Description

【発明の詳細な説明】[Detailed description of the invention]

<技術分野> 本発明は、半導体ウエーハの自動精密位置合せ
システム、更に詳しくは、表面には格子状に配列
された複数個の直線状領域が存在し、かかる直線
状領域によつて区画された複数個の矩形領域の
各々には回路パターンが施されている半導体ウエ
ーハを、所要位置に位置付ける自動精密位置合せ
システムに関する。 <背景技術> 周知の如く、半導体ウエーハの表面には、所定
間隔を置いて格子状に配列された所定幅の複数個
の直線状領域が存在する。かかる直線状領域は、
一般に、ストリートと称されている。そして、直
線状領域によつて区画された複数個の矩形領域に
回路パターンが施されている。かような半導体ウ
エーハは、上記直線状領域において切断され、か
くして回路パターンが施されている複数個の矩形
領域が個々に分離される。個々に分離された矩形
領域は、一般に、チツプと称されている。半導体
ウエーハの切断は充分精密に上記直線状領域にお
いて遂行することが重要であり、上記直線状領域
自体の幅は、極めて狭く、一般に、数十μm程度
である。それ故に、ダイヤモンドブレードの如き
切断手段によつて半導体ウエーハを切断する際に
は、切断手段に関して著しく精密に半導体ウエー
ハを位置合せすることが必要である。 而して、上記切断等のために半導体ウエーハを
所要位置に充分精密に位置付けるための、種々の
形態の自動精密位置合せシステムが、既に提案さ
れ実用に共されている。かような自動精密位置合
せシステムにおいては、半導体ウエーハの縁に形
成されているオリエンテーシヨンフラツトを利用
して粗位置付けして保持手段上に半導体ウエーハ
が供給され、かかる半導体ウエーハの表面に存在
する上記直線状領域の相対的位置が充分精密に検
出され、かかる検出に基いて保持手段が移動せし
められ、かくして半導体ウエーハが所要位置に精
密位置合せされる。かような自動精密位置合せシ
ステムにおける上記直線状領域の相対的位置の検
出は、一般に、パターンマツチング方式を利用し
ている。即ち、半導体ウエーハが所定位置にある
時のその表面上の特徴的な特定領域のパターン即
ちキーパターン、及びかかるキーパターンの位置
を予め記憶して置き、位置合せすべき半導体ウエ
ーハの表面上で上記キーパターンと同一のパター
ンを検出し、かくして直線状領域の相対的位置を
検出する。 然るに、パターンマツチング方式を利用して直
線状領域の相対的位置を検出する従来の自動精密
位置合せシステムには、直線状領域の相対的位置
を適切に検出するには半導体ウエーハの表面にお
ける比較的広い範囲に渡つてパターンマツチング
を遂行することが必要であり、従つて、相当長時
間を要し、かくして上記切断等の半導体ウエーハ
処理工程における高速化を阻害する、という重大
な欠点がある。 他方、本出願人の出願にかかる昭和58年特許願
第162031号(発明の名称:自動精密位置合せシス
テム、出願日:昭和58年9月5日)明細書及び図
面(特開昭60−54454号公報)には、独特な直線
検出方式によつて上記直線状領域の少なくとも片
側縁の位置を検出し、かくして上記直線状領域の
相対的位置を検出することを利用した自動精密位
置合せシステムが提案されている。かかる自動精
密位置合せシステムにおいては、パターンマツチ
ング方式を利用する従来の自動精密位置合せシス
テムと比べて相当迅速に直線状領域の相対的位置
を検出することができ、従つて上記切断等の半導
体ウエーハ処理工程の高速化に充分に対処するこ
とができる。 しかしながら、上記昭和58年特許願第162031号
明細書及び図面において提案されている自動精密
位置合せシステムには、その可能性は著しく小さ
いが、例えば直線状領域によつて区画されている
矩形領域に施されている回路パターン中に直線状
領域の側縁に近似した直線が多数存在する場合、
かかる直線を直線状領域の側縁として誤検出し、
かくして半導体ウエーハの位置付けに誤りを発生
せしめる恐れがあることが判明した。 <発明の目的> 本発明は上記事実に鑑みてなされたものであ
り、その主目的は、誤りの発生を実質上皆無にせ
しめて且つ充分迅速に半導体ウエーハを所要位置
に位置付けることができる、改良された自動精密
位置合せシステムを提供することである。 <発明の要約> 本発明者等は、鋭意検討の結果、非パターンマ
ツチング方式、好ましくは上記昭和58年特許願第
162031号明細書及び図面において提案されている
通りの独特な直線検出方式による直線状領域の相
対的位置の検出と、パターンマツチング方式によ
る直線状領域の相対的位置の検出とを組合せる
と、前者の検出における誤りの発生を後者の検出
