Abstract

端に超音波振動子(図示せず)が固定され、軸周りに揺
動するホーンで、軸は上下動機構(図示せず)により上
下動する。7はホーン6の一端部に軸を上下方向に向け
て固定されたキャピラリ、8はワイヤ9を巻き回したス
プール、10はスプール8から繰り出されたワイヤ9に

示す。この放電電極15は高圧電源(図示せず)に接続
され、キャピラリ7の下端から突出したワイヤ9の先端
との間で放電させ、その際発生する高熱によりワイヤ9
を溶融させ金属ボール(図示せず)を形成する。またこ
の装置には半導体ペレット2上の電極を撮像してボンデ
ィング位置を検出するテレビカメラと画像認識装置など
が付設されるが図示省略している。以下にこの装置の動
作を説明する。先ずガイドレール3上のリードフレーム
1を所定位置で位置決めする。次にワイヤ9をキャピラ
リ7の下端から突出させカットクランパ14でワイヤ9
をクランプした状態で、放電電極15をワイヤ9先端の
下方で水平動させ高電圧を印加し放電させワイヤ9先端
に金属ボールを形成する。次にカットクランパ14を開
放するとワイヤ9はバックテンショナ10によるテンシ
ョンによりキャピラリ7内に引き込まれるが、金属ボー
ルがストッパとなりワイヤ9はキャピラリ7下端で停止
する。そしてXYテーブル4を作動させてキャピラリ7
を半導体ペレット2上の最初のボンディング位置に移動
させ、ホーン6に超音波振動を付与しつつ揺動させてキ
ャピラリ7下端で金属ボールを第1のボンディング位置
に押し付けボンディングする。さらにホーン6を上昇さ
せて、XYテーブル4によりキャピラリ7からワイヤ9
を繰り出しつつキャピラリ7を上昇及び水平動させてリ
ードフレーム1上の第2のボンディング位置に移動させ
る。そしてホーン6を揺動させキャピラリ7を下降させ
てその下端でワイヤ9の中間部を超音波振動を付与しつ
つ加圧し接続を完了する。この接続が完了するとキャピ
ラリ7を水平方向にわずかに移動させてワイヤ9を繰り
出し、カットクランパ14を作動させてワイヤ9の引き
込みを防止した状態でキャピラリ7近傍のワイヤを切断
し、第1、第2のボンデイング位置間のボンディングを
完了する。上記動作を残りのボンデイング予定部に対し
て繰り返し一つの半導体ペレットに対するボンディング
作業を完了し、リードフレーム1を1ピッチ移動させて
次の半導体ペレットに対して上記作業を繰り返す。この
キャピラリ7を用いたワイヤボンダはワイヤの引き回し
方向に制約がないためペレット周縁沿って多数の電極を
配列した半導体ペレットの電気的接続に利用される。電
気的接続に用いられるワイヤ9は取り扱う電流によって
その材料や線径が決定されるが、電極数が多く微小電流
を扱う半導体集積回路装置では、例えば直径15μm〜
32μmの細い金線が用いられている。この装置は動作
開始前にスプール8から繰り出したワイヤ9をキャピラ
リ7に挿通しボンディングができる状態にしなければな
らない。そのため先ず、バックテンショナ10の動作を
停止してスプール8から繰り出されたワイヤ9をバック
テンショナ10に通す。そしてバックテンショナ10を
作動させて繰り出されたワイヤ9がたるまないようにし
ておいてガイド部材11に沿ってワイヤの引き回し方向
を変えワイヤ9を垂下させる。さらに、テンションクラ
ンパ13にワイヤ9が挿入できるように押し拡げておい
てワイヤ9を挿入し、ワイヤに9わずかなテンションを
付与した状態で挿通する。カットクランパ14は予め開
放させておきワイヤ9を挿通し、さらにワイヤ9をキャ
ピラリ7に挿通してその先端をキャピラリ7の下端から
突出させた状態でカットクランパ14を作動させてワイ
ヤ9をクランプしワイヤ9がバックテンションによりキ
ャピラリ7から抜けないようにして、動作開始前の準備
を完了する。キャピラリ7は下端の開口径はワイヤ9の
径で決定され、上方に向かって拡径し上端の開口径は1
mm程度に設定されているが、ワイヤ9の挿入作業は素
手あるいは手袋をした状態ではやりにくいため通常はピ
ンセットが用いられる。

