Abstract

【特許請求の範囲】[Claims] 【請求項1】 シリコン層の活性表面を露出するための
清浄化工程の後に、該活性表面に対して半導体不純物元
素を含んだガスを供給するとともに、該シリコン層を
600℃より高温に加熱することにより、80原子%以
上の半導体不純物元素と、5原子%以上のシリコン元素
とからなる不純物膜を該活性表面に形成することを特徴
とする半導体装置の製造方法。
