペンタン(C5H12)、エ
チレン系炭化水素としては、エチレン(C2H4)、
プロピレン(C3H6)、ブテン−1(C4H8)、ブテ
ン−2(C4H8)、イソブチレン(C4H8)、ペンテ
ン(C5H10)、アセチレン系炭化水素としては、
アセチレン(C2H2)、メチルアセチレン
(C3H4)、ブチン(C4H6)等が挙げられる。 SiとCとHとを構成原子とする原料ガスとして
は、Si(CH34,Si(C2H54等のケイ化アルキルを
挙げる事が出来る。これ等の原料ガスの他、H導
入用の原料ガスとしては勿論H2も有効なものと
して使用される。 スパツタリング法によつて表面層105を形成
するには、単結晶又は多結晶のSiウエーハー又は
Cウエーハー又はSiとCが混合されて含有されて
いるウエーハーとターゲツトとして、これ等を
種々のガス雰囲気中でスパツタリングする事によ
つて行えば良い。 例えば、Siウエーハーをターゲツトとして使用
すれば、CとHを導入する為の原料ガスを、必要
に応じて稀釈ガスで稀釈して、スパツタ用の堆積
室中に導入し、これ等のガスをガスプラズマを形
成して前記Siウエーハーをスパツタリングすれば
良い。この場合の分布領域は例えばCを含有する
原料ガス濃度を一定のシーケンスに従つて変化さ
せればよい。 又、別には、SiとCとは別々のターゲツトとし
て、又はSiとCの混合した一枚のターゲツトを使
用する事によつて、少なくとも水素原子を含有す
るガス雰囲気中でスパツタリングする事によつて
成される。この場合の分布領域はC又はSiの少な
くともどちらか一方を含有するガスを併用し、こ
れらガス濃度を一定のシーケンスに従つて変化さ
せる必要がある。 C又はH導入用の原料ガスとしては、先述した
グロー放電の例で示した原料ガスが、スパツタリ
ングの場合にも有効なガスとして使用され得る。 本発明に於いて、表面層105をグロー放電法
又はスパツタリング法で形成する際に使用される
稀釈ガスとしては、所謂、稀ガス、例えばHe,
Ne,Ar等を好適なものとして挙げる事が出来
る。 本発明に於ける表面層105は、その要求され
る特性が所望通りに与えられる様に注意深く形成
される。 即ち、Si,C及びHを構成原子とする物質はそ
の作成条件によつて構造的には結晶からアモルフ
アスまでの形態を取り、電気物性的には導電性か
ら半導体性、絶縁性までの間の性質を、又光導電
的性質から非光導電的性質までの間の性質を各々
示すので、本発明に於いては、目的に応じた所望
の特性を有するA−SixC1-xが形成される様に、
所望に従つてその作成条件の選択が厳密に成され
る。 例えば、表面層105を耐圧性の向上を主な目
的として設けるには、A−(SixC1-xy:H1-yは使
用環境に於いて電気絶縁性的挙動の顕著な非晶質
材料として作成される。 又、連続繰返し使用特性や使用環境特性の向上
を主たる目的として表面層105が設けられる場
合には、上記の電気絶縁性の度合はある程度緩和
され、照射される光に対してある程度の感度を有
する非晶質材料としてA−SixC1-xが作成される。 光導電層104の表面にA−(SixC1-xyH1-y
ら成る表面層105を形成する際、層形成中の支
持体温度は、形成される層の構造及び特性を左右
する重要な因子であつて、本発明に於いては、目
的とする特性を有する(A−(SixC1-xyH1-yが所
望通りに作成され得る様に層作成時の支持体温度
が厳密に制御されるのが望ましい。 本発明に於ける目的が効果的に達成される為の
表面層105を形成する際の支持体温度としては
表面層105の形成法に併せて適宜最適範囲が選
択されて、表面層105の形成が実行されるが、
好ましくは50℃〜350℃、より好適には100℃〜
300℃とされるのが望ましいものである。表面層
