There was one disclosed in Japanese Patent No. 1183. Such a semiconductor laser has a ridge waveguide type structure, and in order to obtain laser oscillation, a laser mirror (which is synonymous with an end face and is hereinafter referred to as an end face) is usually formed by cleavage to form a laser with a facing cleavage face. A resonator is formed by the end faces and oscillates a laser. The cause of the greatest influence on the deterioration of the semiconductor laser is contamination at the end face portion and optical destruction due to the interface state. Until now, various passivation methods for laser end faces have been proposed in order to suppress deterioration at the end faces, that is, in order to improve reliability, and among them, the method of the above document is included.

Generally, the degree of vacuum can be achieved by a large-scale vacuum device, but the maintenance required to maintain the degree of vacuum is a fairly difficult task.

The cleaved laser element must be moved and rotated to form i, Ge, or Sb). Moreover,
It is almost impossible to cleave and passivate a large number of laser bars at the same time. That is, as described above, it is considered that the device manufacturing time and the device yield are extremely deteriorated because the difficult work which is almost impossible is required in the normally considered range.

FIG. 1 is a diagram showing a part of a passivation process of an end face of a semiconductor laser showing a first embodiment of the present invention. [A] (1) First, cleavage for forming a resonator of a semiconductor laser is performed in air. A general method is used as the cleavage method. For example, a wafer 21 having a laser structure as shown in FIG. 1A is prepared, and as shown in FIG. 1B, the wafer 21 having the laser structure is attached to a tape having a weak adhesive force or cellophane 22, 23. 50 ~ 100 length with a diamond cutter etc. at the cleavage position.
Grooves (scratches) 24 and 25 of μm are formed.

The bar is placed in an ozone-UV cleaner and exposed to an atmosphere of ultraviolet irradiation of ozone by silent discharge for processing. Conventionally, this ozone-UV cleaner is an apparatus developed for the purpose of removing a photoresist and an organic substance in the production of a semiconductor element (IC or the like) using Si. That is, by irradiating ozone generated by silent discharge with ultraviolet rays from a mercury lamp, the removal rate of the photoresist is increased while keeping the wafer damage low, so that the wafer can be used practically. After removing the resist, ozone forms oxides.

However, in irradiating the end face of the laser, the end face is a clean surface as described in the literature of the prior art, and it is considered effective to use a material containing no oxygen. In the present invention, a treatment method of forming an oxide is used. This process removes a large amount of carbon (C) because it is cleaved in the air and because the tape is used.
And organic matter. The thickness of the oxide depends on the treatment time and the treatment temperature, but this time, the treatment was performed at 80 ° C. for 30 minutes. The treatment is performed under the conditions of temperature and time for removing the organic matter and C.

A l 2 O 3 / Si multilayer film is formed by using an ordinary sputtering apparatus or electron beam evaporation apparatus. The laser bar 27 is separated into individual elements and attached to a heat sink and a header.

In addition, this process
Although not considered in the prior art, it was found that the reliability was good despite the fact that the end face was oxidized by ozone and an oxide was formed.