において補償することができると共に、前者の検
出によつて後者の検出に要する時間を相当短縮す
ることができ、かくして誤りの発生を実質上皆無
にせしめて且つ充分迅速に半導体ウエーハを所要
位置に位置付けることができることを見出した。 即ち、本発明によれば、表面には格子状に配列
された複数個の直線状領域が存在し、該直線状領
域によつて区画された複数個の矩形領域の各々に
は回路パターンが施されており、且つオリエンテ
ーシヨンフラツトを利用して粗位置付けして保持
手段上に供給された半導体ウエーハを、所要位置
に精密位置付けするための自動精密位置合せシス
テムにして; 該保持手段を移動せしめるための移動手段と、 該保持手段に保持された該半導体ウエーハの該
表面の少なくとも一部の画像を撮像して、x−y
マトイリツクス配列画素の濃度を示すアナログ信
号を出力するための撮像手段と、 該撮像手段が生成する該アナログ信号を多値デ
ジタル信号に変換するためのA/D変換手段と、 該A/D変換手段が生成する該多値デジタル信
号を記憶するための画像フレームメモリと、 該画像フレームメモリに記憶されている該多値
デジタル信号を演算処理して2値デジタル信号を
生成するための演算処理手段と、該2値デジタル
信号に基いて該直線状領域の相対的位置を検出
し、かくして該直線状領域の相対的位置を検出す
るための直線状領域検出手段とを含む、非パター
ンマツチング式位置検出手段と、 該半導体ウエーハが所定位置にある時の該表面
における特定領域に対応したキーパターン及び該
キーパターンの位置を示す多値デジタル信号を記
憶するためのキーパターンメモリと、 該画像フレームメモリに記憶されている該多値
デジタル信号と該キーパターンメモリに記憶され
ている該多値デジタル信号とに基いて、該撮像手
段に撮像されている画像中で該キーパターンと同
一のパターンを検出して、該直線状領域の相対的
位置を検出するためのパターンマツチング式位置
検出手段と、 該非パターンマツチング式位置検出手段による
該直線状領域の相対的位置の検出に応じて該移動
手段を作動せしめ、かくして該保持手段に保持さ
れた該半導体ウエーハの一次位置付けを遂行し、
しかる後に該パターンマツチング式位置検出手段
による該直線状領域の相対的位置の検出に応じて
該移動手段を作動せしめ、かくして該保持手段に
保持された該半導体ウエーハの二次位置付けを遂
行する移動制御手段と、 を具備することを特徴とする自動精密位置合せシ
ステムが提供される。 <発明の好適具体例> 以下、添付図面を参照して、本発明に従つて構
成された自動精密位置合せシステムの一具体例に
ついて詳細に説明する。 第1図は、本発明に従つて構成された自動精密
位置合せシステムの一具体例が装備された半導体
ウエーハ切断装置の一部を図式的に示している。
切断すべき半導体ウエーハ2は、それ自体は公知
の形態でよい適宜の供給手段(図示していない)
によつて供給されて保持手段4上に載置される。
この際には、例えばウエーハ2に存在するオリエ
ンテーシヨンフラツト6を利用することによつ
て、充分精密ではないが粗位置付けされて所要誤
差範囲内で保持手段4上に載置される。この点に
ついて更に詳述すると、第2図に図示する如く、
ウエーハ2の表面には、格子状に配列された複数
個の直線状領域8が存在する。一般にストリート
と称されるかかる直線状領域8は、所定幅wを有
し且つ所定間隔dを置いて配列されている。特定
方向に延びる直線状領域8aの幅と上記特定方向
に垂直な方向に延びる直線状領域8bの幅とは、
必ずしも実質上同一である必要はなく相互に異な
つていることも少なくないが、一般に、数十μm
程度である。また、上記特定方向に延びる直線状
領域8a間の間隔と上記特定方向に垂直な方向に
延びる直線状領域8b間の間隔も、必ずしも同一
である必要はなく相互に異なつていることも少な
くない。従つて、通常のウエーハ2においては、
直線状領域8(8a及び8b)によつて複数個の
矩形の領域10が区画されている。そして、かか
る矩形領域10に所要の回路パターンが施されて
いる。かようなウエーハ2は、上記オリエンテー
シヨンフラツトを利用することによつて、上記直
線状領域8a又8bのいずれか一方、図示の場合
は直線状領域8aが所定の基準方向即ちx方向
(第1図)に対して例えば±1.5度乃至3.0度程度
以下である傾斜角度範囲内になるように、上記保
持手段4上に載置される。 第1図を参照して説明を続けると、それ自体は
公知の形態でよい保持手段4は、その表面上に載
置されたウエーハ2を真空吸着等によつて充分確
実に保持する。この保持手段4は、適宜の支持機
構(図示していない)によつて、x方向、y方向
