まで検査することはできないことを本発明者は見い出し

Claims (6)

手段と、 多数個の撮像素子を少なくとも3個を1組としてこれを

してなり、前記分光手段により分光された各色光が投射
されるカラーセンサと、 前記半導体ウェーハ上の1つの素子パターンについての
それぞれの撮像素子からの検出信号を各分光色毎に記憶
するメモリと、 前記半導体ウェーハ上の前記素子パターンとは別の素子
パターンについてのそれぞれの撮像素子からの各分光色
毎の検出信号と、前記メモリ内に記憶された信号とを各
分光色毎に比較する比較器と、 当該比較器の出力に基づいて前記素子パターンを構成す
る薄膜の干渉色から素子パターンの欠陥を検出する判定
処理器とを有することを特徴とするパターン検査装置。1.