105の形成には、層を構成する原子の組成比の
微妙な制御や層厚の制御が他の方法に較べて比較
的容易である事などの為に、グロー放電法やスパ
ツタリング法の採用が有利であるが、これ等の層
形成法で表面層105を形成する場合には、前記
の支持体温度と同様に層形成の際の放電パワー、
ガス圧が作成されるA−(SixC1-xy:H1-yの特性
を左右する重要な因子の1つである。 本発明に於ける目的が達成される為の特性を有
するA−(SixC1-xy:H1-yが生産性良く効果的に
作成される為の放電パワー条件としては、好まし
くは10〜1000W、より好適には20〜500Wとされ
るのが望ましい。堆積室内のガス圧は好ましくは
0.01〜1Torr、より好適には0.1〜0.5Torr程度と
されるのが望ましい。 本発明に於いては、表面層105を作成する為
の支持体温度、放電パワーの望ましい数値範囲と
して前記した範囲の値が挙げられるが、これ等の
層作成フアクターは、独立的に別々に決められる
ものではなく、所望特性のA−SixC1-xから成る
表面層105が形成される様に相互的有機的関連
性に基づいて、各層形成フアクターの最適値が決
められるのが望ましい。 本発明の電子写真用光受容部材に於ける表面層
105に含有される炭素原子及び水素原子の量
は、表面層105の作製条件と同様、本発明の目
的を達成する所望の特性が得られる表面層105
が形成される重要な因子である。 本発明に於ける表面層104に含有される炭素
原子の量は、分布領域に於いてはシリコン原子と
炭素原子の総量に対して通常は0〜90原子%、好
ましくは0〜85原子%、最適には0〜80原子%の
範囲内で変化させるのが望ましく、一定領域に於
いては通常は1×10-3〜90原子%、好ましくは1
〜90原子%、最適には10〜80原子%とされるのが
望ましいものである。水素原子の含有量として
は、分布領域に於いては構成原子の総量に対し
て、1〜70原子%の範囲内で一定もしくは変化さ
せるのが望ましく又、一定領域もしくは少なくと
も最表面に於いては通常は41〜70原子%、好適に
は45〜60原子%とされるのが望ましい。 上記した様な量範囲及び前記分布状態更に前記
作製条件のもとに作成された表面層を有する光受
容部材は実際面に於いて従来にない格段に優れた
ものとして充分適用され得るものである。以下
2,3の例によりその作用を説明する。 まず、バンドギヤツプの整合性の面について説
明すると、例えば、従来の様な表面層と光電層と
の間に明確な光学的界面が存在する場合には、該
界面での入射光の反射が生じるがこれと自由表面
での反射が干渉し合うことにより光導電層への入
射光量が多少なりとも左右される現象がみられ
る。殊に光源として可干渉性の光例えばレーザー
光などを用いた場合にはこの傾向が顕著である。
一方例えばブレードクリーニング法を用いた複写
機の場合では、長期の使用により表面層が多かれ
少なかれ摩耗するのが避けられないが、この摩耗
になる表面層の膜厚変化は前記干渉状態に変化を
及ぼす。即ち、摩耗する事によつて光導電層への
入射光量が多少なりとも左右される現象がみられ
るという事になる。本発明に於けるバンドギヤツ
プの整合性の制御は、一つは前記界面での反射を
成分の連続性の面から最小にするという効果を奏
するという一面をもち、又別にはバンドギヤツプ
を変化させている事により吸収性それ自体に連続
性を持たせるという2重の好ましい作用を生じ
る。従つて既に述べた好ましい電子写真諸特性の
中でも特に長期使用の際の特性の維持に関し抜群
の効果を示すというのがこの場合の特筆すべき作
用であるといえる。 次に表面層中での水素の役割について述べる。
表面層内に存在する欠陥(主にシリコン原子や炭
素原子のダングリングボンド)は電子写真用光受
