A conventional configuration will be described with reference to FIGS. 2 to 5 by taking a liquid crystal display panel as an example. Mounting of the driving ICI on the liquid crystal display panel is performed on the TAB tape 2 by a well-known method, TAB (tape automatic bonding) method, as shown in FIG. 2, and as shown in FIG. Bonding is performed with a known bonding agent 3. Here, regarding the bonding agent 3,

Recently, devices that display characters or images by using a display panel that applies liquid crystal or EL have been rapidly increasing. This is because these display panels have an excellent feature that they can be made thin and have a low cost. However, in order to realize clear images and high definition, it is necessary to increase the number of scanning lines formed on these display panels. Increasing the number of scanning lines means increasing the number of drive electrodes of the display panel in proportion. The increase in the number of drive electrodes results in an increase in the number of drive ICs for driving the display panel.

Therefore, when considering the improvement of the performance of liquid crystal display panels, inevitably the number of joints between the driving IC and the display panel increases, and the pitch of the joint electrode group becomes smaller, reducing the joint reliability. Not only that, but it has a great impact on the implementation cost and is a major obstacle to practical use.

Then, when we investigated the factors that could not improve the performance of the display panel by the conventional method, we found the following as the biggest factor. That is, the flexible printed wiring board 6 used for connection, or the organic film 8 used for the TAB (tape automatic bonding) tape 2,
It was found that the thermal expansion was largely different from that of the electrode glass 9 used in the display panel. With respect to the coefficient of thermal expansion, the electrode glass 9 has α G = 4.0 × 10 −6 , and the organic film 8 has α f = 2.2 × 10 −5 . Since this coefficient is different by one digit, the thermal stress applied to the electrical joint is large, and the structure in which electrical connection is achieved by simple contact is not within the range of stress that can be endured. Furthermore, in order to improve the performance, the joining pitch is narrowed and the contact area per wire is reduced.

When an anisotropic conductive adhesive is used, it is bonded to the electrode glass 9 which is the substrate of the liquid crystal display panel by a thermocompression bonding method. As described above, the organic film such as polyimide of the TAB tape 2 is used. 8 and the electrode glass 9 such as soda-based glass or quartz glass differ greatly in coefficient of thermal expansion, so that strain is already generated at the joint portion during thermocompression bonding. This strain remains as residual stress in the joint portion even after the joint and reduces the reliability. With respect to this residual stress, the maximum stress applied to the joint was trial calculated with a model sample by the finite element method. Results are shown in FIG.

It can be seen that there is a large difference depending on the thickness of the organic film 8 of the TAB tape 2, and it can be seen that the thinner the organic film 8 has the smaller residual stress. At the same time, it can be inferred that the residual stress in the joint portion when the organic film 8 is not present is extremely small. It is considered that the same stress as this is further applied when the temperature is cold.

It was also investigated how the reliability of the junction resistance with the electrode glass 9 changes depending on the thickness of the organic film 8. The test method was a thermal cycle test, and the thickness of the organic film 8 was 75 μm and 25 μm, and 0 μm in the figure of FIG. Yes,
Details are shown in FIG. The film 8 used in this TAB tape 2 has a thickness of 125 μm. The results are shown in Fig. 7.

As can be seen from FIG. 7, the thickness of the organic film 8 is 0 μ.
The junction resistance is most stable in the overhang portion, that is, the state where the junction electrode 11 projects from the organic film 8. It can be seen that the overhang structure is the most excellent structure.

Next, we investigated how this overhang structure and other structures can withstand and withstand stress. As an evaluation method, strain was generated by applying bending stress to the joint portion. A 1.6 mm thick glass-epoxy copper clad laminate is gold-plated on the entire surface, and a flexible printed circuit board plated with tin and the TAB tape 2 at the overhanging part are joined with an anisotropic conductive adhesive 10. hand,
As shown in FIG. 8, pressure is applied to distort the joint between the glass epoxy, the TAB tape 2 and the flexible printed circuit board 6. Then, the change in the junction resistance at the point A was observed, and the strain amount when the junction resistance became 10 times or more the initial value (open) was measured. The results are shown in FIG.

