【発明の詳細な説明】
【0001】
【産業上の利用分野】本発明はマイクロメカニカルデバ
イスに関するものであり、更に詳細には互いに接触する
要素を有するそのようなデバイスと、そのような接触要
素の固着を防止するための方法とに関する。
【0002】
【従来の技術】電気−機械技術分野での最近の進展は、
各種メカニカルデバイスの超小型化にある。そのような
デバイスの代表的なものは、小型のギア、レバー、およ
びバルブである。これら”マイクロメカニカル”デバイ
スは、しばしば電気的な制御回路とともに、集積回路技
術を利用して作製される。一般的な用途としては加速度
計、圧力センサー、およびアクチュエーターが含まれ
る。別の1つの例として、マイクロメカニカル反射性画
素から空間光変調器が構成される。
【0003】マイクロメカニカル空間光変調器の1つの
型はデジタル・マイクロミラーデバイス(DMD)であ
って、それは変形可能なミラーデバイスと呼ばれること
もある。DMDは小型の傾くことのできるミラーを数百
または数千個含むアレイを有する。DMDへ入射する光
は各ミラーによって選択的に反射されないか、もしくは

ある固着である。そのような要素が互いに固着してしま
うと、そのデバイスは適正な動作をしなくなってしま
う。

素間の固着を防止するためにこれまで取られてきた方法
は、着地電極およびミラーの表面にコーティングを施す

vices)”と題する米国特許出願第08/216,
194号には、ポリマー材料の層を用いる方法が述べら
れている。また、”マイクロメカニカルデバイス用のP
FPEコーティング(PFPE Coatings f
or Micro−Mechanical Devic
es)”と題する米国特許出願第08/239,497
号(ケース番号TI−18478)には、過フルオロポ
リエーテル材料の層を用いる方法が述べられている。更
に、単分子層(モノレーヤー)が接触する要素間の摩擦
を低減でき、それにより固着の可能性を減らすことがで
きることが発見された。”DMD用の低リセット電圧プ
ロセス(Low Reset Volatge Pro
cess for DMD)”と題する米国特許出願第
07/823,580号は蒸着法によってモノレーヤー
を形成する方法について述べている。これらの特許出願
はすべてテキサスインスツルメンツ社に譲渡されてい
る。

【発明の概要】本発明の1つの特徴は、相対的に移動す
る要素を有し、その要素の部分同士が互いに接触し、そ
の後その接触面において互いに固着してしまうような型
のマイクロメカニカルデバイスを改善することである。
前記改善点は、接触する表面の少なくとも一方の上に形
成される自己組立(self−assemble)式の
単分子層(モノレーヤー)を含んでいる。このモノレー
ヤーは前駆物質を含む前駆物質溶液から形成され、前記
前駆物質はその前駆物質と被覆すべき表面とに関する配
位化学の見地から選ばれるようになっている。配位化学
の例として、被覆すべき表面がアルミニウムを含む場
合、適した前駆物質としてはn−アルカン酸、アルキル
蓚酸、ヒドロキサム酸、ホスホン酸、または硫酸塩があ
る。この前駆物質溶液はまた、溶液の表面エネルギーを
下げるための溶媒を含むことができ、その場合、その溶
媒は不必要な残留物を除去できるようなものに選ぶこと
ができるという付加的な利点も得られる。最後に、この
前駆物質は溶液の表面張力を減らすための表面活性剤を
含むこともできる。

学的にも安定なコーティングを提供するということであ

【実施例】一例として、以下の説明は、しばしば”変形
可能なミラーデバイス”と呼ばれる、一種のマイクロメ
カニカルデバイスである”デジタルマイクロ−ミラーデ
バイス”に関して行う。従来の技術の項で述べたよう
に、DMDの1つの用途として像の形成がある。そこに
おいて、DMDは結像面の方向へ選択的に光を反射させ
るように働く変形可能なミラーのアレイを含んでいる。
DMDによって形成される像は表示システムやノンイン
パクトプリント用として利用できる。光学的ステアリン
グ、光学的スイッチング、および加速度計のような像形
成を含まないDMDのその他の用途も可能である。それ
らの用途のうちのいくつかにおいては、”ミラー”は必
ずしも反射性のものでなくてもよい。そのため、”ビー
ム(梁)”と呼ばれることもある。更に、いくつかの応
用において、DMDはデジタルモードで動作する必要が
必ずしもない。
【0009】一般に、”DMD”という用語は、少なく
とも1つの偏向可能なビームであって、印加される力に
応じてそれが接触する着地電極の上方に空隙を隔てられ
ているビームを有する任意のマイクロメカニカルデバイ
スを含むものとしてここでは使用されている。本発明
は、DMDの製造工程において、ビーム要素の表面およ