及びθ方向に移動自在に装着されている。保持手
段4には、これを充分精密に所要通りに移動せし
める移動手段12が駆動連結されている。図示の
具体例においては、移動手段12は、x方向移動
源14、y方向移動源16及びθ方向移動源18
から構成されている。パルスモータから構成され
ているのが好都合であるx方向移動源14は、作
動せしめられると保持手段4をx方向に、例えば
1μm程度の精度で所要距離移動せしめる。パル
スモータから構成されているのが好都合であるy
方向移動源16は、作動せしめられると保持手段
4をy方向、即ち上記x方向に垂直な方向に、例
えば1μm程度の精度で所要距離移動せしめる。
同様にパルスモータから構成されているのが好都
合であるθ方向移動源18は、作動せしめられる
と保持手段4を例えば0.0015度程度の精度でθ方
向に所要角度移動、即ち保持手段4の中心軸線2
0を中心として回転せしめる。 図示の半導体ウエーハ切断装置には、固定ダイ
ヤモンド砥粒から形成されているのが好ましい回
転ブレード22が設けられている。ウエーハ切断
手段を構成するこの回転ブレード22は、上記y
方向に実質上平行な中心軸線24を中心として回
転自在に且つ上記x方向に移動自在に装着されて
おり、ACモータの如き適宜の駆動源(図示して
いない)によつて所要速度で回転駆動されると共
に、DCモータの如き適宜の駆動源(図示してい
ない)によつて所要速度でx方向に往復動せしめ
られる。 図示の半導体ウエーハ切断装置においては、保
持手段4が第1図に実線で示す位置乃至その近傍
である供給及び排出域に存在している間に、上記
供給手段(図示していない)によつて保持手段4
上にウエーハ2が載置される。次いで、後に詳述
する如くして、保持手段4の位置を微細に調整す
ることによつて、保持手段4上に保持されたウエ
ーハ2が回転ブレード22に関して所定位置に充
分精密に位置合せされる。しかる後に、保持手段
4がy方向に所定距離前進せしめられて、第1図
に2点鎖線で図示する如く、保持手段4及びその
上面に保持されたウエーハ2が回転ブレード22
に隣接する切断開始域に位置付けられる。次い
で、回転ブレード22を回転せしめると共にx方
向に移動せしめてウエーハ2が回転駆動されてい
る回転ブレード22の作用を受けるようにする切
断移動と、ウエーハ2の表面に存在する直線状領
域8の間隔d+w(第2図)だけ保持手段4をy
方向に移動する所謂インデツクス移動とを交互に
遂行し、かくしてウエーハ2をその表面に存在す
る直線状領域8b(又は8a)に沿つて切断する。
次に、保持手段4をその中心軸線20を中心とし
てθ方向に90度移動せしめ、次いで上記切断移動
と上記インデツクス移動を交互に遂行し、かくし
てウエーハ2をその表面に存在する直線状領域8
a(又は8b)に沿つて切断する。しかる後に、
保持手段4がy方向に所定距離後進せしめられ
て、保持手段4が上記供給及び排出域に戻され
る。次いで、保持手段4から切断されたウエーハ
2が、それ自体は公知の形態でよい適宜の排出手
段(図示していない)によつて保持手段4から排
出され、そして上記供給手段(図示していない)
によつて保持手段4上に次のウエーハ2が載置さ
れる。回転ブレード22によるウエーハ2の切断
は、当業者には周知の如く、ウエーハ2の厚さ全
体に渡つてではなくて極く僅かだけ非切断厚さを
残留せしめて遂行し、かくして上記矩形領域10
(第2図)が完全には分離されないようになすこ
とができる(この場合には、後に若干の力を加え
て非切断残留部を破断せしめることによつて上記
矩形領域10が完全に分離され、かくしてチツプ
が生成される)。或いは、ウエーハ2の裏面に予
め粘着テープを貼着しておいて、ウエーハ2を厚
さ全体に渡つて切断しても上記矩形領域10が
個々に分離されないようにせしめてもよい(この
場合には、後に粘着テープを剥がすことによつて
上記矩形領域10が完全に分離され、かくしてチ
ツプが生成される)。 第1図を参照して更に説明を続けると、図示の
具体例においては、保持手段4が上記供給及び排
出域に存在する時に保持手段4及びその表面に保
持されたウエーハ2の上方に位置する静止拡大光
学手段26と、この拡大光学手段26に光学的に
接続された撮像手段28とが配設されている。図
示の拡大光学手段26は、x方向に適宜の間隔、
例えば40mm程度、を置いて位置する2個の入光開
口30a及び30bを有する双眼顕微鏡から構成
されている。従つて、保持手段4上に保持された
ウエーハ2の表面の、x方向の所定間隔を置いた
2個の部分の画像が、上記入光開口30a及び3
0bを通して拡大光学手段26に入力され、所要
倍率で拡大されてスプリツト画像として撮像手段
28に送られる。拡大光学手段26による拡大