容部材としての特性に悪影響を及ぼすことが知ら
れ、例えば自由表面からの電荷の注入による帯電
特性の劣化、使用環境、例えば高い湿度のもとで
表面構造が変化する事による帯電特性の変動、更
にコロナ帯電時や光照射時に光導電層より表面層
に電荷が注入し、前記表面層内の欠陥に電荷がト
ラツプされる事による繰り返し使用時の残像現象
等があげられる。 而乍ら、表面層中の水素含有量を41原子%以上
に制御する事で表面層中の欠陥が大巾に減少し、
その結果、前記の問題点は全て解消し、殊に従来
のに較べて電気的特性面及び高速連続使用性に於
いて飛躍的な向上を計る事が出来る。 一方、前記表面層中の水素含有量が71原子%以
上になると表面層の硬度が低下する為に、繰り返
し使用に耐えられない。従つて、表面層中の水素
含有量を前記の範囲内に制御する事が格段に優れ
た所望の電子写真特性を得る上で非常に重要な因
子の1つである。表面層中の水素含有量はH2
スの流量、支持体温度、放電パワー、ガス圧等に
よつて制御し得る。 又、前記バンドギヤツプの整合性と水素含有状
態との間にも特異な相関性があり、特にバンドギ
ヤツプの代表的な変化成分である炭素原子(C)の分
布領域に於いては、水素の含有状態は、その領域
での構造を最適化する様に又はそれに、ダングリ
ングボンドを最少にする様にその含有量が設定さ
れてあり、且つ前記表面層中での水素の役割で述
べた作用をするのに必要な値になる様に、いいか
えれば少なくとも自由表面側に向つて水素量が増
加する様な傾向にするのに最も無理のない形に設
定されている。 従つて、本発明に於ける表面層の水素含有状態
はバンドギヤツプの整合性の作用と、水素含有率
それ自体による作用が共に最大限に発揮される様
に両者間のマツチングをとるというもう一つの作
用も有しているという事ができる。 表面層中にはハロゲン原子を含有させてもよ
い。表面層中にハロゲン原子を含有させる方法と
しては、例えば原料ガスにSiF4,SiFH3,Si2F6
SiF3SiH3,SiCl4等のハロゲン化シリコンガスを
混合させるか又は/及びCF4,CCl4,CH3CF3
のハロゲン化炭酸ガスを混合させてグー放電分解
法又はスパツタリング法で形成すればよい。 本発明に於ける層厚の数値範囲は、本発明の目
的を効果的に達成する為の重要な因子の1つであ
る。 本発明に於ける表面層105の層厚の数値範囲
は、本発明の目的を効果的に達成する様に所期の
目的に応じて適宜所望に従つて決められる。 又、表面層105の層厚は、光導電層104の
層厚との関係に於いても、各々の層領域に要求さ
れる特性に応じた有機的な関連性の下に所望に従
つて適宜決定される必要がある。更に加え得る
に、生産性や最産性を加味した経済性の点に於い
ても考慮されるのが望ましい。 本発明に於ける表面層105の層厚としては、
好ましくは0.003〜30μ、より好適には0.004〜
20μ、最適には0.005〜10μとされるのが望ましい
ものである。 本発明に於ける電子写真用光受容部材の光受容
層の層厚としては、目的に適合させて所望に従つ
て適宜決定される。 本発明に於いては、光受容層100の層厚とし
ては、光受容層100を構成する光導電層104
と表面層105に付与される特性が各々有効に活
されて本発明の目的が効果的に達成される様に光
導電層104と表面層105との層厚関係に於い
て適宜所望に従つて決められるものであり、好ま
しくは表面層105の層厚に対して光導電層10
4の層厚が数百〜数千倍以上となる様にされるの
が好ましいものである。 具体的な値としては、通常3〜100μ、好適に
は5〜70μ、最適には5〜50μの範囲とされるの
が望ましい。 次に本発明の光導電部材の製造方法の概略につ
いて説明する。 第24図に電子写真用光受容部材の製造装置の
