Claims (1)
器内に収納された多角柱状のターゲットホルダであっ
て、その軸方向に区分された複数のターゲット固定領域
を有していて各ターゲット固定領域における複数の側面
にそれぞれターゲットを固定可能なものと、このターゲ
ットホルダを真空容器外から、360度を同ホルダの側面
の数で割った角度ずつ段階的に回転させるターゲットホ
ルダ回転機構と、前記ターゲットホルダの各側面にそれ
ぞれ固定されていて、同時にイオンビームが照射される
もの同士が互いに異種である複数のターゲットと、前記
ターゲットホルダの各ターゲット固定領域内の特定位置
の側面に固定されているターゲットに向けてイオンビー
ムをそれぞれ照射するものであってターゲット固定領域
と同数のイオン源と、前記真空容器内に設けられてい
て、前記イオンビームが照射される複数のターゲットか
らそれぞれスパッタされる粒子が基板に入射するように
同基板を保持する基板ホルダと、この基板ホルダを真空
容器外から回転させる基板ホルダ回転機構とを備えるこ
とを特徴とするイオンビームスパッタ装置。1.