は、例えば20倍程度でよい。所望ならば、拡大倍
率を段階的に或いは連続的に変更せしめることが
できる可変倍率拡大光学手段を用いることもでき
る。撮像手段28は、撮像した画像に応じて、x
−yマトリツクス配列画素の濃度を示すアナログ
信号を出力することができるものであれば任意の
形態のものでよいが、固体カメラ、特にx−yマ
トリツクス配列された複数個の撮像素子、例えば
CCD、CPD又はMOS、を有する固体カメラ、か
ら構成されているのが好ましい。図示の具体例に
おいては、撮像手段28は、256×256個のマトリ
ツクス配列されたCCDを有する固体カメラから
構成されている。256×256個のCCDのうちの左
半分に位置する128×256個のCCDには、拡大光
学手段26の左側入光開口30aに入光された画
像が入力され、右半部に位置する残りの128×256
個のCCDには、拡大光学手段26の右側入光開
口30bに入光された画像が入力される。256×
256個のCCDの各々は、それに入力された画像の
濃度(gray level)に応じた電圧を有するアナロ
グ信号を出力する。256×256個のCCDを有する
固体カメラには、撮像した画像の実際の濃度に応
じて出力アナログ信号の利得を自動的に調整する
それ自体は公知の自動ゲイン調整手段(図示して
いない)が付設乃至内蔵されているのが好都合で
ある。 撮像手段28に関連して設けられている種々の
電子的乃至電気的手段を図式的に示すブロツク線
図である第3図を参照して説明すると、撮像手段
28の出力アナログ信号はA/D(アナログ・デ
ジタル)変換手段32に入力され、A/D変換手
段32は、入力されたアナログ信号を、例えば8
ビツト(従つて28=2562段階)でよい多値デジタ
ル信号に変換する。そして、かかる多値デジタル
信号は、画像フレームメモリ34に送給されてそ
こに記憶される。図示の具体例における画像フレ
ームメモリ34は、少なくとも256×256×8ビツ
トの記憶容量を有し、従つて、上記撮像手段28
を構成する固体カメラにおける256×256個の
CCDに入力された256×256個の画素の濃度に
夫々対応する256×256個の8ビツト多値デジタル
信号を記憶することができるRAMから構成され
ている。 図示の具体例においては、上記画像フレームメ
モリ34には、複数個のRAMを内蔵したマイク
ロプロセツサでよい中央処理ユニツト(CPU)
36を介して、全体を番号38で示す非パターン
マツチング式位置検出手段が接続されている。 図示の非パターンマツチング式位置検出手段3
8は、演算処理手段40と直線状領域検出手段4
2とを含んでいる。演算処理手段40は、微分処
理回路44、閾値処理回路46及びパリテイチエ
ツク処理回路48を有する。かかる演算処理手段
40は、操作者の選択に応じて、3つのモード、
即ち微分演算処理及び閾値処理モード、単純閾値
処理モード、並びに閾値処理及びパリテイチエツ
ク処理モードのいずれかに従つて、上記画像フレ
ームメモリ34に記憶されている上記多値デジタ
ル信号を演算処理して2値デジタル信号を生成す
る。そして、演算処理手段40によつて生成され
た上記2値デジタル信号は、中央処理ユニツト3
6に内蔵されているRAMに記憶される。直線状
領域検出手段42は、上記2値デジタル信号に基
いて、直線状領域8a(又は8b)の少なくとも
片側縁を検出し、かくして直線状領域8a(又は
8b)の相対的位置を検出する。而して、演算処
理手段40と直線状領域検出手段42とを含む非
パターンマツチング式位置検出手段38は、上記
昭和58年特許願第162031号明細書及び図面におい
て詳細に説明されている通りの形態でよく、それ
故に、非パターンマツチング式位置検出手段38
の構成及び作用効果の詳細については、上記昭和
58年特許願第162031号明細書及び図面に委ね、本
発明細書においては説明を省略する。 図示の具体例においては、陰極線管(CRT)
から構成されているのが好都合である表示手段5
0も設けられている。この表示手段50は、切換
手段(図示していない)の手動操作に応じては、
上記A/D変換手段32が出力する多値デジタル
信号、上記中央処理ユニツト36に内蔵されてい
るRAMに記憶されている上記2値デジタル信
号、或いは後述するキーパターンメモリに記憶さ
れている信号等に対応する画像を選択的に可視表
示する。図示の表示手段50においては、その左
半部には上記拡大光学手段26の左側入光開口3
0aから撮像手段28に入力される画像に関連し
た画像が、その右半部には上記拡大光学手段26
の右側入光開口30bから撮像手段28に入力さ
れる画像に関連した画像が、夫々、例えば総倍率
