The present invention relates to a thin film forming apparatus, and more particularly, to a thin film forming apparatus with improved support of a target plate suitable for forming a large area thin film using a magnetron sputtering method. Regarding

There is a great need for a sputtering device as an excellent method for forming a thin film, and in particular, a sputtering device using a high frequency magnetron system with a high film forming speed is widely used.

The sputtering device is a device that can be widely used regardless of whether it is a metal or a non-metal, but it is different in the case of a magnetic material. That is, in the magnetron sputtering method, a magnetic field must be formed on the surface of the target plate 21, which is the base material for film formation, as shown in FIG. However, as shown in FIG. 5B, when the target plate 22 is a magnetic material, most of the magnetic field forming magnetic flux passes through the inside of the target plate 22.
The leakage magnetic field formed on the surface of 22 becomes extremely weak as shown in FIG. 5 (b).

Therefore, a method of increasing the strength of the magnet for forming a magnetic field or a method of thinning the target plate is considered to increase the leakage magnetic flux on the surface of the magnetic material target.

However, there is a limit in magnet performance even if the magnet strength is increased. That is, if the target plate is made thin, there is a problem in strength. Therefore, the backing plate which is a reinforcing plate must be made thick, but if the packing plate is made thick, the magnetic field is weakened. Further, if the backing plate is eliminated, the strength of the target plate against the pressure of the cooling water will be insufficient.

On the other hand, as disclosed in JP-A-58-177468, a target plate made of a magnetic material is divided into a plurality of thin oblique pieces, and oblique small pieces made of a non-magnetic material are inserted and bonded between the oblique small pieces. It has been proposed that the laminated shape facilitates formation of a leakage magnetic field on the surface of the target plate.

However, since nonmagnetic materials other than the film-forming material are also sputtered, they are regarded as impurities, and no consideration has been given to the influence on the purity and composition ratio of the film-forming material.

Further, as in Japanese Patent Laid-Open No. 59-179784, the method of fixing the central portion of the target plate to the backing plate can make the target plate thin, but the backing plate is unavoidable, and the target plate has this thickness. The magnetic flux arriving at was drastically demagnetized and was not considered in terms of magnetic material. In particular, when it comes to a large-area target, the cooling water pressure becomes extremely large, and the packing plate is inevitably thicker and larger.

The above-mentioned conventional technology, with respect to the magnetic material, also withstands water pressure, and for forming a strong leakage magnetic field on the surface of the target plate, the structure of the thin and strong target plate is not sufficiently considered, In particular, the large-area target plate structure used in a large-area film forming apparatus, which has been growing remarkably in recent years, has a problem in strength.

The present invention has been made in view of the above points, and an object thereof is to provide a large-area target plate, and even without a backing plate, not to worry about the influence of impurities, of course, cooling water. The above object is to provide a cathode holder and a target for supporting the target plate inside and outside an etching region of a target plate made of a magnetic material that is directly supported on the same surface as the magnetic field generating means supported by the cathode holder. This is achieved by providing a mounting hole for fixing to the plate and fixing the target plate to the cathode holder with a screw or a bolt through the fixing mounting hole.

In the configuration of the present invention, since the packing plate for cooling and fixing the target plate is eliminated and the leakage magnetic flux between the magnet and the target plate is reduced, the leakage magnetic field on the target plate surface can be strengthened and the stress on the target plate can be reduced. Therefore, the plate thickness can be reduced.

The plasma electrons revolve around the leakage magnetic field 10 and the ions ionized by collision with the electrons collide with the target plate 1 by the high frequency electric field to sputter the target plate 1. Then, a film is formed on the surface of the substrate 3 arranged on the surface substantially facing the target plate 1.

However, when the backing plate is used to increase the leakage magnetic flux density as in the present invention, the target plate 1 is directly water-cooled. However, a 50 cm x 50 cm target plate 1
When cooled with a cooling water pressure of 2 kg / mm 2 G, the total pressure applied to the target plate 1 reaches 7.5 tons. Therefore, a large shearing force is applied to both sides of the thin target plate 1, and the central portion has insufficient strength against bending stress.

According to the present invention, the backing plate is removed, and a projection-like holding portion from the cathode holder 2 is provided at a portion corresponding to the inside of the target etching area 11 to fix the fixing screw or the bolt.
By fixing at 14, the stress applied to the target plate 1 can be reduced and the cooling water pressure can be endured even without the backing plate. An O-ring groove for vacuum sealing and an O-ring 15 for shielding the cooling water from the surrounding vacuum are used for the projecting holder. The fixing screws or bolts 14 are made of the same material as the target plate 1, and are fixed as shown in FIG. 1 (b) or FIG.