【発明が解決しようとする課題】ところでワイヤ9をワ
イヤボンダに装着する上記作業にはピンセットが用いら
れるが、細い金線では、材料自体きわめて柔らかくわず
かな力で変形するため、作業が煩雑である。一方、ワイ
ヤボンデイング作業中に、放電による発熱が小さかった
り、放電時に放電電極とワイヤ先端の位置がずれている
とワイヤ先端の金属溶融が偏りボールの形状も非対称と
なってキャピラリ7の下端で加圧した際に、金属ボール
とワイヤの接続部に応力が集中してワイヤが切断される
ことがあった。また金属ボールの形状は良好であっても
金属ボールの冷却の状態によりワイヤの金属ボールと接
続される部分がもろくなり、ワイヤを引き回すわずかな
力で断線することがあった。ところが、金属ボールを接
続した後はキャピラリ7からワイヤを繰り出すためカッ
トクランパ14は開放されており、ワイヤ9が切断され
ているとバックテンションによりワイヤ先端はキャピラ
リ7内に引き込まれ、さらにカットクランパ14、テン
ションクランパ13、ガイド部材11、バックテンショ
ナ10からワイヤ9が外れ、ボンディング作業を継続で
きなくなることがあった。このようにワイヤ9がその引
き回し経路から外れると設備を停止し再度ワイヤの挿通
作業をする必要があるが、この作業は熟練を要し、熟練
者でも数分の時間を要すことがあり、このような事故の
発生頻度は小さくても設備の設置台数が多い場合には無
視できず、改善が望まれていた。そのため、金属ボール
の成形不良を検出し、バックテンショナの動作を停止さ
せたり、テンションクランパを作動させ、カットクラン
パが開放されてもワイヤがキャピラリから抜けないよう
にしたものがある。(例えば実開平1ー67745号公
報、実開平2ー21737号公報参照) また、キャピラリからワイヤの繰り出し量を一定に設定
して金属ボールが必ず形成されるようにしたものもあ
る。(例えば実開平1ー67745号公報参照)さらに
は、ボンディング動作中の超音波振動の波形からボンデ
ィング状態を判定してボンディング動作を中止させるよ
うにしたものもある。(例えば特開昭62ー23433
8号公報参照) また、ワイヤ先端にボールが形成されたかどうかを検出
し、ボールが形成されていなければボンディング動作を
停止して、ワイヤをボンディングツール先端から繰り出
し、ボールを形成してボンディング処理を継続するよう
にしたものである。(例えば特開昭62−104126

での金属ボールの成形不良、ワイヤ切れを対象にしした
もので、金属ボールが半導体ペレットに接続され、カッ
トクランパが開放された状態でワイヤを繰り出す時の断
線には対応できず、上記課題の解決にはならなかった。