として260倍程度に拡大して表示される。 上記画像フレームメモリ34には、上記中央処
理ユニツト36を介して、キーパターンメモリ5
2及びパターンマツチング式位置検出手段54も
接続されている。 RAMから構成することができるキーパターン
メモリ52は、保持手段4上に保持されたウエー
ハ2が所定位置にある時の、ウエーハ2の表面の
特定領域のパターン即ちキーパターン及びかかる
キーパターンの位置を示す信号を記憶する。キー
パターンメモリ52への信号入力方式の一例につ
いて説明すると、次の通りである。キーパターン
メモリ52へ信号を入力する際には、保持手段4
上にサンプルウエーハ2を載置し、次いでx方向
移動源14、y方向移動源16及びθ方向移動源
18を手動によつて適宜に作動せしめて保持手段
4を移動せしめ、保持手段4上のサンプルウエー
ハ2を上記拡大光学手段28に関して所要位置に
手動位置付けする。かかる手動位置付けの際に
は、上記A/D変換手段32が出力する多値デジ
タル信号を上記表示手段50が可視表示する状態
にせしめ、上記表示手段50に表示されている画
像を観測し、かくして、例えば、第4図に図式的
に示す如く、サンプルウエーハ2の表面における
直線状領域8aの中心線が上記表示手段50の表
示画面における横方向中心線即ちx−x線に実質
上合致するようにサンプルウエーハ2を位置付け
る。次いで、上記表示手段50の表示画面におけ
る左半部と右半部との各々において、夫々、カー
ソル55を特定領域56L及び56Rに手動位置
付けする。カーソル55、従つてカーソル55に
よつて指定される特定領域56L及び56Rは、
例えば32×32個の画素に対応(従つて撮像手段2
8における32×32個のCCDに対応)した寸法を
有する正方形でよい。カーソル55によつて指定
される特定領域56L及び56Rは、顕著な特徴
を有する領域、例えば直線状領域8aと直線状領
域8bとの交差部における領域であるのが好まし
い。しかる後に、上記画像フレームメモリ34に
記憶されている多値デジタル信号のうちの、上記
特定領域56L及び56R内に存在する32×32=
1024個の画素に対応する信号を、キーパターンメ
モリ52へ送給して記憶する。同時に、表示手段
50の表示画面における上記特定領域56L及び
56Rの位置(即ちx座標及びy座標)を示す信
号も、キーパターンメモリ52へ送給して記憶す
る。かくして、キーパターンメモリ52には、上
記特定領域56L及び56Rのパターン即ちキー
パターンを示す多値デジタル信号が記憶されると
共に、キーパターンの位置を示すx座標及びy座
標信号が記憶される。 好適具体例においては、上述した通りのキーパ
ターン記憶操作の後に、副キーパターン記憶操作
が遂行される。この副キーパターン記憶操作にお
いては、上記表示手段50の表示画面における左
半部と右半部との各々において、夫々、カーソル
55を上記特定領域56L及び56Rとは別個の
適宜の領域、即ち副特定領域58L及び58Rに
手動位置付けする。しかる後に、上記キーパター
ン記憶操作の場合と同様にして、副特定領域58
L及び58Rのパターン即ち副キーパターンを示
す多値デジタル信号をキーパターンメモリ52に
記憶する。そしてまた、副キーパターンの位置を
示すx座標及びy座標信号をキーパターンメモリ
52に記憶する。 上述したキーパターン記憶操作及び副キーパタ
ーン記憶操作が終了すると、θ方向移動源18を

付けるための移動制御手段64が設けられてい
る。かかる移動制御手段64は、上記非パターン
マツチング式位置検出手段38による直線状領域
8a(又は8b)の相対的位置の検出に応じて移
動手段12を作動せしめ、かくしてウエーハ2の
一次位置付けを遂行し、しかる後に上記パターン
マツチング式位置検出手段54による直線状領域
8a(及び8b)の相対的位置の検出に応じて移
動手段12を作動せしめ、かくしてウエーハ2の
二次位置付けを遂行することが重要である。 第7−A図乃至第7−C図は、移動手段64に
よる位置合せフローチヤートの一例を示してい
る。第7−A図を参照して説明すると、ステツプ
m−1においては、撮像手段28に入力されてい
る2個の画像、即ち拡大光学手段26の左側入光
開口30aから撮像手段28に入力される画像と
拡大光学手段26の右側入光開口30bから撮像
手段28に入力される画像とのいずれか一方、例
えば拡大光学手段26の左側入光開口30aから
撮像手段28に入力される画像において、非パタ
ーンマツチング式位置検出手段38が直線状領域
8aを検出することができるか否かが判断され
る。保持手段4上へのウエーハ2の載置位置誤差
等に起因して上記画像内に直線状領域8aが存在
せず、或いは印刷不良等に起因して撮像されてい