一例を示す。 図中の1102〜1106のガスボンベには、
本発明の夫々の層を形成する為の原料ガスが密封
されており、その一例として例えば1102は、
SiH4(純度99.999%)ボンベ、1103はH2で稀
釈されたB2H6ガス(純度99.999%、以下B2H6
H2と略す。)、1104はH2ガス(純度99.99999
%)ボンベ、1105はNOガス(純度99.999%)
ボンベ、1106はCH4ガス(純度99.99%)ボ
ンベである。 これらのガスを反応室1101に流入させるに
はガスボンベ1102〜1106のバルブ112
2〜1126、リークバルブ1135が閉じられ
ている事を確認し、又流入バルブ1112〜11
16、流出バルブ1117〜1121、補助バル
ブ1132,1133が開かれている事を確認し
て先づメインバルブ1134を開いて反応室11
01、ガス配管内を排気する。次に真空計113
6の読みが約5×10-6torrになつた時点で補助バ
ルブ1132,1133、流出バルブ1117〜
1121を閉じる。 次にシリンダー状基体1137上に第1図に示
す層構成の電子写真用光受容部材を形成する場合
の一例をあげると、ガスボンベ1102より
SiH4ガス、ガスボンベ1104よりH2ガスを、
ガスボンベ1103よりB2H6/H2ガスを、ガス
ボンベ1105よりNOガスを夫々バルブ112
2〜1125を開いて出口圧ゲージ1127〜1
130の圧を夫々1Kg/cm2に調整し、流入バルブ
1112〜1115を夫々徐々に開けて、マスフ
ロコントローラ1107〜1110内に夫々流入
させる。引き続いて流出バルブ1117〜112
0補助バルブ1132を徐々に開いて夫々のガス
を反応室1101に流入させる。このときの
SiH4ガス流量とB2H6/H2ガス流量、NOガス流
量との比が所望の値になる様に流出バルス111
7〜1120を調整し、又、反応室内の圧力が所
望の値になる様に真空計1136の読みを見なが
らメインバルブ1134の開口を調整する。そし
て基体シリンダー1137の温度が加熱ヒーター
1138により50〜350℃の範囲の温度に設定さ
れている事を確認された後、電源1140を所望
の電力に設定して反応室1101内にグロー放電
を生起させ、同時に予め設計された変化率曲線に
従つてB2H6/H2ガス又は/及びNOガスの流量
を手動或いは外部駆動モータ等の方法によつてバ
ルブ1118又は/及び1120を漸次変化させ
る操作を行なつて形成される層中に含有される硼
素原子又は/及び酸素原子の層厚方向の分布濃度
を制御する。 上記の様にして、所望層厚に硼素原子と酸素原
子の含有された電荷注入阻止層が形成された時点
で、流出バルブ1120及び1118を閉じ、反
応室1101内へのB2H6/Heガス及びNOガス
の流入を遮断し同時に流出バルブ1117及び1
119を調整してSiH4ガス及びH2ガスの流量を
制御し、引続き層形成を行なうことによつて、酸
素原子及び硼素原子を含有しない光導電層を電荷
注入阻止層上に所望の層厚に形成する。 又、酸素原子又は/及び硼素原子を含有する光
導電層を形成する場合には流出バルブ1118又
は/及び1120を閉じるかわりに所望の流量に
調整すればよい。 電荷注入阻止層及び光導電層中にハロゲン原子
を含有させる場合には上記のガスに例えばSiF4
スを、更に付加して反応室1101内に送り込
む。 各層を形成する際ガス種の選択によつては、層
形成速度を更に高めることが出来る。例えば
SiH4ガスのかわりにSi2H6ガスを用いて層形成を
行なえば、数倍高めることが出来、生産性が向上
する。 上記の様にして作成された光導電層上に表面層
を形成するには、光導電層の形成の際と同様なバ
ルブ操作によつて例えば、SiH4ガス、CH4ガス
