信頼性を向上できる。

のエピタキシヤル層を堆積形成した基板を用いて
も良い。

エミツタ端子19間に6Vの電圧を印加した時に、
従来の半導体装置ではリーク電流ICEXが1mA前
後に分布しているのに対し、本発明の半導体装置
では約1μmに分布しており、リーク電流ICEXを1/
100程度に低減できることがわかる。これによつ
て、パワーロスに伴なう発熱を問題とならない程
度に改善できた。