図1及び図2から説明する。図において、図4と同一符
号は同一物を示し重複する説明を省略する。図中、16
はキャピラリ7の上端部近傍でワイヤ9の両側に配置さ
れワイヤ9の有無を検出しワイヤの断線を検出するセン
サで、具体的には光源16aと光センサ16bからな
る。17は支持プレート12の側壁に固定されロッド1
7aを上下に往復動させるシリンダ、18は一端がロッ
ド17aに固定され中間部乃至他端部がホーン6に沿っ
て延びるアーム、19はアーム18の他端に固定され、
可動部がワイヤ9の移動経路を挟んで配置され開閉して
ワイヤ9を挟持するワイヤチャックで、図3に示すよう
にアーム18に固定された固定ブロック19aと可動ブ
ロック19bとを軸19cにより開閉自在に対向させ、
板ばね19dにより外方に弾性力を付与し、通常はワイ
ヤ9の両側で固定ブロック19aと可動ブロック19b
とが離隔した状態にある。19eは固定ブロック19a
に埋設された電磁石、19fは可動ブロック19bに埋
設され電磁石19eと対向した磁気吸着片で、電磁石1
9eが作動することにより固定ブロック19aと可動ブ
ロック19bはワイヤ9を挟持する。このシリンダ1
7、アーム18、ワイヤチャック19はワイヤ再挿機構
20を構成する。以下にこの装置の動作を説明する。こ
の装置の断線検出手段16は装置の動作開始より動作状
態にありキャピラリ7上端部でのワイヤ9の有無を監視
する。また、ワイヤ再挿機構20は電磁石19eが不動
状態でワイヤチャック19を開放しワイヤ9が自由に繰
り出し可能としている。この状態で本発明装置は図4装
置と同様に通常のボンディング作業を行う。そして、ワ
イヤ9が何らかの理由によりキャピラリ7から繰り出さ
れた部分で断線すると、ワイヤの繰出し時にはカットク
ランパ14は開放されているためワイヤ9はバックテン
ショナ10によるバックテンションによってキャピラリ
7内に引き込まれさらに上方に引き上げられ、ワイヤ9
の先端がキャピラリ7の上端から外れる。このようにし
てワイヤ9がキャピラリ7から外れると断線検出手段1
6はワイヤなし信号を発生し、この信号によりワイヤチ
ャック19の電磁石19eに通電されワイヤチャック1
9が作動して切断したワイヤ9の先端部を挟持しワイヤ
が引き上げられるのを停止する。断線検出手段16が作
動しワイヤチャック19が作動するまでの時間はほぼ一
定であるためワイヤチャック19に挟持されたワイヤ9
先端の高さ位置もほぼ一定となる。続いてシリンダ17
を作動させるとアーム18を介してワイヤチャック19
が降下しワイヤ9を引き下げ、ワイヤ9の先端をキャピ
ラリ7の上端開口に近接させる。そして、カットクラン
パ14を作動させてワイヤチャック19上方でワイヤ9
を挟持した後、ワイヤチャック19を開放し、シリンダ
17によりワイヤチャック19を上昇させる。そしてワ
イヤチャック19が上方位置に来ると、再度ワイヤチャ
ック19を作動させてワイヤを挟持し、この挟持が完了
するとカットクランパ14を開放して、再度シリンダ1
7によりワイヤチャック19を降下させる。この動作
は、ワイヤ9の先端がキャピラリ7の下端から突出する
まで繰り返す。そしてワイヤ9のキャピラリ7への再挿
入作業が完了するとカットクランパ14を作動させ、ボ
ンディング作業の初期状態とする。ワイヤの断線の理由
は種々あって、放電ミスによるボール形成不良によるも
のであれば、ボンディング作業は切断を生じた半導体ペ
レットに対して継続して行うことができるが、金属ボー
ルが形成された後の切断の場合には切断を生じた半導体
ペレットへのボンディング作業を中止し次の半導体ペレ
ットからボンディング作業を再開する。このように、本
発明装置はワイヤボンディング作業中に不所望な断線を
しても、自動的にキャピラリ7に再挿入でき、これらの
作業をキャピラリ近傍で開始できるため、数秒乃至数1
0秒の短時間で確実に再挿入できる。また本発明装置は
作業開始前にキャピラリにワイヤを挿通する作業にも適
用でき、未熟練者でも短時間で確実に準備作業ができ
る。したがって、見かけ上の装置の停止がなく、設備の
稼働率を向上できる。尚、本発明は上記実施例にのみ限
定されるものではなく、例えばワイヤ再挿機構20はカ
ットクランパ14とは別に設けるだけでなく、カットク
ランパ14に上下動機構を付設することによりカットク
ランパ14をワイヤ再挿機構20と兼用できる。この場
合には、再挿入するワイヤ9を挟持したカットクランパ
14を開放して持ち替える際に、バックテンショナ10
の強度を調整しテンションクランパ13のテンションと
釣り合うようにすることにより開放されたカットクラン
パ14からワイヤ9が外れることを防止できる。また、
ワイヤ再挿機構20のワイヤチャック19またはワイヤ
再挿機構を兼ねるカットクランパ14の少なくとも下方
にワイヤ9の位置ぶれを規制するワイヤガイドを配置す
ることができる。このワイヤガイドは金属細線などをリ
ング状に成形したものでよく、これにより、ワイヤ先端
を確実にキャピラリ7の上端開口にガイドすることがで
きる。また上記実施例では断線検出手段16は、光源1
6aと光センサ16bを用い、これらをホーン6に固定
したが、ホーン6のキャピラリ7より前方に反射鏡を固
定し、ホーン6の揺動軸部分に反射鏡に光を投射する光
源と反射された光を検出する光センサとを配置してもよ
い。また断線検出手段16によって切断したワイヤ先端
の高さ位置を検出することにより、この高さ位置情報に
基づいて、ワイヤ再挿機構20のワイヤ繰り出し量を設
定することもできる。

てワイヤを繰り出しつつキャピラリを第2のボンディン
グ部に移動させワイヤ中間部をキャピラリ先端で押圧し
て接続した後、ワイヤの外方を切断して第1、第2のボ
ンディング部間をワイヤにて接続するワイヤボンダにお
いて、 ワイヤの不所望な断線を検出する断線検出手段と、断線
検出手段の検出出力に基づいてバックテンショナによっ
て引き上げられるワイヤの先端部近傍をクランプし、ワ
イヤの垂下方向に上下動して、ワイヤ先端部をキャピラ
リに再挿させるワイヤ再挿機構とを備えたことを特徴と
するワイヤボンダ。
