It is essential to be included as an LMIS material. Among the above elements, As and P have high vapor pressure and are easily gasified, and B and Pt have high melting points, so the ion current density is small, so LMIS
These elements cannot be used alone as materials. For this reason, by mixing the necessary elements and making them eutectic, the above-mentioned drawbacks were eliminated.

Preferential evaporation of As and polarization of B occurred, making it impossible to obtain a sufficient ion current. Also B, Ni
This caused a strong chemical reaction with conventional emitter materials such as W, Ta, and Mo, making it impossible to obtain a stable ion current over a long period of time.

An alloy containing at least 10 atomic percent or more of As and As, respectively, is held in a molten state in a reservoir, and this alloy is supplied from this reservoir to an emitter, and a high electric field is applied to the tip of the emitter. Ions are drawn out from the tip of the emitter. In addition, W-Re (rhenium) is used as an emitter material.
By using an alloy, the chemical reaction with the alloy is suppressed as much as possible.

Since a quaternary alloy of Pt-Si-As-B is used as the LMIS material, B and As ions can be continuously implanted. Furthermore, by implanting Pt ions, it is possible to form electrodes in required areas. Furthermore, since Si ions can also be released, SIM observation can be performed without affecting device characteristics. Furthermore, by using W-Re alloy as the emitter material, reaction with the Pt-Si-As-B alloy can be suppressed, and a stable ion current can be obtained for a long time.

(Rhenium) alloy wire is used and spot welded at point A. Further, the tip of the emitter 1 protrudes 0.5 mm from the heater, and the distance between the tip of the emitter 1 and the heater 2 is about 2 mm. In this example, Pt-Si-As is used as the LMIS material 3.
-B [Pt:Si:As:B=4:4:1:1 (atomic ratio)] eutectic alloy was used. Furthermore, this Pt-Si
-As-B alloy was produced by the procedure described below.
First, each element was weighed and vacuum sealed in a quartz tube. Next, these elements were mixed by forced heating at 1000°C. Furnace annealing was further performed at 800 to 1000°C for 30 to 50 hours to achieve uniformity. This LMIS material is placed on the heater part 2, and the temperature is controlled by the heater 2.
By heating to 800°C and applying a high electric field of 1V/Å to the tip of emitter 1, B ions as acceptors and As ions as donors are drawn out from the Si substrate. B ions and As ions are selectively implanted using a mass separator, respectively.
