スト層の厚さを薄くすることでフォトリソグラフィ工程
での焦点深度が向上し、微細なパターン形成が可能にな
ること、(3)ポリシリコン層(又はチタンシリサイド
/ポリシリコン積層)をパターニングする際には、エッ
チングマスクとしてのチタンナイトライド/チタンシリ
サイド積層(又はチタンナイトライド層)の厚さが薄い
ので、ドライエッチング時のマイクロローディング効果
が低減され、寸法精度が向上することなどの効果が得ら

より前記チタンナイトライド層及び前記チタンシリサイ
ド層の積層をパターニングして該積層の一部を残存させ
る工程と、 前記レジスト層を除去した後、前記積層の残存部をマス
クとするドライエッチング処理により前記ポリシリコン
層をパターニングすることにより該ポリシリコン層の一
部を残存させる工程とを含み、 前記ポリシリコン層の残存部と前記チタンシリサイド層
の残存部と前記チタンナイトライド層の残存部との積層
を電極用又は配線用の導電層として用いる導電層形成

の残存部と前記チタンナイトライド層の残存部との積層
を電極用又は配線用の導電層として用いる導電層形成