れる。

DMDの傾斜ビームと同様に、その他のマイクロメカニ
カルデバイスもその動作中に他の表面と接触することに

を有するであろうため、固着の可能性が生まれてくる。

号、および米国特許出願第08/097,824号には
各種の型のDMDについて述べられている。これらの特
許はすべてテキサスインスツルメンツ社に譲渡されてお
り、ここに参考のために引用する。
【0013】像形成の用途における動作時には、光源が
DMDの表面を照らす。この光をミラー要素10のアレ
イの寸法にほぼ合わせ、またこの光をそれらの方向へ向
けるためにレンズ系を使用してもよい。各ミラー要素1
0は、支柱13に取り付けられた捻りヒンジ12によっ
てサポートされた傾斜ミラー11を有する。それらの支
柱13は基板15上に形成されて、上方へ延びている。
ミラー11は制御回路14の上方に位置している。制御
回路14は基板15上に作製された番地およびメモリ回
路を含んでいる。
【0014】制御回路14のメモリセル中のデータに依
存した電圧が、ミラー11の対向する隅下に位置する2
つのアドレス電極16へ印加される。アドレス電極16
に対して選択的な電圧供給を行うことによって、ミラー
11とそれらのアドレス電極16との間に静電力が生成

ン)または約−10度(オフ)のいずれかへ傾斜させ、

系を通って結像面へ向かう。”オフ”ミラーからの反射
光は結像面からは外れてしまう。結果のパターンが像を
形成する。各像フレームでの、ミラー11が”オン”で
ある時間長がグレイ度を決定する。カラーホイール(c
olorwheel)または3DMD構成を採用するこ
とによって色を加えることができる。

電極16とがコンデンサーを構成する。ミラー11とそ
れのアドレス電極16との間に適切な電圧が印加される
と、その結果静電力(引力または斥力)が生じて、ミラ

あるいは反発アドレス電極16から遠ざける。ミラー1

する膜として定義される。モノレーヤー19は電極17
およびミラー11の表面上にのみ示されているが、後に
述べるように、この堆積工程は必ずしも選択的でなくと
もよく、モノレーヤー19はモノレーヤー19の形成に
関するそれらの表面の取り扱い易さに依存して、その他
の露出面にも形成することができる。
【0018】図3はモノレーヤー19を形成するために
使用される本発明の方法を示す。一例ということで、上
で述べた型のDMDのミラー要素10を1個だけ作製す
る場合について本発明の方法を説明する。一般に本方法
は、ミラー要素10のアレイを有するDMDの作製に対
して、あるいは少なくとも1個の可動要素を有するその
他の任意のマイクロメカニカルデバイスの作製に対して
用いられよう。
【0019】図3の方法は、DMDまたはその他のマイ
クロメカニカルデバイスの接触要素が本質的に作製され
ていると仮定する。従って、ミラー要素10の場合に
は、電極17とミラー11とは図3の方法に先だって作
製されている。
【0020】工程32において、DMDは洗浄されて、
汚染物質が除去される。工程32は、ドライプロセスや
溶液に基づくプロセス等の従来の洗浄方法でよい。
【0021】工程33において、層19を形成するため
の前駆物質分子を含む溶液が準備される。この溶液は前
駆物質の液相堆積に用いられ、自己組立式のモノレーヤ
ー19が得られる。この溶液をここでは”前駆物質溶
液”と呼ぶ。

