ものである。BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention makes probe light incident on the surface of a crystal thin film in a growth process such as epitaxial growth of a multilayer crystal film made of two or more kinds of substances, and observes the surface of the grown crystal thin film from the reflected light. More particularly, the present invention relates to an in-situ observation method for observing optical interference on the surface of a grown crystal thin film to obtain information for grasping and controlling the crystal growth.

Description of the Related Art When growing a single crystal on a semiconductor substrate by an epitaxial growth method, an in-situ observation method for observing the crystal growth elementary process is an important analysis means for understanding the mechanism of crystal growth, and at the same time, It can be used as a control means that enables control of crystal growth and device structure creation in real time.

The applicable pressure range of the epitaxial growth chamber is limited by the mean free path of electrons, and cannot be applied under the pressure conditions such as the metal organic chemical vapor deposition method (hereinafter referred to as MOVPE method).

This is a method in which linearly polarized light is vertically incident on the surface of the grown crystal thin film and the optical anisotropy caused by the structure of the surface is differentially detected from the reflected light. According to this method, unless light absorption in the gas phase becomes remarkable,
In-situ observation is possible without being restricted by the degree of vacuum and pressure range in the epitaxial growth chamber.

Further, the RDS method requires a complicated optical system for its implementation mechanism, and thus has a problem in stability against mechanical noise and the like.

である。On the other hand, as an in-situ observation method that can be applied regardless of the presence or absence of anisotropy on the surface of the grown crystal thin film,
A surface light absorption method (hereinafter referred to as SPA method) has been proposed in recent years. In this SPA method, as shown in FIG. 5, while the semiconductor substrate 1 is placed in an epitaxial growth chamber (not shown) and heated to a predetermined temperature by a heater (not shown), the epitaxial growth method is performed on the surface of the substrate 1. The source gas of the crystal to be grown is supplied to the surface of the crystal 2 that has grown on the surface of the substrate 1, and p-polarized light 3 having an energy of 2 to 5 eV from the outside (a plane including the optical axis and the electric field vector). Linearly polarized light perpendicular to the surface of crystal 2)
The incident angle θ is set to a Brewster's angle or an angle close thereto, and the reflected light 4 is detected by the photoelectric conversion element 5. Reference numeral 6 is an amplifier, and 7 is a signal processing / diffracting device.

である。As shown in FIG. 6, the Brewster's angle is the incident angle when the reflectance when p-polarized light is the incident light is the minimum value. In this way, the lowest reflectance is shown because the contribution of the real part of the refractive index, which occupies the main part of the reflectance of the semiconductor host (internal) crystal, disappears, and as a result,
This is because the change in the light absorption coefficient on the surface of the grown crystal thin film, that is, the change in the reflectance due to the change in the imaginary part of the refractive index appears significantly. In other words, the reflected light from the host crystal is reduced.

Therefore, in this SPA method, the detected reflected light becomes a signal that more accurately indicates the state of the surface of the grown crystal with a high S / N, and therefore the detection of the source gas molecule adsorption, thermal decomposition, desorption, etc. You can know the mechanism.

The method A reduces the influence of reflection from the host crystal by making p-polarized light incident at Brewster's angle, and changes the light absorption coefficient on the surface of the grown crystal thin film, that is, the reflectance with the change of the imaginary part of the refractive index. It detects changes.

It becomes difficult to detect rate changes.

That is, the wavelength range of light that can be used here is limited to the range in which light absorption occurs, and therefore, light having energy higher than the band gap of the crystal is often used.

In particular, if the wavelength of the probe light is set to a wavelength range where light is not absorbed in the growth crystal film, or if the film is thin enough to cause interference in the growth crystal film even if light absorption occurs, the growth crystal film Changes in the real part of the refractive index of one layer of atoms / molecules on the surface can be detected. At this time, it is possible to obtain an interference reflected light intensity signal (reflectance signal) that changes or reverses polarity depending on the grown film thickness due to optical interference on the growth surface. This interference reflected light intensity signal is unique to this invention.

Is an explanatory view thereof, in the case where the epitaxial growth layer 12 is grown on the upper surface of the semiconductor substrate 11 with a crystal different from the crystal of the semiconductor substrate 11 (heteroepitaxial growth system).
About. Here, when the probe light 13 is incident, the reflection due to this is generated not only from the surface 12b of the ultrathin film (one layer of atoms or molecules) 12a of the grown crystal surface but also from the hetero interface 14, and is detected as reflected light. Is the interference light 15. Note that, although FIG. 1 also shows the reflected light from the interface between the grown crystal surface ultrathin film 12a and the film immediately below it, it is the reflected light from the hetero interface 14 that produces a large interference effect.

