- 【特許請求の範囲】 1.溶液と当該溶液に含有されるポリマー粒子とからなる液状分散体から膨化ポ リマー粒子を除去する方法にして、 −当該分散体を均質化すること、 −溶液からレジスト粒子を機械的に分離するために、均質化された分散体を、垂 直線に対して傾斜した分離手段上に一様に分布し接触すること、 の各方法ステップを含む方法。 2.溶液が分離後に収集されることを特徴とする請求項1に従う方法。 3.分離手段としてフィルターが用いられることを特徴とする前記請求項のいず れか一項に従う方法。 4.分離手段として平坦又は柱体状のスクリーンが用いられることを特徴とする 前記請求項のいずれか一項に従う方法。 5.分散体が均質化のために一方が他方に入り込むように配置された複数の同軸 穿孔管配列に導かれることを特徴とする前記請求項のいずれか一項に従う方法。 6.溶液が更なる使用のために再び再生され、処理容器に戻されることを特徴と する前記請求項のいずれか一項に従う方法。 7.−導体プレート表面の溶液との接触であって、 -- 一般構造式(R'kN)nCqR''mを有した化合物(ここでR'、 R''=水素、水酸基、又は1〜10の炭素原子を有し置換された或いは置換され ない線状の乃至分岐したアルキル基若しくはアリル基若しくはアラルキル基であ り、k=1又は2で、n、mは1〜5の整数で、当該化合物は少なくとも1個の 炭素・水酸基を含有している) -- 一般構造式(NyR'''w)+(A)-を有したイオン窒素化合物(ここでR''' =水素、水酸基、又は水素原子、ハロゲン原子、酸素原子、窒素原子乃至は硫黄 原子を含有する機能基の群から選択された置換物を備え1〜10の炭素原子を有 し置換された或いは置換されない線状の乃至分岐したアルキル基若しくはアリル 基若しくはアラルキル基であり、A=無機乃至有機アニオンで、yは1〜3の整 数で、wは4〜8の整数である) -- アルカリ乃至アルカリ土類金属水酸化物 を含み、その際、レジスト粒子を含有する分散体が形成されること、 − 前記請求項のいずれか一項に従う方法で分散体からレジスト粒子を分離し、 その際、レジスト粒子が本質的に存在しない溶液が形成されること、 − レジスト粒子が本質的に存在しない溶液と、導体プレートが接触すること、 の各方法ステップを含む、導体プレート表面からレジスト粒子を除去する方法。 8.膨化ポリマー粒子を有した溶液からなる液状分散体から当該 ポリマー粒子を除去するための装置にして、 − 分散体を均質化・分布装置に供給するための手段と、 − 均質化された分散体を分離装置と接触するための均質化・分布装置と、 − 溶液からレジスト粒子を分離するための分離装置と を有してなる装置。 9.均質化・分布装置が分離装置の上方に配置されることを特徴とする請求項8 に従う装置。 10.均質化・分布装置としての、一方が他方に入り込むように配置された複数 の同軸穿孔管配列を特徴とする請求項8又は9のいずれか一項に従う装置。 11.均質化・分布装置が、2本の一方が他方に入り込むように配置された同軸 管からなり、その際、内管が多数の開口を、外管が当該管のジャケットライン上 に配置され本質的に当該管の全長にわたって延在するスリットを穿孔として有す ることを特徴とする請求項8〜10のいずれか一項に従う装置。 12.スリットの位置が分離装置の位置に対して調整可能であることを特徴とす る請求項8〜11のいずれか一項に従う装置。 13.スリットが垂直線に対して約45°から約90°の角度に配置されている ことを特徴とする請求項8〜12のいずれか一項に従う装置。 14.分離装置のスリットが本質的に対向配置されることを特徴 とする請求項8〜13のいずれか一項に従う装置。 15.分離手段としてフィルターを特徴とする請求項8〜14のいずれか一項に 従う装置。 16.分離手段としてスクリーンを特徴とする請求項8〜15のいずれか一項に 従う装置。 17.スクリーンが平坦で、その際、スクリーン面が水平線に対して約35°か ら約85°の角度で傾いていることを特徴とする請求項8〜16のいずれか一項 に従う装置。 18.均質化・分布装置のスリットに対して平行に配置された回転可能な柱体状 スクリーンを特徴とする請求項8〜15のいずれか一項に従う装置。 19.約60μmから約250μmの大きさのメッシュ開口を有するスクリーン を特徴とする請求項8〜18のいずれか一項に従う装置。 20.約75μmから約120μmの大きさのメッシュ開口を有し、約50メッ シュ/cmから約85メッシュ/cmのメッシュ厚を有し、約35μmから約6 5μmの線太さを有したスクリーンを特徴とする請求項8〜19のいずれか一項 に従う装置。 21.導体プレートの被覆除去に用いられる溶液からレジスト粒子を除去するた めに請求項8〜20のいずれか一項に従う装置を用いる法。 22.新しい個々の特徴若しくは全ての特徴又は開示された特徴 の組み合わせを特徴とする請求項1〜17のいずれか一項に従う方法。 23.新しい個々の特徴若しくは全ての特徴又は開示された特徴の組み合わせを 特徴とする請求項8〜20のいずれか一項に従う装置。