In FIG. 8, the thickness of the organic film 8 is 25 μ,
In the case of 0 μ (ocher hang part), the open resistance of the junction resistance due to the bending fracture of the glass epoxy is also included, so the open strain value is also close. However, if the breaking strain of the glass-epoxy was larger, the difference between the 25μ and the oher hang portion would have become more prominent.

Further, in this bending stress, as shown in FIGS. 15 and 16, the tape having the overhang structure is the TAB tape 2
The bending of the junction electrode 11 on the side relieves the stress applied to the junction. 15 and 16 are sketches of samples.

This means that the smaller the joining pitch, the greater the effect of stress relaxation. (This is because the bonding electrode 11 becomes thinner and the bending strength becomes weaker.) See FIG.

Further, the plane distance between the electrode glass 9 and the organic film 8 is important as a role of relieving stress (FIGS. 15A and 16B), and this size is the thickness of the bonding electrode 11,
It has a lot to do with the width. If the bonding electrode 11 is thick, it may be large, and if it is thin, it may be small. In the case of TAB tape with a copper foil thickness of 35μ, if A and B are 0.5 mm or more, there is almost no problem and reliability can be secured.

On the other hand, in the TAB tape 2 to which the drive-like IC 1 is inner lead bonded, the organic film 8 is a polyimide (Kapton) film with a thickness of 125μ, and the copper foil pattern 14 as the conductive layer is 35μ thick and is on the surface. Is plated with 0.5 μm tin. Further, the bonding electrode 11 which is an extension of the copper foil pattern 14 serves as an overhang portion and is exposed so as to project to the left end side from the film 8 in FIG.

Next, the procedure will be briefly described with reference to FIG. First, dust and dirt on the joint between the electrode portion of the overhang portion of the TAB tape 2 and the electrode portion of the electrode glass 9 are removed, and the sheet-shaped anisotropic conductive adhesive 10 is applied to the electrode on the electrode glass 9. 12 is pasted or applied with a roll or a press. Next, the bonding electrode 11 of the TAB tape 2 is aligned with the electrode 12. When the alignment is completed, pressure bonding is performed by the non-bonding heating tool 16. As shown in FIG. 1, since the heating tool 16 directly presses the bonding electrode 11 from above and the lower surface of the electrode glass 9 is placed on the tool receiver, the bonding electrode 11 is strongly pressed by the anisotropic conductive adhesive 10 and is different. Is a large number of metal particles mixed in the anisotropic conductive adhesive 10 deformed?
Since the lower surface of the bonding electrode 11 fits into the lower surface, its electrical connection is ensured.

In FIG. 1, an end portion 8a of the film 8 is provided at the tip of each bonding electrode 11 for connecting the bonding electrodes. The end portion 8a may be laterally connected to the film 8 (on the right end side in FIG. 1) or may be separated and separated. This end portion 8a is an anisotropic conductive adhesive 10
It is placed on a plane that is off. Figures 15 and 16 show
The overhang portion 15 is shown, and the lower end thereof is not provided with the end portion 8a as shown in FIG. 1, but the bonding electrode 11 may be extended downward and the end portion 8a of the film 8 may be formed at the lower end thereof. . In that case, the end 8a may be connected to the upper film 8 on both sides, or may be separated. In this case, 8a is formed below so as not to overlap the anisotropic conductive adhesive 10 in a plane.

In FIG. 14, if a further explanation is added to the difference between the conventional method and the method of the present invention, the present invention is
11 is directly pressed by the pressure-bonding tool, the conventional method is that the organic conductive film 8 is present between the bonding electrode 11 and the pressure-bonding tool, so that the anisotropic conductive adhesive 10 That is, the metal particles are not sufficiently crushed by being sufficiently pressurized.
According to the method of the present invention, the electrode glass 9 is sufficiently crushed, and the distance between the electrode glass 9 and the bonding electrode 11 is reduced to, for example, 4