It is undergoing a phase change. Therefore, when the reflected light from the growth crystal thin film surface 12b and the reflected light from the hetero interface 14 mutually interfere, the phase change generated in the growth crystal surface ultrathin film 12a affects the interference itself and the intensity of the interference reflected light is increased. It causes a change in (reflectance).

FIG. 2 is an explanatory diagram thereof, in which, when the source gases A and B for heteroepitaxial growth are alternately supplied, the real part of the refractive index of the film of the atomic / molecular single layer deposited by supplying the source gas A is n A. And n A <n B , where n B is the real part of the refractive index of the film of one layer of atoms and molecules deposited by supplying the source gas B. Further, the intensity (reflectance) of the interference reflected light from the outermost surface layer immediately after the growth with the raw material gas A is R A, and the intensity of the interference reflected light from the outermost surface layer immediately after the growth with the raw material gas B is R B. .

This vibration occurs because an optical path difference occurs between the reflected light on the surface of the grown crystal thin film and the reflected light on the hetero interface. The vibration waveforms 16a and 16b of the interference reflected light intensities R A and R B show changes in the interference reflected light intensity with respect to the growth film thickness, and the deviation between the vibration waveforms in the growth film thickness direction is as follows. The real part of the refractive index of the grown crystal surface ultra-thin film corresponds to the raw material supply,
It reflects the change between n A and n B.

Since the alternation occurs as shown in b, this state is detected as the reflected light intensity in a certain grown thin film. The left and right enlarged views shown in the upper part of FIG. 2A schematically show the interference reflection light intensity detected based on the above mechanism together with the raw material supply sequence. In this way, the interference reflected light intensity alternates for each supply of raw material, and R A and R B appear alternately. This alternately appearing characteristic curve is a signal (SPI signal) actually obtained by measurement.

It is a thing. Therefore, light in a wider wavelength range can be selected as a probe as compared with the conventional SPA method described above. In addition, since the phase change is determined by the real part of the refractive index of the grown crystal surface ultrathin film, it is possible to observe the crystal growth elementary process even when light that hardly contributes to absorption is used. Therefore, if the probe light is set to a wavelength region where light absorption does not occur and only the phase change is detected, the growth system to be observed has little influence from the measurement system. In addition, since the SPI method detects the intensity of reflected light (reflectance), the application of the observation method is not limited by the presence or absence of anisotropy on the surface of the grown crystal.

The point to be noted in this experiment is that He—N which is the probe light rather than the band gap (2.67 eV) of ZnSe.
This is that the photon energy (1.96 eV) of the e-laser light is sufficiently small and the probe light is hardly absorbed in the epitaxial growth layer.

The incident angle of the probe light on the surface of the grown crystal thin film is arbitrary. Furthermore, the polarization of the probe light is arbitrary such as p-polarized light, s-polarized light and circularly polarized light. In addition, if this probe light is modulated, it will be affected by external noise (noise light + mechanical
The influence of (including electrical noise) can be reduced, but its modulation method is also arbitrary. Furthermore, it goes without saying that this in-situ observation method can also be applied to crystal growth of a multilayer film composed of two or more kinds of substances. In this way, the present observation method is a method that can realize in-situ observation of the crystal growth surface with high accuracy without being greatly restricted by the measurement system.

る。As described above, the present invention has the following effects. First, since the change in the interference reflection light intensity (reflectance) on the surface of the grown crystal is detected, the crystal growth elementary process can be observed regardless of the presence or absence of anisotropy on the surface of the grown crystal. Secondly, since the change in the intensity of the interference reflected light is due to the interference of the reflected light generated on the surface of the growing crystal, both the real part and the imaginary part of the refractive index on the surface of the growing crystal are detected at the same time (especially, the real part). Change is important) and is suitable for in-situ observation of one layer of molecule / atom in heteroepitaxial growth. Thirdly, for the same reason, light in a wider wavelength range can be used as a probe, and thus light in a wavelength range that does not contribute to light absorption and does not affect the growth elementary process can be selected. Fourthly, since the obtained signal of the intensity of interference reflected light has a characteristic of polarity reversal, it can be used for, for example, measurement of a grown crystal film thickness and the like, and the information can be fed back to film thickness control and the like.