及び、必要に応じてH2等の稀釈ガスを、所望の
流量比で反応室1101中に流し、所望の条件に
従つて、グロー放電を生起させることによつて成
される。 表面層中の含有される炭素原子の量は例えば、
SiH4ガスと、CH4ガスの反応室1101内に導
入される流量比を所望に従つて任意に変えること
によつて、所望に応じて制御することが出来る。 又、表面層中に含有される水素原子の量は例え
ば、H2ガスの反応室1101内に導入される流
量を所望に従つて任意に変えることによつて、所
望に応じて制御することが出来る。 夫々の層を形成する際に必要なガス以外の流出
バルブは全て閉じることは言うまでもなく、又、
夫々の層を形成する際、前層の形成に使用したガ
スが反応室1101内、流出バルブ1117〜1
121から反応室1101内に至る配管内に残留
することを避けるために、流出バルブ1117〜
1121を閉じ補助バルブ1132を開いてメイ
ンバルブ1134を全開して系内を一旦高真空に
排気する操作を必要に応じて行う。 又、層形成を行つている間は層形成の均一化を
図るため基体シリンダー1137は、モータ11
39によつて所望される速度で一定に回転させ
る。 実施例 1 第24図の製造装置を用い、第1表の作製条件
に従つて鏡面加工を施したアルミシリンダー上に
電子写真用光受容部材を形成した。この光受容部
材(以後ドラムと表現)を、780nmの波長を有す
る半導体レーザーを光源としたデジタル露光機能
の電子写真装置にセツトして、種々の条件のもと
に、初期の帯電能、残留電位、ゴースト等の電子
写真特性をチエツクし、又、150万枚実機耐久後
の帯電能低下、感度劣化、画像欠陥の増加を調べ
た。更に、35℃、85%の高温・高湿の雰囲気中で
のドラムの画像流れについても評価した。そし
て、評価の終了したドラムは、画像部の上・中・
下に相当する部分を切り出してサンプルとし、
SIMSを利用して表面層中に含まれる水素の定量
分析に供した。上記の評価結果及び表面層中の水
素含有量の最大値を第2表に示す。第2表に見ら
れる様に、特に初期帯電能、画像流れ、残留電
位、ゴースト及び母線方向光感度ムラ、感度劣化
の各項目にいて著しい優位性が認められた。 比較例 1 作成条件を第3表のように変えた以外は、実施
例1と同様の装置、方法でドラム及び分析用サン
プルを用意し、同様の評価・分析に供した。その
結果を第4表に示す。 第4表にみられる様に、実施例1と比べて諸々
の項目について劣ることが認められた。 実施例 2 第24図の製造装置を用い、第5表の作製条件
に従つて鏡面加工を施したアルミシリンダー上に
電子写真用光受容部材を形成した。この光受容部
材(以後ドラムと表現)を、780nmの波長を有す
る半導体レーザーを光源としたデジタル露光機能
の電子写真装置にセツトして、種々の条件のもと
に、初期の帯電能、残留電位、ゴースト等の電子
写真特性をチエツクし、又、150万枚実機耐久後
の帯電能低下、感度劣化、画像欠陥の増加を調べ
た。更に、35℃、85%の高温・高湿雰囲気中での
ドラムの画像流れについても評価した。そして、
評価の終了したドラムは、画像部の上・中・下に
相当する部分を切り出してサンプルとし、SIMS
を利用して表面層中に含まれる水素の定量分析に
供し、又、表面層中におけるシリコン原子(Si)、
炭素原子(C)、水素原子(H)の層厚方向での成分プロ
フアイルを調べた。さらに、電荷注入阻止層にお
ける層厚方向でのホウ素(B)、酸素(O)の成分プロフ
アイル及び長波長光感光層における層厚方向での
ゲルマニウム(Ge)の成分を調べた。上記の評
価結果及び表面層中に含まれる水素含有量の最大
値を第6表に、又、上記表面層中の当該元素の成
分プロフアイルを第31図上記電荷注入阻止層中
の当該元素の成分プロフアイルと上記長波長光感