る画像において直線状領域8aが局部的に消失し
ており、従つて非パターンマツチング式位置検出
手段38が直線状領域8aを検出することができ
ない場合には、ステツプm−2に進み、中央処理
ユニツト36がy方向移動量を設定する。このy
方向移動量は、直線状領域8aの間隔dよりも小
さい適宜の値、例えば300μm程度でよい。次い
でステツプm−3に進行し、保持手段4及びこれ
に保持されたウエーハ2の現時点でのy方向位置
に上記y方向移動量が加算される。次に、ステツ
プm−4に進行し、y方向の加算移動量と間隔d
とが比較される。そして、間隔dの方が大きい時
(y方向の移動が複数回繰返された後に更にy方
向移動量が加算されると、間隔dの方が小さくな
る)には、ステツプm−5に進行し、移動制御手
段64がy方向移動源16を作動せしめて、保持
手段4及びこれに保持されたウエーハ2を上記y
方向移動量だけy方向に移動せしめる。そして、
上記ステツプm−1に戻る。上記ステツプm−4
において、間隔dの方が小さい時、即ちy方向移
動量を複数回加算することによつてy方向の加算
移動量よりも上記間隔dの方が小さくなり、従つ
て更に保持手段4及びこれに保持されたウエーハ
2を上記y方向移動量だけy方向に移動せしめた
ならばy方向の合計移動量が上記間隔dを越える
時には、ステツプm−6に進行し、中央処理ユニ
ツトに内蔵されているx方向移動カウンタを1だ
け加算し、次いでステツプm−7に進行し、x方
向移動カウンタの計数値が4になつていないか否
かを判断(即ちx方向移動が既に3回繰返された
か否かを判断)する。そして、x方向移動カウン
タの計数値が4になつていない場合には、ステツ
プm−8に進行し、上記移動制御手段64がx方
向移動源14を移動せしめて、保持手段4及びこ
れに保持されているウエーハ2を、例えば170μ
m程度でよい所定量だけx方向に移動せしめる。
次いで、ステツプm−9に進行し、y方向移動が
逆転に設定(即ち、それまではy方向の移動が正
方向に遂行されていたならば、以後は負方向に遂
行されるように設定)される。そして、上記ステ
ツプm−3に進行する。かような次第であるの
で、図示の具体例においては、直線状領域8aを
検出できない場合には、第2図に矢印66で例示
する如く、保持手段4及びこれに保持されたウエ
ーハ2をy方向及びx方向に所謂ジグザグ状に移
動(x方向への移動は最大で3回)せしめて、直
線状領域8aの検出が繰返されることが理解され
よう。 上記ステツプm−1において、非パターンマツ
チング式位置検出手段38が直線状領域8aを検
出する場合には、ステツプm−10に進行し、撮像
されている画像におけるy方向中心(即ち第4図
に図示するx−x線)と直線状領域8aの中心と
の間にずれ即ち偏差が存在するか否かが判断され
る。そして、上記偏差が存在する場合には、ステ
ツプm−11に進み、移動制御手段64がy方向移
動源16を作動せしめて上記偏差分だけ保持手段
4及びこれに保持されたウエーハ2をy方向に移
動せしめ、かくして直線状領域8aを撮像されて
いる画像におけるy方向中心に位置せしめる。し
かる後に、ステツプm−12に進み、撮像手段28
に入力されている2個の画像の他方においても、
換言すれば撮像手段28に入力されている2個の
画像の双方において、非パターンマツチング式検
出手段38が直線状領域8aを検出するか否かが
判断される。直線状領域8aがx−x線(第4
図)に対して比較的大きな角度で傾斜しているこ
と等に起因して、上記2個の画像の他方において
直線状領域8aが存在せず、それ故に、非パター
ンマツチング式位置検出手段38が上記2個の画
像の双方において直線状領域8aを検出すること
ができなかつた場合には、ステツプm−13に進
み、2個の画像の一方において検出される直線状
領域8aの、x方向に対する傾斜角度を検出す
る。かような傾斜角度の検出は、保持手段4及び
これに保持されているウエーハ2をx方向に所定
距離だけ少なくとも1回移動せしめ、移動前にお
ける直線状領域8aのy方向位置と移動後におけ
る直線状領域8aのy方向位置との差に基いて好
都合に検出することができる。図示の具体例の場
合は、3点チエツク方式が採用されており、移動
前の画像における直線状領域8aのy方向位置
と、x方向駆動源14を作動せしめて保持手段4
及びこれに保持されたウエーハ2をx方向に例え
ば2mm程度でよい所定距離移動せしめた後におけ
る直線状領域8aのy方向位置と、そして更にx
方向駆動源14を作動せしめて保持手段4及びこ
れに保持されたウエーハ2をx方向に更に上記所
定距離移動せしめた後における直線状領域8aの
y方向位置との、3個のy方向位置の差に基い
