【発明の詳細な説明】 〔発明の利用分野〕 本発明は、電子部品の製造方法に係り、特に、絶縁基板
面に形成された酸化物からなる透明電極上にスパツタリ
ング法によつて酸化物の絶縁層を形成する場合に適用で
きる電子部品の製造方法に関する。

例を第2図に示す。ガラス基板1上に透明電極(IT
O,SnO等)2が形成されている。この上に第1の
絶縁層3として、SiO,Al23,Y23,Ta2
5,SrTiO3等のペロブスカイト型酸化物、あるい
はBaTa2等のタングステンブロンズ型酸化物が
0.1〜1.0μmの層厚で、電子ビーム蒸着法あるい
はスパツタリング法によつて形成されている。この上に
は、活性剤としてMn,TbF,SmF,TmF
等が適量添加されたZnSからなる発光層4が0.2〜
1.0μm程度の層厚で、電子ビームあるいはスパツタ
リングによつて形成されている。さらにこの上に、第2
絶縁層5として、前記第1絶縁層3と同様な物質が形成
されており、その上にAl,AuまたはITO,SnO
等の背面電極6が形成されている。

このような構成からなるEL素子において、上下の電極
2,6間に200V前後の交流電圧を印加し、前記発光
層4によるEL発光を得る。ところが、電極2,6間の
距離(厚さ)は、2つの絶縁層2,5と発光層4を合わ
せても1μm程度であるため、200V前後の電圧でも
電界強度に換算すれば10V/cmオーダとなり、これ
は絶縁層2.5及び発光層4の絶縁破壊強度と同レベル
の強電界になる。また、絶縁層2,5はコンデンサ的作
用すなわち発光層界面へ電荷を蓄積させる働きをするも
のであるから、材料として比誘電率の大なるものの方が
印加電圧を効率的に発光層へ加えられる、このため、絶
縁破壊耐圧が大でかつ比誘電率も大なる高品質な絶縁層
材料の適用が望まれる。

考えられるが、これを高品質に形成する方法としては高
周波スパツタリング法が有効である。しかし、現状の問
題点として、透明電極2上に第1絶縁層3として酸化物
をこのスパツタリング法で形成すると、電極が黒化し光
の透過率が低下してしまうため、EL素子として使用で
きないという問題があることが判明した。この原因は透
明電極であるITO(In23+SnO2)あるいはS
nO中の酸素がスパツタリング中に抜けてしまい、金
属Inあるいは金属Snが出現するからであると考えら
れている。このため、例えば酸素を多量に添加するなど
絶縁層のスパツタ条件を適当に制御して解決しようとす
る提案がなされているが、条件の制御が困難であつた
り、あるいは絶縁膜特性が必ずしも最良でなかつたり、
材料によつては黒化現象が回避できないという場合もあ
つた。このような黒化現象の発生は、例えばテレビジヨ
ン学会技術報告Vol.7,No.34,P.21でも指摘され
ている。

形成すると、この時における透過率は80%以下に低下
して黒化現象が生じる。

本発明の目的は、このような事情に基づいてなされたも
のであり、スパツタリング法によつて形成する酸化膜を
絶縁層とし形成しても酸化物からなる透明電極層に黒化
現象が生じさせることのない電子部材の製造方法を提供
するにある。

このような目的を達成するために、本発明は、絶縁基板
面に形成された酸化物からなる透明電極上にスパツタリ
ング法によつて酸化物の絶縁層を形成する電子部材の製
造方法において、 前記スパツタリングを行なう際に、前記透明電極を0あ
るいは正電位に保持するようにしたものである。

において、前記透明電極に−20Vから+50Vの範囲
の電位を印加してそれぞれ形成された電子部品のそれぞ
れの透明電極の波長5800Åにおける光透過率を調べてみ
ると第1図のような結果がでることが判明する。第1図
は横軸にアースに対する基板電位、縦軸に波長5800Åに
おける光透過率をとつている。このグラフから判かるよ
うに、アースに対する基板電位が0V以下である場合、
光透過率は80%以下であり、0V以上になると80%
以上の光透過率が得られ、それらの効果の違いは0Vを
境にして段差的に変化する。

〔発明の実施例〕Example of Invention

以下、本発明による電子部材の製造方法の一実施例を説
明する。

(実施例1) 絶縁層を形成するスパツタリングターゲツト材料とし
て、SrTiO3焼結体を用いた。反応ガスとしてAr
+10%Oを使用し、ガス圧20mTorr、基板温
度400℃の条件で、基板の電位をアースに対し−20
Vから+50Vまで変化させて、高周波スパツタリング
を行なつた。このようにして透明電極ITO上にSrT
iO3の絶縁層を5000Åの厚さに形成した後、透過率を
測定した。波長5800Åにおける透過率を、アースに対す
る電位をパラメータとしてプロツトした結果を第1図に
示す。基板のガラスの透過率を100%としているが、
透過率80%以下では目視によれば黒化しているので、
電位を+10V以上にすれば効果が出ていることがわか
る。

た。このようにすると、高周波を印加した時、基板表面
に自己バイアス電位が発生する。測定によればアースに
対し+20V程度バイアスされていることがわかつた。
この条件でSiOを2000Å形成したところ、透過率9
5%で黒化現象は生じなかつた。

行なつて検討したが、いずれの場合にも、透明電極表面
電位が正に+10V以上バイアスされている場合には透
過率が低下することはなかつた。