光層中の当該元素の成分プロフアイルを第32図
に示す。第6表に見られる様に、特に、初期帯電
能、残留電位、ゴースト、画像流れ、母線方向感
度ムラ、感度劣化及び画像欠陥の増加の各項目に
ついて、また、干渉縞についてもそれぞれ著しい
優位が認められた。 実施例3 (比較例2) 表面層の作製条件を第7表に示す数種の条件に
変え、それ以外は実施例1と同様の条件にて複数
のドラム及び分析用サンプルを用意した。これら
のドラム及びサンプルを実施例1と同様の評価・
分析にかけた結果、第8表に示すような結果を得
た。 実施例 4 光導電層の作製条件を第9表に示す数種の条件
に変え、それ以外は実施例1と同様の条件にて複
数のドラムを用意した。これらのドラムを実施例
1と同様の評価にかけた結果、第10表に示すよう
な結果を得た。 実施例 5 電荷注入阻止層の作製条件を第11表に示す数種
の条件に変え、それ以外は実施例1と同様の条件
にて複数のドラムを用意した。これらのドラムを
実施例1と同様の評価にかけた結果、第12表に示
すような結果を得た。 実施例 6 電荷注入阻止層の作製条件を第13表に示す数種
の条件に変え、それ以外は実施例1と同様の条件
にて複数のドラムを用意した。これらのドラムを
実施例1と同様の評価にかけた結果、第14表に示
すような結果を得た。 実施例 7 長波長光感光層の作製条件を第15表に示す数種
の条件に変え、それ以外は実施例1と同様の条件
にて複数のドラムを用意した。これらのドラムを
実施例1と同様の評価にかけた結果、第16表に示
すような結果を得た。 実施例 8 長波長光感光層の作製条件を第17表に示す数種
の条件に変え、それ以外は実施例1と同様の条件
にて複数のドラムを用意した。これらのドラムを
実施例1と同様の評価にかけた結果、第18表に示
すような結果を得た。 実施例 9 鏡面加工を施したシリンダーを更に様々な角度
を持つ剣バイトによる旋盤加工に供し、第29図
のような断面形状で第19表のような種々の断面パ
ターンを持つシリンダーを複数本用意した。該シ
リンダーを順次第24図の製造装置にセツトし、
実施例1と同様の作製条件のもとにドラム作製に
供した。作成されたドラムは780nmの波長を有す
る半導体レーザーを光源としたデジタル露光機能
の電子写真装置により、種々の評価を行ない。第
20表の結果を得た。 実施例 10 鏡面加工を施したシリンダーの表面を、引続き
多数のベアリング用球の落下のもとにさらして、
シリンダー表面に無数の打痕を生ぜしめるいわゆ
る表面デインプル化処理を施し、第30図のよう
な断面形状で第21表のような種々の断面パターン
を持つシリンダーを複数本用意した。該シリンダ

Claims (1)

長波長光感光層と、シリコン原子を母体とし、周
期律表第族又は第族に属する原子を含有する
電荷注入阻止層と、シリコン原子を母体とし、水
素原子及びハロゲン原子の少なくともいずれか一
方を構成要素として含む非晶質材料で構成され、
光導電性を示す光導電層と、シリコン原子と炭素
原子と水素原子とを構成要素として含む非晶質材
料で構成されている表面層と、を有する光受容層
とを有し、前記表面層内において、前記表面層と
前記光導電層との界面に向つて前記炭素原子の濃
度が減少するように前記構成要素の層厚方向の濃
度分布を変化させてあり、かつ水素原子の層厚方
向の該表面層内最大濃度が41〜70原子%であるこ
とを特徴とする電子写真用光受容部材。 2 前記表面層の構成要素の分布領域が、該表面
層の支持体側に内在していることを特徴とする特
許請求の範囲第1項に記載の電子写真用光受容部
材。 3 前記表面層の構成要素の分布領域が、該表面
層の全域にわたつていることを特徴とする特許請

面側方向に向つて多く分布する分布状態で炭素原