て、上記傾斜角度を検出している。かようにして
上記傾斜角度を検出すると、ステツプm−14に進
行し、検出された傾斜角度に応じてθ方向粗整合
が遂行される。即ち、検出された傾斜角度に応じ
て、移動制御手段64がθ方向移動源18を駆動
せしめて保持手段4及びこれに保持されたウエー
ハ2をθ方向に移動、即ち中心軸線20(第1
図)を中心として回転せしめ、これによつて直線
状領域8aがx−x線(第4図)とほぼ平行にせ
しめられる。かようなθ方向粗整合を遂行する
と、容易に理解される如く、撮像手段28に入力
される2個の画像の双方に直線状領域8aが存在
するようになる。上記ステツプm−12において、
上記2個の画像の双方において、非パターンマツ
チング式位置検出手段38が直線状領域8aを検
出する場合には、ステツプm−15に進行する。そ
して、このステツプm−15においては、例えば位
置合せすべきウエーハ2の特性に応じて操作者が
適宜に選択することができる2つの位置合せ手順
のいずれが選択されているかが判断される。即
ち、非パターンマツチング式位置検出手段38に
よる直線状領域8aの相対的位置の検出に基く一
次位置付けを更に続行すべきか、或いは非パター
ンマツチング式位置検出手段38による直線状領
域8aの相対的位置の検出に基く一次位置付けを
終了して、パターンマツチング式位置検出手段5
4による直線状領域8a及び8bの相対的位置の
検出に基く二次位置付けに移行すべきかが判断さ
れる。前者が選択されている場合には、ステツプ
m−16に進み、撮像手段28に入力される上記2
個の画像の夫々において非パターンマツチング式
位置検出手段38が検出する直線状領域8aのy
方向の位置が整合しているか否かが判断される。
容易に理解される如く、直線状領域8aが充分精
密にx方向に平行せしめられていない場合には、
x方向に所定間隔を置いて離隔する2個の画像の
夫々において検出される直線状領域8aのy方向
位置に相異が存在する。かような相異が存在する
場合には、ステツプm−17に進み、充分に精密な
θ方向整合が遂行される。即ち、上記相異に応じ
て、移動制御手段64がθ方向移動源18を作動
せしめて保持手段4及びこれに保持されたウエー
ハ2をθ方向に移動せしめ、かくして直線状領域
8aが充分精密にx方向と平行にせしめられる。
しかる後にステツプm−18に進み、中央処理ユニ
ツト36は、撮像されている画像におけるy方向
中心(即ち第4図に図示するx−x線)と直線状
領域8aの中心との間にずれ即ち偏差が存在する
か否かを判断する。そして、上記偏差が存在する
場合には、ステツプm−19に進み、移動制御手段
64がy方向移動源16を作動せしめて上記偏差
分だけ保持手段4及びこれに保持されているウエ
ーハ2をy方向に移動せしめ、かくして直線状領
域8aを撮像されている画像におけるy方向中心
に充分精密に位置せしめる。しかる後に、ステツ
プm−20に進み、移動制御手段64がy方向移動
源16を作動せしめて、保持手段4及びこれに保
持されているウエーハ2を、直線状領域8aの間
隔d(第2図)だけy方向に移動せしめる。次い
で、ステツプm−21に進み、再び、撮像手段28
に入力される2個の画像の双方において、非パタ
ーンマツチング式位置検出手段38が直線状領域
8aを検出するか否かが確認される。保持手段4
及びこれに保持されたウエーハ2のy方向への移
動量は直線状領域8aの間隔dである故に、通常
の場合は上記2個の画像の双方において非パター
ンマツチング式位置検出手段38が直線状領域8
aを検出する。しかしながら、印刷不良等に起因
して上記2個の画像の双方において非パターンマ
ツチング式位置検出手段38が直線状領域8aを
検出することが確認し得なかつた場合には、ステ
ツプm−22に進み、移動制御手段52がx方向移
動源14を駆動せしめて、保持手段4及びこれに
保持されたウエーハ2をx方向に、例えば200μ
m程度でよい所定距離移動せしめ、しかる後に、
ステツプm−23に進み、上記2個の画像の双方に
おいて非パターンマツチング式位置検出手段38
が直線状領域8aを検出するか否かが再び確認さ
れる。上記ステツプm−21又はm−23において、
上記2個の画像の双方において非パターンマツチ
ング式位置検出手段38が直線状領域8aを検出
することが確認されると、ステツプm−24(第7
−B図)に進行し、以後は、パターンマツチング
式位置検出手段54による直線状領域8a及び8
bの相対的位置の検出に基く二次位置合せが遂行
される。 第7−B図を参照して説明すると、ステツプm
−24においては、撮像手段28に入力される2個
の画像の一方(或いは双方)において、例えば拡
大光学手段26の左側入光開口30aから撮像手