特許出願第08/268,901号はコーティングすべ
き表面がアルミニウム酸化物または貴金属である場合の
そのような化学の例について述べている。アルミニウム
酸化物表面の場合、それに先行する処理の結果として、
表面は必ずしも純粋な酸化物表面ではない。このよう
な”処理されたアルミニウム酸化物”表面に対して、適
した前駆物質は、アルキル蓚酸、ヒドロキサム酸、ホス
ホン酸、硫酸塩、アミン、およびアルコールである。ア
ルミニウムであれその他の金属であれ、その表面は大気
に曝すことあるいは処理することのために、かなりの量
の酸化物層を含むことが考えられる。前駆物質の種類は
このような金属酸化物と反応するものに選ばれる。理論
上は酸化物の存在しない貴金属表面はその他の前駆物質
種を含む。金表面の場合には、適した前駆物質は硫黄、
リン、あるいは砒素を含むものである。
【0023】この説明の目的のために、上述の前駆物質
の指定は任意の各種過ハロゲン化物(perhalog
enated variant)を含むものとする。例
えば、n−アルカン酸およびホスホン酸は抗接着性およ
び潤滑性を改善するために過フッ素化することができ
る。
【0024】前駆物質溶液は、前駆物質に加えて溶媒を
含むことができる。過フッ素化された溶媒および過フッ
素化されていない溶媒を使用することができる。前者は
表面張力を減ずるためのもので、後者は洗浄のためのも
のである。更に詳細には、過フッ素化された溶媒を使用
することの利点は、脆いマイクロメカニカル部品に損傷
を与える可能性のある毛管力が溶液の低い表面張力のた
めに減じられるということである。そのような溶媒の例
としては、3M社から市販されている製品であるFLU
ORINERTのような過フッ素化された溶媒がある。
その他、トルエンのような、フッ素化されていない溶媒
を用いて自己組立することもできる。このような溶媒を
使用することの利点は、DMDの場合のフォトレジスト
残滓のような、先行の製造工程での不要な残留物を除去
することの手助けとなるということである。コーティン
グすべき表面が、処理されたアルミニウム酸化物である
場合には、適当な溶液として1ミリモルオーダーの濃度
の過フッ素化されたn−アルカン酸がある。
【0025】前駆物質溶液は、前記物質溶液の表面張力
を減じるために表面活性剤を含むこともできる。そのよ
うな表面活性剤の例として、3M社から市販されている
製品のPF5052がある。
【0026】満足できる前駆物質溶液を選ぶ場合に考慮
すべき別のことは、前駆物質分子の結晶化または集合を
避けるべきであるということである。過フッ素化溶媒の
決定はこの要求を満たすように行われた。
【0027】工程34は液相での堆積工程であり、コー
ティングすべき表面が前駆物質溶液中に浸される。典型
的には、この堆積はデバイス全体を溶液中に浸すことに
よって行われる。しかし、少なくともコーティングすべ
き表面を浸すようにする任意の方法でも構わない。図1
および図2に関して上述したように、液相での堆積は必
ずしも空間的に選択的でなくてもよい。電極17とミラ
ー11の表面以外の表面にモノレーヤー19の層を形成
することが典型的なマイクロメカニカルデバイスの動作
に影響を及ぼすとは考えられない。
【0028】デバイスは前駆物質溶液中に十分な時間長
留められ、自己組立式モノレーヤー19の形成が許容さ
れる。必要な時間は実験的に決定され、また関連する材
料に依存する。一般に、デバイスは前駆物質溶液中に、
少なくともコーティングすべき表面が飽和するのに十分
な時間だけ置かれる。もし前駆物質溶液が低い表面張力
を有するように準備されていれば、必要な時間を越えて
浸しておいても脆いマイクロメカニカル要素が損傷を受
けることはない。
【0029】本発明の1つの特徴は、モノレーヤー19
を形成する液相での堆積がその他のコーティングでの気
相堆積における温度よりも大幅に低い温度で行われると
いうことである。これによってデバイスに対する損傷の
可能性が減る。
【0030】マイクロメカニカルデバイスを前駆物質溶
液から取り出す工程35は、脆いマイクロメカニカル部
品に対する損傷を最小限に留めるようにゆっくり行わな
ければならない。デバイスを類似の溶液から分離するた
めの方法が、テキサスインスツルメンツ社に譲渡され
た”マイクロメカニカルデバイス部品の剥離方法(Me
thod of unsticking compon
ents of micro−mechanical
devices)”と題する米国特許出願第08/26
3,292号(ケース番号TI−18705)に述べら
れている。この出願をここに参考のために引用する。
【0031】実験の結果、浸漬以外の方法でも、モノレ
ーヤー19を自己組立することができることが分かっ
た。例えば、前駆物質を噴霧して得られる小滴をコーテ
ィングすべき表面へ吹き付けることによっても浸漬と同
じような自己組立を実現できる。
【0032】工程34の結果、モノレーヤー19が自発
的に形成される。前駆物質とコーティングすべき表面と
の配位化学のために、化学的結合手が形成されて、前駆
物質分子をこれらの表面へつなぎ止める。前駆物質の分

イトを占有しようとする。

上の自己組立されたモノレーヤー19の分子構造を示

表面としてある。前駆物質分子40の化学的に活性な官
能基は、電極17の表面へ結合する。前駆物質分子40
はファン・デル・ワールス相互作用のために、それら自
身で整列する。分子40のヘッドグループ(head
group)は電極17の表面に結合する。
【0034】電極17の表面と前駆物質との反応は、雰
囲気環境に存在する可能性のある湿気やその他の汚染物
と表面とが反応することを排除する。

Claims (2)

    【特許請求の範囲】
  1. 【請求項1】 相対的に移動する要素を有し、前記移動
    要素の部分同士が互いに接触し、その後、その接触面に
    おいて互いに固着してしまう型の改良されたマイクロメ
    カニカルデバイスであって、 前記接触する表面の少なくとも一方の上に、前駆物質を
    含む前駆物質溶液から形成される自己組立された単分子
    層、を含んでいるデバイス。
  2. 【請求項2】 マイクロメカニカルデバイスの接触要素
    が固着するのを防止する方法であって、 前記接触する要素の少なくとも一方が実質的に作製され
    るように、前記マイクロメカニカルデバイスを少なくと
    も部分的に作製すること、および前記少なくとも一方の
    接触する要素の少なくとも表面を前駆物質を含む前駆物
    質溶液中に浸し、前記前駆物質の分子が前記表面に結合
    して、自己組立されたモノレーヤーを形成するようにす
    ること、の工程を含む方法。
