ある。

【従来の技術】図1は、投影式の半導体露光装置の中で
最も良く用いられる縮小レンズを用いた縮小投影露光装
置のアライメント装置の従来例を示したものである。縮
小投影露光装置では、レチクル1のパターンは、投影レ
ンズ2を介し、ウエハ3上に1ないし数チップずつ露光
され、ウエハステージ4をステップアンドリピート駆動
することにより、ウエハ全面の露光を完了するものであ
るが、レチクルのパターンとウエハのパターンをアライ
メントする必要がある。この例ではレチクル・アライメ
ント光学系5により、レチクルを初期位置にセットした
あと、ウエハ・アライメント検出光学系により、レチク
ルのパターンとウエハのパターンを縮小レンズ2を介し
てアライメントする。ウエハアライメント検出光学系
は、ミラー6とリレー・レンズ7、拡大レンズ8、可動
スリット9、光電子増倍管10、及びアライメント用照

【課題を解決するための手段】本発明は、上記目的を達
成するために、露光光と異なる波長のアライメント照明
光を、基板ステージに設置された被露光基板上に形成さ
れたアライメントマークに対して静止させた状態で該ア
ライメントマークに照射し、前記基板ステージを前記投
影レンズの光軸に直角なX,Y軸方向に微動させて前記
アライメントマークからの反射光を投影レンズを通して
第1の受光手段で受光して検出されるアライメントマー
クの位置を基準位置に位置合わせし、該位置合わせされ
た被露光基板上に前記露光光によりマスク上に形成され
た回路パターンを前記投影レンズにより露光する投影式
アライメント方法において、前記露光光とほぼ同じ波長
の光において前記投影レンズにより結像関係にある前記
基板ステージに設けられた基準プレート上のターゲット
マークの光と前記マスク上に形成されたアライメントマ
ークの光とを第2の受光手段で受光して検出し、前記基
板ステージまたはマスクを載置したマスクステージを前

クの光とを受光して検出する第2の受光手段と、前記基
板ステージまたはマスクを載置したマスクステージを前
記投影レンズの光軸に直角なX,Y軸方向に微動させて
前記第2の受光手段で検出されたマスク上のアライメン
トマークと前記ターゲットマークとを相対的に位置合わ
せを行い、該位置合わせさせた状態で前記ターゲットマ
ークに対して静止された前記アライメント照明光を前記

の反射光を前記投影レンズを通して第1の受光手段で受

は、前記投影式アライメント装置において、前記第1の
受光手段と第2の受光手段とを、各照明光の波長におい
て結像関係に配置させた異なる光電変換手段で構成した
ことを特徴とする。また本発明は、前記投影式アライメ
ント装置において、前記第1の受光手段と第2の受光手
段とを、各照明光の波長において結像関係に配置させる
べく光路長変更手段を有し、同じ光電変換手段で構成し
たことを特徴とする。

的に説明する。図9は、本発明の基本構成を示す実施例
である。検出系の途中にアライメント用照明光の波長の
光(例えば、e線,He−Ne線)のみ反射する波長選
択ミラー26が設けられ、ファイバー11から露光光と
同じ波長(例えば、g線,h線,i線)で光を照射する
と、レチクル1のパターンとウエハステージ4上の基準

検出される検出波形の中心位置を、この仮想原点X,Y

ト方法において、前記露光光とほぼ同じ波長の光におい
て前記投影レンズにより結像関係にある前記基板ステー
ジに設けられた基準プレート上のターゲットマークの光
と前記マスク上に形成されたアライメントマークの光と
を第2の受光手段で受光して検出し、前記基板ステージ
またはマスクを載置したマスクステージを前記投影レン
ズの光軸に直角なX,Y軸方向に微動させて前記第2の
受光手段で検出されたマスク上のアライメントマークと

する第2の受光手段と、前記基板ステージまたはマスク

出されたマスク上のアライメントマークと前記ターゲッ
トマークとを相対的に位置合わせを行い、該位置合わせ
させた状態で前記ターゲットマークに対して静止された