段28に入力される画像において、パターンマツ
チング式位置検出手段54がキーパターン即ち上
記特定領域56L(第4図)のパターンと同一の
パターンを検出するか否かが判断される。パター
ンマツチング式位置検出手段54がキーパターン
と同一のパターンを検出しない時には、ステツプ
m−25に進行し、中央処理ユニツト36がx方向
移動量を設定する。このx方向移動量は、直線状
領域8bの間隔dよりも小さい適宜の値、例えば
300μm程度でよい。次いで、ステツプm−26に
進行し、保持手段4及びこれに保持されたウエー
ハ2の現時点でのx方向位置に上記x方向移動量

に戻る。上記ステツプm−27において、間隔dの
方が小さい時、即ちx方向移動量を複数回加算す
ることによつてx方向の加算移動量よりも上記間
隔dの方が小さくなり、従つて更に保持手段4及
びこれに保持されたウエーハ2を上記x方向移動
量だけx方向に移動せしめたならばx方向の合計
移動量が上記間隔dを越える時には、ステツプm
−29に進行する。このステツプm−29において
は、中央処理ユニツトに内蔵されているy方向移
動カウンタを1だけ加算し、次いでステツプm−
30に進行し、y方向移動量カウンタの計数値が2
になつていないか否かを判断(即ちy方向移動が
既に1回遂行されたか否かを判断)する。そし
て、y方向移動カウンタの計数値が4になつてい
ない場合には、ステツプm−31に進行し、移動制
御手段64がy方向移動源16を作動せしめて、
保持手段4及びこれに保持されているウエーハ2
を、直線状領域8aの間隔dだけy方向に移動せ
しめる。次いで、ステツプm−32に進行し、x方
向移動が逆転に設定(即ち、それまではx方向の
移動が正方向に遂行されていたならば、以後は負
方向に遂行されるように設定)される。しかる後
に、上記ステツプm−24に戻る。かような次第で
あるので、上記ステツプm−24においてパターン
マツチング式位置検出手段54がキーパターンと
同一のパターンを検出しない場合には、上記ステ
ツプm−1乃至m−9の場合と略同様に、保持手
段4及びこれに保持されたウエーハ2をx方向及
びy方向に所謂ジグザグ状に移動(y方向への移
動は1回のみ)せしめて、キーパターンと同一の
パターンの検出が繰返し遂行される。 而して、上記ステツプm−23から上記ステツプ
m−24へ進行した時点においては、既に非パター
ンマツチング式位置検出手段38による直線状領
域8aの相対的位置の検出に基く充分に精密な一
次位置合せが終了している故に、非パターンマツ
チング式位置検出手段38の誤検出等の極めてま
れな場合を除き、上記ステツプm−24において
は、パターンマツチング式位置検出手段54はキ
ーパターンと同一のパターンを直ちに検出する。
そして、パターンマツチング式位置検出手段54
がキーパターンと同一のパターンを検出する場合
には、ステツプm−33に進行し、撮像されている
画像におけるy方向中心(即ち第4図に図示する
x−x線)と直線状領域8aの中心との間にずれ
即ち偏差が存在するか否かが判断される。そし
て、上記偏差が存在する場合には、ステツプm−
34に進行し、移動制御手段64がy方向移動源1
6を作動せしめ、かくして直線状領域8aを撮像
されている画像におけるy方向中心に充分精密に
位置せしめる。しかる後に、ステツプm−35に進
行し、移動制御手段64がx方向移動源14を作
動せしめて、保持手段4及びこれに保持されてい
るウエーハ2を、直線状領域8bの間隔dだけx
方向に移動せしめる。次いで、ステツプm−36に
進行し、撮像手段28に入力される2個の画像の
一方(又は双方)において、パターンマツチング

の90度回転が既に遂行されたか否かが判断され
る。上記90度回転が未だ遂行されていない場合に
は、ステツプm−40に進行し、移動制御手段64
がθ方向駆動源18を作動せしめて、保持手段4
及びこれに保持されたウエーハ2を90度回転せし
める。次いで、ステツプm−41に進行し、移動制
御手段64がx方向駆動源14及びy方向駆動源
16を作動せしめ、中央処理ユニツト36に内蔵
されているRAMに(或いはキーパターンメモリ
52に)記憶されている上記回転変位信号、即ち
キーパターン記憶操作の際のサンプルウエーハを
90度回転せしめた後のx方向及びy方向移動量に
対応する移動量だけ、保持手段4及びこれに保持
されたウエーハ2をx方向及びy方向に移動せし
める。かくして、第5図に図示する上記特定領域
60L及び60Rのキーパターン(並びに副特定
領域62L及び62Rの副キーパターン)と同一
のパターンが撮像手段28に入力される画像内に
存在することを確保する。しかる後に、上記ステ
ツプm−24に戻る。而して、上記ステツプm−40
